Abstract

An optical system (100) for analyzing a diffuser (104) comprises an optical sensor (112) coupled to a support structure (106), wherein the optical sensor (112) comprises a lens assembly (114) operable to provide an image of one or more openings of a plurality of openings (102) of the diffuser (104). OPTICAL SYSTEM AND METHOD FOR MEASURING DIFFUSER PLATE OPENINGS

[0001] Field of the Disclosure

[0002] The present disclosure generally relates to semiconductor substrate processing systems and, more specifically, to an optical system and methodology for measuring diffuser plate openings.

[0003] Background of the Disclosure

[0004] The geometry of pin holes of a diffuser faceplate, or “showerhead, ” inside a chemical vapor deposition (CVD) chamber critically determines the air flow and plasma distribution, which ultimately affects film deposition uniformity. An incorrect measurement of the pin hole sizes of a diffuser or faceplate could thus lead to tool downtime or a yield loss during production due to non-uniformity of a critical layer.

[0005] Currently, pin gauges are used to measure pin hole sizes of the diffuser. With this approach, each pin hole is manually tested by inserting a standard pin with a discrete and known diameter into the pin hole. Although simple and straightforward, this approach has several drawbacks. First, direct physical contact potentially damages the measured pin holes, thus causing changes in geometry and / or opening dimensions. Second, there is no standard and consistent method to determine whether a pin could be inserted into a pinhole, so accuracy and repeatability varies. Third, the throughput is low, so only a limited number of holes can realistically be measured.

[0006] Accordingly, to increase measurement accuracy, precision, and throughput of the pin hole measurement process, a non-destructive and accurate measurement methodology and system is needed.Summary

[0024] Embodiments herein are directed to an optical measurement system for determining characteristics of diffuser openings (sometimes referred to herein as “pin holes” ) with the advantages of higher resolution, accuracy, precision, increased throughput, and the benefit of no (or reduced) physical contact with the diffuser openings. Additionally, the optical measurement system may be portable, which offers increased flexibility for different sizes of measured objects and high usability for different scenarios, as well as short development time.

[0025] The optical measurement system described herein is operable to capture an image of a pin hole, which may be illuminated from a backside of the diffuser, using a high-resolution optical image sensor equipped with a lens, and to then determine a diameter of the pin hole. To achieve this functionality, the optical measurement system includes hardware subsystems, the optical image sensor, a calibration kit including alignment plate and backlight, and a software tool with calculation algorithm implemented on an associated processor.

[0026] As will be described in greater detail below, the optical image sensor is operable to magnify and capture an image of the pin hole in its “best focus” position, while the calibration kit offers a standard reference for the optical image sensor to calculate its conversion coefficient  of pixel sizes to an absolute dimension. The alignment plate (s) provides not only fast positioning of the optical sensor at each measurement point, but also protection of measured objects from damage. Meanwhile, the backlight subsystem offers uniform and stable illumination to the measured pin holes.

[0027] With reference to FIG. 1, an optical measurement system (hereinafter “system” ) 100 according to one or more embodiments will be described. The system 100 may be used to analyze a plurality of openings 102 of a diffuser 104, which may be a distribution plate for providing gas delivery within a processing chamber. Although non-limiting, the diffuser 104 may be part of a plasma enhanced chemical vapor deposition (PECVD) system configured to process large area substrates.

[0028] The system 100 may include a support structure 106 including a base 108, a stage 109, and an adjustment arm 110 coupled between the base 108 and the stage 109. A camera and lens assembly 105 may be mounted on the stage 109 in a manner that provides for relative movement between the camera and lens assembly 105 and a target, such as one or more openings 102 of the diffuser 104. For example, the stage 109 and the adjustment arm 110 allow for 3-axis fine adjustment of the camera and lens assembly 105. The base 108 may rest atop one or more alignment plates 120 positioned over / atop the diffuser 104. The diffuser 104 and the alignment plates 120 may be coupled to, or positioned within, a diffuser frame 113. As will be described in greater detail below, a lighting source 111 may be provided beneath the diffuser 104 to promote more accurate performance of the optical sensor 112. Any suitable frame or other structure may be used to support these components (e.g., one or more frame or other support members) .

