[0011] Referring to FIG. 1A, first, a first semiconductor layer 103a is formed on a substrate 101.

[0012] In some embodiments, before forming the first semiconductor layer 103a on the substrate 101, the manufacturing process of the array substrate further includes forming a buffer layer 102 on the substrate 101, as shown in FIG. 1A.

[0013] As an example, the substrate 101 includes, but is not limited to, a glass substrate, and the substrate 101 can also be a flexible substrate, which includes a polymer layer.

[0015] In some embodiments, forming the first semiconductor layer 103 a on the substrate 101 includes forming the first semiconductor layer 103 a on a surface of the buffer layer 102 remote from the substrate 101 .

[0016] In some embodiments, the first semiconductor layer 103a is a single semiconductor layer. The material of the first semiconductor layer 103a includes amorphous silicon, polysilicon, or a metal oxide.

[0017] Wherein, the polysilicon can be obtained by amorphous silicon laser annealing crystallization or other crystallization methods. The metal oxide includes at least one of indium, zinc, tungsten, tin, gallium, and aluminum. [0018] Next, as shown in FIG. 1B, a first gate 105 is formed on the side of the first semiconductor layer 103a remote from the substrate 101 so as to overlap with the first semiconductor layer 103a.

[0019] In some embodiments, as shown in FIG. 1B, before forming a first gate 105 overlapping the first semiconductor layer 103a on the side of the first semiconductor layer 103a away from the substrate 101, the manufacturing process of the array substrate further includes forming a fourth insulating layer 1041 on the first semiconductor layer 103a, the fourth insulating layer 1041 overlapping a portion of the first semiconductor layer 103a.

[0020] Here, the fourth insulating layer 1041 is the first gate insulating layer. In some embodiments, the material of the fourth insulating layer 1041 includes, but is not limited to, at least one of silicon oxide, aluminum trioxide, and silicon nitride. Illustratively, the fourth insulating layer 1041 includes a silicon oxide layer, or a stack of an aluminum trioxide layer, a silicon nitride layer, and a silicon oxide layer, or a stack of a silicon oxide layer, a silicon nitride layer, and a silicon oxide layer.

[0021] In some embodiments, forming a first gate 105 overlapping the first semiconductor layer 103a on a side of the first semiconductor layer 103a away from the substrate 101 includes forming the first gate 105 on a side of the fourth insulating layer 1041 away from the substrate 101.

[0022] In some embodiments, the material of the first gate 105 includes, but is not limited to, at least one of molybdenum, aluminum, copper, titanium, indium zinc oxide, and indium tin oxide. Exemplarily, the first gate 105 may be a molybdenum layer (Mo), or a stack of a molybdenum layer and an aluminum layer (Mo / Al), or a stack of a molybdenum layer and a copper layer (Mo / Cu), or a stack of a molybdenum titanium alloy layer and a copper layer (MoTi / Cu), or a molybdenum titanium alloy layer, a copper layer and a molybdenum titanium alloy layer stacked in sequence (MoTi / Cu / MoTi), or a titanium layer, an aluminum layer and a titanium layer stacked in sequence (Ti / Al / Ti), or a titanium layer, a copper layer and a titanium layer stacked in sequence (Ti / Cu / Ti), or a molybdenum layer, a copper layer and an indium zinc oxide layer stacked in sequence (Mo / Cu / IZO), or an indium zinc oxide layer, a copper layer and an indium zinc oxide layer stacked in sequence (IZO / Cu / IZO).

[0023] Next, as shown in FIG. 1C, a first doping is performed on the first semiconductor layer 103a using the first gate 105 as a mask so as to form a first initial doped portion 1032a, a second initial doped portion 1033a, and a first channel portion 1031 in the first semiconductor layer 103a that has been subjected to the first doping process, and the first initial doped portion 1032a and the second initial doped portion 1033a are each connected to opposite ends of the first channel portion 1031.

