[0041] Among other colorants, it is preferable to use a yellow colorant. The content of the yellow coloring agent is preferably 10 to 65% by mass, more preferably 15 to 60% by mass, even more preferably 20 to 55% by mass, and even more preferably 25 to 50% by mass, of the total amount of coloring agent (A). The content of the yellow coloring agent is preferably 1 to 40% by mass, more preferably 2 to 35% by mass, even more preferably 5 to 30% by mass, and even more preferably 7 to 25% by mass, based on the total amount of solids in the colored curable resin composition.
[0042] In one embodiment, the coloring agent (A) preferably includes a green coloring agent, a blue coloring agent, and a yellow coloring agent. The content of the green coloring agent, blue coloring agent, and yellow coloring agent may be 100% by mass of the total amount of coloring agent (A), preferably 70-99% by mass, more preferably 80-98% by mass, and even more preferably 85-95% by mass. The content of the green coloring agent, blue coloring agent, and yellow coloring agent is preferably 15 to 65% by mass, more preferably 20 to 60% by mass, even more preferably 25 to 55% by mass, and even more preferably 30 to 50% by mass, of the total amount of solids in the colored curable resin composition.
[0043] Furthermore, it is also preferable to use a purple coloring agent as another coloring agent. The content of the purple coloring agent is preferably 10 to 65% by mass, more preferably 15 to 60% by mass, even more preferably 20 to 55% by mass, and even more preferably 25 to 50% by mass, of the total amount of coloring agent (A). The content of the purple coloring agent is preferably 1 to 40% by mass, more preferably 2 to 35% by mass, even more preferably 5 to 30% by mass, and even more preferably 7 to 25% by mass, based on the total amount of solids in the colored curable resin composition.
[0044] In one embodiment, when the coloring agent (A) contains a blue coloring agent and a purple coloring agent, the content of the blue coloring agent and the purple coloring agent is preferably 70% by mass or more, more preferably 80% by mass or more, even more preferably 85% by mass or more, and even more preferably 90% by mass or more, and may be 100% by mass, based on the total amount of the coloring agent (A).
[0045] If the colored curable resin composition contains a solvent (F), a colorant-containing solution containing a colorant (A) and solvent (F) may be prepared in advance, and then the colored curable resin composition may be prepared using the colorant-containing solution. If the colorant (A) does not dissolve in the solvent (F), for example, if the colorant (A) contains a pigment, the colorant-containing solution can be prepared by dispersing the colorant (A) in the solvent (F) and mixing it. The colorant-containing solution may contain some or all of the solvent (F) contained in the colored curable resin composition.
[0046] The solid content in the colorant-containing liquid is, for example, less than 100% by mass of the total amount of the colorant-containing liquid, preferably 0.01% by mass or more and 99.99% by mass or less, more preferably 0.1% by mass or more and 99.9% by mass or less, even more preferably 0.1% by mass or more and 99% by mass or less, even more preferably 0.5% by mass or more and 90% by mass or less, and particularly preferably 1% by mass or more and 50% by mass or less.
[0047] The content of colorant (A) in the colorant-containing liquid is, for example, 100% by mass or less, preferably 0.1% by mass or more and 50% by mass or less, more preferably 3% by mass or more and 40% by mass or less, and particularly preferably 5% by mass or more and 30% by mass or less, relative to the total amount of solids in the colorant-containing liquid.
[0048] The coloring agent (A) may be subjected to rosin treatment, surface treatment using derivatives into which acidic or basic groups have been introduced, graft treatment of the surface of the coloring agent (A) with polymer compounds, atomization treatment by sulfuric acid atomization method, salt milling method, etc., washing treatment with organic solvents or water to remove impurities, removal treatment of ionic impurities by ion exchange method, etc. The particle size of the coloring agent (A) is preferably substantially uniform.
[0049] The coloring agent (A) can be uniformly dispersed in the coloring agent-containing liquid by dispersing it with a dispersant. When using two or more types of coloring agents (A) in combination, each may be dispersed individually, or multiple types may be mixed and dispersed together.
