The scan transistors 201, 301, and 401 may receive the data line D through the first input / output terminal T2. 1 , D 2 and D 3 The RGB image signal can be output through the second input / output terminal T3 to the data line D 1 , D 2 and D 3 In addition, when no activation signal is received from the scan driver 104b to the control terminal T1, the scan transistors 201, 301 and 401 may be turned off.
[0111] The driving transistors 202, 302, and 402 may be thin film transistors including a control terminal T4 and first and second input / output terminals T5 and T6. The driving transistors 202, 302, and 402 may allow current to flow between the first and second input / output terminals T5 and T6 (turn on) or may prevent current from flowing between the first and second input / output terminals T5 and T6 (turn off) according to a control signal input to the control terminal T4.
[0112] The driving transistors 202 , 302 , and 402 may output driving currents to the light emitting elements 200 , 300 , and 400 according to RGB image signals output from the data driver 104 a and passing through the scanning transistors 201 , 301 , and 401 .
[0113] For example, the control terminal T4 of the driving transistor 202, 302 and 402 can be connected to the second input / output terminal T3 of the scanning transistor 201, 301 and 401, the first input / output terminal T5 of the driving transistor 202, 302 and 402 can be connected to the power supply VDD, and the second input / output terminal T6 of the scanning transistor 201, 301 and 401 can be connected to the light emitting element 200, 300 and 400. The driving transistor 202, 302 and 402 can control the amplitude of the current flowing between the first input / output terminal T5 and the second input / output terminal T6 according to the RGB image signal input to the control terminal T4. In other words, the driving transistor 202, 302 and 402 can control the amplitude of the current provided to the light emitting element 200, 300 and 400 according to the RGB image signal.
[0114] The storage capacitors 203, 303, and 403 store the RGB image signals input from the data driver 104a to the driving transistors 202, 302, and 402 through the scanning transistors 201, 301, and 401, and can output voltages corresponding to the RGB image signals. For example, the storage capacitors 203, 303, and 403 can be connected between the control terminal T4 and the second input / output terminal T6 of the driving transistors 202, 302, and 402, and the voltage corresponding to the RGB image signals can be output between the control terminal T4 and the second input / output terminal T6 of the driving transistors 202, 302, and 402. The driving transistors 202, 302, and 402 can control the magnitude of the current supplied to the light emitting elements 200, 300, and 400 according to the voltage of the RGB image signals stored in the storage capacitors 203, 303, and 403.
[0115] The light emitting elements 200, 300 and 400 may output light of different intensities according to the magnitude of current supplied from the driving transistors 202, 302 and 402. In other words, the light emitting elements 200, 300 and 400 may output light of different intensities according to the RGB image signals output from the data driver 104a.
[0116] In addition, depending on the constituent materials, the light emitting elements 200, 300 and 400 may emit light having different wavelengths (different colors). For example, the light emitting diode panel 103 may include a red light emitting element 200 emitting red light, a green light emitting element 300 emitting green light, and a blue light emitting element 400 emitting blue light.
[0117] The red light emitting element 200, the green light emitting element 300 and the blue light emitting element 400 may be respectively disposed in the red sub-pixel P R , green sub-pixel P G and blue sub-pixel P B The corresponding position.
[0118] The red light-emitting element 200 can output red light with different intensities according to the red image signal (hereinafter referred to as the "R image signal") output from the data driver 104a, the green light-emitting element 300 can output green light with different intensities according to the green image signal (hereinafter referred to as the "G image signal") output from the data driver 104a, and the blue light-emitting element 400 can output blue with different intensities according to the blue image signal (hereinafter referred to as the "B image signal") output from the data driver 104a.
[0119] The light emitting elements 200, 300, and 400 may include micro light emitting diodes each having a size of 100 um×100 um or less.
[0120] As described above, the display device 100 may include the light emitting diode panel 103 including the red light emitting element 200 , the green light emitting element 300 , and the blue light emitting element 400 .
[0121] The red light emitting element 200, the green light emitting element 300, and the blue light emitting element 400 may have various structures for emitting red light, green light, and blue light, respectively.
[0122] Hereinafter, structures of the red light emitting element 200 , the green light emitting element 300 , and the blue light emitting element 400 may be described.
