EPITAXIAL STRUCTURE AND METHOD FOR MANUFACTURING THEREOFTECHNICAL FIELD

[0001] The present disclosure generally relates to micro LED manufacturing technology, and more particularly, to an epitaxial structure and a method for manufacturing the epitaxial structure.BACKGROUND

[0002] Inorganic micro pixel light emitting diodes, also referred to as micro light emitting diodes, micro LEDs, or μ-LEDs, become more important since they are used in various applications including self-emissive micro-displays, visible light communications, and optogenetics. The micro LEDs have higher output performance than conventional LEDs because of better strain relaxation, improved light extraction efficiency, and uniform current spreading. Compared with conventional LEDs, the micro LEDs also exhibit several advantages, such as improved thermal effects, faster response rate, larger working temperature range, higher resolution, wider color gamut, higher contrast, lower power consumption, and operability at higher current density.

[0003] A conventional micro LED includes a multiple quantum well (MQW) layer which is grown on an N-type doped layer. The efficiency of electron-hole recombination in the MQW light-emitting region is a factor influencing LED brightness, and a polarization effect in the quantum wells can cause spatial separation of an electron-hole wave function, lowering an electron-hole recombination probability and correspondingly reducing micro LED brightness. Therefore, developing a new micro LED structure that mitigates the polarization effect in quantum wells is needed.SUMMARY OF THE DISCLOSURE

[0004] Embodiments of the present disclosure provide an epitaxial structure. The epitaxial structure includes a substrate; a buffer layer formed on the substrate; a non-doped layer formed on the buffer layer; an N-type doped layer formed on the non-doped layer; a stress transition layer formed on the N-type doped layer and configured to release stress from the N-type doped layer; a multiple quantum well (MQW) layer formed on the stress transition layer and configured to emit light, the MQW layer comprising a plurality of Si-AlhIniGa1-i-hN layers and a plurality of InjGa1-jN layers alternately layered; and a P-type doped layer formed on the MQW layer.

[0016] FIG. 1 illustrates an exemplary epitaxial structure 100, according to prior art. As shown in FIG. 1, epitaxial structure 100, also referred to herein as an epitaxial wafer, includes a substrate 110 and an epitaxial layer that includes a buffer layer 120 grown on substrate 110, a non-doped layer 130 grown on buffer layer 120, an N-type doped layer 140 grown on non-doped layer 130, an MQW layer (also referred to as a light emitting layer) 150 grown on N-type doped layer 140, and a P-type doped layer 160 grown on MQW layer 150. Because of the polarization effect of MQW layer 150, the efficiency of electron-hole recombination between MQW layer 150 and N-type doped layer 140 is reduced, thereby reducing the brightness of a micro LED.

[0018] FIG. 2 illustrates an exemplary epitaxial structure 200, according to some embodiments of the present disclosure. As shown in FIG. 2, epitaxial structure 200, also referred to herein as an epitaxial wafer, includes a substrate 210, and an epitaxial layer that includes a buffer layer 220 grown on substrate 210, a non-doped layer 230 grown on buffer layer 220, an N-type doped layer 240 grown on non-doped layer 230, a stress transition layer 250 grown on N-type doped layer 240, an MQW layer 260 grown on N-type doped layer 250, and a P-type doped layer 270 grown on MQW layer 260.

[0019] In some embodiments, MQW layer 260 is formed by a plurality of Si-AlhIniGa1-i-h layers and a plurality of InjGa1-jN layers. The plurality of Si-AlhIniGa1-i-h layers and the plurality of InjGa1-jN layers are alternately layered. In some embodiments, h can be 0 to 1, i can be 0 to 0.25, and j can be 0 to 0.55. A barrier thickness of MQW layer 260 (e.g., a barrier thickness of GaN) can be in a range of 9 nm to 14 nm, and a well thickness of MQW layer 260 (e.g., a well thickness of InjGa1-jN) can be in a range of 2 nm to 4 nm. One Si-AlhIniGa1-i-hN layer and one InjGa1-jN layer can be regarded as one structure, and the number of the structures can be in a range of 5 to 10. A growth temperature for MQW layer 260 can be in a range of 750℃ to 900℃.