[0050] Examples of dispersants include surfactants, which may be cationic, anionic, nonionic, or amphoteric. Specifically, examples include polyester-based, polyamine-based, and acrylic-based surfactants. These dispersants may be used alone or in combination of two or more. Examples of dispersants, as trade names, include KP (manufactured by Shin-Etsu Chemical Co., Ltd.), Floren (manufactured by Kyoeisha Chemical Co., Ltd.), Solspers® (registered trademark) (manufactured by Zeneca Co., Ltd.), EFKA® (registered trademark) (manufactured by BASF Ltd.), Adisper® (registered trademark) (manufactured by Ajinomoto Fine Techno Co., Ltd.), and Disperbyk® (registered trademark) (manufactured by Bic Chemie Co., Ltd.), BYK® (registered trademark) (manufactured by Bic Chemie Co., Ltd.).
[0051] When a dispersant is used, the amount of dispersant (solid content) used is usually 1 to 100 parts by mass, preferably 5 to 80 parts by mass, more preferably 10 to 60 parts by mass, and even more preferably 15 to 50 parts by mass, per 100 parts by mass of colorant (A) in the colorant-containing liquid. When the amount of dispersant used is within the above range, a colorant-containing liquid with a more uniform dispersion state (hereinafter sometimes referred to as colorant dispersion or pigment dispersion) tends to be obtained.
[0052] When preparing a colorant-containing solution containing a colorant (A) and a solvent (F) in advance, and then using this solution to prepare a colored curable resin composition, the colorant-containing solution may pre-contain some or all, preferably some, of the binder resin (B) contained in the colored curable resin composition. By pre-containing the binder resin (B), the dispersion stability of the colorant-containing solution can be further improved.
[0053] If the colorant-containing liquid contains a binder resin (B), the amount of binder resin (B) is, for example, 0.1 parts by mass or more and 100 parts by mass or less per 100 parts by mass of colorant (A) in the colorant-containing liquid, preferably 1 part by mass or more and 80 parts by mass or less, more preferably 1 part by mass or more and 60 parts by mass or less, and even more preferably 5 parts by mass or more and 50 parts by mass or less.
[0054] The content of the coloring agent (A) is preferably 1% to 80% by mass, more preferably 10% to 70% by mass, even more preferably 20% to 65% by mass, and even more preferably 30% to 60% by mass, based on the total amount of solids in the colored curable resin composition. When the content of the coloring agent (A) is within the above range, the color density when used as a color filter is sufficient, and the necessary amount of binder resin (B) can be included in the composition, which is preferable because it allows for the formation of a pattern with sufficient mechanical strength. Herein, "total amount of solids" as used herein refers to the amount obtained by subtracting the solvent content from the total amount of the colored curable resin composition. The total amount of solids and the content of each component therein can be measured by known analytical means such as liquid chromatography or gas chromatography.
[0055] <Binder resin (B)> The binder resin (B) contains structural units having multiple aromatic hydrocarbon rings. The binder resin (B) may be an alkali-soluble resin. Alkali solubility refers to the property of dissolving in a developing solution, which is an aqueous solution of an alkali compound. Examples of structures having multiple aromatic hydrocarbon rings include biphenyl structures, aralkyl-benzene structures, aralkyl-naphthalene structures, diphenyl ether structures, diphenyl sulfide structures, diphenylamine structures, terphenyl structures, triphenylamine structures, phenoxyphenoxybenzene structures, and phenoxyphenoxybiphenyl structures.
[0056] The content of structural units having multiple aromatic hydrocarbon rings is 0.70 to 3.0 mmol / g, preferably 0.90 to 2.9 mmol / g, more preferably 1.1 to 2.8 mmol / g, even more preferably 1.3 to 2.7 mmol / g, and even more preferably 1.5 to 2.6 mmol / g, in the total amount of the binder resin and polymerizable compound. When the content of the structural unit satisfies the above range, the pattern shape of the color filter when various colorants such as green colorant, blue colorant, and purple colorant are used tends to be favorable. In particular, when the content is 0.90 mmol / g or more, sufficient reflow property can be obtained and a reverse tapered shape tends to be suppressed even when a resin having a different structural unit is used.
