AI Technical Summary
The challenge in semiconductor structures, particularly in vertical gate-all-around (GAA) transistors, is the difficulty in adjusting and varying the concentration of majority carriers to improve electrical performance due to doping process constraints, which affects the on/off ratio and threshold voltage.
A semiconductor structure is designed with a sequential arrangement of first and second doping regions in the channel, where the channel region is doped with a lower concentration of majority carriers using a combination of N-type and P-type ions, while the first and second doping regions have higher concentrations, achieved through a method involving annealing and sacrificial layer diffusion.
This approach enhances the on/off ratio and reduces the threshold voltage, improving the electrical performance of the transistor by balancing carrier concentrations across different regions.

[0002] SUMMARY OF THE DISCLOSURE Embodiments of the present disclosure relate to, but are not limited to, semiconductor structures and methods for fabricating same. [Background technology]
[0003] As the integration density of dynamic memories increases, research is being conducted into the transistor arrangement methods in the dynamic memory array structure and into the miniaturization of the functional elements themselves in the dynamic memory array structure, while at the same time it is necessary to improve the electrical performance of the miniaturized functional elements.
[0004] When a vertical Gate-All-Around (GAA) transistor structure is used as a dynamic memory access transistor, its area can reach 4F2 (F is the smallest pattern size that can be obtained under a given process condition), and in principle, a higher density efficiency can be realized. However, due to the constraints of the doping process, the majority carrier concentration in each region in the GAA transistor structure is the same or slightly different. Therefore, it is difficult to adjust and make the majority carrier concentration in each region in the GAA transistor structure different, and it is difficult to further improve the electrical performance of the GAA transistor structure and dynamic memory. [0006] According to some embodiments of the present disclosure, another aspect of the embodiments of the present disclosure further provides a method for manufacturing a semiconductor structure. The method for manufacturing the semiconductor structure includes the steps of: providing a base; forming an initial bit line on the base; and forming a semiconductor channel on a surface of the initial bit line away from the base, the semiconductor channel including a first doping region, a channel region, and a second doping region arranged in sequence along a direction from the base to the initial bit line, the first doping region, the channel region, and the second doping region are doped with a first type of doping ions of the same doping concentration, the first type of doping ions being one of N-type ions and P-type ions; forming a sacrificial layer doped with a second type of doping ions on a sidewall of the channel region, the sacrificial layer covering at least the sidewall of the channel region, the second type of doping ions being the other of N-type ions and P-type ions; employing an annealing process to diffuse the second type of doping ions into the channel region, thereby reducing a concentration of majority carriers in the channel region; and removing the sacrificial layer to expose the sidewall of the channel region. Effect of the Invention
[0007] The embodiments of the present disclosure provide at least the following beneficial effects:
[0008] In the above technical solution, the channel region is doped with a first type of doping ions and a second type of doping ions, so that the concentration of majority carriers in the channel region is lower than that in the first doping region and lower than that in the second doping region. On the one hand, the low concentration of majority carriers in the channel region is favorable for improving the on / off proportionality of the channel region, thereby improving the sensitivity of the control of the on / off of the channel region, and ensuring the quick on / off of the channel region. On the other hand, the high concentration of majority carriers in both the first doping region and the second doping region is favorable for reducing the resistance of the first doping region and the second doping region, thereby reducing the threshold voltage of the transistor formed by the first doping region, the channel region, and the second doping region, and improving the saturation current of the transistor. Therefore, the embodiment of the present disclosure is favorable for improving the electrical performance of the semiconductor structure. [Brief description of the drawings]

DETAILED DESCRIPTION OF THE PREFERRED EMBODIMENTS
[0010] In the above, one or more embodiments are illustratively described by figures in the drawings corresponding thereto. The illustrative description herein does not constitute limitations on the embodiments. Unless otherwise specified, the figures in the drawings do not constitute limitations to scale.
[0011] Currently, there is a need to improve the electrical performance of semiconductor structures.
[0012] According to the study, in the GAA transistor, the first doping region, the channel region, and the second doping region are stacked in order, and it is difficult to perform the self-aligned doping process of the first doping region and the second doping region after the gate structure is fabricated by the ion implantation process, as in the planar transistor. Therefore, the first doping region, the channel region, and the second doping region in the GAA transistor are usually formed by the same doping process, so that the majority carrier concentrations in the first doping region, the channel region, and the second doping region are basically the same, and the majority carrier concentration in the channel region should not be too high. If the majority carrier concentration in the channel region is high, the on / off ratio of the channel region will be reduced, so that it is difficult to control the off of the channel region by the gate. However, when the concentration of majority carriers in the channel region causes the channel region to have a high on / off ratio, the concentration of majority carriers in the first doping region and the second doping region is low and their own resistance is large, which increases the threshold voltage of the GAA transistor and reduces the saturation current of the GAA transistor, thereby adversely affecting the electrical performance of the GAA transistor.
[0013] The embodiments of the present disclosure provide a semiconductor structure and a method for manufacturing the same. In the semiconductor structure, a channel region is doped with a first type of doping ions and a second type of doping ions, so that a majority carrier concentration in the channel region is lower than that in the first doping region and lower than that in the second doping region. On the one hand, the low majority carrier concentration in the channel region is favorable for improving the on / off proportionality of the channel region, thereby improving the sensitivity of the control of the on / off of the channel region, and ensuring the fast on / off of the channel region. On the other hand, the high majority carrier concentrations in both the first doping region and the second doping region are favorable for reducing the resistance of the first doping region and the second doping region, thereby reducing the threshold voltage of a transistor formed by the first doping region, the channel region, and the second doping region, and improving the saturation current of the transistor. Therefore, embodiments of the present disclosure are advantageous in ensuring a low concentration of majority carriers in the channel region while simultaneously ensuring a high concentration of majority carriers in the first doped region and the second doped region, thereby improving the electrical performance of the semiconductor structure.
[0014] In order to make the objectives, technical solutions and advantages of the embodiments of the present disclosure clearer, the following will describe each embodiment of the present disclosure in detail with reference to the drawings. However, as can be understood by those skilled in the art, many technical details are provided in each embodiment of the present disclosure to allow the reader to better understand the present disclosure. However, even without these technical details and various changes and modifications based on the following embodiments, the technical solutions claimed in the present disclosure can be realized.
[0015] An embodiment of the present disclosure provides a semiconductor structure, and the semiconductor structure provided in an embodiment of the present disclosure will be described in detail below with reference to the drawings. FIG. 1 to FIG. 6 are structural schematic diagrams corresponding to the semiconductor structure provided in an embodiment of the present disclosure. Here, FIG. 1 is a structural schematic diagram of one of the semiconductor structures provided in an embodiment of the present disclosure. FIG. 2 is a cross-sectional schematic diagram of a semiconductor channel in the structure shown in FIG. 1. FIG. 3 is a cross-sectional schematic diagram of one of the structures shown in FIG. 1 along a first cross-sectional direction AA1. FIG. 4 is a cross-sectional schematic diagram of another one of the structures shown in FIG. 1 along a first cross-sectional direction AA1. FIG. 5 is a cross-sectional schematic diagram of the structure shown in FIG. 1 along a second cross-sectional direction BB1. FIG. 6 is a cross-sectional schematic diagram of another one of the semiconductor structures provided in an embodiment of the present disclosure.
[0016] 1 to 6, the semiconductor structure includes a base 11, a bit line 104 located in the base 11, and a semiconductor channel 105 located on the surface of the bit line 104. Along a direction from the base 11 to the bit line 104, the semiconductor channel 105 includes a first doping region I, a channel region II, and a second doping region III arranged in sequence. The first doping region I contacts the bit line 104, and the first doping region I, the channel region II, and the second doping region III are doped with a first type of doping ions, and the channel region II is further doped with a second type of doping ions, thereby making the concentration of majority carriers in the channel region II lower than the concentration of majority carriers in the first doping region I and the second doping region III. The first type of doping ions is one of N-type ions and P-type ions, and the second type of doping ions is the other of N-type ions and P-type ions.