[0020] FIG. 3 illustrates an exemplary structure of stress transition layer 250, according to some embodiments of the present disclosure. As shown in FIG. 3, in some embodiments, stress transition layer 250 includes a stress release layer 251, a pit amplifying layer 252, a stress weakening layer 253, and a hole-blocking layer 254 grown from bottom to top. A pit is a type of defect that may impact surface quality and device performance. During epitaxial growth, dislocations often extend to the surface of the epitaxial layer, potentially causing local variations in the growth rate, leading to the formation of pits. Near the dislocations, the lattice distortion can cause localized differences in growth rates, resulting in the formation of pit defects in the epitaxial layer. However, in some cases, pits play a positive role in the performance of a device with a GaN based epitaxial layer.

[0021] FIG. 4 illustrates an exemplary structure of stress release layer 251, according to some embodiments of the present disclosure. During epitaxial growth, there is an interactive force between the epitaxial layer and the substrate due to lattice mismatch that is caused by lattice size difference between the epitaxial layer and the substrate. Since the growth of the epitaxial layer is at a high temperature, the interactive force, i.e., the stress, is accumulated within the epitaxial layer, and stress release layer 251 is configured to release such stress. As shown in FIG. 4, in some embodiments, stress release layer 251 is formed by one or more structures 410 stacked from bottom to up. Structure 410 includes a first layer 401 and a second layer 402 formed on first layer 401. A material of first layer 401 can be InaGa1-aN, where component a is in a range of 0.1 to 0.3 and lower than the component j of InjGa1-jN in MQW layer 260. A material of second layer 402 can be Si-AlbGa1-bN, where component b is in a range of 0 to 0.5. A doping concentration of Si in Si-AlbGa1-bN is in a range of 1×1018 atoms / cm3 to 8×1018 atoms / cm3. The doping concentration of Si in Si-AlbGa1-bN is increased when the component b is higher. In some embodiments, the doping concentration of Si in Si-AlbGa1-bN and the component b has a linear increasing relationship. For example, when b=0, the doping concentration is 1×1018 atoms / cm3; when b=0.25, the doping concentration is 4×1018 atoms / cm3; and when b=0.5, the doping concentration is 8×1018 atoms / cm3. In some embodiments, the doping concentration of Si in Si-AlbGa1-bN and the component b has a parabolical increasing relationship. A thickness ratio of first layer 401 to second layer 402 is in a range of 1 to 2. A thickness of structure 410, e.g., a total combined thickness of one first layer 401 and one second layer 402, is in a range of 10 nm to 50 nm. A number of structures 410 can be 1 to 10. The number of structures 410 and the thickness ratio of first layer 401 to second layer 402 are directly proportional, i.e., the greater the number of structures 410, the greater the thickness ratio. In some embodiments, the number of structures 410 and the thickness of one structure 410 are inversely proportional, i.e., the greater the number of structures 410, the smaller the thickness of one structure 410. For example, to limit a total thickness of stress release layer 251, if the number of structures 410 is increased, a thickness of each structure 410 may be reduced.

