[Figure 4]FIG. 4 is a schematic enlarged partial plan view of the glass cloth in the semiconductor device according to the first embodiment. [Diagram 5] 5 is a schematic perspective view of a glass cloth in a semiconductor device according to embodiment 2. [Detailed Description] The details of the embodiments of the present disclosure will be described with reference to the drawings. Note that the same or corresponding parts in the following drawings are given the same reference numerals, and the description thereof will not be repeated. At least some of the configurations of the embodiments described below may be combined in any manner.

[0007] Embodiment 1 <Configuration of Semiconductor Device> Fig. 1 is a schematic plan view of a semiconductor device 100 according to the first embodiment. Fig. 2 is a schematic cross-sectional view taken along line II-II in Fig. 1. Fig. 3 is a schematic perspective view of the semiconductor device 100 according to the first embodiment with a glass cloth 10 separated therefrom.

[0008] 1 to 3 is, for example, a semiconductor device 100 on which a light-emitting element 2 is mounted, and mainly includes a substrate 1, the light-emitting element 2, a metal layer 5, and a sealing resin 6. The dotted line in FIG. 1 indicates the outline of the sealing resin 6.

[0009] The substrate 1 has a first surface 1s and a second surface 2s. The first surface 1s is a surface that can be in contact with the sealing resin 6. The second surface 2s is a surface opposite to the first surface 1s. As shown in FIG. 1, the directions in which the first surface 1s and the second surface 2s extend are the x direction and the y direction. The y direction is a direction perpendicular to the x direction. As will be described later, the substrate 1 has a plurality of glass cloths 10 laminated thereon. The direction in which the glass cloths are laminated is the z direction. The z direction is a direction perpendicular to the x direction and the y direction.

[0010] The metal layer 5 includes a first front surface land 51a, a second front surface land 51b, a first back surface land 52a, and a second back surface land 52b. As shown in FIG. 2, the first front surface land 51a and the second front surface land 51b are arranged on the first surface 1s. The first back surface land 52a and the second back surface land 52b are arranged on the second surface 2s. As shown in FIG. 2, the first front surface land 51a and the second front surface land 51b are arranged spaced apart from each other in the x direction. The first back surface land 52a and the second back surface land 52b are arranged spaced apart from each other in the x direction.

[0011] The first front surface land 51a is electrically connected to the light emitting element 2 via a conductive adhesive 3 such as solder. The light emitting element 2 is electrically connected to the second front surface land 51b via a wire 4. The first front surface land 51a is electrically connected to the first back surface land 52a (not shown). The second front surface land 51b is electrically connected to the second back surface land 52b (not shown). The wire 4 is formed, for example, by wire bonding.

[0012] The metal layer 5 is formed by, for example, laminating a copper plating layer, a nickel plating layer, and a gold plating layer. The metal layer 5 may be formed by patterning a copper foil formed on the first surface 1s of the substrate 1, and then performing electrolytic plating on the surface of the copper foil.

[0013] As shown in Fig. 2, the light-emitting element 2 is sealed with a sealing resin 6. Specifically, the light-emitting element 2 is disposed inside the sealing resin 6. As shown in Fig. 2, the first surface 1s includes a portion p in contact with the sealing resin 6 in an area other than the area where the metal layer 5 is formed. The material constituting the sealing resin 6 is, for example, a silicone resin.

[0014] The substrate 1 includes a plurality of glass cloths 10 and an epoxy resin 11. The plurality of glass cloths 10 may be configured, for example, in two layers or three layers. In the present embodiment 1, the glass cloth 10 is configured in two layers and includes a first glass cloth layer 10a and a second glass cloth layer 10b.

