Description

AEROSOL DEPOSITION APPARATUSFIELD

[0001] The present disclosure relates to a surface treatment apparatus, more particularly to an aerosol deposition apparatus.BACKGROUND

[0002] Currently, when a liquid chemical reagent is used to carry out surface treatment, such as coating, deposition or modification, on a surface of an article, in order to ensure that the surface of the article has a good surface treatment effect, most of the current methods are carried out by immersing the article in the liquid chemical reagent such that the liquid chemical reagent completely covers the surface of the article. However, the immersion method uses a lot of liquid chemicals, and generates excessive remaining liquid chemical reagents, resulting in waste of cost. In addition, when the surface treatment is carried out by immersion, it is mostly carried out in an atmosphere and a normal pressure environment. Thus, the surface of the article is prone to generate bubbles, or dust from the environment may fall onto the surface of the article, resulting in incomplete surface treatment of the article and affecting the yield of subsequent product.

[0003] [Corrected under Rule 26, 09.08.2023]In view of the above-mentioned problems derived from surface treatment by immersion, China Taiwan Patent Publication No. 200820325A discloses an apparatus for treating a surface of an article with an aerosol. Referring to FIG. 1, the apparatus allows a carrier gas to flow into a storage tank 91 containing a liquid chemical reagent and convert the liquid chemical reagent into an aerosol. The aerosol is then guided into a delivery tube 92 by the carrier gas, and is pushed to flow along the delivery tube 92 to a treatment chamber 93 having a vacuum environment to thereby perform a surface treatment on an article placed in the treatment chamber 93. Performing surface treatment on a surface of the article using the aerosol can help reduce the amount of the liquid chemical reagent used, and performing surface treatment under a vacuum environment can also avoid the problem of generation of bubbles or falling of dust on the surface of the article.

[0004] However, since the length of the delivery tube 92 used in the existing apparatus for delivering the aerosol is relatively long, and when the space for construction of the apparatus is limited, the delivery tube 92 must be bent due to the limited space. Thus, it is possible that the aerosol may adhere to an inner tube wall of the delivery tube 92 during pushing of the aerosol to the treatment chamber, thereby causing waste of the liquid chemical reagents. In addition, since the storage tank 91 must contain the liquid chemical reagent of sufficient height in order for the carrier gas to convert the liquid chemical reagent into the aerosol, it is likely that not all of the liquid chemical reagents are converted into the aerosol in the storage tank 91, so that a certain amount of redundancy is generated.SUMMARY

[0024] Before the disclosure is described in greater detail, it should be noted that where considered appropriate, reference numerals or terminal portions of reference numerals have been repeated among the figures to indicate corresponding or analogous elements, which may optionally have similar characteristics.

[0025] Referring to FIG. 2, an aerosol deposition apparatus according to the first embodiment of the present disclosure is adapted to perform surface treatment, such as coating, deposition or modification, on a surface of an object to be processed (not shown) . The object to be processed can be, for example, but not limited to, a semiconductor substrate or a biological chip. The aerosol deposition apparatus of this embodiment comprises a chamber 1, a vacuum pump 2, a plasma device 3 and a spray device 4.

[0026] The chamber 1 defines a processing space 10, and is configured to cooperate with the vacuum pump 2 to provide a vacuum environment for surface treatment of the object to be processed. In some embodiments of the present disclosure, the vacuum environment has a pressure range of 1×10-3 torr to 1×101 torr. The chamber 1 includes a holder 11 disposed in the processing space 10 and having a holding surface 111 for holding the object to be processed. It should be noted that the number of the holder 11 is not limited to one, and may be two or more, and may be adjusted according to actual requirements. Referring to FIG. 3, in some embodiments of the present disclosure, the chamber 1 includes three holders 11 disposed in the processing space 10 and spaced apart from each other.

[0027] The vacuum pump 2 is connected to a top side of the chamber 1, and is used to control the processing space 10 in a vacuum environment of, for example, 1×10-3 torr to 1×101 torr, thereby avoiding generation of bubbles or dust.

