[0101] Detailed Description The present disclosure describes methods, devices, systems, and techniques for managing multi-objective alignment for imprints, e.g., single-sided imprints, double-sided imprints, or both. Multi-objective alignment can include imprint (or imprinted pattern) / substrate (or wafer) alignment, imprint / resist (or resist droplet) alignment, and first side / second side imprint alignment. The techniques can employ a process that iteratively implements multi-objective optimization to align multiple components for imprint lithography. In some examples, the techniques can consistently achieve at least one of sub-100 μm / 0.5 arc minutes overlay accuracy, sub-200 μm imprint / wafer centering accuracy, or sub-100 μm imprint / resist alignment accuracy.

[0102] In some implementations, the technique can address non-repeatability with web-based imprint tools, for example, by running the tool once or more, e.g., through a simulated imprint sequence, without contacting the substrate, thereby positioning the web and mitigating web motion non-repeatability errors. The web is positioned to reduce theta (T) variation of the web from imprint to imprint, thereby improving web repeatability when placing the template at the imprint location. The technique can also provide a top-view inspection system (e.g., a camera system) to align the template (e.g., a coated resist template, i.e., CRT) onto the web, which can be used to locate fiducial marks (fiducials, alignment marks, or reference marks) and calculate template offsets (e.g., rigid body corrections) in the XYT stage coordinate system. This alignment combined with web positioning can provide a stable map from the template field, including the template, to the XYT stage / wafer chuck. A blank (e.g., no fiducial) wafer (or substrate) can be moved relative to the resist dispenser using an XYT stage that is adjusted based on a dispense alignment offset that is associated with multiple corrections, including a dispense nominal correction, a load offset, and a dispense offset. The load offset and dispense offset can be measured and learned in a later step using a wafer inspection system (WIS), which is configured to capture the entire wafer and pattern in a single image. After resist is dispensed onto the wafer, the wafer can be moved directly under the template field using an imprint alignment offset (or non-inverted offset), which can be based on the imprint nominal correction, the load offset, and the template alignment offset.

[0103] After the template in the template field is imprinted on the resist on the wafer and the resist is cured, the wafer with the imprint can be unloaded. During the wafer unloading process, the wafer can be aligned using a lower micro-alignment inspection system (e.g., a 5 micron or smaller microscope system) to known coordinates and a "dead zone" on the chuck spanning the wafer fiducial location, and find the coordinate transformation from the imprint to the lower micro-alignment inspection system in the coordinate system. The offset between the designed fiducial location and the actual fiducial location can be considered as the first side wafer offset or the first side pattern alignment offset. The measurement-load offset result can provide a map from the imprint location (including the template alignment) to the wafer alignment location. This measurement can be used to calculate the initial pattern placement offset to be the difference between the first side wafer offset (or pattern placement error) and the loading offset (which can be used for a later step when imprinting on the second side of the wafer). After unloading the wafer from the imprint system or module, the WIS system can measure the imprint / blank wafer image offset and the imprint / resist image offset (both in the XYT stage coordinate system). These offsets can be used to iteratively update the load and dispense offsets (e.g., for first side imprints). In some cases, the above steps can be repeated for multiple wafers. In some cases, a wafer with a first side imprint can be immediately flipped for the next imprint on the second opposite side of the wafer.

[0104] In some implementations, the technique can address alignment issues for imprints on the second side of the wafer. After the wafer is flipped and loaded onto the chuck with the first side imprint facing down, the flipped wafer can be aligned by a down-looking inspection system using the flipped coordinates based on the first side imprint, and the alignment result can be defined as the second side wafer offset (or second wafer alignment error). The template field for the second side imprint can be aligned the same as in the first side imprint by an up-looking inspection system. The wafer can be moved to the resist dispenser using an XYT stage that is adjusted based on the second dispense alignment offset, which is determined based on the dispense nominal correction, the dispense offset, the second side wafer offset (or second wafer alignment error), and the initial pattern placement offset acquired on the first side. After resist is dispensed onto the wafer with the defined pattern for the second side, the wafer can be moved to the template field for imprinting using an inverted offset (or second imprint alignment offset), which can be based on the imprint nominal correction, the second side wafer offset, the initial overlay offset, and the template offset.

[0105] During the wafer unloading process and before unloading from the chuck, the first side / second side pattern offset can be measured by simultaneously viewing the first side vs. second side fiducial marks using a downward micro-alignment inspection system (e.g., wafer alignment camera) and calculating the designed vs. actual offset (e.g., as illustrated in FIGS. 8A and 8B). This measured double-sided overlay error can be used to iteratively refine the overlay offset. After unloading the wafer, the WIS system can also measure the imprint / resist image offset and continue to refine the dispense offset. It is not necessary to update the loading offset for the second side because the imprint / wafer offset is constrained by the first side / second side overlay offset. This technique can be improved by self-learning. As more wafers can be processed, the imprint tool can be adjusted to optimize the multi-objective alignment by learning the alignment offsets for the first side and second side imprints.

[0106] The technique enables the tool to automatically update alignment parameters by reinforcement learning and combine the updated alignment parameters into a sequential imprint process to improve the optical performance of the target device, the overlay accuracy for double-sided imprinting on the target device, or both. The technique enables improving the repeatability, stability (e.g., template field position stability), and controllability of the web-based template for imprinting. The technique can provide additional inspection systems (e.g., an up-view inspection system, a down-view fine alignment inspection system, and a WIS system) to measure alignment offsets. The technique can provide an integrated (or combined) solution to address multi-objective alignment challenges for imprinting (e.g., single-sided or double-sided imprinting) by iteratively solving a multi-objective optimization that aligns multiple critical components for double-sided imprint lithography on a substrate such as a glass wafer.

[0107] The technique can be implemented by any suitable imprint tool, for example, a high volume manufacturing (HVM) production tool or an imprint lithography system. The technique can be applied to align multiple objects in any suitable system or tool. The technique can be applied to fabricate or manufacture any suitable micro- or nano-structures or any double-sided patterned structures, for example, diffraction gratings, on one or both sides of any suitable substrate (for example, rigid or flexible material). For example, the technique can be utilized to fabricate a diffractive optical element (DOE) for an eyepiece in a virtual or augmented reality system. The DOE can include an orthogonal pupil-extended (OPE) diffractive element and an exit pupil-extended (EPE) diffractive element. The OPE diffractive element and the EPE diffractive element can be fabricated on the same or opposite sides of a substrate, for example, a glass substrate. The eyepiece can be an eyepiece having an OPE and an EPE imprint on both sides of a substrate, for example, with an alignment accuracy of the overlay of 100 μm / 0.5 arc minutes or less. Exemplary Imprint Tool

[0108] 1 is a schematic diagram of an exemplary imprint tool 100 in accordance with one or more implementations of the present disclosure. The imprint tool 100 can be configured to perform single-sided imprinting, double-sided imprinting, or both.

