Abstract
Description
[Technical field]
[0001] The present invention relates to a hardmask composition, a hardmask layer including a cured product of the hardmask composition, and a pattern forming method using the hardmask composition. [Background technology]
[0002] Recently, the semiconductor industry has been evolving from patterns of hundreds of nanometers to ultrafine technology with patterns of several to tens of nanometers. Effective lithographic techniques are essential to realize such ultrafine technology.
[0003] A typical lithographic technique includes the steps of forming a material layer on a semiconductor substrate, coating a photoresist layer thereon, exposing and developing the photoresist pattern to form a photoresist pattern, and then etching the material layer using the photoresist pattern as a mask.
[0004] In recent years, as the size of a pattern to be formed decreases, it is difficult to form a fine pattern having a good profile using only the above-mentioned typical lithographic techniques. Therefore, a supplementary layer called a hard mask layer can be formed between the material layer to be etched and the photoresist layer to form a fine pattern. When the heteroaromatic hydrocarbon group is a condensed ring, the entire heterocyclic group or each ring may contain one or more heteroatoms.
[0046] Unless otherwise stated herein, "combination" means blending or copolymerization.
[0047] Unless otherwise specified in this specification, "molecular weight" refers to the sum of the atomic weights of the atoms contained in a molecule. In this specification, the "molecular weight" can be measured by dissolving a powder sample in tetrahydrofuran (THF) and then using 1200 series gel permeation chromatography (GPC) manufactured by Agilent Technologies (using LF-804 manufactured by Resonac Co., Ltd. as the column and polystyrene manufactured by Resonac Co., Ltd. as the standard sample).
[0048] In the semiconductor industry, there is a constant demand to reduce the size of chips, and in order to meet this demand, the line width of the photoresist patterned by lithography technology needs to be several tens of nanometers in size. Therefore, the height is limited to withstand the line width of the photoresist pattern, and therefore the photoresist may not have sufficient resistance in the etching step. To compensate for this, an auxiliary layer called a hard mask layer is used between the material layer to be etched and the photoresist layer. This hard mask layer serves as an intermediate film that transfers the fine pattern of the photoresist to the material layer through selective etching. Therefore, the hard mask layer is required to have etching resistance so that it can withstand the etching process required for pattern transfer.
[0049] Existing hard mask layers have been formed by chemical or physical vapor deposition, which requires large-scale equipment, and the process cost is high, resulting in poor economic efficiency. Recently, a technology for forming a hard mask layer by a spin coating method has been developed. The spin coating method is easier to process than conventional methods, and the gap fill property and planarization property of the hard mask layer manufactured by this method may be superior, but the hard mask layer formed by the spin coating method may have a somewhat reduced etching resistance and may not have the required etching resistance. Therefore, it is required that a hard mask composition that can be applied to the spin coating method and the hard mask layer formed therefrom have the same etching resistance as the hard mask layer formed by the chemical or physical vapor deposition method.
[0050] Therefore, in order to improve the etching resistance of the hard mask layer, research is being actively conducted to increase the carbon content contained in the hard mask composition. However, the more the carbon content of the compound contained in the hard mask composition increases, the lower the solubility in the solvent tends to be. Therefore, it is required to increase the carbon content of the compound contained in the hard mask composition, improve the etching resistance of the hard mask layer formed therefrom, and maintain sufficient solubility of the compound in the solvent.
[0051] The hard mask composition according to the present invention contains a compound having an aromatic hydrocarbon ring or an aromatic heterocycle, so that the carbon content in the composition can be increased. Therefore, the hard mask layer obtained from the composition can ensure excellent etching resistance. In addition, the compound contains a specific functional group, so that the carbon content in the composition can be increased while ensuring excellent solubility in a solvent.
[0052] Specifically, the hard mask composition according to the present invention includes a compound represented by the following Chemical Formula 1, and a solvent.

[0055] As described above, the compound included in the hard mask composition according to the embodiment of the present invention includes an aromatic hydrocarbon ring or an aromatic heterocycle, and includes a tertiary carbon or secondary carbon bonded thereto, as in Chemical Formula 1, thereby increasing the carbon content in the composition. In addition, since a part of the linking group linking the aromatic hydrocarbon ring or aromatic heterocycle includes a nitrogen atom (N), the crosslinking characteristics during curing of the composition are improved, and the hard mask layer formed therefrom may have excellent etching resistance.
[0056] In addition, the above formula 1 contains a tertiary carbon or a secondary carbon, and is -OR 11 , -OR 21 -OR 31 By including a substituent represented by the formula (I), the solubility of the compound in a solvent can be improved, and a hard mask composition containing the compound can be effectively applied to a spin coating method. In addition, the compound is crosslinked into a polymer having a large molecular weight by a short heat treatment, and the hard mask layer formed from the compound can have excellent heat resistance and excellent etching resistance.