[0029] In some embodiments, the diffuser 104 may be include a first main side 115 opposite a second main side 116, wherein the alignment plates 120 directly abut the first main side 115. In some embodiments, a set of (i.e., one or more) pins 118 may extend from the first main side 115 of the diffuser 104 for engagement with corresponding openings (not shown) of the alignment plates 120, as will be described in further detail herein. The openings 102 of the diffuser 104 are configured to provide uniform distribution of gases passing through the diffuser 104 and into a processing chamber. Although non-limiting, the diffuser 104 may be fabricated from stainless steel, aluminum (Al) , anodized aluminum, nickel (Ni) , or other RF conductive material. The diffuser 104 is configured with a thickness that maintains sufficient flatness across the first main side as not to adversely affect substrate processing.

[0030] In some embodiments, the camera and lens assembly 105 may include an optical sensor 112 and a lens assembly 114 coupled to the stage 109. The optical sensor 112 may include an image sensor 119 and a storage memory 121 within a housing 122, which is positioned atop the stage 109. The optical sensor 112 may operate with a controller 123 and optional graphical user interface (GUI) 125, wherein the controller 123 may be internally or externally located. Real-time image capture may be displayed on the GUI 125 for user-verification of the position and quality of the image. A power source 124 (e.g., 12V rechargeable battery) powers the optical sensor 112, permitting the system 100 to be portable.

[0031] In some embodiments, the image sensor 119 may include a variety of image capturing devices of suitable resolution, such as a complementary metal-oxide-semiconductor (CMOS) or a charged coupled device (CCD) . Example resolutions may be 2-12 megapixels or higher, and in some embodiments, about 4-6 megapixels or higher. One particular example CMOS sensor that may be employed may have approximately 2000×2000 pixels, approximately 5-megapixel  resolution, and a pixel size of approximately 3.5 micrometers. Other sensor types, pixel sizes, numbers of pixels and / or resolutions may be used. The resolution of the image sensor 119 may depend on a number of parameters, such as the size of the features to be imaged, lighting, pixel size, sensor size, the type of lenses used in the lens assembly 114, etc.

[0032] The lens assembly 114 is positioned in functional communication with the image sensor 119. Specifically, the lens assembly 114 focuses an image of a region of the diffuser 104 that is in line with a camera axis 126, onto the image sensor 119. The imaged region may be visible through a central opening 127 of the base 108 of the support structure 106. The lens assembly 114 may be comprised of any type of known lens assembly having a defined / fixed focal length. In one or more embodiments, the lens assembly 114 may be a telecentric lens having a constant and non-angular field of view along the camera axis 126 and whose magnification does not change with respect to a depth along the camera axis 126.

[0033] The controller 123, which may include one or more programmable central processing units (CPUs) , microprocessors, microcontrollers, dedicated hardware and / or software, or the like, may be provided to control operation of the system 100. In some embodiments, the controller 123 may include internal or external memory, and software / hardware for controlling operation of the camera and lens assembly 105. That is, the controller 123 and the GUI 125 provide all necessary functions for image capture, edge recognition, performance index calculation, data storage, visualization, etc. Furthermore, the GUI 125 permits users to execute aspects of the measurement procedure, including best focus finding, calibration, and measurement output.

[0034] In some embodiments, as best shown in FIG. 2, the base 108 may include a first main side 128 opposite a second main side 129, wherein the first main side 128 faces the lens  assembly 114 and the second main side 129 faces the diffuser 104. Along the second main side 129, may be a plurality of alignment pins 130 configured to engage corresponding openings of the alignment plates 120. The plurality of alignment pins 130 are used to accurately and securely position the base 108 atop each alignment plate 120 for measurement by the camera and lens assembly 105. It will be appreciated that the amount and configuration of the alignment pins 130 can vary in alternative embodiments.