[0022] FIG. 5 illustrates an exemplary structure of pit amplifying layer 252, according to some embodiments of the present disclosure. Pit amplifying layer 252 is configured to amplify the size of the pits. Generally, when the stress is released by stress release layer 251, more pits can be formed. With the increasement in the number of structures 410, the thickness of the epitaxial layer is increased, and the size of pits is gradually enlarged. Meanwhile, along with the increasement in the thickness of the epitaxial layer, the stress can be further released, and more pits are formed, which were not formed when growing stress release layer 251. Therefore, with pit amplifying layer 252, all the pits can be formed and amplified to have a consistent size, thereby improving a uniformity of lighting. As shown in FIG. 5, in some embodiments, pit amplifying layer 252 is formed by one or more structures 510 stacked from bottom to up. Structure 510 includes a third layer 501 and a fourth layer 502 formed on third layer 501. A material of third layer 501 can be IncGa1-cN, where component c is in a range of 0 to 0.2 and, in the structure of stress transition layer 250, is selected to be lower than the component a of InaGa1-aN in stress release layer 251 and lower than the component j of InjGa1-jN in MQW layer 260. That is, the value of c is lower than the value of a and lower than the value of j. A material of fourth layer 502 can be Si-AldGa1-dN, where component d is in a range of 0 to 0.3 and, in the structure of stress transition layer 250, is selected to be lower than the component b. A doping concentration of Si in Si-AldGa1-dN is in a range of 1×1018 atoms / cm3 to 8×1018 atoms / cm3. The doping concentration of Si in Si-AldGa1-dN is increased when the component d is higher. In some embodiments, the doping concentration of Si in Si-AldGa1-dN and the component d has a linear increasing relationship. For example, when d=0, the doping concentration is 1×1018 atoms / cm3; when d=0.15, the doping concentration is 4×1018 atoms / cm3; and when d=0.3, the doping concentration is 8×1018 atoms / cm3. In some embodiments, the doping concentration of Si in Si-AldGa1-dN and the component d has a parabolical increasing relationship. A thickness ratio of third layer 501 to fourth layer 502 is in a range of 0.8 to 1.2. A thickness of structure 510, e.g., a total combined thickness of one third layer 501 and one fourth layer 502, is in a range of 20 nm to 70 nm. A number of structures 510 can be 1 to 6. In some embodiments, the number of structures 510 and the thickness of one structure 510 are inversely proportional, i.e., the greater the number of structures 510, the smaller the thickness. For example, to limit a total thickness of pit amplifying layer 252, if the number of structures 510 is increased, a thickness of each structure 510 may be reduced.

[0023] FIG. 6 illustrates an exemplary structure of stress weakening layer 253, according to some embodiments of the present disclosure. As shown in FIG. 6, in some embodiments, stress weakening layer 253 is formed by one or more structures 610 stacked from bottom to up. Structure 610 includes a fifth layer 601 and a sixth layer 602 formed on fifth layer 601. A material of fifth layer 601 can be IneGa1-eN, where component e is in a range of 0.1 to 0.3 and lower than the component j of InjGa1-jN in MQW layer 260. A material of sixth layer 602 can be Si-AlfGa1-fN, where component f is in a range of 0 to 0.3. A doping concentration of Si in Si-AleGa1-eN is in a range of 1×1017 atoms / cm3 to 3×1018 atoms / cm3. A thickness ratio of fifth layer 601 to sixth layer 602 is in a range of 1 to 3. A thickness of structure 610, e.g., a total combined thickness of one fifth layer 601 and one sixth layer 602, is in a range of 20 nm to 70 nm. A number of structures 610 can be 2 to 9. In some embodiments, the number of structures 610 and the thickness of one structure 610 are inversely proportional, i.e., the greater the number of structures 610, the smaller the thickness. For example, to limit a total thickness of stress weaken layer 253, if the number of structures 610 is increased, a thickness of each structure 610 may be reduced.

[0024] In some embodiments, hole-blocking layer 254 includes one layer, and a material of hole-blocking layer 254 is Si-AlgGa1-gN, where component g is in a range of 0 to 0.3. A doping concentration of Si in Si-AlgGa1-gN is in a range of 1×1017 atoms / cm3 to 8×1017 atoms / cm3. A thickness of hole-blocking layer 254 is in a range of 5 nm to 25nm. The doping concentration of Si in Si-AlgGa1-gN and the component g are inversely proportional. The doping concentration of Si in Si-AlgGa1-gN and the thickness of hole-blocking layer 254 are directly proportional. The doping concentration of Si in Si-AlgGa1-gN is increased when the thickness is higher, and the component g is smaller. In this case, pits may be beneficial for injecting holes from P-type doped layer 270 to a portion of MQW layer 260 which is closer to N-type doped layer 240, thereby improving the injection efficiency of the holes and light emission efficiency. However, the injection of holes into stress transition layer 250 should be avoided. Accordingly, hole-blocking layer 254 is configured to block the holes from sidewalls of pits into stress transition layer 250.

