Description

[Background technology]

[0001] In conventional devices and methods, diamond is grown on the backside of a semiconductor wafer after removing the host substrate to remove heat through the epitaxial (epi) layer. In such devices and methods, the semiconductor layer is exposed to high temperatures during diamond growth. Furthermore, removal of the semiconductor wafer from the handle wafer is difficult and may damage the epi layer. The high coefficient of thermal expansion (CTE) between diamond and the semiconductor wafer can cause excessive wafer bowing.

[0002] Another conventional device and method provides for bonding of epi material to a diamond substrate at the semiconductor wafer level after the original host substrate is removed. Semiconductor wafer level epi transfer requires an extremely smooth surface and a high degree of planarity for epi transfer. Summary of the Invention