[0109] The imprint tool 100 may include a stage 102 positioned on a base 101. The stage 102 may be controlled to move along an X direction, a Y direction, or both. The stage may be an XYT air-bearing stage and may be a six-axis adjustable stage. The substrate 105 may be positioned on a chuck 104 on the stage 102. The chuck 104 may be, for example, a vacuum chuck configured to hold the substrate 105 on the chuck 104 during movement. The substrate 105 held by the chuck 104 is movable with the stage 102. The substrate 105 may be a transparent substrate, for example a glass wafer. The stage 102 may hold two or more substrates 105 via corresponding chucks 104.

[0110] 2 shows an exemplary substrate 200 that may be used as the substrate 105 of FIG. 1. An imprint is formed on one side of the substrate 200. The imprint may include one or more fiducial marks 202, 204. Image 206 shows an exemplary fiducial alignment mark that may include a circle 208 and a vertical bar 210. The fiducial marks 202, 204 may be used to align the imprint on the substrate 200, for example, before imprinting on the opposite side. The fiducial marks 202, 204 may also be used to measure a double-sided imprint overlay after imprinting on both sides of the substrate 200.

[0111] In some implementations, a wafer inspection system (WIS) (not shown in FIG. 1 ) can be positioned at a station between the imprint module and a loading system, e.g., an equipment front-end module (EFEM), to capture images of the substrate 105. The WIS system can include a camera to capture images of the entire substrate. The WIS can be configured to perform pre-imprint and post-imprint inspections on the substrate 105. The WIS system can align a blank or patterned substrate by using the substrate cutout and geometry (e.g., circular). The WIS system can be configured to determine the overall alignment of the pattern imprinted on the substrate by aligning the pattern in a similar manner. The WIS system can be configured to measure the pattern / dispense offset and the pattern / blank substrate offset, detect defects, and perform any other suitable operations.

[0112] A resist dispenser 107, e.g., an inkjet printing device, can be arranged above the automated dispensing area 103. The resist dispenser 107 includes one or more dispensing heads configured to dispense resist, e.g., an ultraviolet (UV) light curable resist. A template roll (or web) 110, e.g., a coated resist template film, can be supplied from a supply roller 108. The template roll 110 can be flexible. The template roll 110 can include one or more templates to be imprinted and a protective film 111 on top of the templates.

[0113] 3A shows an exemplary template roll 300 that may extend between a supply roller 302 and an infeed roller 304. The template roll 300 may include a template field 310 having a single track 312 of templates, e.g., F0, F0+1, F0+x, Ff. During a first imprint action, the template roll 300 may be advanced from the supply roller 302 to the infeed roller 304, and the templates 312 in the template field 310 may be processed sequentially, e.g., from F0 to Ff. During a second imprint action after the first imprint action, the template roll 300 may be advanced from the infeed roller 304 to the supply roller 302, and the templates 312 in the template field 310 may be processed sequentially in reverse order, e.g., from Ff to F0. The template roll 300 may be certified by a proof print 314 in the order F0 to Ff. In some cases, after the first imprint action, the template roll 300 can be fully unwound from the infeed roller 304 to the supply roller 302. The templates 312 can include diffractive structures, e.g., diffraction gratings. Different templates 312 can be configured to diffract different colors, e.g., red, blue, or red, when illuminated by light, e.g., white light.

[0114] FIG. 3B shows another exemplary template roll 350 with a template field 360 that may include dual tracks 352, 354 of templates 372. Each template has an individual identifier number, e.g., 1, 2, 3, 4, in a single track along the horizontal direction. The template tracks 352, 354 are positioned along the horizontal direction on the template roll 350 parallel to each other. Along the vertical direction, templates with the same sequence number may form a template block 370. Templates with the same sequence number may have the same location along the horizontal direction and be separated along the vertical direction. For example, template F1 on track 352 and template F1 on track 354 from block 1. If any one of the templates in a template block is defective, the template block may be considered unusable and may be skipped during imprinting.

[0115] 1, the template roll 110 can be the template roll 300 having a single track of templates of FIG 3A, or the template roll 350 having dual tracks of templates of FIG 3B. The template roll 110 can also have three or more tracks of templates, for example, to improve production yield.

[0116] The template roll 110 can be advanced by roller 109 through a location between the feed nip 113 and roller 112. The protective film 111 can be peeled off the template roll 110 and wrapped on the feed nip 113. After the protective film 111 is peeled off, the template on the template roll 110 can be exposed and captured by an inspection system 114. The inspection system 114 can be used to align or locate one or more fiducial marks of the template to be imprinted. The alignment of the template fiducial marks can be used to calculate a template offset in an XYT stage coordinate system, where X represents the X direction, Y represents the Y direction, and T represents the theta (θ) direction in the XY plane, as illustrated in FIG. 1. The inspection system 114 can include one or more cameras. Each camera can be configured to capture one fiducial alignment mark of the template. For example, if the template has two fiducial marks, then two cameras in inspection system 114 can be used to respectively (and simultaneously) capture the two fiducial marks.

[0117] FIG. 4A shows an exemplary system 400 for aligning templates on a template roll 402. The template roll 402 can be advanced by a roller system 410 including rollers 412, 414, 416. The template roll 402 has a template field 420, e.g., the template field 360 of FIG. 3B. The template field 420 can include a double track of templates 422, e.g., the template 372 of FIG. 3B. For example, two templates 422 to be imprinted simultaneously on two corresponding substrates 430 can be in a template block, e.g., the template block 370 of FIG. 3B. The substrates 430 are arranged on a movable stage 404, e.g., the stage 102 of FIG. 1, via a chuck, e.g., the chuck 104 of FIG. 1. Each template 422 can have substantially the same area size and shape as the substrate 430. In some cases, each template 422 may have the same shape as substrate 430 but a smaller area than substrate 430 .

