Abstract

A cold plate for thermally coupling to a heat source includes a housing, at least one main fin set, and at least one auxiliary fin set. The housing is configured to be thermally coupled to the heat source and is provided with at least one inlet, a heat exchange chamber and at least one outlet that are in fluid communication with one another. The heat exchange chamber includes a main heat exchange region and at least one auxiliary heat exchange region. The auxiliary heat exchange region is located downstream of the inlet and upstream of the main heat exchange region, and the outlet is located downstream of the main heat exchange region. The main fin set is disposed in the main heat exchange region of the heat exchange chamber and corresponds to a main heat-generating portion of the heat source having a higher thermal design power. The auxiliary fin set is disposed in the auxiliary heat exchange region of the heat exchange chamber and corresponds to an auxiliary heat-generating portion of the heat source having a lower thermal design power. The main fin set includes a plurality of main fins, and the auxiliary fin set includes a plurality of auxiliary fins, where a density of the auxiliary fins in the auxiliary fin set is greater than that of the main fins in the main fin set.