[0015] The glass cloth 10 is made of flat-woven glass fibers. That is, the fiber directions of the first glass cloth layer 10a include the x-direction and the y-direction. From a different perspective, the first glass cloth layer 10a is made of glass fibers extending in directions intersecting each other. For example, the first glass cloth layer 10a includes glass fibers 10a1 extending in the x-direction and glass fibers 10a2 extending in the y-direction. That is, the glass fibers 10a1 and the glass fibers 10a2 are perpendicular to each other.

[0016] The second glass cloth layer 10b is made of glass fibers extending in directions intersecting each other, similar to the first glass cloth layer 10a.

[0017] The epoxy resin 11 connects the first glass cloth layer 10a and the second glass cloth layer 10b so as to be impregnated into the glass fibers of the glass cloth 10.

[0018] Here, the substrate 1 according to the first embodiment is characterized in that the fiber direction of the first glass cloth layer 10a is different from the fiber direction of the second glass cloth layer 10b, as shown in Fig. 3. Fig. 4 is a schematic partial enlarged plan view of the glass cloth 10 in the semiconductor device 100 according to the first embodiment. In Fig. 4, solid lines indicate the outline of the glass fibers 10a1 and 10a2 constituting the first glass cloth layer 10a, and dotted lines indicate the outline of the glass fibers 10b1 and 10b2 constituting the second glass cloth layer 10b.

[0019] The second glass cloth layer 10b includes glass fibers 10b1 and 10b2. The glass fibers 10b1 and 10b2 are perpendicular to each other. As shown in Fig. 4, the angle between the glass fibers 10a1 in the first glass cloth layer 10a and the glass fibers 10b1 in the second glass cloth layer 10b is defined as θ when viewed from the z direction.

[0020] The fiber direction of the second glass cloth layer 10b may include a direction inclined in the range of 10° to 80° with respect to the x direction. From a different perspective, the angle θ may be 10° to 80°. The angle θ may be 30° to 60°, or 40° to 50°. In this way, not only the strength in the fiber direction of the first glass cloth layer 10a but also the strength in a direction different from the fiber direction of the first glass cloth layer 10a is increased. As a result, the directional dependency of the strength of the glass cloth 10 is suppressed.

[0021] The fiber direction of the second glass cloth layer 10b may include a direction inclined at 45° with respect to the x-direction. From a different perspective, the angle θ may be 45°. In this way, the directional dependency of the strength of the glass cloth 10 is further suppressed.

[0022] The fiber direction of the glass cloth 10 in the substrate 1 can be identified by observing the exposed cross section of the substrate 1. The cross section of the substrate 1 may be polished to identify the fiber direction of the glass cloth 10 at a position to be observed.

[0023] <Action and effect> The substrate 1 according to the present disclosure has a plurality of glass cloths 10 laminated thereon. The plurality of glass cloths 10 include a first glass cloth layer 10a and a second glass cloth layer 10b. The second glass cloth layer 10b is laminated on the first glass cloth layer 10a. The direction in which the glass cloths 10 are laminated is defined as the z direction. When viewed from the z direction, the fiber direction of the first glass cloth layer 10a is different from the fiber direction of the second glass cloth layer 10b.

[0024] This increases not only the strength in the fiber direction of the first glass cloth layer 10a but also the strength in a direction different from the fiber direction of the first glass cloth layer 10a, thereby suppressing the directional dependency of the strength of the glass cloth 10.

[0025] In the substrate 1, the fiber direction of the first glass cloth layer 10a includes the x direction. The x direction is perpendicular to the z direction. The fiber direction of the second glass cloth layer 10b includes a direction inclined at an angle of 10° to 80° with respect to the x direction.

[0026] This increases not only the strength in the fiber direction of the first glass cloth layer 10a but also the strength in a direction different from the fiber direction of the first glass cloth layer 10a, thereby suppressing the directional dependency of the strength of the glass cloth 10.

[0027] In the above-mentioned substrate 1, the fiber direction of the second glass cloth layer 10b includes a direction inclined at 45° with respect to the x direction.