[0017] The semiconductor structure may further include an insulating layer 106 covering a surface of a sidewall of the channel region II, a word line 107 covering a surface of a sidewall of the insulating layer 106 away from the channel region II, the word line 107 forming a gap with the sidewall of an adjacent first doping region I, the sidewall of the adjacent word line 107, and the sidewall of an adjacent second doping region III, and an isolation layer 103 located in the gap, wherein a top surface of the isolation layer 103 away from the base 11 is not lower than a top surface of the second doping region III away from the base 11.
[0018] The semiconductor structure includes a vertical GAA transistor, and the bit line 104 is located between the base 11 and the GAA transistor, so that a 3D stacked memory device can be constructed, which is advantageous for improving the integration density of the semiconductor structure.
[0019] The semiconductor structure will now be described in further detail with reference to FIGS.
[0020] Here, the type of material of the base 11 can be an elemental semiconductor material or a crystalline inorganic compound semiconductor material. The elemental semiconductor material can be silicon or germanium. The crystalline inorganic compound semiconductor material can be silicon carbide, silicon germanide, gallium arsenide, indium gallide, etc. In some embodiments, the base 11 can be doped with a second type of doping ion.
[0021] In some embodiments, the base 11, the bit line 104, and the semiconductor channel 105 have the same semiconductor element. In this case, the semiconductor channel 105 and the bit line 104 can be formed using the same film layer structure that is made of the semiconductor element and integrates the semiconductor channel 105 and the bit line 104, thereby improving the interface state defects between the semiconductor channel 105 and the bit line 104 and improving the performance of the semiconductor structure.
[0022] Here, the semiconductor element can include at least one of silicon, carbon, germanium, arsenic, gallium, and indium. In one example, both the bit line 104 and the semiconductor channel 105 include silicon. In other examples, both the bit line and the semiconductor channel can include germanium, or silicon and germanium, or silicon and carbon, or arsenic and gallium, or gallium and indium.
[0023] In some embodiments, the material of the bit line 104 may further include a metal semiconductor compound 114. The metal semiconductor compound 114 has a relatively small resistivity compared to a non-metallized semiconductor material. Therefore, compared to the semiconductor channel 105, the resistivity of the bit line 104 is smaller, which is advantageous to reduce the resistance of the bit line 104 and the contact resistance between the bit line 104 and the first doping region I, and further improve the electrical performance of the semiconductor structure. Besides, the resistivity of the bit line 104 is smaller than that of the base 11.
[0024] In some embodiments, the material of the region of the bit line 104 located directly under the first doped region I is a semiconductor material, and the material of the partial region of the bit line 104 not covered by the first doped region I is a metal-semiconductor compound. It can be understood that with the continuous reduction in size of devices or adjustment of manufacturing process parameters, the material of the partial region located directly under the first doped region I of the bit line 104 is a semiconductor material, and the material of the other region located directly under the first doped region I of the bit line 104 may also be a metal-semiconductor compound. The location of the "other region" here is located outside the "partial region".
[0025] Here, in some embodiments, referring to FIG. 3, the multiple metal semiconductor compounds 114 in the same bit line 104 are spaced apart from each other, and in other embodiments, referring to FIG. 4, the multiple metal semiconductor compounds 114 in the same bit line 104 are connected to each other. It should be noted that FIG. 4 only illustrates the case where the edges of the adjacent metal semiconductor compounds 114 are in contact with each other and connected to each other, and in actual situations, the area where the adjacent metal semiconductor compounds 114 are in contact with each other may be larger. The embodiments of the present disclosure do not limit the size of the area where the adjacent metal semiconductor compounds 114 are in contact with each other.
[0026] In another embodiment, the material of the entire bitline can be a metal-semiconductor compound. By way of example, where the semiconductor element is silicon, the metal semiconductor compound 114 includes at least one of cobalt silicide, nickel silicide, molybdenum silicide, titanium silicide, tungsten silicide, tantalum silicide, or platinum silicide.
[0027] Here, a plurality of bit lines 104 spaced apart from one another may be formed on the base 11, and each bit line 104 may contact at least one first doping region I. Taking four bit lines 104 spaced apart from one another and each bit line 104 contacting four first doping regions I as an example in FIGS. 1 to 5, the number of bit lines 104 and the number of first doping regions I in contact with each bit line 104 may be reasonably set according to actual electrical demand.
[0028] In some embodiments, when the bit line 104 is doped with a first type of doping ions and the base 11 is doped with a second type of doping ions, the bit line 104 and the base 11 form a PN junction, which is advantageous for preventing leakage current of the bit line 104 and further improving the electrical performance of the semiconductor structure. It should be noted that in other embodiments, the base may not be doped with the second type of doping ions.
[0029] In some embodiments, the first type of doping ions are N-type ions and the second type of doping ions are P-type ions. Specifically, the N-type ions include at least one of arsenic ions, phosphorus ions, or antimony ions, and the P-type ions include at least one of boron ions, indium ions, or gallium ions. In some other embodiments, the first type of doping ions can be P-type ions and the second type of doping ions can be N-type ions.
[0030] In some embodiments, the first type of doping ions may be all phosphorus ions and the second type of doping ions may be all boron ions, while in other embodiments the first type of doping ions in the first doping region and the first type of doping ions in the second doping region may be different.
[0031] In some embodiments, the first doping region I, the channel region II, and the second doping region III in the semiconductor channel 105 are all doped with the first type of doping ions. Besides, referring to FIG. 2, FIG. 2 shows that there are second type of doping ions in the diffusion region IV surrounded by the dashed line and the channel region periphery in the semiconductor channel 105. That is, the second type of doping ions are not only located in the channel region II, but also located in the region of the first doping region I close to the channel region II and the region of the second doping region III close to the channel region II, and the doping concentration of the first type of doping ions in the diffusion region IV is higher than the doping concentration of the second type of doping ions in the diffusion region IV. In this way, it is advantageous to reduce the effective doping concentration of the first type of doping ions in the diffusion region IV. Furthermore, in this embodiment, the effective doping concentration of the first type of doping ions in the channel region II is lower than the effective doping concentration in the partial region where the first doping region I and the channel region II contact, and the effective doping concentration of the first type of doping ions in the channel region II is lower than the effective doping concentration in the partial region where the second doping region III and the channel region II contact.
[0032] It should be noted that the effective doping concentration of the first doping ion in the partial region where the first doping region I and the channel region II contact is specifically the difference between the doping concentration of the first doping ion and the doping concentration of the second doping ion in the partial region, and the effective doping concentration of the first doping ion in the partial region where the second doping region III and the channel region II contact is specifically the difference between the doping concentration of the first doping ion and the doping concentration of the second doping ion in the partial region.
[0033] In the semiconductor channel 105, when a certain region is doped with not only the first kind of doping ions but also the second kind of doping ions, the first kind of doping ions and the second kind of doping ions work together to cause an impurity compensation phenomenon, which reduces the majority carriers in the region. If the doping concentration of the first kind of doping ions in the region is higher than the doping concentration of the second kind of doping ions in the region, the effective doping concentration of the first kind of doping ions in the region will be lower, and the concentration of the majority carriers in the region will be lower.
[0034] Therefore, if the effective doping concentration of the first type of doping ions in the partial region where the first doping region I and the channel region II contact each other is reduced, it is favorable to reduce the concentration of majority carriers in the region, so that the electric field strength at the junction between the first doping region I and the channel region II is weakened, so that the semiconductor structure is less susceptible to impact ionization and reduces gate-induced drain leakage (GIDL). Therefore, if the effective doping concentration of the first type of doping ions in the partial region where the second doping region III and the channel region II contact each other is reduced, it is further favorable to reduce the GIDL, so that the semiconductor structure is less susceptible to impact ionization.
[0035] In some embodiments, the doping concentration of the first type of doping ions in the channel region II may be higher than the doping concentration of the second type of doping ions in the channel region II, and the effective doping concentration of the first type of doping ions in the channel region II may be lower than the effective doping concentration in the first doping region I, and the effective doping concentration of the first type of doping ions in the channel region II may be lower than the effective doping concentration in the second doping region III.
