Abstract
Description
[Technical field]
[0001] FIELD OF THE DISCLOSURE The present disclosure relates generally to cooling devices for embedded electronic devices, and more particularly to cooling plates and methods of forming cooling plates. [Background technology]
[0002] In electrified vehicles, such as autonomous vehicles for mobile services, miniaturization of electric drivetrains may be desirable. As integrated power electronics gradually transition from silicon ("Si") devices to silicon carbide ("SiC") devices, the heat flux of the devices increases due to the reduced footprint of the devices, which creates the need for active cooling. In these power electronics, each layer between the heat source (power device) and the heat sink (cooling plate) contributes to the overall thermal resistance of the device. Furthermore, power electronic devices typically feature other components, such as driver integrated circuits ("ICs") and microcontrollers, that may dissipate heat and require cooling. Therefore, a compact integrated power electronic device with embedded power devices and electronic components and a cooling plate for cooling such power devices and electronic components may be desirable. DETAILED DESCRIPTION OF THE PREFERRED EMBODIMENTS
[0008] SUMMARY OF THE DISCLOSURE The embodiments disclosed herein relate to cooling plates, devices including cooling plates, and methods of forming cooling plates. More specifically, the present disclosure relates to a cooling plate having a plurality of fins configured to cool power devices and electronic components embedded in the cooling plate. In some embodiments, the cooling plate may include at least one of power devices, microcontrollers, driver ICs, and other power electronics components. In these embodiments, the cooling plate may include a plurality of cavities that may be configured to receive at least a portion of the power devices and electronic components therein such that the components are at least partially embedded in the cooling plate. The cooling plate may be formed using conventional fabrication methods or using additive manufacturing methods.
[0009] As described in more detail herein, 3D printed dielectric and conductor layers of a printed circuit board (PCB) can be formed on the cooling plate to connect electronic components and power devices, as well as to lay out driver, controller circuitry, or other similar circuitry within the PCB. In some embodiments, the electronic components can have a flip-chip package structure, a ball grid array (BGA) structure, or a quad flat package (QFP) structure to connect the components to the 3D printed PCB. Additional devices such as resistors and capacitors can be mounted on the 3D printed PCB.
[0010] The term "additive manufacturing" generally refers to a manufacturing process in which successive layers of material are provided one on top of the other to build a three-dimensional component layer by layer. These layers are generally fused together to form a monolithic component. Examples of additive manufacturing techniques include fused deposition modeling (FDM), selective laser sintering (SLS), 3D printing such as inkjet and laser jet, stereolithography (SLA), direct laser sintering (DSLS), electron beam sintering (EBS), electron beam melting (EBM), laser engineered net shaping (LENS), laser net shape manufacturing (LNSM), direct metal deposition (DMD), digital light processing (DLP), direct selective laser melting (DSLM), selective laser melting (SLM), direct metal laser melting (DMLM), and others. Additive manufacturing processes may allow the use of multiple different materials to build a single component.
[0011] As defined herein, the term "3D printing" may refer to an additive manufacturing process used to create a desired object, such as a cooling plate or PCB, by stacking (e.g., printing) multiple layers of plastic, resin, metal, etc. to create a solid three-dimensional part. The 3D printing process may include generating a digital model, such as a computer-aided design (CAD) model, that can be broken down into multiple horizontal layers to create a template for a 3D printer device to follow.
[0012] 3D printing can be particularly advantageous with respect to forming cooling plates. In particular, there is an increasing demand to create smaller and more efficient cooling plates than can be achieved using traditional forming processes, which often require multiple forming steps such as molding, welding, etc. 3D printed cooling plates can also provide improved thermal performance by utilizing complex geometries that are impossible to achieve using traditional fabrication techniques. For example, 3D printed cooling plates have a much smaller achievable thickness than plates formed using traditional techniques. By utilizing smaller features, it may be possible to create more complex flow channels within the cooling plate, thereby increasing the total surface area of the plate. The increased surface area can in turn increase the amount of heat that can be removed by the plate, thereby improving the thermal performance of the plate.