[0024] In some embodiments of the present application, after the first doping is performed on the first semiconductor layer 103a using the first gate 105 as a mask, the doped portion of the first semiconductor layer 103a is formed into the first initial doped portion 1032a and the second initial doped portion 1033a, respectively, and the undoped portion of the first semiconductor layer 103a is formed into the first channel portion 1031. The ion doping concentrations of the first initial doped portion 1032a and the second initial doped portion 1033a are the same, and the first initial doped portion 1032a and the second initial doped portion 1033a are conductive. The orthogonal projection of the first channel portion 1031 on the substrate 101 completely overlaps with the orthogonal projection of the first gate 105 on the substrate 101, in other words, the orthogonal projection of the first channel portion 1031 on the substrate 101 is substantially the same as the orthogonal projection of the first gate 105 on the substrate 101.

[0025] In some embodiments, the length of the first initial doping 1032a is longer than the length of the second initial doping 1033a, and the length of the first initial doping 1032a is long enough to facilitate different designs for the resistance of different regions of the first initial doping 1032a thereafter. Meanwhile, in the direction perpendicular to the thickness of the substrate 101, the distance between the first gate 105 and the edge of the first initial doping portion 1032a far from the first channel portion 1031 is larger than the distance between the first gate 105 and the edge of the second initial doping portion 1033a far from the first channel portion 1031.

[0026] In some other embodiments, the length of the first initial doping 1032a may be less than or equal to the length of the second initial doping 1033a.

[0027] In some embodiments of the present application, the first initial doped portion 1032a has a first region 1032a1 and a second region 1032a2, and the second region 1032a2 is located between the first region 1032a1 and the first channel portion 1031. The first initial doped portion 1032a in the first region 1032a1 needs to be further ion doped. The first initial doped portion 1032a in the second region 1032a2 does not need to be further ion doped.

[0028] In some embodiments, the first doping is N-type heavy doping or P-type heavy doping, where N-type heavy doping ions include, but are not limited to, phosphorus ions, and P-type heavy doping includes, but are not limited to, boron ions.

[0029] In some embodiments, the doping concentration of the first doping is 1×10 14 / cm 2 ~9×10 14 / cm 2 For example, the doping concentration of the first doping is 4×10 14 / cm 2 It is.

[0030] Next, as shown in FIG. 1E, a second semiconductor layer 106a is formed on the side of the first gate 105 farther from the substrate 101, and the second semiconductor layer 106a overlaps with the first channel portion 1031, the second region 1032a2 of the first initial doped portion 1032a, a portion of the first region 1032a1 and the second initial doped portion 1033a.

[0031] In some embodiments, as shown in FIG. 1D, before forming the second semiconductor layer 106a on the side of the first gate 105 away from the substrate 101, the method for manufacturing an array substrate further includes forming the first gate 105, a first initial doped portion 1032a, a second initial doped portion 1033a, and a first insulating layer 1042 of the buffer layer 102, and forming a first via 10a in the first insulating layer 1042 overlapping with the second initial doped portion 1033a.

[0032] In some embodiments, the material of the first insulating layer 1042 includes, but is not limited to, at least one of silicon oxide, silicon oxynitride, aluminum oxide, and silicon nitride. Illustratively, the first insulating layer 1042 includes any one of a silicon oxide layer, a silicon nitride layer, a silicon nitride oxide layer, and a stack of a silicon nitride layer and a silicon nitride layer.

[0033] In some embodiments, as shown in FIG. 1E, forming the second semiconductor layer 106a on the side of the first gate 105 away from the substrate 101 includes forming the second semiconductor layer 106a on the surface of the first insulating layer 1042 away from the substrate 101 and within the first via 10a.

[0034] Illustratively, the second semiconductor layer 106a is a single semiconductor layer. The material of the second semiconductor layer 106a includes, but is not limited to, amorphous silicon, polysilicon, or metal oxide. The selection of polysilicon and metal oxide is as described above and will not be further described here.

[0035] In some embodiments, the material of the second semiconductor layer 106a is the same as the material of the first semiconductor layer 103a, but is not limited thereto. Illustratively, the second semiconductor layer 106a and the first semiconductor layer 103a are both metal oxide semiconductor layers.

[0036] In some other embodiments, the material of the second semiconductor layer 106a may be different from the material of the first semiconductor layer 103a. Illustratively, the first semiconductor layer 103a is a metal oxide semiconductor layer and the second semiconductor layer 106a is a polysilicon semiconductor layer.