[0118] The system 400 can include an up-viewing inspection system 440 that can be configured to align the templates on the template roll 402. In some embodiments, each template has two fiducial marks, and the up-viewing inspection system 440 includes four cameras 442, one for each of the four fiducial marks of the two templates 420 on the template roll. The up-viewing inspection system 440 can be positioned on the stage 404, as illustrated in FIG. 4A.

[0119] 5 shows example images (I), (II), (III), (IV) of template fiducial marks from a roll-to-roll template field captured by the example inspection system 440 of FIG. 4A. Each of the four cameras 442 captures an image of a corresponding fiducial mark on the template. For example, images (I) and (II) show two fiducial marks of a first template 422 in the template field 420, and images (III) and (IV) show another two fiducial marks of a second template 422 in the template field 420.

[0120] Referring back to FIG. 1 , the inspection system 114 can be a top-view inspection system 440. After the template is aligned, the template roll 110 is advanced to the imprint area where the template will be imprinted onto the resist on the substrate 105. The substrate 105 can be moved under the template along with the stage 102. The substrate 105 and template can be aligned, for example, by fiducial marks aligned by the inspection system 114. In some implementations, an additional inspection system can be used to align the template and substrate 105 as the substrate 105 is moved under the template. In some implementations, the alignment between the template and substrate 105 can be controlled by the movement speed of the stage 102 and the advancement speed of the template roll 110.

[0121] The imprint roller 116 can be pressed by pressure along the Z direction against the template roll 110 (and the template) on the resist on the substrate 105. A holder 117 is connected to the imprint roller 116 and is movable along the Z direction to adjust the pressure on the imprint roller 116 against the template roll 110. The imprint tool 100 can include a separation roller 120 configured to be pressed by pressure along the Z direction against the template roll 110. Another holder 119 is connected to the separation roller 120 and is movable along the Z direction to adjust the pressure on the separation roller 120 against the template roll 110. The separation roller 120 can be controlled to have the same level as the imprint roller 116 along the Z direction such that the template roll is flat between the separation roller 120 and the imprint roller 116. In some implementations, the template in the template field can be imprinted onto the resist on the substrate 105 by pressing down the imprint roller 116 as the substrate is moved at a speed underneath the imprint roller 116. In some implementations, a pressing device, for example a glass dome, can be positioned between the imprint roller 116 and the separation roller 120 and pressed into the resist on the substrate 105 against the template to create an imprint corresponding to the template.

[0122] A light source 118, for example an ultraviolet (UV) light source, can be positioned between the imprint roller 116 and the separation roller 120. The light source can be positioned closer to the separation roller 120 than to the imprint roller 116. The light source 118 is configured to harden the resist after it has been imprinted by the template on the template roll 110.

[0123] After the separation roller 120, the template roll 110 is separated from the substrate 105 and the template is again exposed. Another inspection system 121 can be used to capture images of the template, which can be used to analyze the condition of the template, the condition of the fiducial marks, or both on the template, for example, whether the template, the fiducial marks, or both are damaged.

[0124] The template roll 110 can be advanced to roller 122 and take-up roller 123, where protective film 124 from protective film roller 125 can be wound on top of the side of the template roll 110 having the template. A new template roll 110', including protective film 124, can be wound through roller 126 and onto take-up roller 127.

[0125] Once the substrate 105 is unloaded, it can be aligned by the inspection system 106, for example, a downward-looking inspection system with fine alignment or downward-looking fine alignment inspection system. The inspection system 106 can be configured to capture an image of the substrate 105 with resist imprint and align the fiducial marks onto the resist imprint (corresponding to the actual fiducial locations for the resist imprint). The inspection system 106 can determine the wafer offset based on the difference between the designed fiducial locations and the actual fiducial locations. The designed fiducial locations are designed to provide a maximum XYT measurement resolution, which may be constrained by the eyepiece pattern layout and tool geometry. In some implementations, the chuck 104 can include a dead zone, which may have an area large enough, for example, 4 mm×4 mm, to cover the fiducial marks of the substrate 105 (e.g., transparent glass) such that the fiducial marks of the substrate 105 are visible when the downward-looking inspection system captures an image of the substrate 105. In some embodiments, a material, for example silicon, can be inserted into the dead zone of the chuck 104 to improve the contrast between the fiducial marks and the substrate 105 .

[0126] 4B is a schematic diagram of an exemplary system 450 for measuring alignment fiducial marks on a substrate 470. The substrate 470 can be a substrate with single-sided imprint or a substrate with double-sided imprint. In some implementations, one or more substrates, e.g., 1, 2, 3, can be processed simultaneously during the imprint process using a corresponding number of templates in a template block on a template roll, e.g., template roll 350 of FIG. 3B. The system 450 can include a downward-looking inspection system 460, which can be positioned on the support 452. The downward-looking inspection system 460 can be used as the inspection system 106 in the imprint tool 100 of FIG. 1.

[0127] The downward-view inspection system 460 can include one or more cameras (or microscopes) 462 at known locations. Each camera can be configured to capture images of one or more fiducial marks of an imprint on a substrate. In some embodiments, an imprint includes two fiducial marks, and two cameras can be used to capture images of the two fiducial marks of the imprint, respectively. In some embodiments, as illustrated in FIG. 4B, two substrates are processed simultaneously in an imprint process, and the downward-view inspection system 460 can include four cameras 462, each configured to capture images of four fiducial marks of two substrates, or four fiducial marks of a single-sided imprint (or eight fiducial marks of a double-sided imprint) on two substrates.

[0128] In some implementations, the substrate 105, with the imprints corresponding to the templates on the template roll 110, can be moved back to the original position. The substrate 105 can be aligned in a WIS system. The WIS system can be used to measure the imprint / substrate image offset and the imprint / resist image offset. These image offsets can be used for stage correction.

[0129] As discussed in further detail in Figures 6 and 7A-7G, imprint tool 100 can be configured to perform single-sided imprint, double-sided imprint, or both, with layered alignment systems including top-view inspection system 440 and bottom-view inspection system 460, to address multi-purpose alignment for imprint. Alignment can include alignment of the substrate with the template, alignment of the template with the resist on the substrate, and alignment of the imprint (or pattern) on both sides of the substrate. Alignment of the template with the substrate can affect downstream processes. Alignment of the template with the resist and alignment of the imprint on both sides of the substrate can affect the optical performance of the target device, including substrates with opposite imprints. Exemplary Imprint Process

[0130] 6 is a flow diagram illustrating an example process 600 for fabricating a double-sided imprint on a substrate using multi-purpose alignment in a double-sided imprint process according to one or more implementations of the present disclosure. The process 600 can be performed by an imprint tool, for example, the imprint tool 100 of FIG. 1. The imprint tool can have a layered alignment system including a top-view inspection system, for example, the inspection system 400 of FIG. 4A, and a bottom-view inspection system, for example, the inspection system 106 of FIG. 1 or the inspection system 450 of FIG. 4B. FIGS. 7A-7G illustrate an example procedure of the process 600 using an imprint tool.