[0057] The content of the structural unit having a plurality of aromatic hydrocarbon rings can be determined, for example, by calculating the average molecular weight (X) of the structural unit from the molecular weight and mole fraction of each constituent unit constituting the binder resin, then calculating the value Y obtained from (the number of moles of the structural unit having a plurality of aromatic hydrocarbon rings in the binder resin) / (the average molecular weight (X) of the structural unit), and calculating from the obtained value Y × the usage amount of the resin / (the usage amount of the resin and the polymerizable compound).
[0058] The colored curable resin composition of the present disclosure includes a binder resin having a specific structure, whereby the pattern shape of the formed color filter can be made favorable. Further, according to the colored curable resin composition of the present disclosure, it is possible to produce a cured film, that is, a color filter, at 150°C or lower.
[0059] <<Binder Resin (Bi)>> The structural unit having a plurality of aromatic hydrocarbon rings is preferably a structural unit represented by formula (I) (may be referred to as structural unit (I) hereinafter). That is, the binder resin (Bi) is preferably a resin having the structural unit (I).

[0119] [ka]

Structural unit (I); 45-90 mol% Structural unit (a); 10-55 mol% It is preferable that it be so.
[0121] The resin [Ki1] can be manufactured, for example, by referring to the method described in the literature "Experimental Methods for Polymer Synthesis" (by Takayuki Otsu, published by Kagaku Dojin Co., Ltd., 1st edition, 1st printing, March 1, 1972) and the cited literature.
[0122] Specifically, a method involves placing predetermined amounts of monomer (Ii) and monomer (a), a polymerization initiator, and a solvent into a reaction vessel, creating a deoxygenated atmosphere by, for example, replacing oxygen with nitrogen, and heating and maintaining the temperature while stirring. The polymerization initiator and solvent used here are not particularly limited and can be those commonly used in the field. For example, examples of polymerization initiators include azo compounds (2,2'-azobisisobutyronitrile, 2,2'-azobis(2,4-dimethylvaleronitrile), etc.) and organic peroxides (benzoyl peroxide, t-butylperoxy-2-ethylhexanoate, etc.), and the solvent can be any solvent that dissolves each monomer. Examples of solvents include those described later as solvent (F) of the colored curable resin composition of this disclosure.
[0123] The resulting copolymer may be used as is after the reaction, or after being concentrated or diluted, or after being extracted as a solid (powder) by methods such as reprecipitation. In particular, by using the solvent contained in the colored curable resin composition of this disclosure as the solvent during polymerization, the solution after the reaction can be used directly in the preparation of the colored curable resin composition of this disclosure, thereby simplifying the manufacturing process of the colored curable resin composition of this disclosure.

Other color filter layers, resin layers, transistors, circuits, etc. may be formed on these substrates. Alternatively, a silicon substrate treated with HMDS (hexamethyldisilazane) may be used.
[0224] The formation of each color pixel by photolithography can be carried out using known or conventional equipment and conditions. For example, it can be manufactured as follows. First, a colored curable resin composition is applied to a substrate, and volatile components such as solvents are removed by heat drying (pre-baking) and / or vacuum drying, and then the substrate is dried to obtain a smooth colored composition layer. Application methods include spin coating, slit coating, and slit and spin coating.
[0225] The temperature at which heat drying is performed (pre-bake temperature) is preferably 30°C to 120°C, and more preferably 50°C to 110°C. When pattern formation is performed at a low temperature, the pre-bake temperature tends to be lower as well. If the pre-bake temperature is low (for example, 30 to 90°C), solvent tends to remain in the composition layer, and in the development described later, not only the unexposed areas but also the bottom of the exposed areas tend to dissolve, which can result in a poor pattern shape. However, the colored curable resin composition of this disclosure is preferable because it can form a colored pattern with a good shape even when the pre-bake temperature is lower (for example, 30 to 90°C, preferably 50 to 90°C), which is required for the manufacture of organic EL display devices and the like. Furthermore, the heating time (pre-baking time) is preferably between 10 seconds and 60 minutes, and more preferably between 30 seconds and 30 minutes. When performing vacuum drying, it is preferable to do so under a pressure of 50 Pa to 150 Pa and at a temperature range of 20°C to 25°C. The thickness of the colored composition layer is not particularly limited and can be appropriately selected according to the desired thickness of the color filter.