[0037] Next, as shown in Figures 1F and 1G, a second gate 107 is formed on the side of the second semiconductor layer 106a farther from the substrate 101, and a second doping is performed on the second semiconductor layer 106a, the first initial doped portion 1032a of the first region 1032a1, and the second initial doped portion 1033a using the second gate 107 as a mask, whereby the doped second semiconductor layer 106a forms the second active layer 106, and the first initial doped portion 1032a and the second initial doped portion 1033a of the doped first region 1032a1 form the first doped portion 10321 and the second doped portion 1033, respectively.

[0038] In some embodiments of the present application, before forming the second gate 107 on the side of the second semiconductor layer 106a away from the substrate 101, the method for manufacturing the array substrate further includes forming a second insulating layer 1043 covering the second semiconductor layer 106a and the first insulating layer 1042.

[0039] The second insulating layer 1043 is a second gate insulating layer. In some embodiments, the material of the second insulating layer 1043 includes, but is not limited to, at least one of silicon oxide, aluminum trioxide, and silicon nitride. Illustratively, the second insulating layer 1043 includes a silicon oxide layer, or a stack of an aluminum oxide layer, a silicon nitride layer, and a silicon oxide layer, or a stack of a silicon oxide layer, a silicon nitride layer, and a silicon oxide layer.

[0040] In some embodiments of the present application, after a second doping is performed on the second semiconductor layer 106a, the first initial doped portion 1032a and the second initial doped portion 1033a of the first region 1032a1 using the second gate 107 as a mask, the doped portions of the second semiconductor layer 106a respectively form a third doped portion 1062 and a fourth doped portion 1063, and the undoped portions of the second semiconductor layer 106a respectively form a second channel portion 1061, the third doped portion 1062 and the fourth doped portion 1063 are respectively connected to opposite sides of the second channel portion 1061, and the second channel portion 1061, the third doped portion 1062 and the fourth doped portion 1063 constitute the second active layer 106.

[0041] Then, the first initial doped portion 1032a of the first region 1032a1 is doped a second time to form the first doped sub-portion 10321, and the second initial doped portion 1033a doped a second time to form the second doped portion 1033; on the other hand, the first initial doped portion 1032a of the second region 1032a2 does not form the second doped sub-portion 10322 by the second doping, and the first doped sub-portion 10321 and the second doped sub-portion 10322 constitute the first doped portion 1032, and the first doped portion 1032, the second doped portion 1033 and the first channel portion 1031 constitute the first active layer 103.

[0042] In some embodiments of the present application, the orthogonal projection of the second channel portion 1061 on the substrate 101 completely overlaps with the orthogonal projection of the second gate 107 on the substrate 101, in other words, the orthogonal projection of the second channel portion 1061 on the substrate 101 is approximately identical to the orthogonal projection of the second gate 107 on the substrate 101.

[0043] In some embodiments of the present application, the second channel portion 1061 overlaps with the first channel portion 1031 and the second doped sub-portion 10322, and the third doped portion 1062 overlaps with the second doped portion 1033, such that the second channel portion 1061 overlaps with the first channel portion 1031 and the length of the second channel portion 1061 is greater than the length of the first channel portion 1031, which facilitates combining ion doping using a self-aligned process with the second gate 107 as a mask to simultaneously form the second active layer 106 and the first active layer 103, and thus reduces the number of photomasks required to manufacture the array substrate.

[0044] In some embodiments of the present application, the third doped portion 1062 and the fourth doped portion 1063 are formed through the same doping process using the second gate 107 as a mask, the ion doping concentrations of the third doped portion 1062 and the fourth doped portion 1063 are the same, and the third doped portion 1062 and the fourth doped portion 1063 are conductive since they contain doped ions. In addition, the third doped portion 1062 is connected to the second doped portion 1033 through the first via 10a, thereby reducing the number of wirings connecting the third doped portion 1062 and the second doped portion 1033, and further reducing the number of photomasks required for manufacturing the wirings.