[0028] The plasma device 3 is connected to the chamber 1, and is configured to generate plasma in the processing space 10. In this embodiment, the plasma device 3 includes two electrodes 31 disposed on two opposite sides of the chamber 1, a plasma power source 32 electrically connected to the electrodes 31 for controlling operation of the same, and a gas delivery tube 33 in fluid communication with the processing space 10 and used to deliver gas for generating the plasma. The gas used to generate the plasma may be, for example, but not limited to, oxygen, nitrogen, hydrogen, etc.

[0029] After the plasma device 3 converts the gas into the plasma through the electrodes 31, the plasma can then activate the surface of the object to be processed placed on the holder 11 to facilitate subsequent surface treatment. In addition, the plasma can also be used to selectively clean the surface of the object to be processed, thereby further enhancing the effect of the surface treatment.

[0030] The spray device 4 is disposed below and connected to the chamber 1, and is configured to generate and deliver an aerosol to the processing space 10. The spray device 4 includes an injection unit 41, a cover body 42, an atomization unit 43, and a valve unit 44 sequentially arranged from bottom to top.

[0031] The injection unit 41 is configured to provide a liquid component for forming the aerosol. In this embodiment, the injection unit 41 includes a syringe 411 for containing the liquid component, and a push pump (not shown) for cooperating with the syringe 411 to push the liquid component. The liquid component can be selected from one or more chemical reagents based on the needs of surface treatment. Referring to FIG. 4, in some embodiments of the present disclosure, when the liquid component includes various chemical reagents, an isolation bubble (cavity) may be added to separate the chemical reagents. That is, the chemical reagents are separated in the syringe 411 by the isolation bubble (cavity) without contacting each other, so that different kinds of chemical reagents can be continuously injected without changing the chemical reagents. The isolation bubble (cavity) is, for example, but not limited to, air, nitrogen, argon, and the like.

[0032] The cover body 42 is connected to the atomization unit 43 at a side which is opposite to the valve unit 44, and is used to prevent air and moisture from the outside from entering the processing space 10, thereby maintaining a vacuum environment of the processing space 10 and preventing dust from entering the processing space 10 and from affecting the performance of surface treatment. In addition, the cover body 42 is further configured to allow a needle of the syringe 411 to pass therethrough so that the liquid component ejected from the syringe 411 can be received by the atomization unit 43.

[0033] The atomization unit 43 receives and converts the liquid component ejected from the syringe 411 into the aerosol. In this embodiment, the atomization unit 43 includes an atomizer 431 connected between the valve unit 44 and the cover body 42, and an atomization power source 432 electrically connected to the atomizer 431 for controlling the operation thereof. Furthermore, in this embodiment, the atomizer 431 is a microporous atomizing sheet having a plurality of atomization holes 430 arranged in an array, and the syringe 411 is disposed on a side of the cover body 42 which is opposite to the atomizer 431.

[0034] Moreover, in this embodiment, the atomizer 431 receives the liquid component ejected from the syringe 411 through a surface thereof that is in contact with the cover body 42, and then converts the liquid component into the aerosol using ultrasonic vibration. The atomization unit 43 further includes an absorbing member 433 received in a receiving groove 421 of the cover body 42 and located between the atomizer 431 and the cover body 42 for covering the atomization holes 430 and for absorbing the liquid component ejected from the syringe 411. The provision of the absorbing member 433 facilitates dispersion of the liquid component on the surface of the atomizer 431 that is in contact with the cover body 42, thereby further facilitating generation of the aerosol. The absorbing member 433 is, for example, polyvinyl alcohol (PVA) or melamine of porous material, but not limited thereto.

[0035] The valve unit 44 is disposed between the atomization unit 43 and the chamber 1, is connected to the chamber 1, and is configured to control entry of the aerosol into the processing space 10. The valve unit 44 defines a straight passage 40 for passage of the aerosol therethrough and communicating with the processing space 10, and has a contact surface 441 contacting the chamber 1.