[0123] Figure 5 is a view showing an example of a light emitting element included in a display device according to an embodiment. Figure 6 It is shown Figure 5A view showing a structure of a red light emitting element included in a display device and a spectrum of light output from the red light emitting element. Figure 7 It is shown Figure 5 A diagram showing a structure of a green light-emitting element included in a display device and a spectrum of light output from the green light-emitting element. Figure 8 It is shown Figure 5 A diagram showing a structure of a blue light emitting element included in a display device and a spectrum of light output from the blue light emitting element.
[0124] Figure 5 (a) shows one pixel included in the display device 100, and Figure 5 (b) shows Figure 5 Section AA' shown in (a).
[0125] like Figure 5 As shown in (a), the pixel P may include a red sub-pixel P R , green sub-pixel P G and blue sub-pixel P B . Red sub-pixel P R , green sub-pixel P G and blue sub-pixel P B Can be arranged side by side.
[0126] In addition, the red sub-pixel P R It may include a red light emitting element 200, a green sub-pixel P G A green light emitting element 300 may be included, and a blue sub-pixel P B A blue light emitting element 400 may be included.
[0127] like Figure 5 (b) and Figure 6 As shown in (a), the red light emitting element 200 may include a first light emitting diode 210 , a red light conversion layer 220 and a red filter 230 .
[0128] The first light emitting diode 210 may include a cathode terminal 211 and an anode terminal 212, and may be connected to a driving circuit through the cathode terminal 211 and the anode terminal 212. The driving circuit may include scanning transistors 201, 301, and 401, driving transistors 202, 302, and 402, and storage capacitors 203, 303, and 403, as shown above. Figure 4 The first light emitting diode 210 can receive a driving current from the driving circuit through the cathode terminal 211 and the anode terminal 212 and emit light. Figure 6 As shown in (b), the first light emitting diode 210 may emit light having a maximum intensity at a wavelength λB1 similar to a blue wavelength (hereinafter referred to as “light having a wavelength similar to a blue wavelength”).
[0129] The red light conversion layer 220 can absorb the light emitted from the first light emitting diode 210 and can emit light having a maximum intensity at a red wavelength λR (hereinafter referred to as "light having a red wavelength"). In other words, the red light conversion layer 220 can convert light having a wavelength λB1 similar to a blue wavelength into light having a red wavelength λR.
[0130] For example, the red light conversion layer 220 may include quantum dots for changing the wavelength of incident light. Quantum dots may refer to small spherical semiconductor particles of nanometer size (nm, one billionth of a meter), and may have a size of about 2nm to 10nm. Quantum dots may be composed of a core composed of cadmium selenide (CdSe), cadmium telluride (CdTe), cadmium sulfide (CdS), etc., and a shell composed of zinc sulfide (ZnS).
[0131] Quantum dots can have different optical properties than the bulk material of the same material. For example, quantum dots can emit light when a voltage is applied, or emit light of a specific wavelength when light is incident on them. In other words, quantum dots can output light with a different wavelength than the incident light.
[0132] The wavelength of light emitted by a quantum dot can vary depending on the size of the quantum dot. The energy band gap between the valence band and the conduction band can vary depending on the size of the quantum dot, and the wavelength of light emitted from the quantum dot can vary depending on the size of the quantum dot.
[0133] For example, in the case of cadmium selenite (CdSe) quantum dots, when the diameter of the quantum dots is about 10 nm or less, the band gap can be increased by the quantum confinement effect. As the band gap increases, the wavelength of light emitted from the quantum dots can be shortened (the frequency of light emitted from the quantum dots can be increased). In other words, a CdSe block may emit red light, but as its size decreases, a CdSe quantum dot may emit yellow, green, and blue light.
[0134] In this way, quantum dots can emit light of different wavelengths (different colors) depending on their size. For example, a quantum dot with a diameter of about 2.5nm can emit about blue light, and a quantum dot with a diameter of about 4nm can emit about green light. In addition, a quantum dot with a diameter of about 7nm may emit about red light.
[0135] The red light conversion layer 220 may include quantum dots capable of emitting red light. For example, the red light conversion layer 220 may include quantum dots having a diameter of about 7 nm.
