Description

[Technical field]

[0001] The present invention relates to a photosensitive resin composition, a dry film, a cured product, and an electronic component. [Background technology]

[0002] Conventionally, photosensitive resin compositions that can be developed with an alkaline aqueous solution have been used as materials for forming permanent coatings such as solder resists on printed wiring boards by exposure and development. In response to the increasing density of printed wiring boards accompanying the trend toward lighter, thinner, shorter, and smaller electronic devices, miniaturization and increased pin counts of semiconductor packages have been put into practical use and mass production has progressed, and recently, semiconductor packages such as BGA (ball grid array) and CSP (chip scale package) using package substrates have been adopted instead of semiconductor packages called QFP (quad flat package) and SOP (small outline package).

[0003] On the other hand, the miniaturization and high density of the package substrate at the connection portion between the IC chip and the package substrate are progressing, and the solder resist used in the package substrate is also required to have improved resolution. Also, since the connection portion is encapsulated with underfill to improve reliability (for example, Patent Document 1), the solder resist is required to have good properties such as adhesion to the underfill, wettability and spreadability of the underfill, and bleeding resistance.

[0004] Here, as the miniaturization of connections progresses, there is concern that insufficient underfilling will occur. However, if a highly fluid underfill is used to improve filling, there is a risk of the liquid components of the underfill seeping out from the connections, a phenomenon known as bleeding. Since bleeding can cause not only poor appearance but also poor electrical conductivity in the electrodes, improving bleeding resistance is important. Furthermore, high-performance IC chips are larger than ever before, and as a result, improving adhesion has also become more important. [Prior art documents] [Patent documents]

[0005] [Patent Document 1] JP 2002-284851 A Summary of the Invention [Problem to be solved by the invention]

[0006] As described above, solder resists for package substrates are required to have properties such as good resolution, high adhesion to underfill, good wettability and spreadability of underfill, and bleeding resistance. However, it is not easy to achieve both of these properties, and the amount of inorganic filler in the composition has a large effect. Reducing the amount of inorganic filler can reduce light scattering in the composition, thereby improving resolution. In addition, the resin component in the composition increases relatively, so that the wettability and adhesion of underfill tend to improve. On the other hand, reducing the amount of inorganic filler can cause a decrease in bleeding resistance.

[0007] Therefore, an object of the present invention is to provide a photosensitive resin composition which improves resolution, is less likely to cause underfill bleeding, has sufficient wetting and spreading of the underfill, and gives a cured product with excellent adhesion; a dry film having a resin layer obtained from the composition; a cured product of the composition or the resin layer of the dry film; and an electronic component having the cured product. [Means for solving the problem]

[0008] As a result of intensive research to solve the above problems, the present inventors have found that by setting the amount of inorganic filler to less than 35 mass% of the total solid content of the photosensitive resin composition and using a silane coupling agent having an imidazole skeleton, it is possible to improve the resolution, suppress the occurrence of bleeding, ensure sufficient wetting and spreading of the underfill, and improve adhesion, thereby completing the present invention. In addition, it has been found that by using it in combination with a specific epoxy resin, the bleeding resistance and adhesion are further improved.

[0009] That is, the photosensitive resin composition of the present invention is (A) a carboxyl group-containing resin, (B) an epoxy resin, (C) a photopolymerization initiator, (D) an inorganic filler, and (E) a silane coupling agent; The blending amount of the (D) inorganic filler is less than 35 mass% of the total solid content, The (E) silane coupling agent is characterized by having an imidazole skeleton.

[0010] In the photosensitive resin composition of the present invention, the epoxy resin (B) is preferably a crystalline epoxy resin having a melting point of 60 to 120°C.

[0011] In the photosensitive resin composition of the present invention, the blending amount of the (E) silane coupling agent is preferably 0.1 to 20 mass % based on the total solid content.

[0012] In the photosensitive resin composition of the present invention, the (E) silane coupling agent preferably has no secondary hydroxyl group.

[0013] In the photosensitive resin composition of the present invention, the (E) silane coupling agent preferably has a structure represented by the following formula (1). TIFF0007652608000001.tif33153 (in the formula, R 1 represents a hydrogen atom or an alkyl group having 1 to 20 carbon atoms, R 2 represents a hydrogen atom, a vinyl group, or an alkyl group having 1 to 5 carbon atoms; R 3 represents an alkyl group having 1 to 3 carbon atoms, and R 4 represents an alkyl group having 1 to 3 carbon atoms, and n represents an integer of 1 to 3.