[0013] Furthermore, 3D printed cooling plates can be lighter and smaller than conventionally formed cooling plates. For example, the ability to form unique shapes and internal features offered by 3D printing allows for cooling plates that utilize less material, making the plates lighter and smaller. Furthermore, 3D printed cooling plates can be formed as monolithic structures such that the plate does not include any joints, openings, etc. that may cause loss of heat transfer or leakage of coolant (e.g., fluid). This is a distinct improvement over conventionally formed cooling plates, which are often formed from at least two shells with a number of seals and / or joints that are prone to leakage.
[0014] Finally, 3D printed cold plates benefit from a simplified production process. In particular, the process of 3D printing cold plates alleviates the need for molding, brazing, welding, etc., all of which are expensive and time-consuming endeavors, allowing for streamlined production of cold plates.
[0015] Utilizing 3D printed PCBs can provide similar advantages. Unlike traditional methods of laser drilling and electroplating, 3D printing a PCB directly onto a cooling plate allows the PCB to have asymmetric geometries. For example, the process of 3D printing a PCB over and around electronic components detailed herein allows for seamless embedding of the components into the PCB.
[0016] A 3D printing device can be configured to deposit conductive, insulating, and support materials to form a PCB without being constrained by various limitations associated with conventional layering methods. Rather, the 3D printing device can print both conductive and insulating materials in a single layer. Furthermore, the 3D printing device can vary all three dimensions of the conductive portion of the PCB in three-dimensional space (e.g., in at least one of the X, Y, and Z directions) as the conductive portion is formed. Thus, instead of forming multiple relatively small vias between conductive layers in a laminated PCB to provide electrical and / or thermal conductive paths, a 3D printed PCB can be formed with a single large conductive portion. The single large conductive portion reduces electrical and thermal resistance paths in the PCB by eliminating unnecessary layers between the embedded power devices and the cooling plate or other heat extraction surface of the PCB. Furthermore, the conductive paths formed using the 3D printing process are not limited to conductive planes and generally perpendicular intersections (e.g., vias) to interconnect parallel planes of conductive material. That is, the 3D printed conductive paths formed within the 3D printed PCB can have any shape in the X, Y, and Z directions and are not constrained to parallel planes and vertical conductive via orientations. As a result, the 3D printed PCB can be thinner and more efficient with respect to heat transfer through the 3D printed PCB as compared to laminated PCBs.
[0017] As defined herein, the term "flip chip package" refers to an assembly in which a semiconductor die, such as a microcontroller, microelectromechanical system (MEMS), or driver IC, is mounted bond pad side down to a substrate or carrier. In a flip chip package, electrical connections can be made by conductive bumps on the die bond pads. Once the die is connected, any space between the die and the substrate can be filled with a non-conductive adhesive, commonly referred to as "underfill." The underfill can provide stress relief between the die and the substrate and can protect the electronic component from moisture ingress.
[0018] Flip chip packages may offer several advantages over alternative interconnect packages. For example, flip chip packages may result in higher input / output (I / O) counts because the full area of the die can be used for connections. Additionally, the short interconnect paths used by flip chip packages may improve the speed of devices that utilize flip chip packages. Additionally, the elimination of wire bonds allows flip chip packages to have a smaller form factor and improved thermal conductivity.
[0019] Conventional flip chip packages utilize solder ball arrays to form electrical connections between the substrate and the die. However, the disclosed integrated power electronics package mitigates the need for solder ball arrays by connecting the substrate to electronic components embedded in the cooling plate using 3D printed vias in the PCB. By eliminating the solder ball array, the flip chip package utilized herein can further minimize the interconnection paths, thereby improving the speed and thermal conductivity of the disclosed integrated power electronics package.
[0020] Next, embodiments of cooling plates and systems and methods for forming integrated power electronics packages will be described in more detail herein. These systems, methods and devices will be described in more detail below with reference to the drawings, in which like numbers refer to like structures.