[0035] Turning to FIGs. 3A - 3B, the plurality of alignment plates 120 and the diffuser frame 113 will be described in greater detail. The frame 113 may include an interior area 131 defined by a perimeter wall 132, wherein the plurality of alignment plates 120 are positioned within the interior area 131. The frame 113 may include an upper side 134 opposite a lower side 137, wherein the upper side 134 faces the lens assembly 114. Although not shown, the plurality of alignment plates 120 may rest atop the diffuser 104.

[0036] In the embodiment shown, the lighting source 111 may include a main body 135, which is positioned primarily along the lower side 137 of the frame 113, and a set of attachment arms 136 engaged with the perimeter wall 132. During use, the lighting source 111 may be slid, or otherwise repositioned, at different positions along the lower side 137 of the frame 113, e.g., depending on the position of the lens assembly 114. Although non-limiting, the main body 135 may include a plurality of lighting elements (e.g., LEDs) uniformly spaced to provide illumination to the underside of the plurality of alignment plates 120. The number, size, and arrangement of lighting elements may vary in alternative embodiments. Furthermore, although the lighting source 111 is demonstrated as being positioned on an opposite side of the frame 113 from the camera and lens assembly 105, in other embodiments the lighting source 111 may alternatively, or additionally, be along the same side as the camera and lens assembly 105.

[0037] The plurality of alignment plates 120 may be adjacent one another, forming a continuous structure extending substantially entirely across the interior area 131 of the frame 113. Although eight (8) alignment plates 120 are shown, a greater or lesser number of alignment plates may be present in alternative embodiments. Each of the plurality of alignment plates 120 may include a main opening 138, which is aligned with the lens assembly 114 to permit examination of a set of openings 102 of the diffuser 104. The base 108 of the support structure 106 may be placed directly atop a selected alignment plate 120 such that the central opening 127 of the base 108 is positioned over the main opening 138.

[0038] As shown in FIG. 4A, each alignment plate 120 may include a plurality of main openings 138 arranged between a first end 140 and a second end 141 thereof, wherein each main opening 138 is part of a measurement zone 142. Again, although not shown, each main opening 138 may expose a set of openings 102 of the diffuser 104. In one non-limiting embodiment, each alignment plate 120 may include eleven (11) main openings 138, wherein seven (7) openings 102 may be visible through each main opening 138.

[0039] FIG. 4B shows one of the measurement zones 142 in greater detail. In this embodiment, the measurement zone 142 may include the main opening 138, four (4) plate positioning holes 143, multiple rows of sensor positioning holes 144, and multiple rows of edge positioning index holes 145. The main opening 138 dictates the selection of a set of openings 102 of the diffuser 104 to be measured, e.g., by optical and / or flow conductance approaches. The plate positioning holes 143 may be used to position the alignment plate 120 on the diffuser 104, while the rows of sensor positioning holes 144 are for the base 108 of the support structure 106 to be positioned on the alignment plate 120. The edge position index holes 145 may be used to visually indicate an edge position of the optical sensor 112 corresponding to one of measured  openings 102 under the main opening 138. Measurement of the openings 102 will be described in greater detail herein.

[0040] FIGs. 5A - 5B demonstrate a calibration device 150 that may be coupled to the support structure 106 in some embodiments. The calibration device 150 may include a body 152 having a central hole 153 through the body 152 and a plurality of alignment holes 154 on a top surface 155 thereof for the optical sensor 112 to be positioned. More specifically, the plurality of alignment holes 154 may receive the plurality of alignment pins 130 extending from the base 108 of the support structure 106.

[0041] As better shown in FIG. 5B, the calibration device 150 may further include a standard reference slot 156 within a base portion 157 of the body 152. The standard reference slot 156 may receive a reference plate 159 (FIG. 5C) made by a lithography process and measured by scanning electron microscopy (SEM) , wherein the reference plate 159 is used as a standard reference to determine a conversion coefficient and to calibrate the optical sensor 112. More specifically, a ratio of image pixel size to actual absolute dimension can be derived by measuring one or more reference openings 160 of the reference plate 159 in terms of pixels, as will be described in greater detail herein.

