Technology Field
[0001] The present disclosure generally relates to silicon precursor materials, silicon-containing films, and related methods. Background Technology

In some embodiments, volatilization may include, consist of, or essentially consist of heating a container containing the silicon precursor material. In some embodiments, volatilization may include, consist of, or essentially consist of heating the silicon precursor material in a deposition chamber where a chemical vapor deposition process is performed. In some embodiments, volatilization may include, consist of, or essentially consist of heating a conduit for delivering the silicon precursor material, silicon precursor vapor, or any combination thereof, for example, to the deposition chamber. In some embodiments, volatilization may include, consist of, or essentially consist of operating a vapor delivery system containing the silicon precursor material. In some embodiments, volatilization may include, consist of, or essentially consist of heating the silicon precursor material to a temperature sufficient to vaporize it to obtain silicon precursor vapor. In some embodiments, volatilization may include, consist of, or essentially consist of heating to a temperature below the decomposition temperature of at least one of the silicon precursor material, silicon precursor vapor, or any combination thereof. In some embodiments, the silicon precursor material may exist in a gaseous state, in which case step (106) is optional and not mandatory. For example, the silicon precursor material may include, consist of, or essentially consist of silicon precursor vapor.
[0030] Step (108) may include, consist of, or essentially consist of volatilizing at least one co-reactant precursor material to obtain at least one co-reactant precursor vapor. [0031] Step (110) may include, be composed of, or essentially composed of contacting a silicon precursor vapor and at least one co-reactant precursor vapor with a substrate under chemical vapor deposition conditions sufficient to form a silicon-containing film on the surface of the substrate. [0032] At least silicon precursor vapor, at least one type of co-reactant precursor vapor, and the simultaneous contact or simultaneous contact of the substrate can distinguish the chemical vapor deposition (CVD) process disclosed herein from the atomic layer deposition (ALD) process. In atomic layer deposition, the substrate is contacted alternately and sequentially with each vapor phase precursor (e.g., in one or more cycles). For example, a first vapor phase precursor may be contacted with the substrate in a chamber during a first period without the presence of any other vapor phase precursor. When the excess first vapor phase precursor is removed from the chamber, a second vapor phase precursor may be contacted with the substrate in a chamber during a second period without the presence of any other vapor phase precursor. Additional vapor phase precursors may be used, and this process may be repeated in one or more cycles or pulses. In the chemical vapor deposition process disclosed herein, since both vapor phase precursors may be contacted with the substrate simultaneously, they are not contacted alternately and sequentially with the substrate, unlike in the atomic layer deposition process. Accordingly, the contact may not involve the silicon precursor vapor and at least one co-reactant precursor vapor each contacting the substrate alternately. For example, in some embodiments, the contact does not involve the silicon precursor vapor and at least one co-reactant precursor vapor each contacting the substrate sequentially. In some embodiments, the silicon precursor vapor and at least one co-reactant precursor vapor each contacting the substrate alternately and sequentially does not involve the silicon precursor vapor and at least one co-reactant precursor vapor each contacting the substrate alternately and sequentially.
[0033] Chemical vapor deposition conditions may include, consist of, or essentially consist of a deposition temperature. The deposition temperature may be a temperature below the thermal decomposition temperature of at least one of the silicon precursor vapor, at least one co-reactant precursor vapor, or any combination thereof. The deposition temperature may be sufficiently high to reduce or prevent condensation of at least one of the silicon precursor vapor, at least one co-reactant precursor vapor, or any combination thereof. In some embodiments, the substrate may be heated to the deposition temperature. In some embodiments, a chamber or other vessel in which the substrate comes into contact with the silicon precursor vapor and at least one co-reactant precursor vapor is heated to the deposition temperature. In some embodiments, at least one of the silicon precursor vapor, at least one co-reactant precursor vapor, or any combination thereof may be heated to the deposition temperature.