[0136] In addition, the red light conversion layer 220 may include a red fluorescent material that converts light having a wavelength λB1 similar to a blue wavelength into light having a red wavelength λR.
[0137] like Figure 6 As shown in (c), the light emitted from the red light conversion layer 220 may include light emitted from the first light emitting diode 210 and passing through the red light conversion layer 220 (light having a wavelength similar to a bluish-red wavelength) and light having a wavelength converted by the red light conversion layer 220 (light having a blue wavelength).
[0138] The red filter 230 may pass light having a red wavelength λR among incident light and may block light having a wavelength different from the red light. Specifically, the red filter 230 may pass light having a red wavelength λR and block light having a wavelength λB1 similar to a blue wavelength.
[0139] The red filter 230 is not limited to an optical filter that allows light having a red wavelength λR to pass. Figure 6 As shown in (d), the red filter 230 may include an optical filter that blocks light (eg, blue) having a wavelength shorter than the red wavelength λR and passes light having a wavelength longer than the red wavelength λR.
[0140] A portion of light (light with a color similar to blue) emitted from the first light emitting diode 210 included in the red light emitting element 200 may be changed into red light when passing through the red light conversion layer 220, and another portion of light (light with a color similar to blue) emitted from the first light emitting diode 210 may be blocked by the red filter 230. As a result, Figure 6 As shown in (e), the red light emitting element 200 can emit light having a maximum intensity at a red wavelength λR.
[0141] At this time, the wavelength deviation of the red light emitted from the red light emitting element 200 may be very small (may be about 2 nm or less). As described above, the blue light emitted from the first light emitting diode 210 may be converted into red light by the red light conversion layer 220, and the wavelength of the light emitted from the red light conversion layer 220 may depend on the size of the quantum dots. The size of the red quantum dots can be adjusted very accurately, and the size variation between the quantum dots is very small. Therefore, the wavelength deviation of the light emitted from the red light conversion layer 220 may also be very small.
[0142] like Figure 5 (b) and Figure 7 As shown in (a), the green light emitting element 300 may include a second light emitting diode 310 , a green light conversion layer 320 and a green filter 330 .
[0143] The second light emitting diode 310 can receive a driving current from a driving circuit through a cathode terminal 311 and an anode terminal 312. Figure 7 As shown in (b), the second light emitting diode 310 may emit light having a wavelength λB1 similar to a blue wavelength.
[0144] The green light conversion layer 320 can absorb the light (light having a wavelength similar to the blue wavelength) emitted from the second light emitting diode 310, and can emit light having a maximum intensity at the green light wavelength λG (hereinafter referred to as "light having a green wavelength"). In other words, the red light conversion layer 220 can convert the light having a wavelength λB1 similar to the blue wavelength into light having a green wavelength λG.
[0145] The green light conversion layer 320 may include quantum dots capable of emitting green light. For example, the green light conversion layer 320 may include quantum dots having a diameter of about 4 nm.
[0146] In addition, the green light conversion layer 320 may include a green fluorescent material that converts light having a wavelength λB1 similar to a blue wavelength into light having a green wavelength λG.
[0147] like Figure 7 As shown in (c), the light emitted from the green light conversion layer 320 may include light emitted from the second light emitting diode 310 and passing through the green light conversion layer 320 (light having a wavelength similar to the blue wavelength) and light having a wavelength converted by the green light conversion layer 320 (light having a green wavelength).
[0148] The green filter 330 may pass light having a green wavelength λG among incident light, and may block light having a wavelength different from the green light. In particular, the green filter 330 may pass light having a green wavelength λG converted by the green light conversion layer 320, and may block light having a wavelength λB1 similar to the blue wavelength passing through the green light conversion layer 320.
[0149] The green filter 330 is not limited to an optical filter that passes a wavelength corresponding to green light. Figure 7 As shown in (d), the green filter 330 may include an optical filter that blocks light (eg, blue) having a wavelength shorter than the green wavelength λG and passes light having a wavelength longer than the green wavelength λG.
[0150] A portion of the light of a color similar to blue emitted from the second light emitting diode 310 included in the green light emitting element 300 may be changed to green while passing through the green light conversion layer 320, and a portion of the other portion of the light may be blocked by the green filter 330. As a result, Figure 7As shown in (e), the green light emitting element 300 can emit light having a maximum intensity at a green wavelength λG.
