A semiconductor device (1) comprising: a substrate (20); and semiconductor assemblies (40, 40A-G) that are configured to be electrically connected together, each of the semiconductor assemblies (40, 40A-G) comprising: a first semiconductor chip (41) that is at least partially between a first surface of the substrate (20) and a second surface of the substrate (20), the first surface facing in a first direction and the second surface facing in a second direction, opposite to the first direction; and a voltage regulator (42) that is on the first surface of the substrate (20), overlaps with the first semiconductor chip (41) in the first direction, and is configured to be electrically connected to the first semiconductor chip (41), the semiconductor device (1) further comprising a cooling plate on the second surface of the substrate (20), wherein the cooling plate comprises liquid channels configured to exchange heat with the substrate (20), and wherein the substrate (20) further comprises a liquid cooling channel (23) below the first semiconductor chip (41) in the second direction.
2. The semiconductor device (1) of claim 1, wherein the substrate (20) comprises a recess (22) and the first semiconductor chip (41) is at least partially in the recess (22).
3. The semiconductor device (1) of claim 1 or 2, wherein the substrate (20) is a wafer-scale substrate or a panel-scale substrate.

The semiconductor device (1) of any one of claims 1 to 3, further comprising at least one redistribution layer, RDL, above the first semiconductor chip (41) in the first direction, wherein the at least one RDL is configured to electrically connect the first semiconductor chip (41) and the voltage regulator (42) of a same one of the semiconductor assemblies (40, 40A-G).
5. The semiconductor device (1) of any one of claims 1 to 4, wherein the substrate (20) further comprises a thermal via below the first semiconductor chip (41) in the second direction.

The semiconductor device (1) of any one of claims 1 to 5, wherein one of the semiconductor assemblies (40, 40A-G) further comprises an interposer (43) between the voltage regulator (42) and the first semiconductor chip (41) of the one of the semiconductor assemblies (40, 40A-G), wherein the interposer (43) is configured to electrically connect the voltage regulator (42) and the first semiconductor chip (41) of the one of the semiconductor assemblies (40, 40A-G).

The semiconductor device (1) of claim 6, wherein the one of the semiconductor assemblies (40, 40A-G) further comprises a second semiconductor chip (45) between the interposer (43) and the first semiconductor chip (41) of the one of the semiconductor assemblies (40, 40A-G), wherein the second semiconductor chip (45) is configured to be electrically connected to the voltage regulator (42) of the one of the semiconductor assemblies (40, 40A-G).

The semiconductor device (1) of any one of claims 1 to 7, wherein the first semiconductor chip (41) of at least one of the semiconductor assemblies (40, 40A-G) is an application-specific integrated circuit, ASIC, chip, a memory chip, a field programmable gate array, FPGA, a processor, or a coprocessor.
9. The semiconductor device (1) of any one of claims 1 to 8, wherein the substrate (20) comprises a glass substrate or a silicon substrate.
10. The semiconductor device (1) of any one of claims 1 to 9, wherein a smallest dimension of the substrate (20), in a plan view of the semiconductor device (1), is equal to or greater than 200 mm.
11. The semiconductor device (1) of any one of claims 1 to 10, wherein a diameter of the substrate (20), in a plan view of the semiconductor device (1), is equal to or greater than 210 mm.