[0014] The dry film of the present invention is characterized by having a resin layer obtained by applying the above-mentioned photosensitive resin composition to a film and drying it.

[0015] The cured product of the present invention is characterized by being obtained by curing the photosensitive resin composition or the resin layer of the dry film.

[0016] The electronic part of the present invention is characterized by having the above-mentioned cured product. Effect of the Invention

[0017] According to the present invention, it is possible to provide a photosensitive resin composition which improves resolution, is less likely to cause underfill bleeding, has sufficient wet-spreading of the underfill, and gives a cured product with excellent adhesion; a dry film having a resin layer obtained from the composition; a cured product of the composition or the resin layer of the dry film; and an electronic component having the cured product. DETAILED DESCRIPTION OF THE PREFERRED EMBODIMENTS

[0018] The photosensitive resin composition of the present invention includes (A) a carboxyl group-containing resin, (B) an epoxy resin, (C) a photopolymerization initiator, (D) an inorganic filler, and (E) a silane coupling agent, and is characterized in that the blending amount of the inorganic filler (D) is less than 35 mass% of the total solid content, and the silane coupling agent (E) has an imidazole skeleton. When the inorganic filler is less than 35 mass%, the wettability of the underfill and the solder resist is improved, thereby improving adhesion. On the other hand, it is thought that bleeding is more likely to occur due to the improved wettability, but by adding imidazole silane, the polarity of the resin component can be controlled and bleeding can be suppressed. In addition, by focusing on a crystalline epoxy resin that is solid at a temperature below its melting point due to the regular arrangement of polymer chains, but has a low viscosity comparable to that of a liquid resin when melted, the bleeding resistance and adhesion can be further improved by using an epoxy resin with a melting point of 60°C to 120°C and high crystallinity.

[0019] Each component of the photosensitive resin composition of the present invention will be described below.

[0020] [(A) Carboxyl group-containing resin] As the (A) carboxyl group-containing resin, various conventionally known carboxyl group-containing resins having a carboxyl group in the molecule can be used. If the weight average molecular weight is 1,000 or more, the development resistance of the coating film in the exposed area is improved, and the resolution is excellent. On the other hand, if the weight average molecular weight is 150,000 or less, the solubility of the unexposed area is good, the resolution is excellent, and the storage stability may also be improved. The weight average molecular weight can be measured by gel permeation chromatography.

[0038] The amount of the (A) carboxyl group-containing resin is 10 to 70% by mass based on the total solid content of the photosensitive resin composition. By making it 10% by mass or more, the coating strength can be improved. On the other hand, by making it 70% by mass or less, the viscosity becomes appropriate and the processability is improved.

[0071] The photosensitive resin composition of the present invention may be used in the form of a dry film or in the form of a liquid. When used in the form of a liquid, it may be a one-component type or a two-component or more type.

[0072] Next, the dry film of the present invention has a resin layer obtained by applying and drying the photosensitive resin composition of the present invention on a carrier film. When forming a dry film, first, the photosensitive resin composition of the present invention is diluted with the above organic solvent to adjust the viscosity to an appropriate level, and then coated on the carrier film to a uniform thickness using a comma coater, blade coater, lip coater, rod coater, squeeze coater, reverse coater, transfer roll coater, gravure coater, spray coater, or the like. Thereafter, the applied composition is usually dried at a temperature of 40 to 130° C. for 1 to 30 minutes to form a resin layer. There is no particular restriction on the coating thickness, but it is generally appropriately selected within the range of 3 to 150 μm, preferably 5 to 60 μm, in terms of the film thickness after drying.

[0073] As the carrier film, a plastic film is used, and for example, a polyester film such as polyethylene terephthalate (PET), a polyimide film, a polyamideimide film, a polypropylene film, a polystyrene film, etc. can be used. There is no particular restriction on the thickness of the carrier film, but it is generally appropriately selected in the range of 10 to 150 μm. It is more preferably in the range of 15 to 130 μm.

[0074] After forming a resin layer made of the photosensitive resin composition of the present invention on the carrier film, it is preferable to further laminate a peelable cover film on the surface of the resin layer for the purpose of preventing dust from adhering to the surface of the resin layer. For example, a polyethylene film, a polytetrafluoroethylene film, a polypropylene film, a surface-treated paper, etc. can be used as the peelable cover film. The cover film may be any film that has a smaller adhesive force than that between the resin layer and the carrier film when the cover film is peeled off.

[0075] In the present invention, the photosensitive resin composition of the present invention may be applied to the cover film and dried to form a resin layer, and a carrier film may be laminated on the surface of the resin layer. That is, in the present invention, either a carrier film or a cover film may be used as the film to which the photosensitive resin composition of the present invention is applied when producing a dry film.