[0151] At this time, the wavelength deviation of the green light emitted from the green light emitting element 300 may be very small (may be about 2 nm or less) because the size of the green quantum dots can be adjusted very accurately and the size variation between quantum dots is very small.
[0152] like Figure 5 (b) and Figure 8 As shown in (a), the blue light emitting element 400 may include a third light emitting diode 410 , a transparent resin layer 420 and a blue filter 430 .
[0153] The third light emitting diode 410 can receive a driving current from the driving circuit through the cathode terminal 411 and the anode terminal 412. Figure 8 As shown in (b), the third light emitting diode 410 may emit light having a wavelength λB1 similar to a blue wavelength.
[0154] The transparent resin layer 420 may pass light (light having a wavelength similar to the blue wavelength) emitted from the third light emitting diode 410. The transparent resin layer 420 may be composed of various transparent resins such as PC (polycarbonate), PES (polyethersulfone), PMMA (polymethyl methacrylate), PVA (polyvinyl alcohol), and PI (polyimide).
[0155] like Figure 8 As shown in (c), the blue filter 430 can pass light having a blue wavelength λB among incident light and block light having a wavelength different from blue. In particular, the blue filter 430 can pass light having a blue wavelength λB among light emitted from the third light emitting diode 410 and block light having a wavelength λB1 similar to the blue wavelength.
[0156] The blue filter 430 may reduce a wavelength deviation of light (light having a wavelength similar to a blue wavelength) emitted from the third light emitting diode 410 .
[0157] The wavelength deviation of the light emitted from the third light emitting diode 410 may be relatively large (about 10 nm or more). As the light emitting diode, a mixed semiconductor such as gallium arsenide (GaAs), indium gallium nitride (InGaN), and gallium nitride (GaN) may be used. The light emitting diode may be manufactured by growing a first epitaxial layer including a first impurity on a substrate and then growing a second epitaxial layer including a second impurity. Light may be emitted at a boundary (PN junction) between the first epitaxial layer including the first impurity and the second epitaxial layer including the second impurity.
[0158] At this time, the wavelength of light emitted from the light emitting diode can be changed according to the mixing ratio of the base materials Ga, As, In, N, etc., the concentration of the first impurity contained in the first epitaxial layer and / or the concentration of the second impurity contained in the second epitaxial layer. It is known that a blue light emitting diode has a wavelength deviation of about 10 nm or more due to the concentration change of the first impurity and / or the concentration change of the second impurity.
[0159] Light emitted from the third light emitting diode 410 (light having a wavelength similar to the blue wavelength) has a wavelength deviation of about 10 nm or more, and thus the color gamut of the display device 100 may be reduced to increase display color uniformity after correcting the wavelength deviation.
[0160] In order to reduce the wavelength deviation of the blue color emitted from the third light emitting diode 410, the third light emitting diode 410 may output light having a maximum intensity at a wavelength (about 440nm to 450nm) shorter than the blue wavelength (about 465nm). The blue filter 430 may block light having a wavelength shorter than the blue wavelength (about 465nm).
[0161] As a result, the light passing through the blue filter 430 can have a maximum intensity at about a blue wavelength (about 465 nm). In addition, the wavelength deviation of the light passing through the blue filter 430 can be reduced to about 2 nm or less. In other words, the wavelength deviation of the blue emitted from the blue light emitting element 400 can be about 2 nm or less.
[0162] Hereinafter, reducing the wavelength deviation of blue emitted from the blue light emitting element 400 will be described in more detail.
[0163] Fig. 9 and Fig.10 It is shown from Figure 5 A diagram showing wavelength deviation of light output by a blue light emitting diode included in a display device is shown. Fig.11 , Fig.12 and Fig.13 It is shown from Figure 5 A diagram showing a wavelength deviation of light output by a blue light emitting element included in a display device.
[0164] like Fig. 9 As shown, a plurality of blue light emitting diodes 410-1, 410-2, 410-3, ... and 410-n may be manufactured on a single wafer W. For example, the blue light emitting diodes 410-1, 410-2, 410-3, ... and 410-n may be made of gallium nitride (GaN) and may emit light having a maximum intensity at a wavelength similar to a blue wavelength.