[0131] For illustrative purposes, two substrates are processed simultaneously in process 600 as illustrated in Figures 4A and 4B. The two substrates can be positioned side-by-side on a stage, for example, stage 102 of Figure 1 or stage 404 of Figures 4A and 4B. Each substrate can be transparent or semi-transparent. In some embodiments, the substrate is a glass substrate, such as a glass wafer, having a circular shape. The template roll (or web) 110 has a template field 710 with one or more template blocks, each template block containing two templates for imprinting. The template roll 110 can be the template roll 350 of Figure 3B, and the template blocks can be the template blocks 370 of Figure 3B.

[0132] The template roll 110 can affect the non-repeatable nature of the imprint tool. To mitigate template roll errors, the template fields 710 in the template roll 110 can be placed by running the imprint tool one or more times through a simulated imprint process. In the simulated imprint process, the substrate remains in the original position and the template fields do not have any contact with the substrate. When the template roll is sent to the next template field, the placing action can be performed once. The placing action reduces the theta (θ template-roll ) variation and improve the repeatability of placement of the template roll 110 when placing the template fields at the imprint locations. template-roll The uncertainty due to the double-sided overlay error θ overlay-error can contribute to.

[0133] As illustrated in FIG. 7A, two substrates (e.g., wafers) 702 can be loaded onto the stage 102 by a loading system. Each substrate (or wafer) 702 can be placed on a separate chuck 104 that sits on the stage by the loading system. The loading system can include an equipment front-end module (EFEM). Each substrate 702 can be centered on the chuck 104. Prior to imprinting, the substrate 702 can be coated with an adhesive layer 701, as illustrated in FIG. 7A-2. The adhesive layer 701 prepares the surface of the substrate and is configured to receive resist for imprinting.

[0134] At 602, a wafer inspection system (WIS) performs a pre-inspection on a substrate 702. The substrate 702 can be positioned on a station of the WIS system, which can be different from the stage 102. The substrate 702 can be positioned on a chuck (different from the chuck 104) in the WIS system and aligned for pre-inspection using the WIS system. The WIS system is configured to detect gross defects or objects that may interfere with patterning or processing. The WIS system can capture an image of the entire wafer. The image captured by the WIS system can have a larger pixel size than the image captured by the overlay alignment system.

[0135] The substrate 702 on the stage 102 is moved directly under the dispense head of the resist dispenser 107, as shown in FIG. 7B. The stage 102 can be adjusted in the XYT stage coordinate system based on the dispense alignment offset. The dispense alignment offset is expressed as XYθ DispenseNominal , XYθ DispenseBias , and XYθ EFEMLoadBias It can be the sum of XYθ EFEMLoadBias represents the loading offset, which provides a correction for the substrate centering on the chuck, and XYθ DispenseBias represents the dispense offset, which provides a correction for the imprinted pattern relative to resist alignment from the nominal dispense location, andDispenseNominal represents the nominal dispense corrections (e.g., based on a rough mechanical computer-aided design (CAD) model or initial tool settings or both) for a defined pattern, with which resist is dispensed onto the substrate. DispenseBias and XYθ EFEMLoadBias Both can be measured and updated later in step 610 (WIS Post#1) using the WIS system. EFEMLoadBias is determined by machine learning (e.g., in step 610 below) based on previous WIS post-imprint measurements, which may include contributions from previous substrates (N-1,...,1). For example, the load offset may be expressed as XYT_LoadOffset(N)=XYT_LoadOffset(N-1)+Alpha x (WIS Error(N-1)). The load offset may also be expressed using more complex reinforcement learning algorithms. After stage 102 is adjusted, the dispensing head of resist dispenser 107 is configured to deposit droplets of resist 703 on substrate 702 according to a specific pattern, as illustrated in FIG. 7B-2.

[0136] As the template roll 110 is advanced by rollers 112, 113, the protective film 111 is peeled off and the template field 710 is exposed. In 604, the template field 710 is aligned, for example, by an up-viewing inspection system. The up-viewing inspection system can be positioned on the stage 102 and moved closer to the exposed template field 710 for alignment. Each template includes two fiducial marks. As illustrated in FIG. 4A, the up-viewing inspection system can include four cameras for the two templates in the block of template field 710, each camera configured to capture an image of a corresponding fiducial mark. The location of each camera (and thus the measurement of the fiducial marks) is known in the XYT stage coordinate system. The measurement results locate the template fiducial marks and the template (e.g., template) offset (or rigid body correction) XYθ in the XYT stage coordinate system. CRToffset The template offsets XYθ combined with the position of the template field 710 can be used to calculate CRToffset can provide a stability map from the template field 710 to the XYT stage 102, the chuck 104, or both.

[0137] The substrate 702 is moved to the template field 710 together with the stage 102 using a non-inverted offset (or imprint alignment offset). ImprintNominal , XYθ CRToffset , and XYθ EFEMLoadBias It can be the sum of XYθ ImprintNominalrepresents an imprint nominal correction (e.g., based on a rough tool setting) that the control system of stage 102 may provide to correct the imprint location. Stage 102 is moved at a stable movement speed, e.g., 10 millimeters per second (mm / sec), to place substrate 702 directly under imprint roller 116. The movement speed of stage 102 and the advancement speed of template roll 110 (and thus template field 710) can be configured such that the fiducial marks of substrate 702 and template field 710 can be aligned using a non-inverted offset.

[0138] At 606, as the substrate 702 passes beneath the imprint roller 116, a template 712 is imprinted onto the resist 703 on the substrate 702 by applying pressure onto the imprint roller 116 through the holder 117, as illustrated in FIGS. 7C and 7C-2. The downward pressure can be 3.5-4 Newtons (N). In some implementations, the surface of the template 712 is covered by a coating 713 configured for smooth separation of the template 712 from the hardened resist on the substrate 702. In some cases, two substrates 702 are imprinted using the same template 712. In some cases, two substrates 702 are each imprinted using a different corresponding template 712.