[0036] In this embodiment, the valve unit 44 includes a vacuum valve 442 connected to the atomizer 431, and a connecting member 443 interconnecting the vacuum valve 442 and the chamber 1. The vacuum valve 442 can be opened or closed to allow or block entry of the aerosol into or from the processing space 10 through the straight passage 40, and defines a first aperture portion 401 for passage of the aerosol therethrough. The connecting member 443 is used to tightly connect the spray device 4 to the chamber 1 so as to prevent the problem of air leakage, and defines a second aperture portion 402 for passage of the aerosol therethrough. The first and second aperture portions 401, 402 cooperatively form the straight passage 40. The connecting member 443 may be, for example, but not limited to, a latch, a magnetic fastener, a screw and nut set including a plurality of screws and a plurality of nuts, etc. As long as the spray device 4 can be tightly connected to the chamber 1 without air leakage, any suitable components can be employed. It should be noted that, in order to prevent the aerosol from being attached to a peripheral wall of the straight passage 40 due to diffusion during passage therethrough which can result in less amount of the aerosol entering the processing space 10 and waste of the liquid component, in this embodiment, a value range of a quotient of dividing the length (t) of the straight passage 40 by a minimum equivalent diameter (d) thereof is controlled to be greater than 0.125 and less than 15. If the value of the quotient of dividing the length (t) of the straight passage 40 by the minimum equivalent diameter (d) thereof is more than 15, a large amount of the aerosol will be attached to the peripheral wall of the straight passage 40 before entering the processing space 10, thereby resulting in poor surface treatment effect.

[0037] In some embodiments of the present disclosure, the equivalent diameter of the straight passage 40 may be uniform or non-uniform depending on the actual appearance of the vacuum valve 442 and the connecting member 443. With reference to FIG. 2, the equivalent diameter of the first aperture portion 401 is equal to the equivalent diameter of the second aperture portion 402, so the equivalent diameter of the straight passage 40 is uniform. Referring to FIG. 5, the equivalent diameter of the first aperture portion 401 is smaller than the equivalent diameter of the second aperture portion 402, so the equivalent diameter of the straight passage 40 is non-uniform. Referring to FIG. 6, the equivalent diameter of the first aperture portion 401 is greater than the equivalent diameter of the second aperture portion 402, so the equivalent diameter of the straight passage 40 is also non-uniform.

[0038] It should be further noted that, referring again to FIG. 2, in the first embodiment, the holding surface 111 of the holder 11 is disposed to face the contact surface 441 of the valve unit 44, so that the object to be processed disposed on the holding surface 111 can be in contact with the aerosol for surface treatment. In order to allow the aerosol to uniformly disperse and contact the object to be processed placed on the holding surface 111 after entering the processing space 10, a value range of a quotient of dividing a width (W) of the holding surface 111 measured in a direction perpendicular to a normal direction (X) of the holding surface 111 by a distance (H) between the holding surface 111 and the contact surface 441 of the valve unit 44 is controlled to be greater than 0.05 and less than 3. If the value of the quotient of dividing the width (W) of the holding surface 111 by the distance (H) between the holding surface 111 and the contact surface 441 is less than 0.05, the aerosol will be attached to an inner surface of the chamber 1 due to lateral diffusion before contacting the object to be processed, so that the aerosol cannot effectively contact the object to be processed. If the value of the quotient of dividing the width (W) of the holding surface 111 by the distance (H) between the holding surface 111 and the contact surface 441 is greater than 3, the holding surface 111 will be too close to the contact surface 441, so that the aerosol contacts the object to be processed without being uniformly dispersed after entering the processing space 10, resulting in uneven distribution of the aerosol on the surface of the object to be processed.

[0039] Further, with reference to FIG. 2, to allow the aerosol to contact uniformly the object to be processed placed on the holding surface 111, an included angle (α) between the normal direction (X) of the holding surface 111 and the contact surface 441 is controlled to range from 45 to 135 degrees. With reference to FIG. 3, when the chamber 1 includes a plurality of the holders 11, an included angle (α1, α2, α3) between a normal direction (X) of the holding surface 111 of each holder 11 and the contact surface 441 is controlled to range from 45 to 135 degrees, so that the aerosol can be uniformly distributed and attached to the objects to be processed respectively placed on the holding surfaces 111 of the holders 11, thereby satisfying the purpose of mass production.