[0226] Next, the composition layer is exposed via a photomask to form the desired colored pattern. The pattern on the photomask is not particularly limited, and a pattern appropriate to the intended application is used. A light source that generates light with a wavelength of 250 to 450 nm is preferred for exposure. For example, light below 250 nm can be cut using a filter that cuts this wavelength range, or light around 436 nm, 408 nm, and 365 nm can be selectively extracted using a bandpass filter that extracts these wavelength ranges. Specifically, examples include mercury lamps, light-emitting diodes, metal halide lamps, halogen lamps, etc. It is preferable to use a reduction projection exposure apparatus or proximity exposure apparatus such as a mask aligner and stepper, as this allows for uniform irradiation of the entire exposure surface with parallel light rays and precise alignment of the photomask and the substrate.
[0227] A colored pattern is formed on the substrate by developing the exposed composition layer in contact with a developer. During development, the unexposed parts of the composition layer are dissolved and removed in the developer. As the developer, aqueous solutions of alkaline compounds such as potassium hydroxide, sodium bicarbonate, sodium carbonate, and tetramethylammonium hydroxide are preferred. The concentration of these alkaline compounds in the aqueous solution is preferably 0.01 to 10% by mass, and more preferably 0.03 to 5% by mass. Furthermore, the developer may also contain a surfactant. The development method may be any of the following: the paddle method, the dipping method, and the spray method. Furthermore, the substrate may be tilted at any angle during development. The development time is not particularly limited, but is preferably 10 seconds to 10 minutes, more preferably 20 seconds to 5 minutes, even more preferably 30 seconds to 2 minutes, and particularly preferably 70 seconds to 2 minutes. After developing, it is preferable to wash the film with water.
[0228] Furthermore, it is preferable to perform post-baking on the obtained colored pattern. The post-baking temperature is preferably 150°C or lower, more preferably 140°C or lower, and even more preferably 120°C or lower. When high-temperature processing is not possible, such as when forming a color filter for use in an organic EL display device, it is preferable to perform post-baking at a lower temperature (e.g., 120°C or lower, preferably 100°C or lower, more preferably 90°C or lower). When post-baking is performed at a low temperature, the pattern hardens after development and shape change (reflow) is less likely to occur, resulting in a tendency to obtain a pattern with a large insertion width. However, by using the color-curable resin composition of this disclosure, reflow occurs even when post-baking is performed at a lower temperature (e.g., 120°C or lower), so a pattern with a small insertion width can be obtained. The post-bake time is preferably 1 to 120 minutes, and more preferably 5 to 60 minutes.
[0229] Since the above coloring patterns are formed from the color-curable resin composition of this disclosure, they have one or more of the following characteristics: a pattern shape with a small insertion width, a coloring pattern with a large change in the taper angle before and after post-bake (sometimes referred to as reflowability), and a pattern shape with a small taper angle after post-bake. A "pattern shape with a small insertion width" is preferably a forward taper shape, a rectangular shape, or a reverse taper shape with a small insertion width (for example, an insertion width of 1.0 μm or less, preferably 0.5 μm or less, more preferably 0.3 μm or less, and particularly preferably 0.1 μm or less), and more preferably a forward taper shape or a rectangular shape.
[0230] A "coloring pattern with a large change in taper angle before and after post-bake (sometimes referred to as reflowability)" refers to a coloring pattern in which the pattern shape changes significantly after post-bake compared to before post-bake, for example, a coloring pattern that changes from an inverse taper shape to a forward taper shape or a rectangular shape. In the above coloring pattern, the change in taper angle after post-bake (reflowability) is preferably greater than 0°, more preferably 10 to 150°, even more preferably 20 to 140°, even more preferably 30 to 130°, and particularly preferably 40 to 120°.
[0231] "A pattern shape with a small taper angle after post-baking" means that the colored pattern after post-baking has a forward taper shape or a rectangular shape. In the above coloring pattern, the taper angle after post-baking is preferably 90° or less, more preferably 85° or less, even more preferably 80° or less, and even more preferably 75° or less. When the taper angle is 90° or less, cracks and delamination are less likely to occur in the inorganic film when it is laminated on the coloring pattern. Furthermore, a taper angle of the coloring pattern is preferable as it approaches 90°, as this reduces the variation in film thickness within the same coloring pattern. Therefore, the lower limit of the taper angle is preferably 30° or more, more preferably 35° or more, and even more preferably 40° or more. The taper angle of the coloring pattern can be determined by the method described in the examples below.