[0045] In some embodiments of the present application, the first doped sub-portion 10321 and the second doped portion 1033 are both formed through a first doping and a second doping, while the second doped sub-portion 10322 is formed through a first doping, the ion doping concentrations of the first doped sub-portion 10321 and the second doped portion 1033 are the same, the ion doping concentration of the second doped sub-portion 10322 is lower than the ion doping concentration of the first doped sub-portion 10321, and the resistance of the second doped sub-portion 10322 is higher than the resistance of the first doped sub-portion 10321, thereby reducing the voltage drop of the first doped portion 1032 which needs to be connected to the drain.

[0046] In some embodiments of the present application, the value of the ratio of the ion doping concentration of the second doping subportion 10322 to the ion doping concentration of the first doping subportion 10321 is greater than or equal to 0.02 and less than or equal to 0.1, so as to increase the resistance of the second doping subportion 10322 and reduce the resistance of the first doping subportion 10321, reduce the voltage drop of the first doping subportion 1032 which needs to be connected to the drain, and reduce the connection resistance between the two when the first doping subportion 10321 is connected to the drain.

[0047] In some embodiments, the first doping and the second doping are both N-type heavy dopings, or the first doping and the second doping are both P-type heavy dopings.

[0048] In some embodiments, the doping ions of the first doping are the same as the doping ions of the second doping, but are not limited thereto, the doping ions of the first doping may be different from the doping ions of the second doping.

[0049] For example, the second doping is N-type high concentration doping or P-type high concentration doping. The N-type high concentration doping ions include, but are not limited to, phosphorus ions, and the P-type high concentration doping ions include, but are not limited to, boron ions. The doping concentration of the second doping is 1×10 14 / cm 2 ~9×10 14 / cm 2 It is.

[0050] In some embodiments, the thickness of the second active layer 106 is smaller than the thickness of the first active layer 103, which is advantageous in that the first active layer 103 can more easily form a crystalline phase in a thermal annealing process.

[0051] In some embodiments, after forming the first active layer 103 and the second active layer 106, the method for manufacturing an array substrate further includes: subjecting the first active layer 103 to an annealing process to form a crystalline phase and causing the second active layer 106 to contain an amorphous phase, so as to improve the performance stability of the first active layer 103 and maintain the semiconductor properties of the second active layer 106.

[0052] In some embodiments, after performing a second doping on the second semiconductor layer 106a, the first initial doped portion 1032a and the second initial doped portion 1033a of the first region 1032a1, the method for manufacturing an array substrate further includes forming a third insulating layer 1044 covering the second gate 107 and the second insulating layer 1043.

[0053] In some embodiments, as shown in FIG. 1G, after forming a third insulating layer 1044 covering the second gate 107 and the second insulating layer 1043, a third via 10b, a fifth via 10c and a second via 10d are formed, where the third via 10b overlaps the first doping sub-portion 10321 and penetrates the third insulating layer 1044, the second insulating layer 1043 and the first insulating layer 1042, the fifth via 10c overlaps the fourth doping portion 1063 and penetrates the third insulating layer 1044 and the second insulating layer 1043, and the second via 10d overlaps the third doping portion 1062 and penetrates the third insulating layer 1044 and the second insulating layer 1043.

[0054] In some embodiments, the third via 10b, the fifth via 10c and the second via 10d are formed using one photomask in combination with an etching process to reduce the number of photomasks required in the manufacture of the array substrate.

[0055] In some embodiments, as shown in FIG. 1H, a source 1081 and a drain 1082 are formed, and the drain 1082 is formed in the third via 10b, the fifth via 10c, and the surface of the third insulating layer 1044 that is farther from the substrate 101, and the source 1081 is formed in the second via 10d and the surface of the third insulating layer 1044 that is farther from the substrate 101, whereby the drain 1082 is connected to the fourth doped portion 1063 and the first doped sub-portion 10321, and the source 1081 is connected to the third doped portion 1062 and the second doped portion 1033.