[0041] In step 808, hole-blocking layer 254 is grown on stress weakening layer 253. As described above, in some embodiments, hole-blocking layer 254 includes one layer, and the material of hole-blocking layer 254 is Si-AlgGa1-gN, where component g is in the range of 0 to 0.3. The doping concentration of Si in Si-AlgGa1-gN is in the range of 1×1017 atoms / cm3 to 8×1017 atoms / cm3. The thickness of hole-blocking layer 254 is in the range of 5 nm to 25nm. The doping concentration of Si in Si-AlgGa1-gN and the component g are inversely proportional. The doping concentration of Si in Si-AlgGa1-gN and the thickness of hole-blocking layer 254 are directly proportional. The doping concentration of Si in Si-AlgGa1-gN is increased when the thickness is higher, and the component g is smaller. As noted above pits may be beneficial for injecting holes from P-type doped layer 270 into a portion of MQW layer 260 which is closer to N-type doped layer 240, thereby improving the injection efficiency of the holes and light emission efficiency. However, the injection of holes into stress transition layer 250 should be avoided. Accordingly, holeblocking layer 254 is configured to block the holes from sidewalls of pits into stress transition layer 250.

[0042] Referring back to FIG. 7, in step 712, MQW layer 260 is grown on N-type doped layer 250. As described above, in some embodiments, MQW layer 260 is formed by a plurality of Si-AlhIniGa1-i-hN layers and a plurality of InjGa1-jN layers. The plurality of Si-AlhIniGa1-i-hN layers and the plurality of InjGa1-jN layers are alternately layered. In some embodiments, h can be 0 to 1, i can be 0 to 0.25, and j can be 0 to 0.55. The barrier thickness of MQW layer 260 (e.g., a barrier thickness of GaN) can be in the range of 9 nm to 14 nm, and the well thickness of of MQW layer 260 (e.g., a well thickness of InjGa1-jN) can be in the range of 2 nm to 4 nm. One Si-AlhIniGa1-i-hN and one InjGa1-jN can be regarded as one structure, and the number of structures can be in a range of 5 to 10. The growth temperature for MQW layer 260 can be in a range of 750℃ to 900℃.

