[0055] <Color Filter>

[0056] The color filter of the present invention is a color filter having green pixels and red pixels, characterized in that:

[0057] The green pixel contains color index pigment green 7 and color index pigment yellow 150,

[0058] The red pixel contains one or more red colorants selected from the group consisting of Color Index Pigment Red 177, Color Index Pigment Red 264, and Color Index Pigment Red 269, and a yellow colorant other than Color Index Pigment Yellow 150.

[0059] The color filter of the present invention can suppress color mixing caused by color shift between green pixels and red pixels even when exposed to high temperatures. The detailed reason for obtaining such an effect is not clear, but it is presumed that the reason is that since the green pixels and the red pixels are respectively composed of substances containing the above-mentioned colorant, the migration of the colorant between the green pixels and the red pixels can be suppressed, or the precipitation caused by the aggregation of the colorant contained in the green pixel and the colorant contained in the red pixel near the interface of the two pixels can be suppressed.

[0060] Furthermore, in the color filter of the present invention, since the green pixel and the red pixel are each composed of a substance containing the above-mentioned coloring agent, the color separation property between the green pixel and the red pixel is also excellent.

[0061] In the color filter of the present invention, the effect of the present invention is significantly exerted when the side surface of the green pixel is in contact with the side surface of the red pixel. Here, as examples of the case where the side surface of the green pixel is in contact with the side surface of the red pixel, there can be cited: Figure 1 As shown, there is no partition wall or other layers at the interface between the green pixel 1 and the red pixel 2, and the two side walls are directly connected to each other; and Figure 2 As shown in FIG. 1 , a partition wall 5 whose pixel is lower than the green pixel 1 and the red pixel 2 is provided between the green pixel 1 and the red pixel 2, and the side surfaces of the two pixels are in contact with each other at the top of the partition wall 5. Figure 1 and Figure 2 , the thickness of the green pixel and the red pixel are described as being the same, but the thickness of the two can be different.

[0062] In the color filter of the present invention, in the light within the wavelength range of 400 to 700 nm, from the viewpoint of color separation, the difference between the wavelength of the light on the short-wavelength side with a transmittance of 5% for the green pixel and the wavelength of the light on the long-wavelength side with a transmittance of 5% for the red pixel is preferably 98 to 115 nm, more preferably 100 to 115 nm, and further preferably 105 to 115 nm.

[0063] Furthermore, in the color filter of the present invention, in the light within the wavelength range of 400 to 700 nm, from the viewpoint of color separation, the difference between the wavelength of the light on the long wavelength side with a transmittance of 30% for the green pixel and the wavelength of the light on the long wavelength side with a transmittance of 30% for the red pixel is preferably 10 to 33 nm, more preferably 18 to 33 nm, and still more preferably 25 to 33 nm.

The upper limit is preferably 60% by mass or less, more preferably 50% by mass or less, and further preferably 40% by mass or less.

[0313] The red pixel composition preferably contains 5 to 100 parts by mass of the yellow colorant 1, more preferably 10 to 90 parts by mass, and even more preferably 20 to 80 parts by mass, based on 100 parts by mass of the red colorant 1.

[0316] The red pixel composition may contain the materials listed in the description of the green pixel composition as components other than the colorant (polymerizable compound, photopolymerization initiator, resin, furanyl-containing compound, epoxy-containing compound, solvent, pigment derivative, curing accelerator, silane coupling agent, polymerization inhibitor, ultraviolet absorber, surfactant, etc.). The details, preferred ranges and contents of these materials are the same as those described above.

[0317] <Method for Manufacturing Color Filter>

[0318] The color filter of the present invention can be manufactured through a process of forming green pixels and a process of forming red pixels, wherein a green pixel composition containing colorimetric index pigment Green 7 and colorimetric index pigment Yellow 150 is used to form the green pixels in the process of forming the green pixels, and a green pixel composition containing one or more red colorants selected from colorimetric index pigment Red 177, colorimetric index pigment Red 264 and colorimetric index pigment Red 269 and a yellow colorant other than colorimetric index pigment Yellow 150 is used to form the red pixels in the process of forming the red pixels.