[0056] In some embodiments, the material of source 1081 and drain 1082 includes, but is not limited to, at least one of molybdenum, aluminum, copper, titanium, indium zinc oxide, and indium tin oxide. Exemplarily, the source 1081 and the drain 1082 include a molybdenum layer (Mo), or a stack of a molybdenum layer and an aluminum layer (Mo / Al), or a stack of a molybdenum layer and a copper layer (Mo / Cu), or a stack of a molybdenum titanium alloy layer and a copper layer (MoTi / Cu), or a molybdenum titanium alloy layer, a copper layer and a molybdenum titanium alloy layer stacked in sequence (MoTi / Cu / MoTi), or a titanium layer, an aluminum layer and a titanium layer stacked in sequence (Ti / Al / Ti), or a titanium layer, a copper layer and a titanium layer stacked in sequence (Ti / Cu / Ti), or a molybdenum layer, a copper layer and an indium zinc oxide layer stacked in sequence (Mo / Cu / IZO), or an indium zinc oxide layer, a copper layer and an indium zinc oxide layer stacked in sequence (IZO / Cu / IZO).

[0057] In some embodiments of the present application, a transistor is formed by the above method, and the transistor includes a first transistor T1 and a second transistor T2 connected in parallel to increase the mobility of the transistor. To further increase the mobility of the transistor, the first transistor T1 is a narrow channel transistor. The first transistor T1 includes a source 1081, a drain 1082, a first active layer 103, and a first gate 105. The second transistor T2 includes a second active layer 106, a second gate 107, a source 1081, and a drain 1082. The first transistor T1 is connected to the second transistor T2 by a third doping portion 1062, and the first transistor T1 and the second transistor T2 share the source 1081 and the drain 1082, thereby reducing the number of photomasks required to manufacture the array substrate. In addition, by stacking the film layers of the first transistor T1 and the second transistor T2, the horizontal space occupied by the transistor is reduced, thereby achieving high transistor mobility, improving the problem of self-heating of the transistor, and improving the performance stability of the transistor.

[0058] 1H is a schematic cross-sectional view of an array substrate according to some embodiments of the present application. The array substrate 10 includes a substrate 101, a first transistor T1, and a second transistor T2, both of which are disposed on the substrate 101.

[0061] Specifically, the first gate 105 is used as a mask to form the first active layer 103 using ion doping, so that the first gate 105 is located on the side of the first active layer 103 farther from the substrate 101, so as to reduce the number of photomasks required in the manufacture of the array substrate 10, i.e., the first thin film transistor T1 is a top-gate thin film transistor.

[0062] In some other embodiments, the first gate 105 may be located between the first active layer 103 and the substrate 101, in other words, the first transistor T1 may be a bottom-gate thin film transistor.

[0064] In some embodiments, the first active layer 103 includes a first channel portion 1031, a first doping portion 1032, and a second doping portion 1033, where the first doping portion 1032 and the second doping portion 1033 are respectively connected to opposite ends of the first channel portion 1031. The first gate 105 overlaps the first channel portion 1031. The first doping portion 1032 includes a first doping subportion 10321 and a second doping subportion 10322, where the second doping subportion 10322 is connected between the first channel portion 1031 and the first doping subportion 10321, where the ion doping concentration of the second doping subportion 10322 is lower than the ion doping concentration of the first doping subportion 10321, and the ion doping concentration of the first doping subportion 10321 is the same as the ion doping concentration of the second doping portion 1033. The source 1081 is connected to the second doped portion 1033, and the drain 1082 is connected to the first doped sub-portion 10321 of the first doped portion 1032. With this design, the resistance of the second doped sub-portion 10322 is greater than the resistance of the first doped sub-portion 10321, which reduces the voltage drop of the first doped portion 1032 connected to the drain 1082, thereby improving the stability problem caused by the heat generation of the first transistor due to hot carriers, and reducing the connection resistance between the drain 1082 and the first doped sub-portion 10321.

[0065] In some embodiments, the length of the first doped portion 1032 is longer than the length of the second doped portion 1033 along the direction in which the first active layer 103 extends from the first doped portion 1032 to the second doped portion 1033, but is not limited thereto, so as to realize different resistance designs in different regions for the first doped portion 1032 by using ion doping. The length of the first doped portion 1032 may be equal to or shorter than the length of the second doped portion 1033.

[0066] In some embodiments, along the direction in which the first active layer 103 extends from the first doped portion 1032 to the second doped portion 1033, the length of the first doped sub-portion 10321 is longer than the length of the second doped sub-portion 10322, thereby reducing the voltage drop of the first doped portion 1032, improving the problem of reduced stability of the first transistor due to self-heating, and reducing the overall resistance of the first doped portion 1032.