[0040] In the first embodiment, through the design of the chamber 1 and the spray device 4, especially, the value range of the quotient of dividing the width (W) of the holding surface 111 by the distance (H) between the holding surface 111 and the contact surface 441 being controlled to be greater than 0.05 and less than 3, and the value range of the quotient of dividing the length (t) of the straight passage 40 by the minimum equivalent diameter (d) thereof being controlled to be greater than 0.125 and less than 15, the aerosol deposition apparatus of this disclosure can effectively shorten the distance for the aerosol to enter the processing space 10 and reduce the chance of the aerosol being adhered to the inner side of the valve unit 44 (i.e., on the peripheral wall of the valve unit 44) during delivery, thereby effectively solving the problem that the chemical reagents in an aerosol state cannot be completely sent into the processing space 10 and is wasted. On the other hand, compared to the existing technology which uses the carrier gas to convert a liquid chemical reagent into an aerosol, the first embodiment uses the injection unit 41 to provide the liquid component and to cooperate with the atomization unit 43 for generating the aerosol, so that the liquid component contained in the syringe 411 can be effectively converted into the aerosol without almost any unused liquid component. Furthermore, since the aerosol deposition apparatus of this disclosure performs surface treatment by maintaining the processing space 10 in a vacuum environment, and with the presence of the cover body 42 to block outside air and moisture from entering the processing space 10, the aerosol deposition apparatus of this disclosure can effectively prevent bubbles or dust from appearing on the surface of the object to be processed and from affecting the performance of surface treatment, thereby enhancing the yield of the subsequent product.

[0041] Referring to FIG. 7, the second embodiment of the aerosol deposition apparatus of this disclosure is substantially identical to the first embodiment, and differs from the first embodiment in that, in the second embodiment, the spray device 4 is not provided with the cover body 42. That is, the spray device 4 of the second embodiment only includes the atomization unit 43, the injection unit 41, and the valve unit 44 that are sequentially arranged from bottom to top. Moreover, the valve unit 44 further includes a sealing member 444 connected between the vacuum valve 442 and the atomizer 431, and the atomizer 431 of the atomization unit 43 is a non-porous ceramic atomizing sheet having no atomization holes.

[0042] The sealing member 444 is used for blocking outside air from entering the processing space 10 to maintain the vacuum environment thereof, and is further configured to allow the needle of the syringe 411 to pass therethrough. The atomizer 431 receives the liquid component ejected from the syringe 411 through a surface thereof that is in contact with the sealing member 444, and then converts the liquid component into an aerosol by ultrasonic vibration.

[0043] Referring to FIG. 8, the third embodiment of the aerosol deposition apparatus of the present disclosure is substantially identical to the first embodiment, and differs from the first embodiment in that the aerosol deposition apparatus of the third embodiment comprises a plurality of the spray devices 4.

[0044] The spray devices 4 are connected to the chamber 1 in a spaced apart manner. Each spray device 4 is configured to generate and deliver an aerosol to the processing space 10. Similarly, each spray device 4 includes the injection unit 41, the cover body 42, the atomization unit 43 and the valve unit 44 that are sequentially arranged from bottom to top, and the atomizer 431 of the atomization unit 43 is a microporous atomizing sheet. In each spray device 4, the relative position, function and action relationship among the injection unit 41, the cover body 42, the atomization unit 43 and the valve unit 44 are similar to those described in the first embodiment, so that a detailed description thereof will be omitted herein. It should be noted herein that, in the third embodiment, the injection unit 41 of each spray device 4 independently provides the liquid component to the atomization unit 43 thereof, so that the atomization unit 43 of each spray device 43 independently generates aerosol. Thus, the injection units 41 of the spray devices 4 can synchronously provide the liquid components for simultaneous generation of the aerosols. The injection units 41 of the spray devices 4 may not synchronously provide the liquid components according to the actual need.

[0045] In addition, in a variation of the third embodiment, when the atomizer 431 of the atomization unit 43 of each spray device 4 is a non-porous ceramic atomizing sheet, each spray device 4 is similar to the spray device 4 described in the second embodiment. That is, each spray device 4 only includes the atomization unit 43, the injection unit 41, and the valve unit 44 sequentially arranged from bottom to top, and is not provided with the cover body 42.