[0319] In the process of forming green pixels, it is preferred to form green pixels by photolithography using a green pixel composition. And, in the process of forming red pixels, it is preferred to form red pixels by photolithography using a red pixel composition. The method of forming pixels using photolithography preferably includes: a process of coating a pixel-forming composition on a support to form a composition layer; a process of exposing the composition layer to a pattern; and a process of developing the exposed composition layer. As needed, a process (pre-baking process) of drying the composition layer and a process (post-baking process) of heating the pixels after development can be provided. By performing the above process for each color, a color filter with green pixels and red pixels can be manufactured.

[0320] Furthermore, the process of forming a green pixel and the process of forming a red pixel are preferably performed at a temperature below 150°C, respectively. In addition, in this specification, "the process of forming a green pixel is performed at a temperature below 150°C" means that the entire process of forming a green pixel using a green pixel composition is performed at a temperature below 150°C. For example, in the case of forming a green pixel by photolithography, when a post-baking process is provided, it means that the post-baking process is also performed at a temperature below 150°C. The meaning of "the process of forming a red pixel is performed at a temperature below 150°C" is also the same.

[0321] Preferably, at least one selected from the green pixel composition and the red pixel composition contains an alkali-soluble resin, and more preferably, either the green pixel composition or the red pixel composition contains an alkali-soluble resin. According to this embodiment, patterning properties by photolithography are excellent.

[0322] Preferably, at least one of the green pixel composition and the red pixel composition contains a resin having a repeating unit containing a blocked isocyanate group, and more preferably, either the green pixel composition or the red pixel composition contains a resin having a repeating unit containing a blocked isocyanate group. According to this embodiment, better low-temperature curing properties can be obtained, and fully cured pixels can be formed even when heated at a relatively low temperature (e.g., below 150°C).

[0323] Hereinafter, a method of forming pixels by photolithography will be described.

[0324] In the process of forming a composition layer, the pixel-forming composition of the present invention is coated on a support to form a composition layer. As a support, there is no particular limitation and it can be appropriately selected according to the purpose. For example, a glass substrate, a silicon substrate, etc. can be mentioned. In addition, a charge coupled device (CCD), a complementary metal oxide semiconductor (CMOS), a transparent conductive film, etc. can be formed on the silicon substrate. In addition, a black matrix is sometimes formed on the silicon substrate to isolate each pixel. In addition, in order to improve the adhesion with the upper layer, prevent the diffusion of substances or flatten the surface of the substrate, a primer layer can be provided on the silicon substrate. When measured with diiodomethane, the surface contact angle of the primer layer is preferably 20 to 70°. And, when measured with water, it is preferably 30 to 80°. If the surface contact angle of the primer layer is within the above range, the coating property of the pixel-forming composition is good. The adjustment of the surface contact angle of the primer layer can be carried out, for example, by adding a surfactant.

[0325] As a coating method for the pixel forming composition, a known method can be used. For example, drop coating (drop casting), slit coating, spray coating, roller coating, spin coating (spin coating), cast coating, slit spin coating, pre-wetting method (for example, the method described in Japanese Patent Gazette No. 2009-145395), inkjet (for example, on-demand method, piezoelectric method, thermal method), nozzle jetting and other jet printing, flexographic printing, screen printing, gravure printing, reverse offset printing and metal mask printing and other printing methods, transfer methods using molds, nanoimprinting, etc. can be cited. The inkjet-based application method is not particularly limited, and examples thereof include the method described in "Expanded / Usable Inkjet - Infinite Possibilities Seen in Patents -, published in February 2005, SBRESEARCH CO., LTD." (particularly pages 115 to 133) or Japanese Patent Publication No. 2003-262716, Japanese Patent Publication No. 2003-185831, Japanese Patent Publication No. 2003-261827, Japanese Patent Publication No. 2012-126830, Japanese Patent Publication No. 2006-169325, etc. In addition, with regard to the coating method of the pixel-forming composition, reference can be made to the descriptions of International Publication No. 2017 / 030174 and International Publication No. 2017 / 018419, and these contents are incorporated into this specification.

