[0002] Polyimide resins, which combine excellent heat resistance with electrical and mechanical properties, are widely used as materials for resin films used as surface protection films, interlayer insulating films, and the like for elements in semiconductor devices. In recent years, miniaturization and stacking of packaging technologies for protecting semiconductor elements have progressed to improve the functionality of electronic devices such as AI (artificial intelligence) and smartphones. Furthermore, miniaturization, stacking, and multi-layering of rewiring layers constituting semiconductor devices are also required. Therefore, photosensitive polyimide materials capable of forming small holes (small opening dimensions) and ensuring flatness during multi-layering are required as rewiring materials. Furthermore, to improve the performance of electronic devices, components with low heat resistance are sometimes used in semiconductor devices, and therefore, there is a demand for reducing the heating temperature (i.e., the curing temperature of photosensitive polyimide materials) during the fabrication of semiconductor devices. As a resin composition capable of forming a resin film by pattern exposure, a negative photosensitive resin composition containing a polyamide-imide precursor resin having a specific structure, a photopolymerization initiator, and a solvent has been proposed (see, for example, Patent Document 1).

[0012] <Resin Composition> The resin composition of the present disclosure contains a polyimide precursor having a polymerizable unsaturated bond (hereinafter, sometimes referred to as "unsaturated polyimide precursor"), a crosslinking agent having a polymerizable unsaturated bond, and a thermal polymerization initiator, wherein the ratio (B / A) of the number of polymerizable unsaturated bonds A possessed by the polyimide precursor contained in the resin composition to the number of polymerizable unsaturated bonds B possessed by the crosslinking agent contained in the resin composition is 0.2 to 1.4, and the thermal polymerization initiator includes a thermal polymerization initiator having a one-minute half-life of 120°C to 190°C. As a result, it is presumed that the cure shrinkage of the cured product can be kept low. By setting the ratio (B / A) to 1.4 or less, the occurrence of polymerization reactions between crosslinking agents is easily suppressed, and therefore the crosslinking reactions between crosslinking agents that can cause line thickening and the like are less likely to proceed, making it easier to adjust the opening size to the desired size. As a result, it tends to be easier to obtain a cured product with small opening dimensions. Furthermore, if the one-minute half-life of the thermal polymerization initiator is 120°C or higher, the crosslinking reaction is less likely to proceed during the drying process when forming a layer of the resin composition on a substrate, making it easier to adjust the opening size to the desired size. On the other hand, if the one-minute half-life of the thermal polymerization initiator is 190°C or less, a three-dimensional crosslinked structure is more likely to be formed between the unsaturated polyimide precursor and the crosslinking agent during heat curing. As a result, it is presumed that the cure shrinkage of the cured product can be kept low. From the above, it is presumed that the resin composition of the present disclosure makes it possible to form a cured product with a low cure shrinkage and small opening dimensions.

On the other hand, the resin compositions of Comparative Examples 1 and 7, which do not contain a thermal polymerization initiator, exhibited high cure shrinkage. The resin composition of Comparative Example 2, which has a B / A ratio of less than 0.2, exhibited high cure shrinkage. The resin composition of Comparative Example 3, which contains a thermal polymerization initiator with a one-minute half-life of less than 120°C, exhibited difficulty in reducing the opening dimensions. The resin composition of Comparative Example 4, which contains a thermal polymerization initiator with a one-minute half-life exceeding 190°C, exhibited high cure shrinkage. The resin compositions of Comparative Examples 5 and 6, which have a B / A ratio of more than 1.4, exhibited difficulty in reducing the opening dimensions.
Claims
1. A resin composition containing a polyimide precursor having a polymerizable unsaturated bond, a crosslinking agent having a polymerizable unsaturated bond, and a thermal polymerization initiator, wherein the ratio (B / A) of the number of polymerizable unsaturated bonds A possessed by the polyimide precursor contained in the resin composition to the number of polymerizable unsaturated bonds B possessed by the crosslinking agent contained in the resin composition is 0.2 to 1.4, and the thermal polymerization initiator has a one-minute half-life of 120°C to 190°C.
2. The resin composition according to claim 1, further comprising a photopolymerization initiator.

The resin composition according to claim 1, wherein the polyimide precursor has a structural unit represented by the following general formula (1): (In general formula (1), X represents a tetravalent organic group, and Y represents a divalent organic group. R 6 and R 7 each independently represents a hydrogen atom or a monovalent organic group; R 6 and R 7 At least one of the groups has a polymerizable unsaturated bond.
4. A cured product of the resin composition according to any one of claims 1 to 3.
5. A method for producing a cured product, comprising the steps of forming a layer of the resin composition according to any one of claims 1 to 3 on a substrate, and curing the layer of the resin composition.
6. An electronic part comprising a cured product of the resin composition according to any one of claims 1 to 3.