[0076] The electronic component of the present invention has a cured product obtained from the resin layer of the photosensitive resin composition or dry film of the present invention. As an example of a method for producing an electronic component of the present invention, a method for producing a printed wiring board is, for example, to adjust the viscosity of the photosensitive resin composition of the present invention to a suitable viscosity for the coating method using the organic solvent, and apply the composition to a substrate by a method such as dip coating, flow coating, roll coating, bar coating, screen printing, or curtain coating, and then evaporate and dry (temporarily dry) the organic solvent contained in the composition at a temperature of 60 to 100 ° C. to form a tack-free resin layer. In addition, in the case of a dry film, the resin layer is attached to the substrate by a laminator or the like so that the resin layer contacts the substrate, and then the carrier film is peeled off to form a resin layer on the substrate.

[0077] The above-mentioned substrates include printed wiring boards and flexible printed wiring boards on which circuits have been formed in advance using copper or the like, as well as materials such as paper phenol, paper epoxy, glass cloth epoxy, glass polyimide, glass cloth / non-woven epoxy, glass cloth / paper epoxy, synthetic fiber epoxy, copper-clad laminates for high-frequency circuits made from fluororesin, polyethylene, polyphenylene ether, polyphenylene oxide, cyanate, etc., including copper-clad laminates of all grades (FR-4, etc.), as well as metal substrates, polyimide films, PET films, polyethylene naphthalate (PEN) films, glass substrates, ceramic substrates, wafer plates, etc.

[0078] The volatilization drying carried out after coating of the photosensitive resin composition of the present invention can be carried out using a hot air circulation drying oven, an IR oven, a hot plate, a convection oven, or the like (a method in which hot air in a dryer equipped with a heat source of an air heating method using steam is brought into countercurrent contact with the substrate, or a method in which hot air is blown onto the substrate from a nozzle).

[0079] After forming a resin layer on a printed wiring board, the resin layer is selectively exposed to active energy rays through a photomask with a predetermined pattern formed thereon, and the unexposed areas are developed with a dilute alkaline aqueous solution (e.g., 0.3 to 3 mass% aqueous sodium carbonate solution) to form a pattern of a cured product. The cured product is then irradiated with active energy rays and then heat-cured (e.g., 100 to 220°C), or is irradiated with active energy rays after heat-curing, or is heat-cured only to form a final finish curing (main curing) to form a cured film with excellent properties such as adhesion and hardness. When the photosensitive resin composition of the present invention contains a photobase generator, it is preferable to heat the composition after exposure and before development. The heating conditions after exposure and before development are preferably, for example, heating at 60 to 150° C. for 1 to 60 minutes.

[0080] The exposure machine used for the above-mentioned active energy ray irradiation may be a machine equipped with a high pressure mercury lamp, an ultra-high pressure mercury lamp, a metal halide lamp, a mercury short arc lamp, or the like, and capable of irradiating ultraviolet rays in the range of 350 to 450 nm. Furthermore, a direct imaging machine (for example, a laser direct imaging machine that directly draws an image with a laser based on CAD data from a computer) may also be used. The lamp light source or laser light source of the direct imaging machine may have a maximum wavelength in the range of 350 to 450 nm. The exposure dose for forming an image varies depending on the film thickness, etc., but is generally 10 to 1000 mJ / cm. 2 , preferably 20 to 800 mJ / cm 2 The range may be:

[0081] The developing method can be a dipping method, a shower method, a spray method, a brush method, or the like, and the developing solution can be an aqueous alkali solution of potassium hydroxide, sodium hydroxide, sodium carbonate, potassium carbonate, sodium phosphate, sodium silicate, ammonia, amines, or the like.

[0082] The photosensitive resin composition of the present invention is preferably used to form a cured film on an electronic component, particularly a cured film on a printed wiring board, more preferably used to form a permanent coating, and even more preferably used to form a solder resist. Furthermore, according to the photosensitive resin composition of the present invention, even when a highly fluid underfill is used, bleeding of the underfill is unlikely to occur, and a cured product having excellent adhesion to the underfill can be obtained, so that the composition can be preferably used to form, for example, a permanent coating (particularly a solder resist) for a package substrate, particularly FC-BGA. The water produced by the reaction was distilled as an azeotrope with toluene, and 12.6 parts of water were distilled. After that, the mixture was cooled to room temperature, and the obtained reaction solution was neutralized with 35.35 parts of 15% aqueous sodium hydroxide solution, and then washed with water.
