Abstract

A radiosensitive linear composition is provided, exhibiting good sensitivity and CDU, and minimal development defects. The radiosensitive linear composition comprises a polymer having: a structural unit (I) containing two or more acid-dissociable groups; and a structural unit (II) containing groups (x) that generate acid upon exposure to radiation.
