Abstract

The invention proposes a flux that can prevent the formation of voids when impregnating indium alloys used for continuous convection under varying temperature conditions. The invention uses a flux containing rosin ester, an organic acid (A), and a solvent (S). The organic acid (A) consists of dimeric acid (Al) which represents a weight reduction of not more than 1% by mass by thermogravimetric analysis in which the dimeric acid is heated to 260°C at a rate of increase of 10°C / min. The solvent (S) consists of a solvent (Sl) which expresses a weight-weight ratio of at least 99% by mass by thermogravimetric analysis in which the solvent (Sl) is heated to 150°C at a rate of temperature increase of 6°C / minute. The invention also proposes a method for manufacturing electronic components including semiconductor packages.