[0042] An approach for measuring one or more of the openings 102 of the diffuser 104 using the optical sensor 112 will now be described with reference to an example process flow 200 of FIG. 6 and the system 100 described above. At block 201, the process flow 200 may include finding the best focus position of the one or more reference openings 160 or a selected opening 102 of the diffuser 104. That is, the best focus finding procedure is performed to find the best focus position of the optical sensor 112 along the optical axis (i.e., camera axis 126) , and is  ideally performed before calibration or measurement for increased calibration and / or measurement accuracy. The reason is because although the calibration device 150 and diffuser 104 are fabricated according to the original design, the actual working distance, meaning the distance between a given opening 102 and the optical sensor 112, may vary due to fabrication errors, an overhaul process, and / or design changes.

[0043] In some embodiments, the best focus finding procedure may include finding an initial position, as shown at as shown at block 201-A. For example, this may include positioning the optical sensor 112 on either the calibration device 150 or directly on the alignment plates 120, and then activating the lighting source 111. In the case the optical sensor 112 is placed on the optical plates 120, the alignment pins 130 of the base 108 are inserted into the plate positioning holes 143 of the selected alignment plate 120, and the opening 102 may be located / recognized by the optical sensor 112 and displayed via GUI 125. In the case that the optical sensor 112 is placed on the calibration device 150, the alignment pins 130 of the base 108 are inserted into the alignment holes 154 on the top surface 155 the calibration device 150. In either case, if necessary, the x-axis and / or y-axis positions of the optical sensor 112 may be adjusted (e.g., using the adjustment arm 110) until the opening 102 is visible. In some embodiments, the height (e.g., z-axis position) of the optical sensor 112 may also be adjusted until the image is clear. This position of the opening 102 is then recognized as an initial position by the controller 123, and then recorded (e.g., in storage memory 121) .

[0044] The best focus finding procedure may further include scanning the best focus range, as shown at block 201-B. In some embodiments, this may include moving the optical sensor 112 approximately 1.0 mm higher than its initial z-axis position, capturing the image of the measured opening 102, and moving the optical sensor 112 approximately 0.1mm lower. This process may  be repeated over a series of successive measurements until the optical sensor 112 is 1mm lower than its initial z-axis position.

[0045] The best focus finding procedure may further include calculating the best focus position, as shown at block 201-C. In some embodiments, this may include plotting an average position vs. z-position to determine the best focus position, and checking if the image quality index curve reaches to the peak at the best focus position. This process may be repeated if there is no clear peak in the image quality index curve.

[0046] The best focus finding procedure may further include moving to the best focus position, as shown at block 201-D. In some embodiments, this may include moving the optical sensor 112 to the z-axis position identified in block 201-C, and then checking the image on the monitor. If the image is not clear, then the best focus finding procedure can be repeated.

[0047] At block 202, the process flow 200 may include calibrating the optical sensor 112. In some embodiments, this is done by measuring one or more of the reference openings 160 of the reference plate 159 using the best focus position obtained from block 201, and calculating a conversion coefficient between image pixel size and actual absolute dimension. That is, the optical sensor 112 measures a standard reference hole, such as the reference opening (s) 160 with a known hole size under one or more consistent conditions, such as working distance. Then the conversion coefficient will be used later in the calculation of measured sizes of the opening (s) 102. This is beneficial because the system 100 projects the image of a pin hole onto the image sensor 112. Thus, what the image sensor 112 receives is only an image in terms of pixel number instead of an absolute dimension. To obtain the absolute dimension of an object, such as the opening 102, the magnification ratio between the actual size of the object and the image size in  terms of pixel number has to be known. The purpose of calibration is then to obtain this ratio, i.e., conversion coefficient, by measuring an object with a known dimension. The measurement procedure is then performed to capture of images of the openings 102 in a designed sequence. The controller 123 may be used to analyze all image files and to obtain the equivalent diameter and side wall edge quality index of each individual opening 102.

