Description

[Technical field]

[0001] This application claims priority to a Chinese patent application bearing application number 202211652413.9 and entitled "Silicon-on-insulator substrate and manufacturing method thereof" filed with the China Patent Office on December 21, 2022, the entire contents of which are incorporated herein by reference.

[0002] The present application relates to the technical field of integrated circuit materials, and in particular to silicon-on-insulator substrates and methods for fabricating the same. [Background technology]

[0003] Silicon-on-insulator substrates as engineering substrate wafers are based on conventional polished wafers, and through unique technical means, a uniformly distributed oxide layer called buried oxide layer is introduced, resulting in a semiconductor material with a sandwich structure of upper device silicon layer / buried oxide layer / support substrate silicon layer. Silicon-on-insulator substrates have advantages that bulk silicon does not have, such as realizing complete physical isolation of components in integrated circuits, completely eliminating the parasitic latch-up effect of bulk silicon Complementary Metal-Oxide-Semiconductor (CMOS) circuits, and having obvious advantages in power consumption, operating speed, radiation resistance and device integration, which has attracted a lot of attention. In recent years, with the continuous progress of process technology, the production of silicon-on-insulator substrates has been developing rapidly.

[0004] The thickness of the silicon layer of the upper device and the thickness of the buried oxide layer of the wafer manufactured by oxygen implantation separation technology (Separation by Implanted Oxygen, SIMOX) are very uniform, but due to the limitations of the oxygen ion implantation process, the thickness of the silicon layer of the upper device cannot exceed 300 nm, and the thickness of the buried oxide layer cannot exceed 240 nm. In addition, discontinuous silicon island defects are often found in the buried oxide layer, which makes the breakdown voltage of the buried oxide layer much lower than that of traditional thermal oxidation. In addition, the ion implantation process causes a large amount of lattice damage in the silicon layer of the upper device, and these lattice damages cannot be repaired in time and cause dislocation defects, which limits the product applications and technological development of oxygen implantation separation technology.

[0005] The traditional oxygen implantation bonding process is based on oxygen ion implantation to form an initial silicon-on-insulator substrate material, which is then bonded and thinned with another supporting semiconductor wafer substrate, and the corrosion selectivity of the implanted buried oxide layer is utilized to transfer the single-crystalline silicon layer to the supporting silicon wafer substrate. However, during the oxygen ion implantation process, the buried oxide layer itself formed by oxygen ion implantation has a lower continuity and density than the traditional thermal oxide layer, and is prone to the generation of several silicon channels similar to "silicon islands". When these silicon channels are removed during the selective etching process, pinholes will be formed, which will affect the silicon layer of the device under the buried oxide layer, generate corrosion pits, and affect the crystal quality of the silicon-on-insulator substrate, causing the risk of leakage and failure of the device. [0018] The technical solutions in the embodiments of the present application are clearly and completely described below in conjunction with the accompanying drawings of the embodiments of the present application. [0019] The embodiments of the present application provide a silicon-on-insulator substrate and a method for manufacturing the same. Each of the embodiments will be described in detail below. Note that the order of the description of the embodiments below does not limit the preferred order of the embodiments.

[0020] Referring to FIG. 1 , an embodiment of the present application provides a silicon-on-insulator substrate and a manufacturing method thereof, including: Step S1: A first semiconductor wafer 1 is provided, the first semiconductor wafer 1 including a first monocrystalline silicon layer 11, a first oxide layer 12, and a first substrate silicon layer 13, the first oxide layer 12 being located between the first monocrystalline silicon layer 11 and the first substrate silicon layer 13; a second semiconductor wafer 2 is provided, the second semiconductor wafer 2 including a second substrate silicon layer 22 and a second oxide layer 21 located on the second substrate silicon layer 22, where the first oxide layer 12 is formed by oxygen implantation separation, there is unoxidized silicon in the first oxide layer 12, the first oxide layer 12 includes silicon oxide and unoxidized silicon between the silicon oxides, and the silicon oxide in the first oxide layer 12 is discontinuous. Step S2: Bond the first semiconductor wafer 1 and the second semiconductor wafer 2 to form a third semiconductor wafer 3, and perform a first anneal on the third semiconductor wafer 3. The purpose of the first anneal is to improve the bonding strength at first, and this time, in order to control the thermal budget, the temperature of the first anneal is lowered to reduce the thermal budget. Step S3: mechanically grind the first substrate silicon layer 13 to thin the first substrate silicon layer 13. Adding a mechanical grinding step before chemical mechanical polishing shortens the overall thinning time. At the same time, the process of thinning the first substrate silicon layer 13 will cause damage, so during the thinning process, it is necessary to control the thinning thickness and ensure the damaged layer, which will be removed by the subsequent chemical mechanical polishing step. Step S4: Chemical Mechanical Polishing (CMP) is performed on the first substrate silicon layer 13, and the polishing is automatically stopped when the surface of the first oxide layer 12 is reached. In this step, the above-mentioned preliminary damage layer is first removed by chemical mechanical polishing, and then the polishing is automatically stopped when the surface of the first oxide layer 12 is reached and the first oxide layer 12 is exposed, and in the second annealing, the silicon still present in the first oxide layer 12 is completely oxidized to form a continuous oxide layer. Step S5: A second annealing is performed on the third semiconductor wafer 3, and argon gas and oxygen are introduced during the process of the second annealing. The purpose of the second annealing is to further improve the bonding strength, while the temperature of the second annealing is strictly controlled, and if its temperature is higher than that of the first annealing, the temperature and time of the second annealing need to be reasonably controlled to further control the thermal budget. Moreover, after the second annealing, the discontinuous oxide layer still existing in the aforementioned first oxide layer 12 has been completely oxidized. Step S6: Use a chemical etchant to etch and remove the first oxide layer 12 to obtain a silicon-on-insulator substrate. After the chemical etchant removes the first oxide layer 12, subsequent verification of defective particles shows that there are no pinholes and channels 52 in the process of etching and removing the first oxide layer 12 by the chemical etchant. All the above steps are mandatory and the order cannot be changed.