[0027] In some embodiments, the system 100 can be implemented through multiple device interconnectivity, for example, through a network in which the electronic controller 102 and the 3D printer 105 are co-located or in different locations. [0028] 1, the system 100 may be further configured to 3D print a cooling plate. In these embodiments, the data storage component 136 may further include a database of cooling plate designs 138c and a database of 3D printer instructions corresponding to at least one of the cooling plate designs 138c. [0029] In embodiments in which the cooling plate is 3D printed, the electronic controller 102 can be configured to 3D print both the cooling plate and the PCB using the 3D printer 105. In these embodiments, the 3D printer 105 can 3D print the cooling plate prior to printing the PCB layers on top of the cooling plate. Once the cooling plate is formed, the electronic controller can execute 3D printer instructions to deposit the PCB on top of the cooling plate, as described in more detail herein.
[0030] Referring now to FIG. 2, an example flow diagram of an example method for forming an integrated power electronics package including a cooling plate is shown. The method described herein results in an integrated power electronics package that provides improved thermal management of the power electronics integrated therein. First, by embedding the power devices and electronic components, such as microcontrollers and driver ICs, on the top surface of the cooling plate, the cooling of these components during operation is effectively enhanced. In particular, each layer between the power devices and the cooling plate contributes to the overall thermal resistance of the integrated power electronics package. Thus, embedding the power devices and electronic components on the top surface of the cooling plate acts to minimize the number of layers between the power devices and the cooling plate, thereby reducing the overall thermal resistance of the package.
[0031] Embodiments in which the cooling plate is 3D printed may provide additional thermal management benefits. For example, 3D printing methods may result in a cooling plate having a single monolithic structure that does not include numerous seals and / or joints that are prone to leaking over time and impede the thermal management of the cooling plate. By 3D printing the cooling plate as a single structure, such leakage concerns may be mitigated. Furthermore, methods of 3D printing the cooling plate allow for the use of geometries that may be impossible to achieve using conventional fabrication techniques. These unique geometries may allow for an increase in the total surface area of the cooling plate, thereby increasing the amount of heat that the cooling plate can transfer away from any embedded electronic components.
[0032] Similarly, these benefits may be achieved by forming the cooling plate from a single piece of material, such as a thermally conductive material, In these embodiments, the cooling plate may be formed via extrusion or another similar fabrication technique.
[0033] Moreover, the method of 3D printing a PCB over and / or around a power device embedded within a cooling plate may provide additional thermal benefits. Specifically, 3D printing the PCB eliminates the need for grease and / or other thermal interface layers between the PCB and the cooling plate, and acts to reduce the need for external insulating layers. Moreover, 3D printed PCBs may be thinner and more efficient with respect to heat transfer than traditional laminated PCBs.
[0034] A method 200 of forming an integrated power electronics package will now be described. Referring to block 210 of Figure 2, the method may include forming a cooling plate, such as, for example, cooling plate 300 shown in Figures 3 and 4. In some embodiments, cooling plate 300 may be formed using conventional fabrication techniques, while in other embodiments, cooling plate 300 may be formed using a 3D printing process.
[0035] 4, the cooling plate 300 may include a number of cavities 304 disposed on a top surface 302 of the cooling plate 300. The number of cavities 304 may be sized to receive at least one of one or more power modules 330, one or more microcontrollers 320, and one or more driver ICs 340. For example, the number of cavities 304 may include a power module cavity 304a sized to receive one or more power modules 330, a microcontroller cavity 304b sized to receive one or more microcontrollers 320, and a driver IC cavity 304c sized to receive one or more driver ICs 340.
[0036] In these embodiments, the plurality of cavities 304 may be of sufficient size and depth such that at least one of the power modules 330, the microcontroller 320, and the driver ICs 340 are embedded in the top surface 302 of the cooling plate 300 when bonded to the plurality of cavities 304. For example, at least one of the power modules 330, the microcontroller 320, and the driver ICs 340 may be embedded in the top surface 302 of the cooling plate 300 such that the top surface of each component is flush with the top surface 302 of the cooling plate 300.
[0037] 3 and 4, cooling plate 300 may further include an inlet 360 and an outlet 380, each of which may be configured to allow at least one of a fluid, such as a coolant, and a vapor to pass through 3D printed cooling plate 300. For example, a coolant may enter cooling plate 300 via inlet 360 and exit cooling plate 300 via outlet 380.