[0326] The colored composition layer formed on the support may also be dried (prebaked). When prebaking is performed, the prebaking temperature is preferably 150°C or less, more preferably 120°C or less, and further preferably 110°C or less. The lower limit may be, for example, 50°C or more, or 80°C or more. The prebaking time is preferably 10 to 3000 seconds. Prebaking may be performed using a hot plate, an oven, or the like.

[0327] Next, the composition layer is exposed to light in a pattern (exposure step). For example, a stepper or scanner is used to expose the composition layer through a mask having a predetermined mask pattern, thereby exposing the composition layer to a pattern. Thus, the exposed portion can be cured.

[0328] As radiation (light) that can be used during exposure, g-rays, i-rays, etc. can be cited. In addition, light with a wavelength of 300nm or less (preferably light with a wavelength of 180 to 300nm) can also be used. As light with a wavelength of 300nm or less, KrF rays (wavelength 248nm), ArF rays (wavelength 193nm), etc. can be cited, preferably KrF rays (wavelength 248nm). In addition, long-wave light sources with a wavelength of 300nm or more can also be used.

[0329] Furthermore, during exposure, the light may be continuously irradiated or pulsed (pulse exposure). In addition, pulse exposure refers to an exposure method in which light is repeatedly irradiated and stopped in a short period of time (e.g., less than milliseconds) to perform exposure.

[0330] The irradiation amount (exposure amount) is preferably 0.03 to 2.5 J / cm 2 , more preferably 0.05 to 1.0 J / cm 2 The oxygen concentration during exposure can be appropriately selected. In addition to exposure under the atmosphere, exposure can also be performed in a low oxygen atmosphere with an oxygen concentration of 19% by volume or less (e.g., 15% by volume, 5% by volume, or substantially oxygen-free), or in a high oxygen atmosphere with an oxygen concentration greater than 21% by volume (e.g., 22% by volume, 30% by volume, or 50% by volume). In addition, the exposure illuminance can be appropriately set, usually from 1000 W / m 2 ~100000W / m 2 (For example, 5000W / m 2 , 15000W / m 2 or 35000W / m 2 The oxygen concentration and exposure illuminance can be appropriately combined, for example, the oxygen concentration can be set to 10% by volume and the illuminance can be set to 10000 W / m 2 , set the oxygen concentration to 35 volume % and the illumination to 20000 W / m 2 wait.

[0331] Also, it is preferred to use 1 J / cm 2 The above exposure amount is performed by irradiating light (preferably i-ray) having a wavelength greater than 350 nm and less than 380 nm. By performing exposure in this manner, the composition layer can be sufficiently cured.

[0332] Next, the exposed composition layer is developed. Next, the unexposed portion of the composition layer is removed by development to form a pattern (pixel). The development and removal of the unexposed portion of the composition layer can be performed using a developer. As a result, the unexposed portion of the composition layer in the exposure process is dissolved in the developer, and only the photocured portion remains. The temperature of the developer is preferably, for example, 20 to 30°C. The development time is preferably 20 to 180 seconds. In addition, in order to improve the removability of the residue, the process of shaking off the developer every 60 seconds and then supplying a new developer can be repeated multiple times.