1.An epitaxial structure comprising:a substrate;a buffer layer formed on the substrate;a non-doped layer formed on the buffer layer;an N-type doped layer formed on the non-doped layer;a stress transition layer formed on the N-type doped layer and configured to release stress from the N-type doped layer;a multiple quantum well (MQW) layer formed on the stress transition layer and configured to emit light, the MQW layer comprising a plurality of Si-AlhIniGa1-i-hN layers and a plurality of InjGa1-jN layers alternately layered; anda P-type doped layer formed on the MQW layer.2.The epitaxial structure according to claim 1, wherein the stress transition layer further comprises: a stress release layer, a pit amplifying layer, a stress weakening layer, and a hole-blocking layer grown from bottom to top.3.The epitaxial structure according to claim 2, wherein the stress release layer comprises one or more structures stacked from bottom to top, and each of the one or more structures comprises a first layer and a second layer formed on the first layer.4.The epitaxial structure according to claim 3, wherein a material of the first layer is InaGa1-aN, where component a is in a range of 0.1 to 0.3 and lower than a component j of InjGa1-jN in the MQW layer, and a material of the second layer is Si-AlbGa1-bN, where component b is in a range of 0 to 0.5.5.The epitaxial structure according to claim 4, wherein a doping concentration of Si in the Si-AlbGa1-bN is in a range of 1×1018 atoms / cm3 to 8×1018 atoms / cm3.13.The epitaxial structure according to claim 11, wherein a thickness ratio of the third layer to the fourth layer is in a range of 0.8 to 1.2.14.The epitaxial structure according to claim 13, wherein a thickness of each of the one or more second structures is in a range of 20 nm to 70 nm, and a number of the one or more second structures is 1 to 6.15.The epitaxial structure according to claim 14, wherein the number of the one or more second structures and the thickness of the second structure are inversely proportional.16.The epitaxial structure according to claim 11, wherein the stress weakening layer comprises a plurality of third structures stacked from bottom to top, and each of the plurality of third structures comprises a fifth layer and a sixth layer formed on the fourth layer.17.The epitaxial structure according to claim 16, wherein a material of the fifth layer is IneGa1-eN, where component e is in a range of 0.1 to 0.3 and lower than a component j of InjGa1-jN in the MQW layer, and a material of the sixth layer is Si-AlfGa1-fN, where component f is in a range of 0 to 0.3.18.The epitaxial structure according to claim 17, wherein a doping concentration of Si in the Si-AlfGa1-fN, is in a range of 1×1017 atoms / cm3 to 3×1018 atoms / cm3.23.The epitaxial structure according to claim 22, wherein a thickness of the hole-blocking layer is in a range of 5 nm to 25 nm.24.The epitaxial structure according to claim 23, wherein the doping concentration of Si in Si-AlgGa1-gN and the component g are inversely proportional.25.The epitaxial structure according to claim 24, wherein the doping concentration of Si Si-AlgGa1-gN and the thickness of the hole-blocking layer are directly proportional.26.A method for manufacturing an epitaxial structure, comprising:providing a substrate for growing the epitaxial structure;growing a buffer layer on the substrate;growing a non-doped layer on the buffer layer;growing an N-type doped layer on the non-doped layer;growing a stress transition layer on the N-type doped layer;growing a multiple quantum well (MQW) layer on the stress transition layer, the MQW layer comprising a plurality of Si-AlhIniGa1-i-hN layers and a plurality of InjGa1-jN layers alternately layered; andgrowing a P-type doped layer on the MQW layer.27.The method according to claim 26, further comprising:performing an anneal at a temperature of 500℃ to 780℃, and with a carrier gas of N.28.The method according to claim 26, wherein growing the stress transition layer on the N-type doped layer further comprises:growing a stress release layer on the N-type doped layer;growing a pit amplifying layer on the stress release layer;growing a stress weakening layer on the pit amplifying layer; andgrowing a hole-blocking layer on the stress weakening layer.29.The method according to claim 28, wherein the stress release layer comprises one or more first structures stacked from bottom to top, and each of the one or more first structures comprises a first layer and a second layer formed on the first layer, a material of the first layer is InaGa1-aN, where component a is in a range of 0.1 to 0.3 and lower than a component j of InjGa1-jN in the MQW layer, and a material of the second layer is Si-AlbGa1-bN, where component b is in a range of 0 to 0.5.30.The method according to claim 29, wherein a doping concentration of Si in the Si-AlbGa1-bN is in a range of 1×1018 atoms / cm3 to 8×1018 atoms / cm3.31.The method according to claim 29, wherein a thickness ratio of the first layer and the second layer is in a range of 1 to 2.32.The method according to claim 29, wherein a thickness of each of the one or more first structures is in a range of 10 nm to 50 nm, and a number of the one or more first structures is 1 to 10.33.The method according to claim 29, wherein the pit amplifying layer comprises one or more second structures stacked from bottom to top, and each of the one or more second structures comprises a third layer and a fourth layer formed on the first layer, a material of the third layer is IncGa1-cN, where component c is in a range of 0 to 0.2, lower than the component a of the first layer and lower than a component j of InjGa1-jN in the MQW layer, and a material of the fourth layer is Si-AldGa1-dN, where component d is in a range of 0 to 0.3 and lower than the component b of the second layer.34.The method according to claim 33, wherein a doping concentration of Si in the Si-AldGa1-dN is in a range of 1×1018 atoms / cm3 to 8×1018 atoms /