[0038] 5, there is shown a partial perspective view of the cooling plate 300 illustrating the hollow interior recess of the cooling plate 300. As shown, the cooling plate 300 can be formed with a hollow interior recess 310 that allows the cooling plate 300 to house various cooling components, such as, for example, a plurality of fins 312. Although the embodiment of FIG. 5 shows the cooling plate 300 as including a plurality of fins 312, it should be understood that the cooling plate 300 can be further designed to include other cooling components, such as a plurality of linear channels, pin fins, manifold microchannel structures, and the like.
[0039] In embodiments in which the cooling plate 300 is 3D printed, the fins 312 may be 3D printed as part of the cooling plate 300 such that the fins 312 and the cooling plate 300 are a single monolithic structure. In other embodiments, the fins 312 may be formed separately using conventional fabrication methods such as machining, casting, extrusion, and other similar processes, and then bonded to the cooling plate 300, and more particularly, within the hollow inner recess 310. In such embodiments, the fins 312 may be bonded to the inner recess 310 by thermally conductive epoxy, brazing, welding, or similar adhesive.
[0040] In some embodiments, the cooling plate 300 may include multiple regions, with each region including fins 312 having a different density. As defined herein, the term "density" may refer to the density of the fins in each of the multiple regions of the cooling plate 300. For example, the fins 312 may be arranged such that in some regions of the cooling plate 300, the fins 312 are tightly packed, i.e., densely packed, whereas in other regions of the cooling plate 300, the fins 312 are loosely packed, i.e., sparsely packed. In these embodiments, the surface area of the fins 312 may be greatest in the regions where the fins 312 are densely packed, which may result in increased heat transfer from these regions.
[0041] In these embodiments, the cooling plate 300 can be configured to have different heat exchange characteristics in each of the multiple regions, which may be desirable for cooling different embedded electronic components in each of the multiple regions. For example, FIG. 5 shows a plurality of sparsely spaced fins 312a located adjacent the microcontroller 320 and the driver IC 340, and a plurality of densely spaced fins 312b located adjacent the power module 330. In this embodiment, the power module 330 may generate significantly more heat than the microcontroller 320 and / or the driver IC 340, which increases the need for heat transfer from the power module 330. As the fluid flows through the inner recess 310 of the cooling plate 300, the surface area of the fluid in contact with the plurality of fins 312 is greatest in the region corresponding to the plurality of densely spaced fins 312b (e.g., the region adjacent the power module 330), which may increase the amount of heat transfer in that region. In these embodiments, the fluid flow through the cooling plate 300 can be optimized by controlling the density of the fins 312 in each region, which can help balance heat transfer with any potential pressure drop that may occur within the inner recess 310.
[0042] 5, the fins 312 in each of the regions can be configured to enhance heat transfer for both single-phase and two-phase cooling depending on the cooling application for which the cooling plate 300 is required. For example, in regions where high levels of cooling are required, such as cooling one or more power modules 330, the fins 312 can be configured as a two-phase cooling structure. In such a configuration, the fins 312 can be positioned adjacent to one or more power modules 330 embedded in the cooling plate 300. Thus, heat generated by the one or more power modules 330 can cause a phase change of the fluid within the hollow inner recess 310 (e.g., boiling the fluid to a vapor). The fluid may undergo another phase change on a surface within the hollow inner recess 310 (e.g., vapor condenses) or may exit the inner recess 310 through an outlet 380 that fluidly connects the inner recess 310 to an environment external to the cooling plate 300.
[0043] In other embodiments, the fins 312 may be configured to provide single-phase cooling of the cooling plate 300. In these embodiments, the fins 312 may be porous or solid, depending on the application. The fins 312 may allow relatively unrestricted flow of fluid within the inner recess 310 of the cooling plate 300 such that heat transfer through the fluid may occur from the power module 330, the microcontroller 320, and / or the driver IC 340 embedded in the cooling plate 300. In a single-phase configuration, the fluid flowing through and / or around the fins 312 may increase in temperature but will generally remain in liquid form. The fluid flowing through and / or around the fins 312 may exit the inner recess 310 of the cooling plate 300 through the outlet 380.