[0094] The hard mask composition may be prepared in the form of a solution and applied by spin coating, as described above. The thickness of the hard mask composition is not particularly limited, but may be, for example, 50 to 200,000 Å.
[0095] The step of heat treating the hard mask composition may be performed for 10 seconds to 1 hour at, for example, 100° C. to 1,000° C. For example, the step of heat treating the hard mask composition may include a plurality of heat treatment steps, for example, a first heat treatment step and a second heat treatment step.
[0096] In one embodiment, the step of heat treating the hard mask composition may include one heat treatment step performed at, for example, 100°C to 1000°C for 10 seconds to 1 hour. For example, the heat treatment step may be performed in an air or nitrogen atmosphere, or in an atmosphere having an oxygen concentration of 1% by mass or less.
[0097] In one embodiment, the step of heat treating the hard mask composition includes a first heat treatment step performed at a temperature of, for example, 100°C to 1,000°C, for example, 100°C to 800°C, for example, 100°C to 500°C, for example, 150°C to 400°C, for example, 30 seconds to 1 hour, for example, 30 seconds to 30 minutes, for example, 30 seconds to 10 minutes, for example, 30 seconds to 5 minutes.
[0098] It may also include a second heat treatment step that is successively performed, for example, at a temperature of 100° C. to 1,000° C., for example, 300° C. to 1,000° C., for example, 500° C. to 1,000° C., for example, 500° C. to 600° C., for example, for 30 seconds to 1 hour, for example, 30 seconds to 30 minutes, for example, 30 seconds to 10 minutes, for example, 30 seconds to 5 minutes. As an example, the first and second heat treatment steps may be performed in an air or nitrogen atmosphere, or in an atmosphere with an oxygen concentration of 1% by mass or less.
[0099] At least one of the steps of heat treating the hard mask composition is performed at a high temperature of 200° C. or more, whereby the hard mask composition can exhibit high etching resistance such that the hard mask composition can withstand etching gases and chemical solutions used for exposure in subsequent processes, including etching processes.
[0100] In one embodiment, forming the hard mask layer may include an ultraviolet-visible (UV / Vis) curing step and / or a near-infrared (near IR) curing step.
[0101] In one embodiment, the step of forming the hard mask layer may include at least one of the steps of the first heat treatment step, the second heat treatment step, the ultraviolet-visible (UV / Vis) curing step, and the near-infrared (near-infrared) curing step, or may include two or more steps consecutively.
[0102] In one embodiment, the method may further include forming a silicon-containing thin film layer on the hard mask layer, the silicon-containing thin film layer being formed of a material such as SiCN, SiOC, SiON, SiOCN, SiC, SiO, and / or SiN.
[0103] In one embodiment, before the step of forming the photoresist layer, a bottom anti-reflective coating (BARC) may be further formed on the silicon-containing thin film layer or the hard mask layer.
[0104] In one embodiment, the step of exposing the photoresist layer can be performed using, for example, ArF, KrF, or EUV, etc. After the exposure, a heat treatment process can be performed at 100°C to 700°C.
[0105] In one embodiment, the step of etching the exposed portions of the material layer can be performed by dry etching using an etching gas, which can be, for example, N2 / O2, CHF3, CF4, Cl2, BCl3, and mixtures thereof.
[0106] The etched material layer can be formed in a variety of patterns, which can be diverse, such as metal patterns, semiconductor patterns, insulating patterns, etc., and can be applied as various patterns within a semiconductor integrated circuit device, for example. EXAMPLES

