It is even more preferable that the components are qualitatively only butyl acetate and / or 2-heptanone. The organic developer may contain a surfactant. The water content may be less than 10%. During development, development is stopped by replacing the organic developer with a different type of solvent. Good too. It is preferable to wash the resist pattern after development with a rinse solution. There are no particular limitations as long as the solvent does not dissolve the resist pattern, and any solvent containing a general organic solvent may be used. The obtained organic layer was diluted with a large amount of n-heptane. The resin was precipitated by pouring it into a flask, and then filtered and collected to obtain a resin with a weight-average molecular weight of approximately 5.3 × 10 3 Resin A1 (copolymer) was obtained in a yield of 78%. [0226] Synthesis Example 2 [Synthesis of Resin A2] As the monomers, monomer (a1-4-2) and monomer (a1-2-6) were used. The molar ratio of monomer (a1-4-2):monomer (a1-2-6) was 38:62. The monomer mixture is mixed so that the total weight of all the monomers is equal to the total weight of the monomers. 1.5 times by mass of methyl isobutyl ketone was mixed into the obtained mixture. Azobisisobutyronitrile was added at 7 mol% based on the total moles of all monomers. The mixture was then heated at 85°C for about 5 hours to carry out polymerization. An aqueous solution of p-toluenesulfonic acid was added, and the mixture was stirred for 6 hours, and then separated. The resin was precipitated by pouring it into a large amount of n-heptane, and then filtered and collected to obtain the weight average The amount of molecules is about 5.4 x 10 3 Resin A2 (copolymer) was obtained in a yield of 89%. has the following structural unit: TIFF2025066748000156.tif2887

[0229] (Electron beam exposure evaluation of resist composition) A 6-inch silicon wafer is heated on a direct hot plate with hexamethyldisilazane. The silicon wafer was treated at 90° C. for 60 seconds. Spin coating was performed so that the film thickness of the layer was 0.04 μm. Then, it was pre-baked for 60 seconds at the temperature shown in the "PB" column of Table 2 on a direct hot plate to form a composition layer. On the wafer, a contact hole pattern (hole pitch 40 nm / hole diameter 17 nm) was directly drawn using an electron beam lithography machine ["ELS-F1 25 125 keV" manufactured by Elionix, Inc.] while changing the exposure dose step by step. (Hole pitch 40 nm / hole diameter 17 nm) was directly drawn. After exposure, post-exposure baking was performed for 60 seconds at the temperature shown in the "PEB" column of Table 2 on a hot plate, and further paddle development was performed for 60 seconds with a 2.38 mass% tetramethylammonium hydroxide aqueous solution to obtain a resist pattern. In the resist pattern obtained after development, the exposure dose at which the formed hole diameter became 17 nm was defined as the effective sensitivity.

[0230]

[0231] <CD Uniformity (CDU) Evaluation> At the effective sensitivity, the hole diameter of the pattern formed with a hole diameter of 17 nm was measured 24 times for each hole, and the average value was defined as the average hole diameter of one hole. The average hole diameter of the patterns formed with a hole diameter of 17 nm within the same wafer was measured at 400 locations and used as the population to calculate the standard deviation. The results are shown in Table 3. The numerical values in the table indicate the standard deviation (nm).

Industrial Applicability

[0232] The resist composition containing the salt of the present invention is a resist having good CD uniformity (CDU). Since a transparent pattern can be obtained, it is suitable for semiconductor microfabrication and is extremely useful industrially.