[0044] 2, the sub-process of assembling the power module 330 is completed, whereby the power module 330 may be bonded to a recessed surface within the cavity 304 of the cooling plate 300. As defined herein, a recessed surface may be a surface within the top surface 302 of the cooling plate 300 and may have sufficient depth such that the power module 330 bonded to the recessed surface is flush with the top surface 302 of the cooling plate 300. In some embodiments, the power module 330 may include a power device 332, a conductor substrate 334, and an electrical insulation layer 336, as shown most clearly in FIG. 4. In some embodiments, the conductor substrate 334 may include a bulk copper component or any other suitable conductor, such as an S-cell.
[0045] The electrical insulation layer 336 can be a direct bonded copper (DBC) layer. It should be understood that in these embodiments, DBC layers are implemented for their excellent electrical insulation and good heat spreading properties. Therefore, other devices having similar or better electrical insulation and heat spreading properties than the DBC layers can also be implemented in place of the DBC layers contemplated herein.
[0046] Additionally, the power device 332 may include one or more semiconductor devices, such as, but not limited to, an insulated gate bipolar transistor (IGBT), a reverse conducting IGBT (RC-IGBT), a metal oxide semiconductor field effect transistor (MOSFET), a power MOSFET, a diode, a transistor, and / or combinations thereof. The power device 332 may be formed using microelectromechanical systems (MEMS) technology, which includes using microfabrication techniques to create miniaturized mechanical and / or electromechanical devices (e.g., sensors, actuators, electronics, etc.) and structures.
[0047] To form the power module 330, the power device 332, the conductive substrate 334, and the electrical insulation layer 336 can all be bonded together. In some embodiments, the conductive substrate 334 has an opening to receive the power device 332. In these embodiments, the power device 332 can be bonded into the opening in the conductive substrate 334 using silver sintering or other bonding techniques such as transient liquid phase (TLP) bonding. The conductive substrate 334 and the power device 332 can then be bonded to the electrical insulation layer 336 using a similar bonding technique. Note that in other embodiments, the conductive substrate 334 and the electrical insulation layer 336 can be bonded together before the power device 332 is bonded into the opening in the conductive substrate.
[0048] 2, block 230, the method fabricates the microcontroller 320 and the driver IC 340. The microcontroller 320 may be formed using conventional methods, such as very large scale integrated circuit (VLSI) fabrication, which may include combining multiple transistors into a single controller. The driver IC 340 may also be formed using conventional fabrication techniques, such as lithography, etching, deposition, etc.
[0049] Once the power module 330, microcontroller 320, and driver IC 340 are fabricated, the components may be bonded to the recessed surface of the cavity 304 of the cooling plate 300 such that each of the components is embedded within the top surface 302 of the cooling plate, as defined in block 240 of FIG. 2. In some embodiments, the power module 330 may be bonded to the recessed surface of the cavity 304 of the cooling plate 300 by bonding the electrically insulating layer 336 of the power module 330 within the cavity 304. In these embodiments, the power module 330 may be bonded to the cooling plate by sintering, soldering, TLP bonding, or a similar manner.
[0050] 3 and 4, in some embodiments, the microcontroller 320 and the driver IC 340 may have a flip-chip package structure. In these embodiments, the bottom side of the microcontroller 320 may include multiple signal paths, which may include multiple I / O connections, while the top side of the microcontroller 320 may include multiple thermal paths. Similarly, the bottom side of the driver IC 340 may include multiple signal paths, which may include multiple I / O connections, while the top side of the driver IC may include multiple thermal paths.
[0051] When the microcontroller 320 and the driver IC 340 are bonded to the recessed surface of the cavity 304 of the cooling plate 300, the components can be inverted so that the top surface of each component (e.g., the surface including the thermal paths) is in contact with the recessed surface of the cavity 304. In this configuration, the bottom surface of each component (e.g., the surface including the I / O connections) faces the top surface 302 of the cooling plate 300. In these embodiments, the bottom surfaces of the microcontroller 320 and the driver IC 340 can be flush with the top surface 302 of the cooling plate 300. When the microcontroller 320 and the driver IC are bonded to the cooling plate 300, the I / O connections on the bottom surfaces of both the microcontroller 320 and the driver IC 340 can be exposed. In this configuration, the I / O connections can be connected to the power module 330 and the 3D printed PCB by 3D printed vias.