[0165] In particular, a PN junction can be formed by growing a first epitaxial layer containing a first impurity on a wafer W forming a substrate, and then growing a second epitaxial layer containing a second impurity. A PN junction diode can be manufactured by cutting the wafer W formed with the PN junction into a predetermined size, and the PN junction diode can become a blue light emitting diode capable of emitting light.
[0166] For example, the first blue light emitting diode 410 - 1 , the second blue light emitting diode 410 - 2 , the third blue light emitting diode 410 - 3 , and the nth blue light emitting diode 410 - n may be manufactured from a single wafer W by cutting the wafer W in which the PN junction is formed.
[0167] At this time, the concentration of the first impurity contained in the substrate and / or the concentration of the second impurity contained in the second epitaxial layer may be different from each other depending on the position in the single wafer W, the mixing ratio of the base materials Ga and N. In addition, the wavelength of light emitted from the light emitting diode may be changed according to the mixing ratio of the base materials Ga and N, the concentration of the first impurity contained in the first epitaxial layer, and / or the concentration of the second impurity contained in the second epitaxial layer.
[0168] As a result, the blue light emitting diodes 410-1, 410-2, 410-3, ..., and 410-n manufactured on the single wafer W may emit light of different wavelengths. In other words, the wavelengths of light emitted from the blue light emitting diodes 410-1, 410-2, 410-3, ..., and 410-n manufactured on the single wafer W may deviate. As is well known, the wavelength deviation between the blue light emitting diodes 410-1, 410-2, 410-3, ..., and 410-n is about 10 nm.
[0169] For example, Fig.10 As shown, the wavelength λ1 of light emitted from the first blue light emitting diode 410-1 manufactured by a single wafer W, the wavelength λ2 of light emitted from the second blue light emitting diode 410-2, the wavelength λ3 of light emitted from the third blue light emitting diode 410-3, and the wavelength λn of light emitted from the nth blue light emitting diode 410-n may be different from each other.
[0170] In addition, the deviation between the wavelengths λ1, λ2, λ3, ... and λn of the light emitted from the first to nth blue light emitting diodes 410-1, 410-2, 410-3, ... and 410-n may be about 10 nm. In particular, the first to nth blue light emitting diodes 410-1, 410-2, 410-3, ... and 410-n may emit light having a wavelength of 440 nm to 450 nm.
[0171] Thus, the plurality of blue light emitting diodes 410-1, 410-2, 410-3, ..., and 410-n manufactured from a single wafer W may emit light having a wavelength similar to blue, and there may be a deviation between the wavelengths of the light emitted from the plurality of blue light emitting diodes 410-1, 410-2, 410-3, ..., and 410-n. In addition, the light emitted from the plurality of blue light emitting diodes 410-1, 410-2, 410-3, ..., and 410-n may have any wavelength of 440 nm to 450 nm.
[0172] In addition, the display device 100 may include a plurality of blue light emitting elements 400 , and the plurality of blue light emitting elements 400 may include a plurality of blue light emitting diodes 410 - 1 , 410 - 2 , 410 - 3 , . . . , and 410 - n and a plurality of blue filters 430 , respectively.
[0173] The blue filter 430 may pass light having an approximately blue wavelength or light having a wavelength longer than the approximately blue wavelength λB, and may block light having a wavelength shorter than the approximately blue wavelength λB.
[0174] For example, the blue filter 430 may have Fig.11 In particular, the blue filter 430 has a transmittance of about 20% at about 462 nm, a transmittance of about 40% at about 466 nm, a transmittance of about 60% at about 470 nm, and a transmittance of about 80% at about 474 nm. In particular, the characteristic curve of the blue filter 430 may intersect the spectrum curves of the blue light emitting diodes 410-1, 410-2, 410-3, ... and 410-n at a wavelength of about 465 nm.
[0175] As a result, the light passing through the blue filter 430 may have a maximum intensity at about 465 nm, as shown in FIG. Fig.12 In addition, the wavelength deviation of the light having the maximum intensity passing through the blue filter 430 can be reduced to about 2 nm.