[0036] It should be explained that the effective doping concentration of the first kind of doping ions in the channel region II is specifically the difference between the doping concentration of the first kind of doping ions in the channel region II and the doping concentration of the second kind of doping ions in the channel region II. The effective doping concentration of the first kind of doping ions in the first doping region I is specifically the difference between the doping concentration of the first kind of doping ions in the first doping region I and the doping concentration of the second kind of doping ions in the first doping region I. The effective doping concentration of the first kind of doping ions in the second doping region III is specifically the difference between the doping concentration of the first kind of doping ions in the second doping region III and the doping concentration of the second kind of doping ions in the second doping region III.
[0037] The effective doping concentration of the first kind of doping ions in the channel region II is not only lower than the effective doping concentration in the first doping region I, but also lower than the effective doping concentration in the second doping region III, so that the concentration of majority carriers in the channel region II is lower than the concentration of majority carriers in the first doping region I and lower than the concentration of majority carriers in the second doping region III. In this way, it is advantageous to ensure that the concentration of majority carriers in the channel region II is low, while ensuring that the concentrations of majority carriers in the first doping region I and the second doping region III are high, thereby improving the on / off proportionality of the channel region II, while reducing the threshold voltage of the transistor formed by the first doping region I, the channel region II, and the second doping region III, and improving the saturation current of the transistor, thereby improving the electrical performance of the semiconductor structure.
[0038] In some embodiments, the effective doping concentration of the first type of doping ions in the channel region II is greater than or equal to 8×10 18 atom / cm 3 ~2×10 19 atom / cm 3In this concentration range, the on / off ratio of the channel region II is high, which ensures that the channel region II can be quickly turned on and off.
[0039] For example, the effective doping concentration of the first type of doping ions in the channel region II is 1×10 19 atom / cm 3 It is advantageous to ensure a high on / off ratio in the channel region II and at the same time to ensure a high conductivity in the channel region II.
[0040] In addition, the effective doping concentration of the first type of doping ions in the first doping region I is 3×10 19 atom / cm 3 ~1×10 20 atom / cm 3 and the effective doping concentration of the first type of doping ions in the second doping region III is 3×10 19 atom / cm 3 ~1×10 20 atom / cm 3 In this concentration range, the majority carrier concentrations in the first doping region I and the second doping region III are both high. In this case, the resistances of the first doping region I and the second doping region III are both low, which is favorable for ensuring that the transistor formed by the first doping region I, the channel region II, and the second doping region III has a low threshold voltage and a high saturation current.
[0041] For example, the effective doping concentration of the first type of doping ions in the first doping region I is 1×10 20 atom / cm 3 and the effective doping concentration of the second type of doping ions in the second doping region III may also be 1×10 20 atom / cm 3 , which is advantageous in ensuring that both the first doped region I and the second doped region III have high electrical conductivity.
[0042] In some embodiments, in a direction Z along the base 11 toward the bit line 104, the height of the semiconductor channel 105 is between 100 nm and 150 nm, and the heights of the first doped region I, the channel region II, and the second doped region III are all between 30 nm and 50 nm.
[0043] In some embodiments, the orthogonal projection of the channel region II onto the base 11 may be smaller than the orthogonal projection of the second doped region III onto the base 11 and smaller than the orthogonal projection of the first doped region I onto the base 11. It may be advantageous to form a channel region II with a smaller cross-sectional area in a cross section perpendicular to the Z direction, and to improve the controllability of the word line 107 surrounding the sidewalls of the channel region II over the channel region II, thereby making it easier to control the turning on or off of the GAA transistor. In other embodiments, the orthogonal projections of the first doped region, the channel region, and the second doped region onto the base may be equal, or the orthogonal projections of the channel region and the second doped region onto the base are all smaller than the orthogonal projection of the first doped region onto the base.
[0044] Now, referring to Figures 3 and 5, in a cross section perpendicular to direction Z, the width W of channel region II and the length L of channel region II can both be less than 10 nm, which is advantageous in ensuring that word line 107 has good control over channel region II.
[0045] In addition, the isolation layer 103 may include a second dielectric layer 123 , a third dielectric layer 133 , a fourth dielectric layer 143 , and a fifth dielectric layer 153 .
[0046] Here, the fourth dielectric layer 143 is located in the space between adjacent bit lines 104 and in the space between adjacent first doping regions I on adjacent bit lines 104. The fifth dielectric layer 153 is located on the sidewalls of adjacent first doping regions I on the same bit line 104 and on the sidewalls of the fourth dielectric layer 143, and there is a first gap between adjacent fifth dielectric layers 153. The fourth dielectric layer 143 and the fifth dielectric layer 153 collectively realize electrical insulation between adjacent first doping regions I and adjacent bit lines 104.
[0047] In some embodiments, the material of the fourth dielectric layer 143 and the material of the fifth dielectric layer 153 are the same, for example, the material of the fourth dielectric layer 143 and the material of the fifth dielectric layer 153 can both be silicon oxide. In other embodiments, the material of the fourth dielectric layer and the material of the fifth dielectric layer can be different, as long as the material of the fourth dielectric layer and the material of the fifth dielectric layer have good insulating effect.
[0048] There is a second gap between adjacent word lines 107, and the second dielectric layer 123 covers the surface of the sidewall of the second doping region III. There is a third gap between the second dielectric layers 123 located on the sidewall of the adjacent second doping region III. The third dielectric layer 133 is located in the first gap, the second gap, and the third gap.
[0049] Here, the first gap, the second gap, and the third gap are communicated with each other. In some embodiments, referring to FIG. 3 to FIG. 5, the third dielectric layer 133 is fully filled in the first gap, the second gap, and the third gap, and the upper surface of the third dielectric layer 133 away from the base 11 is higher than the upper surface of the second doping region III away from the base 11. In some other embodiments, referring to FIG. 6, the third dielectric layer 133 located in the second gap has a fourth gap 109, that is, the space between adjacent word lines 107 has the fourth gap 109 in addition to the third dielectric layer 133, which is advantageous for reducing the capacitance generated between adjacent word lines 107, thereby improving the electrical characteristics of the semiconductor structure. In another example, the fourth gap can be present not only in the third dielectric layer located in the second gap, but also in the third dielectric layer located in the first gap, or in the third dielectric layer located in the third gap.
[0050] In some embodiments, the fourth dielectric layer 143 and the fifth dielectric layer 153 jointly constitute the first isolation layer 113, and the orthogonal projection of the periphery of the insulating layer 106 on the base 11 is smaller than the orthogonal projection of the periphery of the first isolation layer 113 on the base 11. That is, referring to FIG. 3 to FIG. 5, the outer wall of the insulating layer 106 away from the semiconductor channel 105 is closer to the semiconductor channel 105 than the outer wall of the first isolation layer 113 away from the semiconductor channel 105. Here, the material of the insulating layer 106 is silicon oxide. In other embodiments, the insulating layer and the third dielectric layer can be the same film layer structure, that is, the insulating layer and the third dielectric layer can be formed by the same process step. Here, the material of the insulating layer and the material of the third dielectric layer include at least one of silicon oxide or silicon nitride.
[0051] The semiconductor structure may further include a metal contact layer 108 located on a top surface of the second doping region III away from the base 11, where the metal semiconductor compound 114 and the metal contact layer 108 have the same metal element, where the metal element includes at least one of cobalt, nickel, molybdenum, titanium, tungsten, tantalum, or platinum.
[0052] Since the metal contact layer 108 has a metal element, when the lower electrode of the capacitor structure is subsequently formed on the metal contact layer 108, the metal contact layer 108 and the lower electrode form an ohmic contact, which avoids the formation of a Schottky barrier contact by directly contacting the lower electrode with the semiconductor material, and the ohmic contact is favorable for reducing the contact resistance between the second doping region III and the lower electrode, thereby reducing the energy consumption when the semiconductor structure is operating, improving the RC delay effect, and thereby improving the electrical performance of the semiconductor structure. In addition, from the perspective of the manufacturing process, the metal contact layer 108 and the metal semiconductor compound 114 have the same metal element, which is favorable for forming the metal contact layer 108 and forming the metal semiconductor compound 114 in the bit line 104 in one process step.