[0232] The colored patterns and color filters formed from the colored curable resin compositions of this disclosure preferably satisfy two or more of the following conditions: a pattern shape with a small insertion width, a colored pattern with a large change in the taper angle before and after post-bake (sometimes referred to as reflowability), and a pattern shape with a small taper angle after post-bake. It is more preferable that the pattern satisfy all of the following conditions: a pattern shape with a small insertion width, a colored pattern with a large change in the taper angle before and after post-bake (sometimes referred to as reflowability), and a pattern shape with a small taper angle after post-bake.
[0233] The colored patterns and colored coatings obtained in this manner are useful as color filters, and these color filters are useful as color filters used in display devices (e.g., liquid crystal display devices, organic EL devices, etc.), electronic paper, solid-state image sensors, etc. [Examples]

[0250] The content of multiple aromatic hydrocarbon ring structural units in Examples 1-4 and Comparative Example 1 was 2.51 mmol / g, 2.07 mmol / g, 1.63 mmol / g, 2.37 mmol / g, and 0.68 mmol / g, respectively.
[0251] The content of multiple aromatic hydrocarbon ring structural units in Examples 5 to 10 was 2.04 mmol / g, 2.33 mmol / g, 2.07 mmol / g, 2.07 mmol / g, 2.07 mmol / g, and 2.07 mmol / g, respectively.
[0252] <Creating colored patterns (color filters)> A colored curable resin composition was applied by spin coating onto a 5cm square glass substrate (Eagle 2000; Corning Corporation) to a post-baking thickness of 3μm. The substrate was then pre-baked at 85°C for 2 minutes to form a colored composition layer. After cooling, the substrate with the colored composition layer was separated from a quartz glass photomask by a distance of 50μm. Exposure was performed using an exposure unit (TME-150RSK; Topcon Corporation) under atmospheric conditions at a concentration of 100mJ / cm². 2 The sample was irradiated with light at an exposure level of 365 nm. A photomask with a 30 μm line-and-space pattern was used. After light irradiation, the colored composition layer was developed by immersion in an aqueous developer containing 0.12% nonionic surfactant and 0.04% potassium hydroxide at 23°C for 80 seconds, washed with water, and post-baked at 85°C for 60 minutes to obtain the colored pattern. The film thickness of the colored pattern was measured using a film thickness measuring device (DEKTAK3; manufactured by Nippon Vacuum Technology Co., Ltd.).
[0253] <Coloring pattern shape evaluation> - Measuring the insertion width - The obtained colored patterns were observed using a scanning electron microscope (S-4000; Hitachi High-Technologies Corporation) to determine their shape, and the insertion width (H) was measured based on Figure 1. The insertion width (H) refers to the width between the edge (α) of the surface in contact with the substrate 2 and the edge (β) of the surface opposite to the substrate 2, when pattern 1 has an inverse taper shape. If the obtained pattern has a forward taper shape or a rectangular shape, the insertion width was set to 0 μm. The smaller the insertion width, the less likely cracks or peeling are to occur in the inorganic film when it is layered on top of the colored pattern. -Evaluation of reflowability- The tapered angle of the coloring patterns before and after post-bake was measured using a scanning electron microscope (S-4000; Hitachi High-Technologies Corporation), and the change in the tapered angle (tapered angle before post-bake - tapered angle after post-bake) was defined as the reflowability. The measurement results for the tapered angle and reflowability after post-bake are shown in Table 10. The greater the reflowability, the smaller the insertion width tends to be. The taper angle, as shown in Figure 2, is the angle (θ) between the line l, which connects the edge (α) of the surface of the pattern 1 that contacts the substrate 2, and the edge (γ) of the straight section on the surface opposite to the substrate 2, and the surface of the substrate 2. If the pattern does not have a straight section on the surface opposite to the substrate, the taper angle (θ) can be determined by setting the vertex of the pattern to γ. If the taper angle after post-baking exceeds 90°, it is undesirable because when an inorganic film is layered on the colored pattern, cracks and delamination tend to occur in the inorganic film.