[0176] As described above, each of the plurality of blue light emitting diodes 410-1, 410-2, 410-3, ... and 410-n can emit light having a maximum intensity at a wavelength shorter than the blue wavelength (about 440nm to 450nm). In addition, the blue filter 430 can block light having a wavelength shorter than the blue wavelength (about 465nm) and pass light having a wavelength longer than the blue wavelength (about 465nm), and the transmittance can be rapidly increased at the blue wavelength (about 465nm).
[0177] As a result, the wavelength deviation of the light passing through the blue filter 430 can be significantly reduced compared to the wavelength deviation of the light emitted from the plurality of blue light emitting diodes 410-1, 410-2, 410-3, ... and 410-n. In other words, the wavelength deviation of the light emitted from the plurality of blue light emitting elements 400 can be significantly reduced compared to the wavelength deviation of the light emitted from the plurality of blue light emitting diodes 410-1, 410-2, 410-3, ... and 410-n.
[0178] Furthermore, a brightness correction process may be performed to reduce brightness deviation of light emitted from the plurality of blue light emitting elements 400 .
[0179] For example, a driving current may be supplied to the blue light emitting element 400, and a separately provided luminance meter (not shown) may be used to measure the luminance of the blue light emitting element 400. The driving current supplied to the blue light emitting element 400 may be controlled so that the luminance of the blue light emitting element 400 measured by the luminance meter has a predetermined luminance value.
[0180] like Figure 4 As shown, each of the plurality of pixels P may further include a compensation circuit for compensating for a driving current provided to the blue light emitting element 400 , and a driving circuit for providing a driving current to the blue light emitting element 400 .
[0181] By providing the compensation circuits in the plurality of pixels P, the plurality of blue light emitting elements 400 can emit light having a predetermined brightness value, such as Fig.13 As a result, the brightness deviation of the light emitted from the plurality of blue light emitting elements 400 can be reduced.
[0182] As described above, the blue light emitting element may include a blue light emitting diode and a blue filter. The blue light emitting diode may emit light having a wavelength shorter than the blue wavelength, and the blue filter may block light having a wavelength shorter than the blue wavelength. As a result, the wavelength deviation of the blue light emitted from the plurality of blue light emitting elements may be reduced compared to the wavelength deviation of the light emitted from the blue light emitting diode.
[0183] The red light emitting element may include a blue light emitting diode and a red light conversion layer. The red light conversion layer may absorb light emitted from the blue light emitting diode and emit light having a red wavelength. The wavelength deviation of the red light emitted from the red light conversion layer may be reduced compared to the wavelength deviation of the light emitted from the blue light emitting diode.
[0184] In addition, the green light emitting element may include a blue light emitting diode and a green light conversion layer. The green light conversion layer may absorb light emitted from the blue light emitting diode and emit light having a green wavelength. The wavelength deviation of the green light emitted from the green light conversion layer may be reduced compared to the wavelength deviation of the light emitted from the blue light emitting diode.
[0185] Fig.14 It shows the manufacturing Figure 5 A diagram showing a process for including a blue light emitting element in a display device. Fig.15 It shows the manufacturing Figure 5 A diagram showing a process for including a red light emitting element in a display device. Fig.16 It shows the manufacturing Figure 5 A view showing a process for including a green light emitting element in a display device.
[0186] The blue light emitting element 400 may include a blue light emitting diode, a transparent resin layer, and a blue filter.
[0187] like Fig.14 As shown in (a), a wafer W may be provided, and a plurality of light emitting diodes may be formed on the wafer W. For example, a plurality of PN junctions may be formed by growing a first epitaxial layer containing a first impurity on the wafer W forming a substrate, and then growing a second epitaxial layer containing a second impurity. Each of the plurality of PN junctions may be a light emitting diode.
[0188] Afterwards, if Fig.14 As shown in (b), the transparent resin layer 420 may be formed on the wafer W on which the plurality of light emitting diodes are formed. For example, the transparent resin layer 420 may be formed by applying (or coating) a liquid transparent resin on the wafer W and curing the liquid transparent resin. The transparent resin layer 420 may be formed of various transparent resins such as PC, PES, PMMA, PVA, and PI.
[0189] Afterwards, if Fig.14 As shown in (c), a blue filter 430 may be formed on the wafer W having the transparent resin layer 420 formed thereon.