[0053] Here, the orthogonal projection of the metal contact layer 108 onto the base 11 can cover the orthogonal projection of the second doping region III onto the base 11, which is advantageous to increase the contact area between the metal contact layer 108 and the bottom electrode, thereby reducing the contact resistance between the metal contact layer 108 and the bottom electrode and improving the electrical performance of the semiconductor structure.
[0054] The semiconductor structure may further include a transition layer 118 located between the second doping region III and the metal contact layer 108. The transition layer 118 is located on a part of the upper surface of the second doping region III, and the metal contact layer 108 surrounds the other surface of the transition layer 118. The transition layer 118 and the second doping region III are doped with the same kind of doping ions, and the doping concentration of the doping ions in the transition layer 118 is higher than that in the second doping region III. In this case, the resistance of the transition layer 118 is smaller than that of the second doping region III, which is advantageous to further reduce the transmission resistance between the second doping region III and the lower electrode.
[0055] In other embodiments, the semiconductor structure may not include a transition layer, and the top surface of the second doped region has only a metal contact layer.
[0056] The semiconductor structure may further include a capacitor structure (not shown) located at a surface jointly defined by the metal contact layer 108 and the third dielectric layer 133.
[0057] As described above, a vertical GAA transistor is provided on the base 11, in which the concentration of majority carriers in the channel region II is lower than that in the first doping region I and lower than that in the second doping region III. In this way, it is advantageous to ensure that the concentration of majority carriers in the channel region II is low, while ensuring that the concentrations of majority carriers in the first doping region I and the second doping region III are high, thereby improving the on / off proportionality of the channel region II, while reducing the threshold voltage of the transistor formed by the first doping region I, the channel region II and the second doping region III, and improving the saturation current of the transistor, thereby improving the electrical performance of the semiconductor structure.
[0058] Another embodiment of the present disclosure further provides a method for manufacturing a semiconductor structure, which can be used to form the above-mentioned semiconductor structure.
[0059] 7 to 36 are cross-sectional structural schematic diagrams corresponding to each step in the manufacturing method of a semiconductor structure provided in another embodiment of the present disclosure. The manufacturing method of a semiconductor structure provided in this embodiment will be described in detail below with reference to the drawings. The same or corresponding parts of the above embodiment will not be described in detail below.
[0060] 7 to 10, a base 11 is provided, an initial bit line 124 is formed on the base 11, and a semiconductor channel 105 is formed on a surface of the initial bit line 124 away from the base 11. Along a direction from the base 11 to the initial bit line 124, the semiconductor channel 105 includes a first doping region I, a channel region II, and a second doping region III arranged in order, the first doping region I, the channel region II, and the second doping region III are doped with a first type of doping ions of the same doping concentration, and the first type of doping ions is one of N-type ions and P-type ions.
[0061] Here, the steps of providing a base 11 and forming an initial bit line 124 and a semiconductor channel 105 on the base 11 include the following steps.
[0062] 7, a substrate 110 is provided, where the material type of the substrate 110 can be an elemental semiconductor material or a crystalline inorganic compound semiconductor material. The elemental semiconductor material can be silicon or germanium. The crystalline inorganic compound semiconductor material can be silicon carbide, silicon germanide, gallium arsenide, indium gallide, etc.
[0063] The substrate 110 includes a base 11. The base 11 is doped with a second type of doping ions, which is the other of N-type ions and P-type ions. The initial semiconductor layer 10 is disposed on the base 11.
[0064] The initial semiconductor layer 10 is doped with a first type of doping ions by performing a doping process and an annealing process on the initial semiconductor layer 10, and then the initial semiconductor layer 10 is etched to form the initial bit line 124 and the semiconductor channel 105.
[0065] Here, the doping process can be performed by high-temperature diffusion or ion implantation. After the doping process is performed on the initial semiconductor layer 10 by ion implantation, the annealing temperature of the annealing process is 800°C to 1000°C.
[0066] In some embodiments, the doping concentration of the first type of doping ions in the initial semiconductor layer 10 is greater than or equal to 3×10 19 atom / cm 3 ~1×10 20 atom / cm 3 and the doping depth of the first type of doping ions in the initial semiconductor layer 10 in the direction toward the base 11 of the initial semiconductor layer 10 is 150 nm to 250 nm.
[0067] In some embodiments, the first type of doping ions are N-type ions and the second type of doping ions are P-type ions. In other embodiments, the first type of doping ions can be P-type ions and the second type of doping ions can be N-type ions.
[0068] A buffer layer 120 and a barrier layer 130 are sequentially formed on the side of the initial semiconductor layer 10 away from the base 11. In some embodiments, a deposition process can be adopted to form the buffer layer 120 and the barrier layer 130. The material of the buffer layer 120 is silicon oxide, and the material of the barrier layer 130 is silicon nitride.
[0069] Here, a chemical vapor deposition process can be adopted to deposit silicon nitride to form the barrier layer 130. The oxidation rate of the silicon nitride film layer is very slow, which is advantageous to protect the substrate 110 located under the silicon nitride film layer and to avoid oxidation of the substrate 100.
[0070] In some embodiments, the substrate 110 is a silicon substrate. Due to the large mismatch between the lattice constant and thermal expansion coefficient of silicon nitride and the lattice constant and thermal expansion coefficient of the silicon substrate, when silicon nitride is directly formed on the silicon substrate, the defect density at the interface between silicon nitride and silicon is large, which is prone to become carrier traps and recombination centers, affecting the carrier mobility of silicon, and thus affecting the performance and operating life of the semiconductor structure. In addition, the thin film stress of silicon nitride is large, and when it is directly deposited on the silicon substrate, it is prone to cracking. Therefore, it is advantageous to first form silicon oxide as a buffer layer 120 before depositing silicon nitride on the silicon substrate, thereby improving the performance and operating life of the semiconductor structure.
[0071] 7, a first mask layer 102 is formed on the barrier layer 130. The first mask layer 102 has a plurality of first openings b separated from each other. In an extension direction X of the first openings b, the length of the first openings b corresponds to the length of a bit line to be subsequently formed.
[0072] Referring to FIG. 8, the barrier layer 130, the buffer layer 120 and the initial semiconductor layer 10 are etched using the first mask layer 102 as a mask to form a plurality of first trenches a, and the first mask layer 102 is removed.
[0073] In some embodiments, the depth of the first trench a is 250 nm to 300 nm along the direction Z perpendicular to the surface of the base 11. The depth of the first trench a is greater than the doping depth of the first type of doping ions in the initial semiconductor layer 10, which is advantageous to ensure that the initial semiconductor layer 10 doped with the first type of doping ions is completely etched, and is convenient for subsequently forming a semiconductor channel and a bit line having a high doping concentration of the first type of doping ions.
[0074] Referring to FIG. 9, a fourth dielectric layer 143 is formed in the first trench a.
[0075] In some embodiments, the following process steps can be adopted to form the fourth dielectric layer 143. A deposition process is carried out to form a fourth dielectric film covering the upper surface of the barrier layer 130 and filling the first trench a to the full, and a chemical mechanical planarization process is carried out on the fourth dielectric film until the upper surface of the barrier layer 130 is exposed, and the remaining fourth dielectric film is the fourth dielectric layer 143. Here, the material of the fourth dielectric film includes silicon oxide.
[0076] A second mask layer 112 is formed on an upper surface jointly formed by the fourth dielectric layer 143 and the remaining barrier layer 130. The second mask layer 112 has a plurality of second openings c separated from each other, and the length of the second openings c in an extension direction Y corresponds to the length of a word line to be subsequently formed.