[0028] This increases not only the strength in the fiber direction of the first glass cloth layer 10a but also the strength in a direction different from the fiber direction of the first glass cloth layer 10a, thereby suppressing the directional dependency of the strength of the glass cloth 10.

[0029] Embodiment 2 <Configuration of Semiconductor Device> Fig. 5 is a schematic perspective view of the glass cloth 10 in the semiconductor device 100 of the second embodiment. Fig. 5 corresponds to Fig. 3. The semiconductor device 100 shown in Fig. 5 basically has the same configuration as the semiconductor device 100 shown in Figs. 1 to 3 and can obtain the same effects, but the configuration of the glass cloth is different. As shown in Fig. 5, the substrate 1 according to the second embodiment includes a third glass cloth layer 10c having a center point 10p as the glass cloth 10.

[0030] In the plan view of the glass cloth 10, the third glass cloth layer 10c includes glass fibers 10c1 extending so as to surround the center point 10p. Specifically, the third glass cloth layer 10c includes glass fibers 10c1 and glass fibers 10c2. In the plan view, for example, as shown in FIG. 5, the glass fibers 10c1 are glass fibers extending in a circular shape centered on the center point 10p. The glass fibers 10c1 may be glass fibers extending in an elliptical shape, as long as they extend so as to surround the center point 10p in the plan view. In this way, the directional dependency of the strength is suppressed compared to the flat-knitted glass cloth 10.

[0031] The glass cloth 10 may include glass fibers 10c2 extending radially in a plan view. Specifically, as shown in FIG. 5, the glass fibers 10c2 extend radially from a center point 10p in a plan view. In this manner, the third glass cloth layer 10c is formed by weaving the circular glass fibers 10c1 and the radial glass fibers 10c2 so as to cross each other. In this manner, the directional dependency of the strength of the glass cloth 10 is further suppressed.

[0032] By using the third glass cloth layer 10c, the number of glass cloths 10 included in the substrate 1 may not be multiple. In other words, when the third glass cloth layer 10c is used, the number of layers of the glass cloth 10 may be one or more. The center point 10p of the glass cloth 10 may be defined as the center of gravity of the outer shape of the glass cloth 10, for example. A single glass fiber 10c1 may be arranged to form a circle surrounding the center point 10p. Alternatively, a plurality of glass fibers 10c1 having a length shorter than the circumferential length centered on the center point 10p may be arranged on a circumference centered on the center point 10p. The glass fibers 10c1 may be arranged to form a closed circle, or may be arranged in a spiral shape centered on the center point 10p. Alternatively, a plurality of glass fibers 10c1 may be arranged at intervals on a circumference centered on the center point 10p. The radial glass fibers 10c2 may have a length sufficient to connect the opposing outer peripheral ends of the third glass cloth layer 10c, or multiple glass fibers 10c2 having a length shorter than the width of the third glass cloth layer 10c may be arranged radially as shown in FIG. 5.

[0033] <Action and effect> The substrate 1 according to the present disclosure includes at least one or more glass cloths 10. In a plan view of the glass cloth 10, the glass cloth 10 includes fibers extending so as to surround a center point 10p of the glass cloth 10.

[0034] In this way, the directional dependency of the strength is suppressed compared to the flat-knitted glass cloth 10.

[0035] In the substrate 1, the glass cloth 10 contains fibers that are circular in plan view, which reduces the directional dependency of the strength of the glass cloth 10.

[0036] In the substrate 1, the glass cloth 10 contains fibers that are elliptical in plan view, which suppresses the directional dependency of the strength of the glass cloth 10.

[0037] In the substrate 1, the glass cloth 10 includes fibers extending radially in a plan view, which further suppresses the directional dependency of the strength of the glass cloth 10.

Unless inconsistent, at least two of the embodiments disclosed herein may be combined. The basic scope of the present disclosure is indicated by the claims, not the above description, and is intended to include all modifications within the meaning and scope of the claims.