[0139] As the stage 102 continues to move at a steady speed, for example 10 mm / sec, the substrate 702 passes directly underneath the UV light source 118 where the resist on the substrate 702 is cured by the UV light from the UV light source 118, as shown in Figures 7D and 7D-2.

[0140] As the stage 102 continues to move and the template roll 110 continues to be advanced simultaneously, the template 712 separates from the wafer surface, as illustrated in Figures 7E and 7E-2. The hardened resist adheres to the adhesive layer coated surface of the substrate 702, forming an imprint 720. The coating 713 on the template 712 allows for smooth separation of the template 712 from the imprint 720 on the substrate 702. The imprint 720 has features (or patterns) that correspond to the features (or patterns) of the template 712.

[0141] In 608, the stage 102 is moved back and the substrate 702 is aligned for post-imprint alignment using the down-view inspection system 106 as illustrated in FIG. 7F. FIG. 7F-2 shows a schematic diagram of the substrate 702 with resist imprint 720. The down-view inspection system 106 can be positioned at known stage coordinates in the XYT stage coordinate system. There can be a dead zone on the chuck 104 spanning the substrate origin location (e.g., with Si insert to improve contrast). The down-view inspection system 106 measures the first side wafer offset XYθ. Side1WaferOffset The fiducial marks on the resist imprint 720 correspond to the actual fiducial locations for the resist imprint 720. The difference between the designed and actual fiducial locations can be used to find the first side wafer offset XYθ Side1WaferOffset (or wafer alignment offset). First side wafer offset XYθ Side1WaferOffset -Loading offset XYθ EFEMLoadBias can provide a map from the imprint location (including template alignment) to the substrate alignment location. This first side wafer offset is calculated using the initial overlay / pattern placement offsets XYθ as follows: OverlayBias can be used to calculate XYθ OverlayBias =XYθ Side1WaferOffset -XYθ EFEMLoadBias (1)

[0142] In 610, the substrate 702 is moved from the chuck 104 and stage 102 to a station of the WIS system. The substrate 702 can be positioned on the chuck of the WIS system and aligned for a first post-inspection using the WIS system. The WIS system calculates the imprint / wafer image offsets XYθ in the XYT stage coordinate system. PatternToWafer and imprint / resist image offset XYθ PatternToDrop These two offsets are calculated as the loading offset XYθ when the stage 102 is adjusted to dispense resist droplets onto the substrate 702. EFEMLoadBias and dispensing offset XYθ DispenseBias can be used to iteratively update XYθ DispenseBias =XYθ DispenseBias +α×XYθ PatternToDrop (2) XYθ EFEMLoadBias =XYθ EFEMLoadBias +β×XYθ PatternToWafer (3) where α and β are constants that may be updated based on at least one of application, machine learning, or empirical data.

[0143] In some implementations, the above steps can be repeated for multiple substrates to obtain the same imprint using the same template at 612. In some implementations, the substrate 702 with the first side imprint 720 can be unloaded and flipped at 614 for second side imprint.

[0144] FIG. 7G shows an example of an inversion sequence for double-sided imprinting. The template field 710 can include a template block having a template A (e.g., an EPE of an eyepiece) and a template B (e.g., an OPE of an eyepiece). When the first and second substrates 702 are not inverted and are for first-side imprinting, the templates A and B are imprinted on the first sides of the first and second substrates located on the first and second chucks, respectively. For example, the template A, which corresponds to the imprint A, is formed on the first side of the upper half of the first substrate, and the imprint B, which corresponds to the template B, is formed on the first side of the lower half of the second substrate.

[0145] Then, the first substrate with imprint A is inverted and placed on the second chuck, and the second substrate with imprint B is inverted and placed on the first chuck, as illustrated in FIG. 7G. In second-side imprinting, identical templates A and B are imprinted on the second sides of the first and second substrates, respectively. That is, imprint A is formed on the top half of the second side of the second substrate, with imprint B formed on the bottom half of the first side, and imprint B is formed on the bottom half of the second side of the first substrate, with imprint A formed on the top half of the first side. As a result, as illustrated in FIG. 7G, imprints A and B are formed on opposite sides of the first and second substrates, respectively. Imprints A and B may be separated, offset, or overlapped when probed from one side.

[0146] Referring back to FIG. 6, the substrate 702 with the first side imprint 720 is inverted using a loading system, e.g., an EFEM, and optionally a wafer inversion device, and loaded onto the chuck 104 with the first side imprint 720 facing downwards.

[0147] Imprint / wafer image offset XYθ for the second imprint PatternToWaferThe wafer alignment of the imprinted pattern facing down and the double-sided overlay offset XYθ OverlayBias Because it is constrained by the loading offset XYθ EFEMLoadBias is not updated for the second side. Therefore, this update for substrates flipped by the WIS system can be skipped in step 615.

[0148] In 616, the template field 710 is aligned for second side imprinting, again by the top-view inspection system, which can be identical to the alignment in step 604.

[0149] In 618, the inverted substrate 702 is aligned by the bottom micro-alignment inspection system 106 using the inverted coordinates based on the imprint 720, which can be identical to the alignment in step 608. The alignment occurs before the second side imprint. The fiducial marks of the first side imprint 720 on the substrate 702 can be located in a Si "dead zone" on the chuck to improve contrast. The "dead zone" is configured for this step so that the camera in the inspection system 106 can view through the substrate, e.g., transparent glass, and focus on the fiducial marks created by the imprinted resist pattern (e.g., low contrast) on the first imprinted side. Without the dead zone, the fiducial marks may contact the nominally polished chuck surface, which can be noisy and cause difficulties with image processing. The alignment result is the second side wafer offset XYθ Side2WaferOffset It can be defined as:

[0150] The substrate 702 is then moved directly under the dispensing head of the resist dispenser 107 by moving the stage 102 in a manner similar to that shown in FIG. DispenseNominal , XYθ DispenseBias , XYθ Side2WaferOffset , and XYθ OverlayBiascan be adjusted in the XYT stage coordinate system based on the sum of DispenseBias represents the dispense offset, which provides a correction for the imprinted pattern relative to resist alignment from the nominal dispense location, and DispenseNominal represent the nominal dispense corrections (e.g., from the coarse tool settings) for a defined pattern, with which resist is dispensed onto the substrate. DispenseBias can be measured and updated using the WIS system in a later step (624). EFEMLoadBias is corrected on the first side, the imprint is overlaid with the offset XYθ OverlayBias Then, resist is dispensed onto the second side of the substrate 702 according to a pattern defined for the second side, similar to that illustrated in FIG.