[0077] 7 and 9, in some embodiments, the extension direction X of the first opening b is perpendicular to the extension direction Y of the second opening c, so that the finally formed semiconductor channel 105 has a 4F2 layout pattern, which is advantageous to further improve the integration density of the semiconductor structure. In other embodiments, the extension direction of the first opening and the extension direction of the second opening intersect, and the angle between them does not have to be 90°.
[0078] In some embodiments, the ratio of the opening width of the first opening b along the direction Y to the opening width of the second opening c along the direction X may be 2 to 1, thereby ensuring the subsequent formation of a through hole exposing the initial first dielectric layer surrounding the sidewall of the channel region II, and favoring the subsequent self-aligned formation of the word line. For example, the opening width of the first opening b along the direction Y may be equal to the opening width of the second opening c along the direction X, and the spacing between adjacent first openings b is equal to the spacing between adjacent second openings c. On the one hand, the subsequent semiconductor channels are aligned to further improve the integration density of the semiconductor structure. On the other hand, the same mask plate can be adopted to form the first mask layer 102 and the second mask layer 112, which is favorable for reducing the manufacturing cost of the semiconductor structure.
[0079] In some embodiments, the method of forming the first mask layer 102 and the second mask layer 112 both includes Self-Aligned Quadruple Patterning (SAQP) or Self-Aligned Double Patterning (SADP).
[0080] 10, the initial semiconductor layer 10 (see FIG. 7) and the fourth dielectric layer 143 are etched using the second mask layer 112 as a mask to form a plurality of second trenches d, initial bit lines 124, and semiconductor channels 105. In the direction Z perpendicular to the surface of the base 11, the depth of the second trenches d is smaller than the depth of the first trenches a, which is advantageous for forming the initial bit lines 124 and simultaneously forming a plurality of semiconductor channels 105 separated from each other on the side of the initial bit lines 124 away from the base 11, and the initial bit lines 124 and the first doping regions I of the semiconductor channels 105 are in contact with each other. Next, the second mask layer 112 is removed.
[0081] In some embodiments, the depth of the second trench d is 100 nm to 150 nm. Since the doping depth of the first type of doping ions in the initial semiconductor layer 10 is 150 nm to 250 nm, it is advantageous to change most or all of the initial semiconductor layer 10 doped with the first type of doping ions into the semiconductor channel 105 by two etchings.
[0082] Otherwise, the material of the substrate 110 is silicon, and the material of the fourth dielectric layer 143 is silicon oxide. In the step of etching the initial semiconductor layer 10 and the fourth dielectric layer 143 by using the second mask layer 112 as a mask, the etching rate of the etching process for silicon oxide is higher than that for silicon, so that a part of the sidewall of the initial bit line 124 is exposed.
[0083] After etching the initial semiconductor layer 10 and the fourth dielectric layer 143 using the second mask layer 112 as a mask to achieve electrical isolation between adjacent initial bit lines 124 and adjacent semiconductor channels 105, the remaining fourth dielectric layer 143 is still located in the spaces between adjacent initial bit lines 124 and the spaces between adjacent semiconductor channels 105.
[0084] In some embodiments, forming a GAA transistor such that the semiconductor channel 105 is perpendicular to the initial bit line 124 and away from the top surface of the base 11 allows for a 3D stacked semiconductor structure to be constructed, which may be advantageous in designing a GAA transistor with smaller size features, thereby improving the integration density of the semiconductor structure, provided that the electrical performance of the GAA transistor is not adversely affected.
[0085] In addition, the first mask layer 102 and the second mask layer 112 are used to simultaneously form the initial bit line 124 and the semiconductor channel 105 through two etching processes. On the one hand, the size of the first opening b and the second opening c can be adjusted to adjust the size of the semiconductor channel 105, which is advantageous for forming the semiconductor channel 105 with high size precision. On the other hand, the initial bit line 124 and the semiconductor channel 105 are both formed by etching the initial semiconductor layer 10, that is, the initial bit line 124 and the semiconductor channel 105 are formed using the same film layer structure, and the initial bit line 124 and the semiconductor channel 105 are integrated into one structure, thereby improving the interface state defects between the initial bit line 124 and the semiconductor channel 105 and improving the performance of the semiconductor structure.
[0086] 11 to 34, a first isolation layer 113 is formed covering the surface of the sidewall of the first doping region I, and the first isolation layer 113 of the sidewall of the first doping region I adjacent to each other in the same initial bit line 124 has a first interval between them, and the initial bit line 124 is exposed by the first interval. A second isolation layer 163 is formed, and the second isolation layer 163 is located at the first interval, and an upper surface of the second isolation layer 163 away from the base 11 is not lower than an upper surface of the second doping region III away from the base 11, and a second interval is between the second isolation layer 163 and the channel region II. A third isolation layer 173 is formed covering the surface of the sidewall of the second doping region III, and the third isolation layer 173 is in contact with the second isolation layer 163, and a third interval is between the second isolation layer 163 of the sidewall of the second doping region III adjacent to each other in the adjacent initial bit line 124, and the second interval and the third interval are connected to each other.
[0087] Here, Fig. 12 is a schematic cross-sectional view of the structure shown in Fig. 11 taken along the first cross-sectional direction AA1, and Fig. 13 is a schematic cross-sectional view of the structure shown in Fig. 11 taken along the second cross-sectional direction BB1. It should be explained that, for convenience of description, one or two of the schematic cross-sectional views taken along the first cross-sectional direction AA1 and the schematic cross-sectional views taken along the second cross-sectional direction BB1 will be shown hereinafter. When referring to only one drawing, the drawing is a schematic cross-sectional view taken along the first cross-sectional direction AA1. When referring to two drawings at the same time, the drawing is first a schematic cross-sectional view taken along the first cross-sectional direction AA1, and then a schematic cross-sectional view taken along the second cross-sectional direction BB1.
[0088] In some embodiments, referring to Figures 1 and 11 to 33, the steps of forming the first isolation layer 113, the second isolation layer 163, the third isolation layer 173, the insulating layer 106, the word line 107, and the isolation layer 103 include the following steps.
[0089] 11, an initial first isolation layer 113a is formed. The initial first isolation layer 113a surrounds the sidewall of the semiconductor channel 105, and the initial first isolation layer 113a located on the sidewall of the adjacent semiconductor channel 105 on the same initial bit line 124 has a fourth interval e between them.
[0090] The step of forming the initial first isolation layer 113a may be as follows: A first isolation film is formed, and the first isolation film covers the sidewall and bottom of the second trench d (see FIG. 10) so that its shape is maintained, and is located on the upper surface of the barrier layer 130 and the fourth dielectric layer 143. A dry etching process is performed on the first isolation film until the barrier layer 130 is exposed, and a fifth dielectric layer 153 is formed by utilizing the fact that the thickness of different areas of the first isolation film etched by the etching process in the same etching time is the same.
[0091] 11 to 13, the fifth dielectric layer 153 is located on the sidewall of the second trench d (see FIG. 10), the fourth dielectric layer 143 is located in the space between adjacent semiconductor channels 105, the fourth dielectric layer 143 and the fifth dielectric layer 153 collectively constitute the initial first isolation layer 113a, and there is a fourth space e between the fifth dielectric layers 153 located on the sidewall of the second trench d.
[0092] Here, the material of the fourth dielectric layer 143 and the material of the fifth dielectric layer 153 are the same, which is convenient for removing the fourth dielectric layer 143 and the fifth dielectric layer 153 corresponding to the sidewall of the channel region II together by a subsequent etching process, thereby forming a gap between the sidewall of the channel region II and the second isolation layer to be formed subsequently, thereby being favorable for forming a gap for manufacturing the word line subsequently. Moreover, the material of the fourth dielectric layer 143 and the material of the fifth dielectric layer 153 are both silicon oxide.
[0093] In another embodiment, the material of the fourth dielectric layer and the material of the fifth dielectric layer may be different, as long as the material of the fourth dielectric layer and the material of the fifth dielectric layer have good insulating effect. Then, the fourth dielectric layer and the fifth dielectric layer corresponding to the sidewall of the channel region can be removed step by step.