[0067] In some embodiments, the array substrate 10 further includes a fourth insulating layer 1041, which is a first gate insulating layer. The fourth insulating layer 1041 is disposed between the first gate 105 and the first active layer 103.

[0068] In some embodiments, the array substrate 10 further includes a first insulating layer 1042, which is an interlayer insulating layer. The first insulating layer 1042 covers the first gate 105, the first active layer 103 and the buffer layer 102.

[0069] The second transistor T2 includes a second active layer 106 and a second gate 107. At least a portion of the second active layer 106 is located on a side of the first gate 105 farther from the substrate 101. Specifically, a portion of the second active layer 106 is located on a surface of the first insulating layer 1042 farther from the substrate 101.

[0070] Using the second gate 107 as a mask, the second active layer 106 is formed using ion doping, and the second gate 107 is located on the side of the second active layer 106 away from the substrate 101 and overlaps with the second channel portion 1061 so as to reduce the number of photomasks required for manufacturing the array substrate 10.

[0071] The second active layer 106 includes a second channel portion 1061, a third doped portion 1062, and a fourth doped portion 1063, and the third doped portion 1062 and the fourth doped portion 1063 are connected to opposite ends of the second channel portion 1061, respectively.

[0072] The third doped portion 1062 is connected to the second doped portion 1033 through the first via 10a that penetrates the first insulating layer 1042, thereby realizing a connection between the first transistor T1 and the second transistor T2 and reducing the additional wiring required to connect the third doped portion 1062 and the second doped portion 1033, thereby further reducing the number of photomasks required to manufacture the array substrate 101.

[0073] The second channel portion 1061 overlaps the first channel portion 1031 and the second doping sub-portion 10322, in other words, the length of the second channel portion 1061 is longer than the length of the first channel portion 1031. The third doping portion 1062 overlaps the second doping portion 1033, and the fourth doping portion 1063 overlaps the first doping sub-portion 10321. With this design, it is easy to form the second active layer 106 using ion doping with the second gate 107 as a mask, and to form the first doping sub-portion 10321 and the second doping portion 1033 with the second gate 107 as a mask, thereby reducing the number of photomasks required to manufacture the first active layer 103, and thus reducing the number of photomasks required to manufacture the array substrate 10.

[0074] In some embodiments, the second active layer 106 includes an amorphous phase to ensure the switching performance of the second transistor T2.

[0075] In some embodiments, the thickness of the second active layer 106 is smaller than the thickness of the first active layer 103, which is advantageous in that the first active layer 103 containing a crystalline phase can be more easily formed in a thermal annealing process.

[0076] In some embodiments, the array substrate 10 further includes a second insulating layer 1043 and a third insulating layer 1044. The second insulating layer 1043 is located between the second active layer 106 and the second gate 107. The third insulating layer 1044 covers the second gate 107 and the second insulating layer 1043.

[0077] In some embodiments, the first transistor T1 is connected in parallel with the second transistor T2 to increase the mobility of the transistor that the first transistor T1 and the second transistor T2 constitute.

[0078] The source 1081 and the drain 1082 are located on the side of the second gate 107 remote from the substrate 101 , and the source 1081 and the drain 1082 are both located on the surface of the third insulating layer 1044 remote from the substrate 101 .

[0079] In some embodiments, the drain 1082 is connected to the fourth doping portion 1063 through a fifth via 10c that penetrates the third insulating layer 1044 and the second insulating layer 1043, and the drain 1082 is connected to the first doping sub-portion 10321 of the first doping portion 1032 through a third via 10b that penetrates the third insulating layer 1044, the second insulating layer 1043 and the first insulating layer 1042, thereby realizing a parallel connection between the first transistor T1 and the second transistor T2.

[0080] In some embodiments, the source 1081 is connected to the third doped portion 1062 through the second via 10d, and the third doped portion 1062 is connected to the second doped portion 1033 through the first via 10a, so that the source 1081 is connected to the second doped portion 1033 by the third doped portion 1062, which further reduces the wiring connecting the first transistor T1 and the second transistor T2, reduces the photomasks required for manufacturing the wiring, and reduces the cost of manufacturing the array substrate.