[0048] In addition, the best focus position for calibration and the conversion coefficient may also be used as an index to check and monitor the stability of the optical sensor 112. For example, relatively larger changes in either of these two parameters implies a drift in the system performance and an investigation may be needed.

[0049] As shown at block 202-A, the calibration process may include capturing the standard reference by positioning the optical sensor 112 on the calibration device 150, and arranging the lighting source 111 beneath the calibration device 150. The best focus finding procedure may then be run, and the optical sensor 112 adjusted to the best focus position. Multiple images of the reference opening (s) 160 of the reference plate 159 may then be captured.

[0053] At block 203, the process flow 200 may include performing the measurement procedure. For example, the measurement procedure may include performing the image capture of 6x11x11 (total 726) holes of the diffuser 104 in a designed sequence. The controller 123 may be used to then analyze all image files and get the equivalent diameter and side wall edge quality index of each individual opening 102. More specifically, as shown at block 203-A, the measurement procedure may include arranging each alignment plate 120 over the diffuser 104, e.g., in a side-by-side arrangement. The optical sensor 112 may then be positioned on a selected starting position, (e.g., 1st hole  / 1st zone  / 1st alignment plate) . The lighting source 111 may then be aligned beneath the starting position and activated to obtain image of the first opening 102.

[0054] At block 203-B, the measurement procedure may include finding the best focus by running the best focus finding procedure for the edge and central holes, and then checking if the best focus position difference between the selected edge and central holes is within an acceptable range, e.g., 0.5mm in one example. The average best focus position may then be selected for the measurement.

[0055] At block 203-C, the measurement procedure may include executing the measurement result by capturing the image of opening numbers 1 to 6 of each zone, e.g., and then repeating for each zone of each alignment plate 120.

[0056] At optional block 203-D, the measurement procedure may include generating a pin hole distribution map to display characteristics of each of the openings 102 of the diffuser 104.  The pin hole distribution map is an optical method to represent the actual uniformity distribution of pin hole sizes that affect air flow through the diffuser 104. It will be appreciated that the pin hole distribution map is but one of a variety of ways to display the data obtained as a result of the process flow 200.

[0057] In sum, embodiments herein are directed to a total-solution, portable system integrated with alignment, illumination, and operating software. With high usability and mobility, high applicability and extendibility, and low cost and high throughput, the system and methods described herein provide vast improvements over conventional solutions for measuring diffuser plates.