[0052] The flip chip package structure described herein offers several advantages over conventional interconnect packages, such as conventional QFP or BGA packages. In particular, these conventional packages include thermal and signal paths on the same surface of the package. These packages may require electrical wiring to connect the signal paths to a circuit board. Furthermore, they may require additional cooling to effectively transfer heat from the thermal paths. The additional wiring may significantly increase the inductance of the package, thereby reducing the extent to which heat can be effectively dissipated from the package. These issues are mitigated by providing the microcontroller 320 and the driver IC 340 in a flip chip package, which includes separating the thermal and signal paths on separate surfaces, as described herein. By separating the paths on separate surfaces, the thermal paths of the microcontroller 320 and the driver IC 340 may be able to benefit from the heat transfer provided by the fluid flowing through the inner recess 310 of the cooling plate, which may reduce the need for additional cooling. At the same time, the signal paths of the microcontroller 320 and the driver IC 340 can be left exposed so that they can connect to the power module 330 and the 3D printed PCB through 3D printed vias, thereby eliminating the need for any additional electrical wiring.
[0053] The flip chip packaging of the microcontroller 320 and the driver IC 340 further helps to eliminate the need for solder ball arrays that are commonly used in conventional flip chip packages to create electrical connections between the control circuitry and / or power devices and the signal paths of the package. By 3D printing a PCB directly on the top surface 302 of the cooling plate 300, seamless electrical connections can be created between multiple I / O connections on both the microcontroller 320 and the driver IC 340. By replacing the conventional solder ball arrays with 3D printed vias, the flip chip packages described herein can further reduce the inductance of the package, which can improve heat transfer efficiency throughout the package.
[0054] After the microcontroller 320, the driver IC 340, and the power module 330 are embedded in the cooling plate 300, the method illustrated by FIG. 2 may include 3D printing a PCB 400 on and / or around the power module 330 embedded in the cooling plate 300, as illustrated in block 250 and FIG. 6. The PCB 400 may include a plurality of conductive portions and insulating portions 3D printed on and / or around the microcontroller 320, the driver IC 340, and the power module 330. The conductive portions may include a plurality of conductive paths configured to interconnect together the microcontroller 320, the driver IC 340, and the power module 330 of the cooling plate 300. Moreover, the conductive portions may further include a plurality of conductive pads that, in combination with the conductive paths, enable electrical connections from components mounted on the cooling plate 300 to the microcontroller 320, the driver IC 340, and the power module 330 embedded in the cooling plate 300.
[0055] It should be appreciated that because the PCB 400 is 3D printed, the conductive pads of the printed PCB 400 do not include any intervening insulating layers or vias formed using laser drilling or other machining and electroplating techniques. Thus, the PCB 400 can be formed directly on the cooling plate 300 and over and / or around the embedded microcontroller 320, driver ICs 340, and power modules 330. This effectively eliminates the additional processing steps of machining cavities in the laminated PCB to receive the power modules 330, and laser drilling and / or electroplating to form the conductive and / or thermally conductive vias.
[0056] Moreover, by printing the conductive portion with a 3D printer, the process of printing the conductive material can include printing directly onto the electrical connections of the microcontroller 320, the driver IC 340, and the power module 330, thereby forming seamless electrical connections from those components to the conductive paths formed in the printed PCB 400. Conventional methods of forming PCBs are limited to layer-by-layer processes associated with lamination, which place multiple relatively small vias between conductive layers in the PCB to provide at least one of an electrical and thermal conductive path. In contrast, the 3D printed PCB 400 can be formed with a single large conductive portion, which reduces the electrical and thermal resistance paths in the PCB 400 and enables the seamless electrical connections described herein.
[0057] 2 contemplates gluing the power module 330, microcontroller 320, and driver IC 340 into the cooling plate 300 (block 240) and then 3D printing the PCB 400 (block 250) over and / or around the power module 330, microcontroller 320, and driver IC 340, it should be understood that these steps may be completed in either order. For example, the PCB 400 may first be formed around a portion of at least one of the power module 330, microcontroller 320, and driver IC 340, after which those components are glued to the cooling plate 300.