[0094] 14, a second isolation layer 163 is formed. The second isolation layer 163 is filled to the full in the fourth interval e (see FIG. 13), and the material of the second isolation layer 163 is different from the material of the initial first isolation layer 113a. Here, the material of the second isolation layer 163 includes silicon nitride.
[0095] Referring to FIG. 15, a portion of the initial first isolation layer 113a is etched to expose the sidewall of the second doping region III.
[0096] Referring to Figures 16 to 19, where Figure 17 is a schematic overhead view of Figure 16, Figure 18 is a schematic cross-sectional view along the third cross-sectional direction CC1, and Figure 19 is a schematic cross-sectional view along the second cross-sectional direction BB1.
[0097] A third isolation layer 173 is formed. The third isolation layer 173 surrounds the sidewall of the second doping region III and is located on the sidewall of the second isolation layer 163. The third isolation layer 173 located on the sidewall of the second doping region III and the third isolation layer 173 located on the sidewall of the second isolation layer 163 jointly constitute a through hole f. The bottom of the through hole f is exposed from the initial first isolation layer 113a, and the material of the third isolation layer 173 is different from the material of the initial first isolation layer 113a.
[0098] 18 and 19, the third isolation layer 173 surrounds the sidewall of the second doping region III and covers an upper surface of the fifth dielectric layer 153 and a part of an upper surface of the fourth dielectric layer 143. A part of the upper surface of the fourth dielectric layer 143 is exposed through the through hole f.
[0099] In some embodiments, the third isolation layer 173 can be formed by the following process steps: A deposition process is performed to form a third isolation film covering the surface jointly constituted by the semiconductor channel 105, the initial first isolation layer 113a, and the second isolation layer 163 in a shape-preserving manner; A dry etching process is performed on the third isolation film until the upper surface of the second doping region III is exposed; and the third isolation layer 173 is formed to expose the second isolation layer 163 by utilizing the fact that the etching process etches different regions of the third isolation film to the same thickness within the same etching time. Here, the material of the third isolation layer 173 includes silicon nitride.
[0100] In addition, in the above-mentioned first mask layer 102 and second mask layer 112, the ratio of the opening width of the first opening b along the direction Y to the opening width of the second opening c along the direction X is 2 to 1, which is advantageous to ensure that the third isolation layer 173 is filled up in the gap between adjacent semiconductor channels 105 on the same initial bit line 124 while not filling up the gap between adjacent semiconductor channels 105 on adjacent initial bit lines 124 when the third isolation layer 173 is formed. This ensures the formation of a through hole f exposing a part of the top surface of the fourth dielectric layer 143, and facilitates the subsequent removal of a part of the initial first isolation layer 113a using the through hole f.
[0101] 20 to 22, the initial first isolation layer 113a located on the sidewall of the channel region II exposed from the through hole f is removed, and the remaining initial first isolation layer 113a (see FIG. 18) becomes the first isolation layer 113.
[0102] A portion of the upper surface of the initial first isolation layer 113a is exposed through the through hole f, and the material of the initial first isolation layer 113a is different from the materials of both the second isolation layer 163 and the third isolation layer 173. In this case, an etching solution can be injected into the through hole f to remove the initial first isolation layer 113a located on the sidewall of the channel region II by a wet etching process, and the initial first isolation layer 113a located on the sidewall of the first doping region I can be retained as the first isolation layer 113.
[0103] Besides, the second isolation layer 163 and the third isolation layer 173 jointly constitute a support framework, the support framework is connected to contact the second doping region III, and a part of the support framework is embedded in the first isolation layer 113. In the step of performing the wet etching process, on the one hand, the support framework plays a role of supporting and fixing the semiconductor channel 105, which is advantageous to prevent the semiconductor channel 105 from tilting or shifting under pressure caused by the etching solution flowing therethrough, thereby improving the stability of the semiconductor structure. On the other hand, the support framework is advantageous to encase the sidewall of the second doping region III, which is advantageous to prevent the second doping region III from being damaged by the etching solution.
[0104] After removing the initial first isolation layer 113a located on the sidewall of the channel region II, a second gap g is formed between the channel region II and the second isolation layer 163, and the through hole f and the second gap g jointly form a hole structure h.
[0105] 23 and 24, a protective layer 119 is formed on the surface of the sidewall of the channel region II, and the protective layer 119 covers the surface of the sidewall of the channel region II.
[0106] Taking the material of the semiconductor channel 105 as silicon for example, a thermal oxidation process is performed on the exposed sidewall of the channel region II, thereby forming a protective layer 119, which covers the surface of the sidewall of the remaining channel region II, and has a fifth interval i between the protective layer 119 and the second isolation layer 163. Specifically, the thickness of the protective layer 119 is 1 nm to 2 nm in the direction perpendicular to the sidewall of the channel region II. In other embodiments, the protective layer can also be formed by a deposition process.
[0107] On the one hand, the protective layer 119 is used to isolate the sacrificial layer from the channel region II when the sacrificial layer is subsequently formed, to avoid contamination of the channel region II when the sacrificial layer is subsequently formed, and on the other hand, the protective layer 119 acts as an etching buffer to prevent over-etching of the sidewalls of the channel region II when the sacrificial layer and the protective layer 119 are subsequently removed.
[0108] During the thermal oxidation process, the upper surface of the second doping region III is also exposed. In this case, a partial region close to the upper surface of the second doping region III and the sidewall of the channel region II are both transformed into the protective layer 119.
[0109] 25 and 26, a sacrificial layer 129 doped with a second type of doping ions is formed on a sidewall of the protective layer 119 away from the channel region II, and the sacrificial layer 129 covers at least the sidewall of the channel region II.
[0110] In some embodiments, a deposition process can be adopted to form the sacrificial layer 129 that fills the through holes f and the fifth interval I. That is, the sacrificial layer 129 fills the interval between adjacent protective layers 119 and is located in the interval between adjacent second doping regions III. The volume of the sacrificial layer 129 thus formed is large, which is advantageous for providing more second-type doping ions during a subsequent annealing process, thereby diffusing more second-type doping ions into the channel region II and reducing the concentration of majority carriers in the channel region II.
[0111] Here, the material of the sacrificial layer 129 includes polysilicon. Because polysilicon contains a large amount of impurities, it is advantageous to have a protective layer 119 between the channel region II and the sacrificial layer 129 when forming the polysilicon, to avoid contamination of the channel region II by impurities. The second type of doping ions can be boron ions.
[0112] In some embodiments, the doping concentration of the second type of doping ions in the sacrificial layer 129 is greater than 4×10 20 atom / cm 3 ~9×10 20 atom / cm 3 For example, the doping concentration of the second type of doping ions in the sacrificial layer 129 is 1×10 21 atom / cm 3 and after the subsequent annealing process, the effective doping concentration range of the first type doping ions in the channel region II is 8×10 18 atom / cm 3 ~2×10 19 atom / cm 3 It is advantageous to ensure that
[0113] In another embodiment, a sacrificial layer doped with the second type of doping ions may be directly formed on the surface of the sidewall of the channel region without forming a protective layer on the sidewall of the channel region.
[0114] An annealing process is adopted to diffuse the second type of doping ions into the channel region II, thereby reducing the concentration of majority carriers in the channel region II. In the above process, the first doping region I, the channel region II, and the second doping region III are all doped with the first type of doping ions. Therefore, when the second type of doping ions diffuse into the channel region II, the effective doping concentration of the first type of doping ions in the channel region II is lower than the effective doping concentration in the first doping region I and lower than the effective doping concentration in the second doping region III. Thus, the concentration of majority carriers in the channel region II is lower than the concentration of majority carriers in the first doping region I and lower than the concentration of majority carriers in the second doping region III. This is advantageous to improve the on / off proportionality of the channel region II, while reducing the threshold voltage of the transistor formed by the first doping region I, the channel region II, and the second doping region III, and improving the saturation current of the transistor.