[0046] In the third embodiment, the holding surface 111 of the holder 11 of the chamber 1 faces the contact surfaces 441 of the valve units 44 of the spray devices 4, and a value range of a quotient of dividing the width (W) of the holding surface 111 by a distance (H) between the holding surface 111 and the contact surface 441 of the valve unit 44 of any one of the spray devices 4 is greater than 0.05 and less than 3. Further, an included angle between the normal direction (X) of the holding surface 111 and the contact surface 441 of the valve unit 44 of the any one of the spray devices 4 ranges from 45 to 135 degrees. In the valve unit 44 of each spray device 4, a value range of a quotient of dividing the length (t) of the straight passage 40 by the minimum equivalent diameter (d) thereof is greater than 0.125 and less than 15.

[0047] Referring to FIG. 9, the fourth embodiment of the aerosol deposition apparatus of this disclosure is substantially identical to the first embodiment, and differs from the first embodiment in that, in the fourth embodiment, the spray device 4 includes a plurality of the cover bodies 42, a plurality of the atomization units 43 and a plurality of the valve units 44, and the injection unit 41 is spaced apart from the cover bodies 42, the atomization units 43, and the valve units 44. The cover bodies 42, the atomization units 43 and the valve units 44 correspond to each other in number, and cooperatively form a plurality of spray groups spaced apart from each other. That is, each spray group includes a cover body 42, an atomization unit 43 and a valve unit 44 sequentially arranged from bottom to top. In each spray group, the relative position, function and action relationship among the cover body 42, the atomization unit 43, and the valve unit 44 are similar to those described in the first embodiment, so that a detailed description thereof will be omitted herein.

[0048] The injection unit 41 is connected to the spray groups in a spaced apart manner, and is configured to provide the liquid component such that the atomization units 43 of the spray groups can synchronously receive the liquid component and synchronously convert the liquid component into aerosols.

[0049] It should be noted that, in a variation of the fourth embodiment, the spray device 4 is not provided with the cover bodies 42. That is, the spray device 4 only includes the injection unit 41, the plurality of the atomization units 43 and the plurality of the valve units 44. The atomization units 43 and the valve units 44 correspond to each other in number, and cooperatively form a plurality of spray groups spaced apart from each other. Each spray group includes an atomization unit 43 and a valve unit 44 sequentially arranged from bottom to top. Further, the atomizer 431 of each atomization unit 43 is a non-porous ceramic atomizing sheet. The injection unit 41 provides the liquid component and delivers the same to the atomizer 431 of each atomization unit 43 through a multiple-pipe distributor or a fluidic selector. The liquid component is received by the surface of the atomizer 431 that is in contact with the respective valve unit 44.

[0050] In the fourth embodiment, the holding surface 111 of the holder 11 of the chamber 1 faces the contact surfaces 441 of the valve units 44 of the spray groups. A value range of a quotient of dividing the width (W) of the holding surface 111 by a distance (H) between the holding surface 111 and the contact surface 441 of any one of the valve units 44 is greater than 0.05 and less than 3. An included angle between the normal direction (X) of the holding surface 111 and the contact surface 441 of the any one of the valve units 44 ranges from 45 to 135 degrees. In each valve unit 44. A value range of a quotient of dividing the length (t) of the straight passage 40 by the minimum equivalent diameter (d) thereof is greater than 0.125 and less than 15.

[0051] The present disclosure will be further described with respect to an experimental example provided below, but it should be understood that the described experimental example is for illustrative purposes only, and should not be construed as limitations of the implementation of this disclosure.

[0052] [Experimental Example]

[0053] A 4-inch glass wafer substrate is surface treated using the aerosol deposition apparatus of the first embodiment. The glass wafer substrate was placed on the holding surface 111 of the holder 11, after which the vacuum pump 2 was activated to control the pressure of the processing space 10 in a range of 10×10-3 torr to 10×101 torr. Next, oxygen was introduced into the processing space 10, and the plasma power source 32 was turned on to form the oxygen into oxygen plasma through the electrodes 31 for activating a surface of the glass wafer substrate, so that an activated glass wafer substrate can be obtained. A quotient of dividing the width (W) of the holding surface 111 by the distance (H) between the holding surface 111 and the contact surface 441 of the valve unit 44 was 1.5, and an included angle (α) between the normal direction (X) of the holding surface 111 and the contact surface 441 was 90 degrees.

