[0226] The semiconductor package of the present embodiment can be manufactured by, for example, mounting a semiconductor device such as a semiconductor chip or memory at a predetermined location on a printed circuit board of the present embodiment and sealing the semiconductor device with a sealing resin or the like.
[0227] Examples
[0228] Next, the present embodiment will be described in more detail by the following examples, but these examples do not limit the present invention.
[0229] In addition, the performance of the copper-clad laminates obtained in each example was measured and evaluated by the following method.
[0230] (1) Glass transition temperature
[0231] An evaluation substrate with dimensions of 4 mm in width × 30 mm in length × 0.4 mm in thickness was fabricated by removing the copper foil by immersing a copper-clad laminate in a copper etching solution, and the glass transition temperature was measured using a dynamic viscoelasticity measuring device (manufactured by UBM Co., Ltd., product name: DVE-V4). The evaluation substrate fabricated above was installed in a detector, and measurements were taken under measurement conditions of a heating rate of 5°C / min, a frequency of 10 Hz, and a measurement temperature range of 40 to 360°C, with the temperature at which the loss modulus was maximum defined as the glass transition temperature. A higher glass transition temperature indicates superior heat resistance. Additionally, if the loss modulus exceeded 360°C, it was indicated as ">360" in Table 1.
[0232] (2) Heat resistance of solder
[0233] An evaluation board was prepared by cutting a copper laminate into a square shape with sides of 25 mm, and the time until expansion occurred was measured by observing the appearance while floating the evaluation board in a solder bath at a temperature of 288°C for a maximum of 90 minutes. The evaluation results were recorded in Table 1 as “A” when no expansion was confirmed at the point of floating for 90 minutes.
[0234] (3) Thermal expansion coefficient
[0235] A 5mm × 5mm square evaluation substrate was prepared by removing the copper foil by immersing a copper-clad laminate in a copper etching solution, and thermomechanical analysis was performed using the compression method with a TMA test device (T.A. Instruments Japan Co., Ltd., TMAQ400EM). After mounting the evaluation substrate on the device, the temperature was raised to 260°C at a heating rate of 10°C / min, lowered to 10°C at a cooling rate of 10°C / min, and then raised again to 320°C at a heating rate of 10°C / min. The thermal expansion coefficient was measured a total of two times: during the first and second heating cycles. The average thermal expansion coefficient from 30°C to 100°C during the second measurement was calculated and taken as the value of the thermal expansion coefficient.
[0236] (4) Desmear resistance (measurement of weight loss after desmear treatment)
[0237] A 40mm × 40mm evaluation substrate, from which copper foil was removed by immersing a copper laminate in a copper etching solution, was immersed in a swelling solution, “Swelling Dip Securigant P” (aqueous solution of glycol ethers and sodium hydroxide, manufactured by Atotech Japan Co., Ltd.), at 60°C for 10 minutes, then immersed in a mixing solution, “Concentrate Compact P” (aqueous solution of KMnO4: 60g / L and NaOH: 40g / L, manufactured by Atotech Japan Co., Ltd.), at 80°C for 20 minutes, and finally immersed in a neutralizing solution, “Reduction Sholucin Securigant P” (aqueous solution of sulfuric acid, manufactured by Atotech Japan Co., Ltd.), at 40°C for 5 minutes, and then dried at 80°C for 10 minutes to perform a desmear treatment.
[0238] The weight loss (g / m²) after desmear treatment relative to the dry weight before desmear treatment was calculated and used as an indicator of desmear resistance. The smaller the weight loss after desmear treatment, the better the desmear resistance.
[0239] (5) Inter-layer strength
[0240] An evaluation substrate with dimensions of 10 mm in width × 100 mm in length × 0.4 mm in thickness was fabricated by removing the copper foil from a copper laminate by immersing it in a copper etching solution. One end of the outermost insulating layer of the evaluation substrate was peeled off at the interface with the insulating layer to which it is laminated. The peeled portion was then grasped with a gripping tool, and the interlayer peel strength was measured when peeled in the vertical direction using a tensile testing machine. Additionally, the tensile speed was set to approximately 50 mm / min, and the measurement temperature was set to room temperature.
[0241] (6) Copper foil peel strength
[0242] An evaluation substrate was fabricated by immersing a copper laminate in a copper etching solution to form an outer copper foil with a width of 3 mm. One end of the evaluation substrate was peeled off at the interface between the outer copper layer and the insulating layer, and the copper foil peel strength was measured when the peeled portion was grasped with a gripping tool and peeled in the vertical direction using a tensile testing machine. Additionally, the tensile speed was set to approximately 50 mm / min, and the measurement temperature was set to room temperature.
[0243] [Synthetic Example 1; Synthesis of Modified Maleimide Resin (A)]
[0244] (1. Synthesis of azomethine-modified siloxane [(a2') component])
[0245] 592 parts by mass of biterminal amino-modified silicone "XF42-C5379" (product name: Momentive Performance Materials Japan Kodo Kaisha, functional group equivalent: 740 g / eq), 33 parts by mass of terephthalaldehyde, and 939 parts by mass of propylene glycol monomethyl ether were added to a reaction vessel of 2 L volume equipped with a thermometer, a stirring device, and a moisture meter with a reflux condenser, and the reaction was carried out at 115°C for 2 hours. Afterward, the temperature was raised to 125°C, dehydrated by atmospheric pressure concentration, and an azomethine-modified siloxane-containing solution was obtained.
[0246] (2. Synthesis of modified maleimide resin (A))
[0247] 119 parts by mass (converted to solid content) of the azomethine-modified siloxane-containing solution, 161 parts by mass of 2,2-bis[4-(4-maleimidephenoxy)phenyl]propane (component (a1)) and 376 parts by mass of propylene glycol monomethyl ether were added to a reaction vessel with a volume of 2L equipped with a thermometer, a stirring device and a moisture meter with a reflux condenser, and the mixture was reacted at 120°C for 4 hours to obtain a solution containing modified maleimide resin (A) [hereinafter referred to as modified maleimide resin (a-1)].
[0248] [Examples 1 to 5, Comparative Examples 1 to 2]
[0249] Methyl ethyl ketone was used as a diluting solvent, and each component was mixed according to the formulation composition listed in Table 1 and stirred for 6 hours to prepare a varnish with a solid content (i.e., the content of the thermosetting resin composition excluding organic solvent) of 65 mass%.
[0250] Next, the obtained varnish was impregnated and coated onto an E glass cross with a thickness of 0.1 mm, and heated and dried at 110°C for 3 minutes to obtain a prepreg with a thermosetting resin composition content of 47 to 48 mass%.
[0251] Four sheets of this prepreg were stacked, and 12 μm electrolytic copper foils were placed on the top and bottom. The temperature was raised to 240°C at a pressure of 3.0 MPa and a heating rate of 4.0°C / min, maintained for 85 minutes, and then cooled for 30 minutes after releasing the pressure to obtain a copper-clad laminate. The above measurements and evaluations were performed using the obtained copper-clad laminate. The results are shown in Table 1.