[0151] The substrate 702 with resist is moved together with the stage 102 to underneath the template field 710 using the inverted offset. ImprintNominal , XYθ Side2WaferOffset , XYθ CRToffset , and XYθ OverlayBias It can be the sum of XYθ ImprintNominal represents the imprint nominal correction that the control system of stage 102 may provide to correct the imprint location.

[0152] At 620, a template 712 is imprinted onto the resist on the second side of the substrate 702, similar to that illustrated in Figures 7C and 7C-2. The resist is cured with UV light, similar to that illustrated in Figures 7D and 7D-2. The template 712 is then separated from the formed imprint on the second side of the substrate 702, similar to that illustrated in Figures 7E and 7E-2.

[0153] In 622, before unloading from the chuck 704, the double-sided overlay error corresponding to the first side / second side imprint offset is measured using the downward viewing inspection system 106 (e.g., with fine alignment) similar to that illustrated in Figures 7F and 7F-2. The downward viewing inspection system 106 is configured to simultaneously view the fiducial marks of the first side imprint and the second side imprint and calculate the actual offset between the fiducial marks of the first side imprint and the second side imprint. If each template, for example, template A or template B in Figure 7G, has two fiducial marks, the downward viewing inspection system 106 can include four cameras for two substrates with double-sided imprints, each camera configured to measure a pair of fiducial marks on the imprints on the first and second sides of the substrate.

[0154] FIG. 8A shows exemplary images (I), (II), (III), (IV) of a multi-layer measurement captured by four cameras (including filtering or thresholding by image processing algorithms). Image (I) shows a first fiducial alignment mark on a first side imprint on a first substrate (represented by the circular and rectangular marks on the right) and a first fiducial alignment mark on a second side imprint (represented by the circular and rectangular marks on the left). Image (II) shows a second fiducial alignment mark on a first side imprint on a first substrate and a second fiducial alignment mark on a second side imprint. Image (III) shows a first fiducial alignment mark on a first side imprint on a second substrate and a first fiducial alignment mark on a second side imprint. Image (IV) shows a second fiducial alignment mark on the first side imprint on the second substrate and a second fiducial alignment mark on the second side imprint.

[0155] For the first substrate, the first actual offset is the offset between the first fiducial marks in the image (I) and the second actual offset is the offset between the second fiducial marks in the image (II). The actual offset for the first substrate can be the average of the first actual offset and the second actual offset. The first actual offset can be the same as the second actual offset. The actual offset can be in the X direction, the Y direction, or both. For the second substrate, the third actual offset is the offset between the first fiducial marks in the image (III) and the fourth actual offset is the offset between the second fiducial marks in the image (IV). The actual offset for the second substrate can be the average of the third actual offset and the fourth actual offset. The third actual offset can be the same as the fourth actual offset. The actual offset can be in the X direction, the Y direction, or both.

[0156] 8B shows exemplary images of a substrate with double-sided imprint with bad alignment and good alignment. The fiducial mark on the first side of the substrate, which contacts the chuck, is represented by a mark with a circle to the left of the rectangle, and the fiducial mark on the second side of the substrate above the substrate is represented by a mark with a circle to the right of the rectangle. Image (V) shows bad alignment for double-sided imprint (e.g., about 120 μm), and there is an offset between the fiducial marks of the double-sided imprint along the Y direction. Image (VI) shows good alignment for double-sided imprint, and the offset between the fiducial marks of the double-sided imprint along the Y direction is substantially equal to zero (e.g., based on the designed double-sided mark-to-mark location).

[0157] Referring back to step 622 of FIG. 6, the down-view inspection system 106 detects the double-sided overlap error XYθ OverlayError The difference between the actual offset and the designed offset (or a predefined threshold offset) can be calculated as: OverlayError The layer offset XYθ is as follows: OverlayBiascan be used to iteratively refine XYθ OverlayBias =XYθ OverlayBias +μ×XYθ OverlayError( 4) where μ is a constant that can be determined (or updated) by at least one of the application, empirical data, or machine learning.

[0158] In 624, the substrate with double-sided imprint is unloaded from stage 102, positioned over a station of the WIS system, and aligned for a second post-inspection using the WIS system, similar to step 610. The WIS system calculates the imprint / resist image offset XYθ for the second side in the XYT stage coordinate system. PatternToDrop The offset can be configured to measure the dispense offset XYθ DispenseBias can be used to iteratively update XYθ DispenseBias =XYθ DispenseBias +α×XYθ PatternToDrop (5) where α is a constant that can be updated based on application, machine learning, or empirical data. The constant α in equation (5) for the second side can be the same α in equation (2) for the first side. The loading offset XYθ is different from that in the first side. EFEMLoadBias is not updated for the second side since the imprint / substrate offset is constrained by the overlay offset.

[0159] As more substrates are processed, the repeatability of the imprint tool can be improved, either automatically or by machine learning and updating appropriate parameters, thereby minimizing or eliminating alignment offsets for imprints on both sides of the substrate.

[0160] 9A is a flow diagram of an example process 900 for fabricating an imprint on a substrate using alignment in accordance with one or more implementations of the present disclosure. Process 900 can be performed by an imprint tool described above, such as imprint tool 100 of FIG. 1, with a layered alignment system that includes top-view inspection system 440 of FIG. 4A and bottom-view inspection system 460 of FIG. 4B.

[0161] At 902, a template roll is pulled along a roller. The template roll includes a template field having a template with template fiducial marks. The template can include imprint features, for example, grating features. The template roll can be the template roll 110 of FIG. 1, the template roll 300 of FIG. 3A, the template roll 350 of FIG. 3B, or the template roll 402 of FIG. 4A-4B. The template field can be the template field 310 of FIG. 3A, the template field 360 of FIG. 3B, the template field 420 of FIG. 4A-4B, or the template field 710 of FIG. 7A-7F. The template can be the template 312 of FIG. 3A, the template 372 of FIG. 3B, the template 422 of FIG. 4A-4B, or the template 712 of FIG. 7C-7E. The template field can include a template block that includes one or more templates. The block can be the template block 370 of FIG. 3B or the template block of FIG. 7G.

[0162] The rollers can include a supply roller, e.g., supply roller 108 of Figures 1 and 7A-7F, a take-up roller, e.g., take-up roller 127 of Figures 1 and 7A-7F, an imprint roller, e.g., imprint roller 116 of Figures 1 and 7A-7F, a separation roller, e.g., separation roller 120 of Figures 1 and 7A-7F. The template roll can be pulled at a steady speed.