Claims

1.An optical system for analyzing a diffuser, the optical system comprising:an optical sensor coupled to a support structure, wherein the optical sensor comprises a lens assembly operable to provide an image of one or more openings of a plurality of openings of the diffuser; anda plurality of alignment plates positionable over the diffuser, wherein each of the plurality of alignment plates comprises a plurality of main openings arranged between a first end and a second end, wherein each of the plurality of main openings is positioned over a set of openings of the plurality of openings of the diffuser, and wherein a base of the support structure is positionable directly atop the plurality of alignment plates.2.The optical system of claim 1, further comprising a diffuser frame, wherein the diffuser is positioned within an interior area of the diffuser frame.3.The optical system of claim 2, wherein the plurality of alignment plates extend between opposite sides of a perimeter wall of the diffuser frame.4.The optical system of claim 2, further comprising a lighting source positionable adjacent the diffuser, wherein the lighting source is operable to illuminate an upper side or a lower side of the diffuser.5.The optical system of claim 4, wherein the lighting source is slidably coupled to the diffuser frame.6.The optical system of claim 1, further comprising a calibration device coupleable to the support structure, wherein the calibration device comprises:a body having a central hole extending therethrough; anda plurality of alignment holes on a top surface of the body, wherein a plurality of alignment pins extending from the base are configured to engage the plurality of alignment holes.7.The optical system of claim 6, wherein the body further comprises a base portion comprising a standard reference slot, wherein the standard reference slot is operable to receive a reference plate including one or more reference openings formed therein.8.The optical system of claim 1, wherein each alignment plate of the plurality of alignment plates comprises:a row of sensor positioning holes adjacent the plurality of main openings, wherein the row of sensor positioning holes are operable to position the base of the support structure on each alignment plate of the plurality of alignment plates; anda plurality of plate positioning holes adjacent the row of sensor positioning holes, wherein the plurality of plate openings are operable to position each alignment plate of the plurality of alignment plates on the diffuser.9.The optical system of claim 1, further comprising a central opening formed through the base of the support structure, wherein the central opening is aligned with the one or more openings of the plurality of openings of the diffuser.10.An optical system for analyzing a plurality of openings of a diffuser, the optical system comprising:an optical sensor coupled to a support structure, wherein the optical sensor is positioned over the diffuser, and wherein the optical sensor comprises a lens assembly operable to provide an image of one or more openings of the plurality of openings of the diffuser; anda plurality of alignment plates positioned directly atop the diffuser, wherein each of the plurality of alignment plates comprises a plurality of main openings positioned over a set of openings of the plurality of openings of the diffuser, and wherein a base of the support structure is positioned directly atop the plurality of alignment plates.11.The optical system of claim 10, further comprising a diffuser frame, wherein the diffuser is positioned within an interior area of the diffuser frame.12.The optical system of claim 11, wherein the plurality of alignment plates extend between opposite sides of a perimeter wall of the diffuser frame.13.The optical system of claim 11, further comprising a lighting source slidably coupled to the diffuser frame, wherein the lighting source is operable to illuminate an upper side or a lower side of the diffuser.14.The optical system of claim 10, further comprising a calibration device coupleable to the support structure, wherein the calibration device comprises:a body having a central hole extending therethrough; anda plurality of alignment holes on a top surface of the body, wherein a plurality of alignment pins extending from the base are configured to engage the plurality of alignment holes.15.The optical system of claim 14, wherein the body further comprises a base portion comprising a standard reference slot, wherein the standard reference slot is operable to receive a reference plate including one or more reference openings formed therein.16.The optical system of claim 10, wherein each alignment plate of the plurality of alignment plates comprises:a row of sensor positioning holes adjacent the plurality of main openings, wherein the row of sensor positioning holes are operable to position the base of the support structure on each alignment plate of the plurality of alignment plates; anda plurality of plate positioning holes adjacent the row of sensor positioning holes, wherein the plurality of plate openings are operable to position each alignment plate of the plurality of alignment plates on the diffuser.17.A portable optical system, comprising:an optical sensor coupled to a support structure, wherein the optical sensor is positioned over a diffuser plate, and wherein the optical sensor comprises a lens assembly operable with a controller to analyze an image of one or more openings of a plurality of openings of the diffuser plate; anda plurality of alignment plates positioned directly atop the diffuser plate, wherein each of the plurality of alignment plates comprises a plurality of main openings positioned over a set of openings of the plurality of openings of the diffuser plate, and wherein a base of the support structure is positioned directly atop the plurality of alignment plates.18.The portable optical system of claim 17, further comprising a lighting source slidably coupled to a diffuser frame, wherein the lighting source is positioned beneath the diffuser plate to illuminate a lower side of the diffuser.19.The portable optical system of claim 17, further comprising a calibration device coupleable to the support structure, wherein the calibration device comprises:a body having a central hole extending therethrough;a plurality of alignment holes on a top surface of the body, wherein a plurality of alignment pins extending from the base engage the plurality of alignment holes; anda base portion comprising a standard reference slot, wherein the standard reference slot is operable to receive a reference plate including one or more reference openings formed therein.20.The portable optical system of claim 17, wherein each alignment plate of the plurality of alignment plates comprises:a row of sensor positioning holes adjacent the plurality of main openings, wherein the row of sensor positioning holes are operable to position the base of the support structure on each alignment plate of the plurality of alignment plates; anda plurality of plate positioning holes adjacent the row of sensor positioning holes, wherein the plurality of plate openings are operable to position each alignment plate of the plurality of alignment plates on the diffuser.