[0058] After the PCB 400 is 3D printed on the cooling plate, the method of FIG. 2 may mount additional electrical components 500 to the PCB 400, as shown in block 260. In some embodiments, one or more passive and / or active electrical components 500 are mounted on the 3D printed PCB 400. The electrical components 500 may be mounted on the PCB 400 using a pick-and-place operation or may be manually soldered onto the PCB. The electrical components 500 may further provide logic control and / or switching functions between the power module 330, the microcontroller 320, and the driver IC 340 embedded within the cooling plate 300.
[0059] FIG. 7 shows a side view of a cooling plate 300 formed according to the methods described herein. The cooling plate 300 includes a power module 330, a microcontroller 320, and a driver IC 340 embedded in a top surface 302 of the cooling plate 300. In this embodiment, the microcontroller 320 and the driver IC 340 have a flip-chip package structure as described herein. The cooling plate 300 further includes a 3D printed PCB 400 printed on and / or around the microcontroller 320, the driver IC 340, and the power module 330. As can be seen in FIG. 7, the 3D printed vias serve to provide electrical connections between the microcontroller 320, the driver IC 340, and the power module 330, such that no additional interconnect components, such as conventional solder ball arrays, are required. An electrical component 500 is mounted to the 3D printed PCB 400, which further serves to provide electrical connections between the electrical component 500 and the microcontroller 320, the driver IC 340, and the power module 330.
[0060] As should be understood in view of the above, a device stack comprising a cooling plate is described herein. The cooling plate may include a top surface having a plurality of cavities for receiving electronic components. In some embodiments, the plurality of cavities may be configured to receive at least one of a power module, a microcontroller, and a driver IC. In these embodiments, the plurality of cavities may be of variable size and depth such that at least one of a power module, a microcontroller, and a driver IC may be embedded in the top surface of the cooling plate when those components are bonded in the plurality of cavities. The power module may have a conductor substrate, an electrical insulating layer, and a power device, each of which may be bonded together to form a power module prior to bonding the power module in the plurality of cavities in the top surface of the cooling plate. In some embodiments, the microcontroller and the driver IC may have a flip-chip package structure. In these embodiments, the bottom surface of the microcontroller and the driver IC may include a plurality of signal paths, which may have a plurality of I / O connections. The top surface of the microcontroller and the driver IC may include a plurality of thermal paths. The microcontroller and driver ICs can be bonded to the cooling plate such that the top surfaces of the microcontroller and driver ICs contact the cavities while the bottom surfaces of the microcontroller and driver ICs are flush with the top surface of the cooling plate. In some embodiments, the cooling plate can include multiple regions and can have multiple fins with different densities within the hollow interior recess adjacent each of the multiple regions. In these embodiments, the multiple regions including electrical components requiring less heat transfer can include multiple sparse fins and the regions including electrical components requiring more heat transfer can include multiple densely packed fins. The cooling plate can further include an inlet and an outlet, both of which can be fluidly connected to the hollow interior recess of the cooling plate.Fluid may flow into the inlet, through a number of fins disposed within the inner recess, and then exit the inner recess via the outlet after removing heat from the electrical components embedded in the cooling plate. A 3D printed PCB may be provided on the top surface of the cooling plate, on which additional electrical components may be mounted. The cooling plate may further have a hollow inner recess that may include a number of fins. A method of forming an integrated power electronics package is also contemplated. The method may fabricate a cooling plate having a number of cavities for receiving electronic components. The method may further separately fabricate a power module, which may include bonding together a conductor substrate, an electrical insulating layer, and a power device. Furthermore, the method may separately fabricate a microcontroller and a driver IC. Once these components are fabricated, the power module, the microcontroller, and the driver IC may be bonded within the number of cavities such that the components are embedded in the cooling plate. A 3D printed PCB may then be printed on the top surface of the cooling plate, over and / or around the power module, the microcontroller, and the driver IC. The method may conclude with mounting additional electrical components onto the 3D printed PCB.