[0054] The syringe 411 was filled with 0.5 ml of poly-L-lysine aqueous solution, and the poly-L-lysine aqueous solution was injected into the cover body 42 for contact with the atomizer 431. The atomization power source 432 was then turned on to convert the poly-L-lysine aqueous solution into an aerosol by the atomizer 431. Simultaneously, the vacuum valve 442 was opened to allow the aerosol to enter the processing space 10 through the straight passage 40 and deposit on a surface of the activated glass wafer substrate to thereby obtain a surface-treated glass wafer substrate. The quotient of dividing the length (t) of the straight passage 40 by the minimum equivalent diameter (d) thereof was 3.7.

[0055] Two cell solutions containing cancer cells stained with 5-chloromethylfluorescein diacetate (CMFDA) were respectively placed on a surface of the surface-treated glass wafer substrate and a surface of a non-surface-treated glass wafer substrate. After 5 minutes, the surface of the surface-treated glass wafer substrate and the surface of the non-surface-treated glass wafer substrate were respectively washed with phosphate buffered saline. Thereafter, a water contact angle of each of the surface of the surface-treated glass wafer substrate and the surface of the non-surface-treated glass wafer substrate was measured using a contact angle meter (Manufacturer: First Ten  Model: FTA-1000) , and the distribution of cancer cells on the surface of the surface-treated glass wafer substrate and the surface of the non-surface-treated glass wafer substrate were observed using a fluorescence microscope (Manufacturer: OLYMPUS; Model: IX71) . The surface of the surface-treated glass wafer substrate has a water contact angle of 30 degrees, while the surface of the non-surface-treated glass wafer substrate has a water contact angle of 77.5 degrees. The observation results of the fluorescence microscope for the distribution of the cancer cells on the surface of the surface-treated glass wafer substrate and the surface of the non-surface-treated glass wafer substrate are respectively shown in FIGS. 10 and 11.

[0056] As compared to the surface of the non-surface-treated glass wafer substrate shown in FIG. 11, a large amount of fluorescence signals can be observed on the surface of the surface-treated glass wafer substrate shown in FIG. 10. This means that, because the poly-L-lysine is successfully deposited on the surface of the glass wafer substrate, more cancer cells can be attached to the surface of the surface-treated glass wafer substrate.

[0057] In summary, through the mutual coordination of the chamber 1 and the spray device 4 of the aerosol deposition apparatus of the present disclosure, especially the value range of the quotient of dividing the width (W) of the holding surface 111 by the distance (H) between the holding surface 111 and the contact surface 441 of the valve unit 44 being controlled to be greater than 0.05 and less than 3, and the value range of the quotient of dividing the length (t) of the straight passage 40 by the minimum equivalent diameter (d) thereof being controlled to be greater than 0.125 and less than 15, the distance of entry of the aerosol into the processing space 10 can be shortened. At the same time, the chance of the aerosol being adhered to the inner side of the valve unit 44 (equivalent to the delivery tube 92 of the prior art) can also be reduced. Thus, the aerosol deposition apparatus of this disclosure can effectively solve the problem of waste of chemical reagents caused by adherence of the aerosol to the inner side of the valve unit 44. In addition, through the design of the injection unit 41 coordinating with the atomization unit 43 for generating the aerosol, the aerosol deposition apparatus of this disclosure can further effectively convert the liquid component into the aerosol without almost any unused liquid component, thereby avoiding the problem of redundancy generation. Moreover, through the configuration of the chamber 1 and the spray device 4, the aerosol deposition apparatus of this disclosure can effectively prevent bubbles or dusts from appearing on the surface of the object to be processed, thereby improving the yield of subsequent product. Therefore, the object of this disclosure can indeed be achieved.

[0058] It is worth mentioning that, compared with the surface treatment of the 4-inch glass wafer substrate in the Experimental Example using the traditional immersing method which usually requires 50 ml of poly-L-lysine aqueous solution to completely cover the surface of the glass wafer substrate, the aerosol deposition apparatus of the present disclosure only needs to use 0.5 ml of poly-L-lysine aqueous solution to complete the surface treatment, which is equivalent to saving 100 times the consumption of the poly-L-lysine aqueous solution, so that the aerosol deposition apparatus of the present disclosure has the advantage of cost saving.