[0115] Besides, in the step of the annealing process, the diffusion direction of the second kind of doping ions is from the channel region II to the first doping region I, or from the channel region II to the second doping region III. In this way, the effective doping concentration of the first kind of doping ions in the partial region where the first doping region I and the channel region II contact each other is lowered, and the effective doping concentration of the first kind of doping ions in the partial region where the second doping region III and the channel region II contact each other is lowered, which is favorable for making the semiconductor structure less susceptible to impact ionization and reducing GIDL.
[0116] Besides, the sidewall of the second doping region III is protected by the third isolation layer 173, and the top surface of the second doping region III is protected by the protection layer 119. Therefore, there is no need to etch the sacrificial layer 129, and the annealing process can be directly performed to achieve the purpose of diffusing the second type of doping ions into the channel region II, which is advantageous to simplify the manufacturing steps of the semiconductor structure.
[0117] 27 and 28, by removing the sacrificial layer 129 and the protective layer 119, the sidewall of the channel region II is exposed, and the through hole f and the second interval k having a larger volume are formed again, so that the orthogonal projection of the channel region II on the base 11 is smaller than the orthogonal projection of the second doping region III on the base 11, and smaller than the orthogonal projection of the first doping region I on the base 11. In this embodiment, the material of the sacrificial layer 129 is polysilicon, and the material of the channel region II is silicon, and the etching rate difference between the sacrificial layer 129 and the channel region II is small by the same etching process. Therefore, when the sacrificial layer 129 is removed, the protective layer 119 can act as an etching barrier layer to prevent the channel region II from being damaged by etching.
[0118] 29 to 31, an insulating layer 106 is formed to cover the surface of the sidewall of the channel region II, and a word line 107 is formed to cover the surface of the sidewall of the insulating layer 106 away from the channel region II. The word line 107 and the insulating layer 106 are jointly filled in the second interval k (see FIG. 28).
[0119] In some embodiments, a thermal oxidation process is performed on the exposed sidewall of the channel region II, thereby forming an insulating layer 106. Furthermore, the orthogonal projection of the channel region II onto the base 11 is smaller than the orthogonal projection of the second doping region III onto the base 11, and smaller than the orthogonal projection of the first doping region I onto the base 11. This is advantageous for forming a channel region II with a smaller cross-sectional area in a cross section perpendicular to the direction Z, provided that no etching process is adopted, and is advantageous for improving the controllability of the word line 107 over the channel region II, thereby making it easier to control the on or off of the GAA transistor. Here, the material of the insulating layer 106 is silicon oxide. In other embodiments, the insulating layer covering the surface of the sidewall of the channel region can also be formed by a deposition process.
[0120] The step of forming the word lines 107 includes the following steps: forming initial word lines, and the initial word lines are filled up in the second interval k and the via holes f; removing the initial word lines located in the via holes f, and the remaining initial word lines are the word lines 107. Here, the initial word lines can be formed by a deposition process. The material of the initial word lines includes at least one of polysilicon, titanium nitride, tantalum nitride, copper, or tungsten.
[0121] The initial word lines are filled in the second interval k and the through hole f in a self-aligned manner. After removing the initial word lines located in the through hole f, it is advantageous to form the word lines 107 with an accurate size in a self-aligned manner, and it is advantageous to simplify the step of forming the word lines 107 without needing to design the size of the word lines 107 by an etching process. Furthermore, by adjusting the size of the second interval k, it is possible to obtain the word lines 107 with a small size.
[0122] 32, after the word lines 107 are formed, a fourth isolation layer 183 is further formed. The fourth isolation layer 183 is filled in the through holes f (see FIG. 30).
[0123] In some embodiments, the material of the fourth isolation layer 183 is the same as that of the second isolation layer 163 and the third isolation layer 173, both of which include silicon nitride. In other embodiments, the third isolation film is subjected to a chemical mechanical planarization process until the top surface of the second doping region is exposed, that is, the insulating layer located on the top surface of the second doping region is synchronously removed, and the remaining third isolation film is the third isolation layer.
[0124] 32, the insulating layer 106 located on the top surface of the second doping region III is removed (see FIG. 29), and an epitaxial growth process is employed to form an early transition layer 128 on the top surface of the second doping region III. The orthogonal projection of the early transition layer 128 onto the base 11 covers the orthogonal projection of the second doping region III onto the base 11.
[0125] Besides, in the process step of epitaxial growth, the initial transition layer 128 is further doped with a first type of doping ion, and the doping concentration of the first type of doping ion in the initial transition layer 128 is higher than that in the second doping region III, so that the resistance of the initial transition layer 128 is smaller than that of the second doping region III.
[0126] On the one hand, the use of the epitaxial growth process is favorable to improve the continuity between the second doping region III and the initial transition layer 128, reduce the contact defects caused by different crystal lattice properties or crystal lattice misalignment, reduce the contact resistance caused by the contact defects, and improve the carrier transmission ability and movement speed, thereby improving the conductive performance between the second doping region III and the initial transition layer 128 and reducing the heat generation during the operation of the semiconductor structure. On the other hand, the use of the epitaxial growth process is favorable to enlarge the orthogonal projection of the initial transition layer 128 onto the base 11, and favorable to make the orthogonal projection area of the initial transition layer 128 onto the base 11 larger than the orthogonal projection area of the second doping region III onto the base 11. In the subsequent process, the initial transition layer 128 is used as a mask to avoid the second dielectric layer surrounding the sidewall of the second doping region III being etched until the second doping region III is exposed, thereby ensuring a good protection effect of the second dielectric layer to be formed subsequently on the second doping region III.
[0127] 32 and 33, the second isolation layer 163, the third isolation layer 173, and the fourth isolation layer 183 are etched using the initial transition layer 128 as a mask, thereby exposing the sidewalls of the second doping region III, and the top surface of the remaining second isolation layer 163 is not higher than the top surface of the word line 107. Here, the orthogonal projection of the initial transition layer 128 onto the base 11 covers the orthogonal projection of the second doping region III onto the base 11, which is advantageous to avoid the semiconductor channel 105 being etched damaged in this step.
[0128] Next, a second dielectric film is formed to cover the surface of the initial transition layer 128, the sidewall of the second doping region III, the upper surface of the word line 107, and the upper surface of the second isolation layer 163 so that the shape is maintained. The second dielectric film is subjected to a chemical mechanical planarization process until the surface of the initial transition layer 128 is exposed, and the remaining second dielectric film is etched using the initial transition layer 128 as a mask. The orthogonal projection area of the initial transition layer 128 on the base 11 is larger than the orthogonal projection area of the second doping region III on the base 11, so that the second dielectric film located on the surface of the initial transition layer 128, the upper surface of the second isolation layer 163, and a part of the upper surface of the word line 107 is removed, and at the same time, it is advantageous to avoid etching the second dielectric film directly facing the orthogonal projection of the initial transition layer 128 on the base 11. Thereby, the second dielectric layer 123 surrounding the sidewall of the second doping region III is formed, and a good protection effect of the second dielectric layer 123 on the second doping region III is ensured. A deposition process can now be employed to form the second dielectric film.
[0129] Next, the remaining second isolation layer 163 is removed to expose the top surface of the initial bit line 124. In another embodiment, the second isolation layer, the third isolation layer, and the fourth isolation layer are etched using the initial transition layer as a mask, thereby exposing the sidewalls of the initial bit line and the second doping region, and then a thermal oxidation process is performed on the exposed sidewalls of the second doping region, thereby forming a second dielectric layer.
[0130] 33 and 1-5, a metallization process is performed on the exposed initial bitlines 124 and the initial transition layer 128, thereby forming the bitlines 104. The material of the bitlines 104 includes a metal semiconductor compound 114.
[0131] Here, the metallization process includes the following steps:
[0132] Form a metal layer on the surface of the initial transition layer 128 and the upper surface of the initial bit line 124, where the metal layer provides metal elements to form the bit line 104. The metal layer is further located on the exposed surfaces of the second dielectric layer 123, the word line 107 and the first isolation layer 113, where the material of the metal layer includes at least one of cobalt, nickel, molybdenum, titanium, tungsten, tantalum, or platinum.