[0163] At 904, the template fiducial marks of the template are measured to determine the template offset. The imprint tool can include a top-viewing inspection system, such as top-viewing inspection system 440 of FIGS. 4A-4B. The top-viewing inspection system can capture images of the template fiducial marks and determine the template offset based on the captured images.

[0164] In some implementations, a wafer inspection system (WIS) performs pre-inspection on a substrate. The substrate can be positioned on a station of the WIS system and aligned for pre-inspection using the WIS system. The WIS system is configured to detect gross defects or objects that may interfere with patterning or processing. The WIS system can capture an image of the entire wafer. The image captured by the WIS system can have a larger pixel size than the image captured by the overlay alignment system.

[0165] In some implementations, the substrate was loaded onto the stage. The substrate can be substrate 105 of FIG. 1, substrate 200 of FIG. 2, substrate 430 of FIG. 4A-4B, or substrate 702 of FIG. 7A-7F. The stage can be stage 102 of FIG. 1 and 7A-7F or stage 404 of FIG. 4A-4B. The stage can be an XYT air-bearing stage, where X represents the X direction, Y represents the Y direction, and T represents the theta direction. The stage can be moved by a motion system, for example, along the X direction. The imprint tool can include a controller configured to control the motion system and move the stage or adjust the position of the stage. A coordinate system, for example, an XYT coordinate system, can be set based on the stage.

[0166] The top-viewing inspection system can be positioned on the stage and have a known position in a coordinate system. The top-viewing inspection system can be configured to align (or locate) the template fiducial marks in the coordinate system and determine a template offset. The template offset can provide a map from the template field to the stage or chuck. In some examples, the template field includes multiple fiducial marks for the one or more templates. The top-viewing inspection system can include multiple cameras, each configured to capture an image including a different corresponding fiducial mark of the multiple fiducial marks for the one or more templates.

[0167] The substrate can be loaded onto the stage by a loading system, e.g., an equipment front-end module (EFEM). The substrate can be held on the stage via a chuck, e.g., a vacuum chuck. The chuck can include a measurement area having better image contrast than other areas of the chuck, and the substrate can be held on the chuck with an imprint fiducial mark on the substrate within the measurement area. The measurement area can be intercalated with a silicon material to improve image contrast. The measurement area can have a size, e.g., 4 mm x 4 mm.

[0168] In some implementations, the substrate on the stage is moved to be below (e.g., below or directly below) the resist dispenser according to the dispense alignment offset. The imprint tool can include the resist dispenser. The dispense alignment offset can be determined, for example, by the controller, based at least in part on the load offset. The load offset for the current substrate can be determined by machine learning based on the previous WIS post-imprint measurement (e.g., later in step 610), which can include a contribution from the previous substrate.

[0169] The dispense alignment offset can also be determined, at least in part, based on a dispense offset, which can provide a correction for imprinting on resist alignment from a nominal dispense location. The dispense alignment offset can also be determined, at least in part, based on a dispense nominal correction. In some examples, the dispense alignment offset is determined as the sum of the load offset, the dispense offset, and the dispense nominal correction. The resist dispenser can dispense resist, e.g., resist droplets, onto a surface on one side of the substrate, e.g., according to a defined pattern.

[0170] At 906, the substrate with the resist on that side of the substrate is moved to be below (e.g., below or directly below) the template of the template roll based on the imprint alignment offset. The imprint alignment offset can be determined, at least in part, by, for example, a controller, based on at least one of the template offset or the loading offset. In some cases, the imprint alignment offset is determined, at least in part, based on the imprint nominal correction. The imprint alignment offset can be determined as the sum of the template offset, the loading offset, and the imprint nominal correction. The controller can control the movement speed of the stage holding the substrate relative to the pulling speed of the template roll such that the template of the template roll is aligned with the substrate based on the imprint alignment offset.

[0171] At 908, the template is pressed into the resist on the substrate and the resist is cured to form an imprint on the substrate. The template can be pressed into the resist by an imprint roller, for example, as illustrated in Figures 7C and 7C-2. The imprint tool can include a light source, for example, a UV light source, that can illuminate UV light and cure the resist on the substrate. The imprint can have features to be imprinted that correspond to those of the template and imprint fiducial marks that correspond to the template fiducial marks of the template.

[0172] At 910, the imprint on the substrate is measured to determine a wafer alignment offset between the target fiducial locations and actual fiducial locations associated with the imprint fiducial marks. The imprint tool may include a downward looking inspection system that may align the locations of the imprint on the substrate in (or with respect to) a coordinate system. The downward looking inspection system may have a known position in the coordinate system and may align or locate the imprint fiducial marks of the imprint that correspond to the actual fiducial locations. The substrate with the imprint may be held within the measurement area of the chuck for measurement.

[0173] The stage can be configured to hold one or more substrates. The downward-looking inspection system can include a plurality of cameras, each configured to capture an image including a different corresponding fiducial mark of one or more imprints on the substrate.

[0174] At 912, an overlay bias of the imprint on the substrate is determined, for example by the controller, based at least in part on the wafer alignment offset. The overlay bias can be determined based on the load offset. In some embodiments, the overlay bias is determined to be the wafer alignment offset minus the load offset.

[0175] In some implementations, the substrate with the imprint is unloaded from the stage, positioned on a station of the WIS system, and aligned for post-imprint inspection. An image of the substrate with the imprint is measured, for example, by the WIS system to determine at least one of an imprint / substrate image offset or an imprint / resist image offset. The controller can update the dispense alignment offset based on at least one of the imprint / substrate image offset or the imprint / resist image offset. The imprint tool can iteratively imprint a second substrate with a template of the template roll using the updated dispense alignment offset.

[0176] In some examples, the load offset is updated based on the imprint / substrate image offset and the dispense alignment offset is updated based on the updated load offset. The updated load offset can be determined to be the same as the sum of the current load offset and a result of multiplying the imprint / substrate image offset by a first constant, and the first constant can be determined by at least one of an application, machine learning, or empirical data.

[0177] In some examples, the dispense offset is updated based on the imprint / resist image offset, and the dispense alignment offset is updated based on the updated dispense offset. The updated dispense offset can be the same as the sum of the current dispense offset and a result of multiplying the imprint / resist image offset by a second constant. The second constant is determined by at least one of an application, machine learning, or empirical data.

