Abstract
Description

Moreover, depending on the external environment, a flash lamp may be automatically turned on or lighted upon photographing. In order to achieve the ambient light detection of the display panel, it is necessary to provide a photovoltaic cell on the display panel, the photovoltaic cell itself having no reading and processing function for a signal, and usually implementing addressing and processing of a signal by integrating transistor technology. Rather, a dual gate oxide transistor is considered an optimal option for integration with the photovoltaic cell because it has advantages such as high mobility, low leakage current, adjustable electrical characteristics, good electrical stability and uniformity, as well as compatibility with a process for a flexible substrate, and the like. Optionally, the orthogonal projection of the first gate 21 onto the substrate 10 covers at least the orthogonal projection of the first active layer 22 onto the substrate 10. For example, the metal oxide semiconductor material may be one of zinc oxide, zinc oxynitride, tin oxide, indium oxide, gallium oxide, copper oxide, bismuth oxide, indium zinc oxide, zinc tin oxide, aluminum tin oxide, indium tin oxide, indium gallium zinc oxide, indium tin zinc oxide, aluminum indium tin zinc oxide, zinc sulfide, barium titanate, strontium titanate, and lithium niobate. The second gate insulating film 13 covers the first active film 22 and the first gate insulating film 12, and the first gate 21 may be made of an elemental metal such as molybdenum, copper, aluminum, titanium, niobium, nickel, or a molybdenum-titanium alloy, molybdenum-niobium alloy, or molybdenum-nickel alloy, or a combined laminate of some of the above metals or alloys. The second gate 23 and the first electrode 31 are disposed on a side of the second gate insulating film 13 opposite to the first gate insulating film 12, and the second gate 23 is disposed in the same layer as the first electrode 31, so that the second gate 23 can be formed under the same process condition as the first electrode 31. Optionally, the orthogonal projection of the second gate 23 onto the substrate 10 covers the orthogonal projection of the channel 221 onto the substrate 10.It should be noted that the expression "arranged in the same layer" in the present application means that in a manufacturing process, at least two different structures are obtained by patterning the film layers of the same material, whereby the two different structures are arranged in the same layer. For example, the second gate 23 and the first electrode 31 according to this embodiment are obtained after patterning by the same conductive foil layer, whereby the second gate 23 is disposed in the same layer as the first electrode 31.Optionally, the second gate 23 and the first electrode 31 may be made of an elemental metal such as molybdenum, copper, aluminum, titanium, niobium, nickel, or a molybdenum-titanium alloy, molybdenum-niobium alloy, or molybdenum-nickel alloy, or a laminate of some of the above metals or alloys. The photosensitive layer 32 is disposed on a side of the first electrode 31 opposite to the second gate insulating layer 13, the photosensitive layer 32 being directly in contact with the first electrode 31. The arrangement area of the photosensitive layer 32 is smaller than the arrangement area of the first electrode 31; for example, the orthogonal projection of the photosensitive layer 32 onto the substrate 10 falls within the area of the orthogonal projection of the first electrode 31 onto the substrate 10, and the area of the orthogonal projection of the first electrode 31 onto the substrate 10 is larger than the area of the orthogonal projection of the photosensitive layer 32 onto the substrate 10, so that the arrangement area of the first electrode 31 exceeds the arrangement area of the photosensitive layer 32.The photosensitive layer 32 may be any one of undoped hydrogenated amorphous silicon, phosphorus-doped hydrogenated amorphous silicon, boron-doped hydrogenated amorphous silicon, or fluorine-doped amorphous silicon, or a laminate of two or three thereof. Optionally, the photosensitive layer 32 may comprise a plurality of semiconductor layers arranged in a laminated manner. The arrangement area of the second electrode 33 is the same as the arrangement area of the photosensitive layer 32, so that the second electrode 33 can be formed under the same process condition as the photosensitive layer 32. For example, the second electrode 33 and the photosensitive layer 32 commonly use the same mask to further reduce the number of masks and hence further reduce the cost. The second electrode 33 is a transparent electrode, so that the light can pass through the second electrode 33 to the photosensitive layer 32. Optionally, the second electrode 33 may be a laminate of one or some of the following materials: tin oxide, indium oxide, gallium oxide, copper oxide, bismuth oxide, indium zinc oxide, zinc tin oxide, aluminum tin oxide, indium tin oxide, indium gallium zinc oxide, indium tin zinc oxide, and aluminum indium tin zinc oxide. The passivation layer 14 is arranged on a side of the second electrode 33 