Abstract

The present invention provides a photosensitive composition that can form a film with excellent exposure latitude, good development residue, and excellent surface smoothness. [Solution] The above problem can be solved by a photosensitive composition comprising a colorant (A), a polymerizable compound (B), a polymerization initiator (C), and a thiol compound (D), wherein the thiol compound (D) comprises a thiol compound (D1) represented by the following chemical formula (1), or its dimer (D2). The total content of the thiol compound (D1) represented by the chemical formula (1) and its dimer (D2) is preferably 0.05 to 5% by mass of the nonvolatile content of the photosensitive composition. Claims

1. It comprises a colorant (A), a polymerizable compound (B), a polymerization initiator (C), and a thiol compound (D), A photosensitive composition wherein the thiol compound (D) comprises a thiol compound (D1) represented by chemical formula (1), or a dimer thereof (D2). 2. The photosensitive composition according to claim 1, wherein the total content of the thiol compound (D1) represented by the chemical formula (1) and its dimer (D2) is 0.05 to 5% by mass of the nonvolatile content of the photosensitive composition.

3. Furthermore, the photosensitive composition according to claim 1 further comprises at least one selected from an ultraviolet absorber (E) and a polymerization inhibitor (F).

4. The photosensitive composition according to claim 3, wherein the ultraviolet absorber (E) comprises at least one selected from the group consisting of triazine compounds, benzotriazole compounds, and benzophenone compounds.

5. The photosensitive composition according to claim 3, wherein the polymerization inhibitor (F) comprises at least one selected from the group consisting of phenol compounds, hydroquinone compounds, benzoquinone compounds, and hindered amine compounds.

6. The photosensitive composition according to claim 1, wherein the content of the coloring agent (A) is 20% by mass or more of the nonvolatile content of the photosensitive composition.

7. The polymerization initiator (C) has an absorption coefficient of 5.0 × 10⁻¹⁰ of light at a wavelength of 365 nm in propylene glycol monomethyl ether acetate. 3 The photosensitive composition according to claim 1, comprising an oxime ester compound in an amount of L / mol·cm or more.

The photosensitive composition according to claim 1, further comprising an alkali-soluble resin (G), wherein the alkali-soluble resin (G) comprises an alkali-soluble resin (G1) having repeating units represented by the following general formula (2). 10. The photosensitive composition according to claim 9, wherein the aforementioned thermocrosslinkable group-containing monomer unit (g1) is a blocked isocyanate group-containing monomer unit.

11. A film formed from the photosensitive composition according to any one of claims 1 to 10.

12. A color filter having the film described in claim 11.

13. A solid-state image sensor having the color filter described in claim 12.

14. An image display device having the color filter described in claim 12.

15. An infrared sensor having the color filter described in claim 12.