[0178] In some implementations, prior to imprinting the template field onto the resist on the substrate, the imprint tool can perform at least one simulated imprint sequence with the template field on the template roll being moved without contacting the resist on the substrate. The at least one simulated imprint sequence can then be performed to reduce variance in pattern placement on the wafer due to web instabilities.

[0179] In some implementations, the above process 900 can be repeated for multiple substrates using the same template to obtain the same imprint. In some implementations, after step 912, the substrate with the imprint on the first side of the substrate can be unloaded and flipped to imprint the second side of the substrate.

[0180] 9B is a flow diagram of another exemplary process 950 for fabricating an imprint on a substrate using alignment, in accordance with one or more implementations of the present disclosure. Process 950 can be used to fabricate a second imprint on a second side of the substrate. Process 950 can also be performed by the imprint tool of FIG. 9A, for example, after process 900 of FIG. 9A.

[0181] At 952, the substrate with the imprints is flipped and the flipped substrate is loaded onto the stage with a first side having the imprints facing towards the stage and a second side facing away from the stage. The previously imprinted fiducials are located facing down on the dead zone. In some implementations, the imprint tool includes an inversion device for flipping the substrate.

[0182] At 954, the inverted substrate with the inverted imprint is measured to determine the wafer alignment offset between the previously imprinted fiducial location (facing down within the dead zone) and the designed target fiducial location. A down-looking inspection system can align the inverted imprint on the inverted substrate in a coordinate system (through the substrate) and locate the inverted imprint fiducial mark of the inverted imprint, which may correspond to the second actual fiducial location. The inverted substrate can be held on the stage via a chuck, with the inverted imprint fiducial mark of the inverted imprint within the measurement area (e.g., dead zone) of the chuck to improve image contrast.

[0183] At 956, the second template fiducial mark of the second template in the template field of the template roll is measured to determine a second template offset. The up-view inspection system can align the second template of the template roll in a coordinate system and locate the second template fiducial mark, similar to step 910 of FIG. 9A.

[0184] In some implementations, the inverted substrate on the stage is moved, for example, by a motion system, to be below (e.g., below or directly below) the resist dispenser according to a second dispense alignment offset. The resist dispenser can dispense a second resist onto a second side of the substrate, for example, according to a defined pattern. The second dispense alignment offset can be determined, for example, by a controller, at least in part, based on the overlay bias and the second wafer alignment offset. The second dispense alignment offset can be determined, at least in part, based on the second dispense offset, which provides a correction for imprinting on resist alignment from the second nominal dispense location. The second dispense alignment offset can also be determined, at least in part, based on the second dispense nominal correction. In some cases, the second dispense alignment offset is the sum of the overlay bias, the second wafer alignment offset, the second dispense offset, and the second dispense nominal correction.

[0185] At 958, the inverted substrate with the second resist on the second side is moved to be below (e.g., below or directly below) the second template in the template field of the template roll based on the second imprint alignment offset. The second imprint alignment offset can be determined, for example, by the controller, based on the second template offset, the second wafer alignment offset, and the overlay bias. The second imprint alignment offset can be determined, at least in part, based on the second imprint nominal correction. In some cases, the second imprint alignment offset is the sum of the second template offset, the second wafer alignment offset, the overlay bias, and the second imprint nominal correction.

[0186] At 960, a second template of the template roll is pressed, e.g., by an imprint roller, into a second resist on a second side of the substrate, and the second resist is cured, e.g., by a light source, to form a second imprint on the second side. The second imprint can have a second imprinted feature corresponding to the second template and a second imprint fiducial mark corresponding to the second template fiducial mark of the second template.

[0187] At 962, the inverted substrate with the inverted imprint on the first side and the second imprint on the second side is measured to determine a double-sided overlay error between the target fiducial offset and the actual fiducial offset. The double-sided overlay error, i.e., the first-second side pattern error in the XYT coordinate system, can be measured by simultaneously looking through the substrate to the fiducial marks of the imprints on the first and second sides. The actual fiducial offset is a relative measurement between the inverted imprint fiducial mark of the imprint and the second imprint fiducial mark of the second imprint. The downward looking inspection system can align the inverted substrate and the inverted imprint and the second imprint on the coordinate system and locate the inverted imprint fiducial mark and the second imprint fiducial mark of the second imprint, as illustrated in FIG. 8A. The inverted imprint fiducial mark and the second imprint fiducial mark can be within the measurement area (e.g., dead zone) of the chuck. The target origin offset can be set along the X direction, the Y direction, or both.

[0188] At 964, a double-sided overlay bias between the inverted imprint on the first side and the second imprint on the second side is determined based on the double-sided overlay error, for example by the controller. The double-sided overlay bias can be determined to be the same as the sum of the previous double-sided overlay bias and the result of multiplying the double-sided overlay error by a constant. The constant can be determined by at least one of an application, machine learning, or empirical data.

[0189] In some implementations, the imprint tool can update the overlay bias to be a double-sided overlay bias, for example in process 950, and iteratively imprint a second substrate using a second template in the template roll based on the updated overlay bias.

[0190] In some implementations, the WIS system can perform a post-inspection, measure an image of the inverted imprint and the inverted substrate with the second imprint, and determine a second imprint / resist image offset. The second dispense alignment offset can be updated based on the second imprint / resist image offset. In some cases, the second dispense offset is updated based on the second imprint / resist image offset, and the second dispense alignment offset is updated based on the updated second dispense offset. The updated second dispense offset can be the same as the sum of the current second dispense offset and a result of multiplying the second imprint / resist image offset by a constant. The constant can be determined by at least one of an application, machine learning, or empirical data. The imprint tool can iteratively imprint the second substrate using the second template of the template roll based on the updated second dispense alignment offset.

[0191] In some implementations, the stage holds a first substrate via a first chuck and a second substrate via a second chuck, the substrate being the first substrate. The template field of the template roll can include a first template and a second template. The imprint tool can align the first substrate with the first template and the second substrate with the second template based on the imprint alignment offset and form a first imprint on a first side of the first substrate and a second imprint on a first side of the second substrate. The imprint tool can be further configured to flip the first substrate, load the inverted first substrate onto the second chuck, flip the second substrate, and load the inverted second substrate onto the first chuck, as illustrated in FIG. 7G. The imprint tool can be further configured to align the inverted second substrate with the first template and the inverted first substrate with the second template based on a second imprint alignment offset and form a first imprint on a second side of the second substrate and a second imprint on a second side of the first substrate.