[0333] The developer can include organic solvents, alkaline developers, etc., and alkaline developers can be preferably used. As an alkaline developer, an alkaline aqueous solution (alkaline developer) of an alkaline agent diluted with pure water is preferably used. As an alkali agent, for example, ammonia, ethylamine, diethylamine, dimethylethanolamine, diglycolamine, diethanolamine, hydroxylamine, ethylenediamine, tetramethylammonium hydroxide, tetraethylammonium hydroxide, tetrapropylammonium hydroxide, tetrabutylammonium hydroxide, ethyltrimethylammonium hydroxide, benzyltrimethylammonium hydroxide, dimethylbis(2-hydroxyethyl)ammonium hydroxide, choline, pyrrole, piperidine, 1,8-diazabicyclo-[5.4.0]-7-undecene and other organic alkaline compounds or inorganic alkaline compounds such as sodium hydroxide, potassium hydroxide, sodium carbonate, sodium bicarbonate, sodium silicate, sodium metasilicate, etc. can be mentioned. From the perspective of environment and safety, the alkali agent is preferably a compound with a large molecular weight. The concentration of the alkali agent in the alkaline aqueous solution is preferably 0.001 to 10% by mass, and more preferably 0.01 to 1% by mass. Furthermore, the developer may further contain a surfactant. From the viewpoint of convenience of transportation and storage, the developer may also be prepared as a concentrated solution first, and then diluted to the desired concentration when used. The dilution ratio is not particularly limited, for example, it can be set in the range of 1.5 to 100 times. Furthermore, it is also preferred to use pure water for cleaning (rinsing) after development. Furthermore, it is preferred to rotate the support body formed with the developed composition layer while supplying a rinse liquid to the developed colored composition layer for rinsing. Furthermore, it is also preferred to move the nozzle spraying the rinse liquid from the center of the support body to the peripheral portion of the support body. At this time, when the nozzle moves from the center of the support body to the peripheral portion, it can be moved while gradually reducing the movement speed of the nozzle. By rinsing as above, the in-plane deviation of the rinse can be suppressed. Furthermore, the same effect can be obtained by gradually reducing the rotation speed of the support body while moving the nozzle from the center of the support body to the peripheral portion.

[0334] After development, it is preferred to dry and then perform additional exposure treatment or heating treatment (post-baking). Additional exposure treatment or post-baking is a curing treatment after development for achieving complete curing.

[0335] When post-baking is performed, the heating temperature is preferably 100 to 150°C. The upper limit of the heating temperature is preferably below 120°C. The heating time is preferably more than 1 minute, more preferably more than 5 minutes, and further preferably more than 10 minutes. The upper limit is not particularly limited, but from the perspective of productivity, it is preferably less than 20 minutes. Post-baking is also preferably performed in an inert gas atmosphere. According to this method, thermal polymerization can be performed with very high efficiency without being hindered by oxygen, and even when pixels are manufactured at a temperature below 150°C throughout the entire process, pixels with excellent properties such as good flatness and solvent resistance can be manufactured. As inert gases, nitrogen, argon, helium, etc. can be mentioned, preferably nitrogen. The oxygen concentration during post-baking is preferably less than 100 ppm.

[0336] When performing additional exposure treatment, it is preferred to irradiate light with a wavelength of 254 to 350 nm for exposure. As a more preferred embodiment, it is preferably performed as follows: regarding the process of exposing the composition layer to a pattern (exposure before development), the composition layer is exposed to light with a wavelength greater than 350 nm and less than 380 nm (preferably light with a wavelength of 355 to 370 nm, more preferably i-rays), and regarding the additional exposure treatment (exposure after development), the developed composition layer is exposed to light with a wavelength of 254 to 350 nm (preferably light with a wavelength of 254 nm). According to this method, the composition layer can be properly cured in the initial exposure (exposure before development), and the entire composition layer can be almost completely cured in the next exposure (exposure after development). Therefore, as a result, the composition layer can be fully cured even under low temperature conditions, thereby forming pixels with excellent characteristics such as solvent resistance, adhesion and rectangularity. As described above, when the exposure is performed in two stages, the pixel-forming composition preferably uses a substance containing photopolymerization initiator A1 and photopolymerization initiator A2 as the photopolymerization initiator, wherein the extinction coefficient of the photopolymerization initiator A1 in methanol at a wavelength of 365 nm is 1.0×10 3 mL / gcm or more, the absorption coefficient of the photopolymerization initiator A2 in methanol at a wavelength of 365 nm is 1.0×10 2 mL / gcm or less and the absorption coefficient at a wavelength of 254nm is 1.0×10 3 mL / gcm or more.

[0337] The exposure after the development can be performed using, for example, an ultraviolet photoresist curing device. The ultraviolet photoresist curing device can irradiate, for example, light with a wavelength of 254 to 350 nm and other light (for example, i-rays).

[0338] The exposure amount (irradiation amount) in the exposure after development is preferably 30 to 4000 mJ / cm 2 , more preferably 50 to 3500 mJ / cm 2The difference between the wavelength of light used in exposure before development and the wavelength of light used in exposure after development is preferably 200 nm or less, more preferably 100 to 150 nm.