[0178] Preparation of the hard mask composition Examples and Comparative Examples Each of the compounds obtained in Synthesis Examples 1 to 14 and Comparative Synthesis Example 1 and the comparative compound was dissolved in cyclohexanone, and then filtered through a membrane filter having a diameter of 0.1 μm to prepare hard mask compositions each having a compound content of 10.0 mass %, which were designated as Examples 1 to 14 and Comparative Example 1, respectively.
[0179] Evaluation 1: Heat resistance evaluation The hard mask compositions according to Examples 1 to 14 and Comparative Example 1 were each coated on a silicon wafer by spin coating, and then heat-treated on a hot plate at 160°C for 1 minute to form a hard mask layer. The thickness of the hard mask layer was measured using a thin film thickness measuring device manufactured by K-MAC. Next, the hard mask layer was re-heat-treated at 400°C for 2 minutes, and the thickness of the hard mask layer was measured. If the change rate of the thickness of the hard mask layer before and after the re-heat-treatment at 400°C for 2 minutes was less than 5%, it was evaluated as "A (very good)", if it was 5% or more but less than 10%, it was evaluated as "B (good)", and if it was 10% or more, it was evaluated as "C (poor)". The results are shown in Table 1 below.
[0180] [Table 1]
[0181] Referring to Table 1, it was confirmed that the hard mask layers formed from the compositions according to Examples 1 to 14 had a thickness change rate of less than 5% before and after the re-heat treatment, and the hard mask layer formed from the composition according to Comparative Example 1 had a thickness change rate of 10% or more before and after the re-heat treatment. In other words, it was confirmed that the heat resistance of the hard mask layer formed from the composition according to the Examples was superior to that of the hard mask layer formed from the composition according to Comparative Example 1.
[0182] Evaluation 2: Gap-fill properties The hard mask compositions according to Examples 1 to 14 and Comparative Example 1 were each coated on a patterned silicon wafer by spin coating, and then heat-treated at 400°C for 60 seconds to form a hard mask layer. A field emission scanning electron microscope (FE-SEM) was used to observe the cross-sectional image of the hard mask layer pattern to check for the presence or absence of voids. The results are shown in Table 2 below.

[0184] Referring to Table 2 above, it was confirmed that no voids were generated in the hard mask layers formed from the hard mask compositions according to Examples 1 to 14, and it was found that the gap-fill characteristics of the hard mask layers formed from the hard mask compositions according to the Examples were excellent.
[0185] Evaluation 3: Flattening properties The hard mask compositions according to Examples 1 to 14 and Comparative Example 1 were coated on a patterned silicon wafer by spin coating, and then heat-treated at 400° C. for 60 seconds. Then, a cross-sectional image of the pattern was observed using a field emission scanning electron microscope (FE-SEM). The thickness of the hard mask layer shown in the cross-sectional image of the pattern was measured, and the planarization characteristics were quantified according to the calculation formula of FIG. 1. In FIG. 1, h1 means the average value of the thickness of the hard mask layer measured at three arbitrary points where no pattern is formed, and h2 means the average value of the thickness of the hard mask layer measured at three arbitrary points where a pattern is formed. If the result of the quantification of the planarization characteristics is less than 5, it is expressed as “A (very good)”, if it is 5 or more and less than 10, it is expressed as “B (good)”, and if it is 10 or more, it is expressed as “C (poor)”, and the results are shown in Table 3 below.
[0186] [Table 3]
[0187] Referring to Table 3 above, it was found that the planarization characteristics of the hard mask layers formed from the hard mask compositions according to Examples 1 to 14 were very good, whereas the planarization characteristics of the hard mask layer formed from the composition according to Comparative Example 1 were poor.
[0188] Rating 4: Etching resistance The hard mask compositions according to Examples 1 to 14 and Comparative Example 1 were coated on a silicon wafer by spin coating, and then heat-treated on a hot plate at 160°C for 1 minute to form a hard mask layer. The hard mask layer was dry-etched for 30 seconds using a mixed gas of CF4 / Ar, and the thickness of the hard mask before and after etching was measured using a thin film thickness measuring device manufactured by K-MAC, and the etching rate (BER) was calculated using the following calculation formula 2. The etching resistance was evaluated by the ratio of the etching rate of the hard mask layer formed from the composition according to Examples 1 to 14 to the etching rate of the hard mask layer formed from the composition according to Comparative Example 1. Specifically, when the ratio was less than 0.95, it was evaluated as "A (very good)", when it was 0.95 or more and less than 1.00, it was evaluated as "B (good)", and when it was 1.00 or more, it was evaluated as "C (poor)". The results are shown in Table 4 below. The result of Comparative Example 1 used for comparison was marked with "-".

[0190] [Table 4]
[0191] Referring to Table 4, the etching rates of the hard mask layers formed from the compositions according to Examples 1 to 14 were less than 0.95 compared to the etching rate of the hard mask layer formed from the composition according to Comparative Example 1. This shows that the hard mask layers formed from the compositions according to Examples 1 to 14 have better etching resistance than the hard mask layer formed from the composition according to Comparative Example 1.