[0133] An annealing process is performed, which converts a portion of the thickness of the initial transition layer 128 into metal contact layer 108 and a portion of the thickness of the initial bitline 124 into bitline 104. After the bitline 104 is formed, the remaining metal layer is removed.
[0134] In some embodiments, during the annealing process, the metal layer reacts with the initial transition layer 128 and the initial bit line 124, converting a portion of the thickness of the initial transition layer 128 into the metal contact layer 108 and a portion of the thickness of the initial bit line 124 into the bit line 104. Specifically, in one example, referring to FIG. 3, the metal semiconductor compounds 114 in the same bit line 104 are spaced apart from each other. In another example, referring to FIG. 4, the metal semiconductor compounds 114 in the same bit line 104 are connected to each other.
[0135] In other embodiments, the entire thickness of the initial transition layer can be changed to the metal contact layer, and the entire thickness of the initial bitline can be changed to the bitline.
[0136] In another embodiment, when an initial transition layer is not formed on the upper surface of the second doping region, the insulating layer on the upper surface of the second doping region is not removed first, and subsequently, a metallization process is performed only on the initial bit line to form the bit line, and then the insulating layer on the upper surface of the second doping region is removed. Or, when an initial transition layer is not formed on the upper surface of the second doping region, the insulating layer on the upper surface of the second doping region is removed to expose the sidewall of the second doping region, and a second dielectric film is formed to cover the upper surface and sidewall of the second doping region, the upper surface of the word line, and the upper surface of the second isolation layer so as to maintain the shape of the second dielectric film, and then a vertical etching is performed on the second dielectric film, thereby removing the second dielectric film on the upper surface of the second doping region, the upper surface of the second isolation layer, and a part of the upper surface of the word line, and reserving the second dielectric film on the sidewall of the second doping region as the second dielectric layer.
[0137] 33 and 1 to 5, a third dielectric layer 133 is formed, and the third dielectric layer 133 is filled in the first interval between adjacent first isolation layers 113, the second gap between adjacent word lines 107, and the third gap between adjacent second dielectric layers 123, to achieve electrical insulation between adjacent semiconductor channels 105 and adjacent word lines 107. In some examples, referring to FIG. 6, when forming the third dielectric layer 133, the third dielectric layer 133 located in the second gap can further have a fourth gap 109.
[0138] Here, the second dielectric layer 123 , the third dielectric layer 133 , the fourth dielectric layer 143 and the fifth dielectric layer 153 collectively constitute the isolation layer 103 .
[0139] In some other embodiments, referring to FIGS. 11-1 and 34-36, the steps of forming the first isolation layer 113, the insulating layer 106, the word lines 107, and the third dielectric layer 133 include the following steps.
[0140] 11 to 14, an initial first isolation layer 113a is formed, the initial first isolation layer 113a surrounds the sidewall of the semiconductor channel 105, and there is a fourth interval e between the initial first isolation layers 113a located on the sidewall of the adjacent semiconductor channel 105 on the same initial bit line 124. A second isolation layer 163 is formed, the second isolation layer 163 is filled to the fourth interval e, and the material of the second isolation layer 163 is different from the material of the initial first isolation layer 113a.
[0141] Here, the steps of forming the initial first isolation layer 113a and the second isolation layer 163 are the same as in the above example, and will not be repeated here.
[0142] 34, a part of the initial first isolation layer 113a (see FIG. 14) is etched to expose the sidewall of the second doping region III and the sidewall of the channel region II, and the remaining initial first isolation layer 113a is the first isolation layer 113. Furthermore, a protection layer 119 is formed to cover the sidewall of the second doping region III and the sidewall of the channel region II, and the protection layer 119 and the second isolation layer 163 have a sixth interval m between them.
[0143] Taking the material of the semiconductor channel 105 as an example, silicon, a thermal oxidation process is performed on the exposed sidewall of the second doping region III and the sidewall of the channel region II, thereby forming a protective layer 119, which covers the remaining surface of the sidewall of the second doping region III and the remaining surface of the sidewall of the channel region II. Specifically, the thickness of the protective layer 119 is 1 nm to 2 nm in a direction perpendicular to the Z direction. In another embodiment, the protective layer can also be formed by a deposition process.
[0144] On the one hand, when the sacrificial layer is subsequently formed, the protective layer 119 is used to isolate the sacrificial layer from the channel region II to avoid contamination of the channel region II when the sacrificial layer is subsequently formed, and on the other hand, when the sacrificial layer and the protective layer 119 are subsequently removed, the protective layer 119 acts as an etching buffer to prevent over-etching of the sidewalls of the channel region II.
[0145] In the course of the thermal oxidation treatment, the upper surface of the second doping region III is also exposed. In this case, a portion of the second doping region III close to the upper surface of the second doping region III is also transformed into the protective layer 119.
[0146] 35, a sacrificial layer 129 doped with a second type of doping ion is formed on the sidewall of the protective layer 119 away from the channel region II, and the sacrificial layer 129 covers only the sidewall of the channel region II. The step of forming the sacrificial layer 129 may include the following steps: adopt a deposition process to form an initial sacrificial layer that fills the sixth interval m, and perform a re-etching process on the initial sacrificial layer to remove a part of the initial sacrificial layer so that the initial sacrificial layer is located only on the sidewall of the channel region II. In this way, the second type of doping ion can be prevented from diffusing into the second doping region III by the protective layer 119 surrounding the sidewall of the second doping region III during the subsequent annealing process.
[0147] An annealing process is employed to diffuse the second type of doping ions into the channel region II, thereby reducing the concentration of majority carriers in the channel region II.
[0148] 35 and 36, the protective layer 119 and the sacrificial layer 129 are removed, thereby exposing the sidewall of the second doping region III and the sidewall of the channel region II. An initial insulating layer 116 is formed covering the sidewall of the second doping region III and the sidewall of the channel region II, and there is a gap between the initial insulating layer 116 and the second isolation layer 163. The initial insulating layer 116 on the sidewall of the channel region II is the insulating layer 106, and the protective layer 116 covering the sidewall of the second doping region III is the second dielectric layer 123. Here, the method of forming the initial insulating layer 116 includes a thermal oxidation process or a deposition process.
[0149] In some embodiments, in a subsequent process step, the initial insulating layer 116 located on the top surface of the remaining second doped region III is removed. In other embodiments, after the thermal oxidation process, the initial insulating layer located on the top surface of the remaining second doped region III can be removed, and only the initial insulating layer covering the surface of the remaining channel region and the sidewalls of the remaining second doped region can be retained.
[0150] Form the word line 107, which only surrounds the sidewall of the insulating layer 106 located on the sidewall of the channel region II. The steps of forming the word line 107 are the same as the above example, and are not repeated here.
[0151] After forming the word lines 107, the steps of forming a fourth isolation layer, forming an initial transition layer, performing a metallization process on the initial transition layer and the initial bit lines to form metal contact layers and bit lines, and forming a third dielectric layer are the same as in the above example and will not be repeated here.
[0152] A capacitor structure (not shown) is formed on a surface jointly constituted by the metal contact layer 108 and the third dielectric layer 133. In another embodiment, it is not necessary to further form a metal contact layer, and after removing the insulating layer located on the upper surface of the second doping region, the capacitor structure can be directly formed on the surface jointly constituted by the second doping region and the third dielectric layer.
[0153] As described above, by forming a hole structure with a specific shape, a thermal oxidation process and an annealing process are adopted to diffuse the second doping ions into the channel region II doped with the first doping ions, so that the effective doping concentration of the first doping ions in the channel region II is lower than that in the first doping region I and lower than that in the second doping region III. In this way, the concentration of majority carriers in the channel region II is low, while the concentration of majority carriers in the first doping region I and the second doping region III is high, thereby improving the on / off proportionality of the channel region II, while reducing the threshold voltage of the transistor formed by the first doping region I, the channel region II, and the second doping region III, and improving the saturation current of the transistor, thereby improving the electrical performance of the semiconductor structure.