facing away from the photosensitive layer 32. Specifically, the passivation layer 14 covers the second gate 23, the first electrode 31, and the second electrode 33, and covers the sidewall of the second gate 23, the first electrode 31, the photosensitive layer 32, and the second electrode 33. the passivation layer 14 is used to protect the second gate 23, the first electrode 31, the photosensitive layer 32, and the second electrode 33, and flatten the surfaces of the structures such as the second gate 23, the first electrode 31, the photosensitive layer 32, and the second electrode 33, and the like. Optionally, the passivation layer 14 may be a single layer of silicon nitride, silicon oxide, aluminum oxide, hafnium oxide, zirconium oxide, or a combined laminate of two or three thereof. The source 24, the drain 25, the first input electrode 34 and the second input electrode 26 are arranged on a side of the passivation layer 14 facing away from the second gate 23. The source 24, the drain 25, the first input electrode 34, and the second input electrode 26 are arranged in the same layer. The source 24, drain 25, first input electrode 34, and second input electrode 26 may be made of an elemental metal such as molybdenum, copper, aluminum, titanium, niobium, nickel, or a molybdenum-titanium alloy, molybdenum-niobium alloy, or molybdenum-nickel alloy, or a combined laminate of some of the above metals or alloys. The passivation layer 14 includes a first via 141, a second via 142, a third via 143, and a fourth via 144, wherein the source 24 and the drain 25 are electrically connected to the first active layer 22 through the corresponding first via 141, respectively, and wherein the source 24 or the drain 25 is further electrically connected to the first electrode 31 through the second via 142. The first input electrode 34 is electrically connected to the second electrode 33 through the third via 143, and the second input electrode 26 is electrically connected to the second gate 23 through the fourth via 144. Here, in this embodiment, it is described by way of example that the first electrode 31 is electrically connected to the source 24, so that the source 24 is electrically connected to the source region 222 of the first active layer 22 through the corresponding first via 141 and electrically connected to the first electrode 31 through the second via 142, and that the drain 25 is electrically connected to the drain region 223 of the first active layer 22 through the corresponding first via 141.Thus, the source 24, the drain 25, the first input electrode 34, and the second input electrode 26 are arranged in the same layer, so that the source 24, the drain 25, the first input electrode 34, and the second input electrode 26 can be formed under the same process condition. For example, the source 24, the drain 25, the first input electrode 34, and the second input electrode 26 commonly use the same mask to further reduce the number of masks and hence further reduce the cost.In this embodiment, by arranging the first electrode 31 of the photovoltaic cell 30 in the same layer as the second gate 23 of the first transistor 20, and arranging the first input electrode 34 of the photovoltaic cell 30 in the same layer as the second input electrode 26, the source 24, and the drain 25 of the first transistor 20, some film layers of the photovoltaic cell 30 and some film layers of the first transistor 20 can be formed using the same mask to reduce the number of masks and the cost, thereby solving the technical problem that a plurality of masks are required for integration of a photovoltaic cell 30 and a transistor in the related art and thus cause high cost. The functional principle of the photosensitive source 24 and the first transistor 20 will be explained in concrete terms below.Referring to FIG. 2, an input of the photovoltaic cell 30 is electrically connected to an input signal Vin. The input signal Vin supplies a voltage signal to the second electrode 33 via the first input electrode 34, and an output of the photo element 30 is electrically connected to an input of the first transistor 20. An output of the first transistor 20 is electrically connected to an output signal Vout. The input of the first transistor 20 is the source 24, and the output of the first transistor 20 is the drain 25, and the first gate 21 and the second gate 23 of the first transistor 20 may be electrically connected to one and the same scan signal Vsan. In this case, the electrodes, like the first gate 21 and the second gate 23, together form a dual-gate transistor. The second gate 23 may be used for modulating a threshold voltage of a transistor to increase the stability of the first transistor 20. With this, after the photovoltaic cell 30 detects the visible light or the invisible light such as infrared light and the like, a light signal of the visible light or the invisible light such as infrared light and the like is converted into an electric signal, and then the electric signal is transmitted to the first transistor 20, and the first thin film transistor can receive the electric signal and output the electric signal. An exemplary embodiment is provided here.