[0021] In this application, the oxygen implantation bonding technique is used to fabricate silicon-on-insulator substrates. The oxygen implantation separation technique is used to fabricate wafers, where oxygen atoms are implanted into the wafer, and after high-temperature annealing, the oxygen atoms react with the surrounding silicon atoms to produce a layer of silicon dioxide. The difficulty with this technique is to control the depth and thickness of the oxygen ion implantation. In addition, some discontinuous silicon island defects 51 are often found in the oxide layer. Due to the presence of these silicon island defects 51, the subsequent bonding procedure is usually not performed, or even if the bonding technique is used, the problem of silicon island defects 51 in the oxide layer produced by the oxygen implantation separation technique is ignored or not solved.

[0022] This application uses oxygen injection bonding technology and replaces the traditional alkaline etching process with CMP technology. In this application, the bonded third semiconductor wafer 3 is first mechanically ground and then chemically mechanically polished, which automatically stops on the surface of the first oxide layer 12 as a barrier layer, thereby shortening the chemical mechanical grinding time. At the same time, after chemical mechanical grinding, the first oxide layer 12 is exposed, and the first oxide layer 12 is fully oxidized by the second annealing to avoid the formation of pinholes that cause the pinholes to spread in the channel 52 under the first oxide layer 12 after alkaline etching, thereby reducing the surface defects of the first monocrystalline silicon layer 11 under the first oxide layer 12.

[0023] In the present application, a first semiconductor wafer 1 and a second semiconductor wafer 2 separated by oxygen implantation are provided, and the first semiconductor wafer 1 and the second semiconductor wafer 2 are bonded together, and the bonding strength is improved by a first anneal. Since the efficiency of thinning the first substrate silicon layer 13 is reduced by only using the CMP technique, in the present application, the first substrate silicon layer 13 is first partially thinned using mechanical grinding, and then polished to the surface of the first oxide layer 12 using the CMP technique to remove the preliminary damage layer caused by the mechanical grinding and expose the first oxide layer 12. At this point, silicon island defects 51 still exist in the first oxide layer 12, so that all the silicon island defects 51 are oxidized to silicon dioxide by introducing oxygen simultaneously with the second annealing, and can be removed by hydrofluoric acid etching, and finally a silicon-on-insulator substrate material with low defect density is obtained.

[0024] Referring to Figure 2, the conventional oxygen implantation bonding process forms an initial silicon-on-insulator substrate material based on oxygen ion implantation, then bonds and thins it with another supporting semiconductor wafer substrate, and transfers the single-crystal silicon layer to the supporting semiconductor wafer substrate by utilizing the etch selectivity of the implanted oxide layer. However, during the oxygen ion implantation process, particles are generated due to the collision of oxygen ions with the silicon surface, and these particles create a mask barrier effect, so that silicon is not completely oxidized to silicon oxide, and some silicon is mixed into this oxide layer, resulting in a discontinuous oxide layer in the implanted layer, that is, there exists a precursor of pinholes, i.e., silicon island defects 51, between the oxide layers. The conventional oxygen injection bonding process uses a selective chemical etching solution (tetramethylammonium hydroxide or potassium hydroxide) process to remove the remaining first substrate silicon layer 13 on the first oxide layer 12, and the silicon island defects 51 in the first oxide layer 12 are corroded by alkali to form pinholes, and the alkaline solution penetrates into the pinholes, connecting the pinholes to form channels 52 through which the alkaline etching solution can penetrate. Since the channels 52 exist in both the first oxide layer 12 and the first single crystal silicon layer 11, corrosion pits 53 are formed in the first single crystal silicon layer 11 under the first oxide layer 12, and the more corrosive the alkaline solution is, the deeper the corrosion pits 53 are.

[0025] 3, the present application uses selective chemical mechanical polishing instead of selective chemical etching to remove the remaining first substrate silicon layer 13 on the first oxide layer 12, the chemical mechanical polishing automatically stops when it reaches the surface of the first oxide layer 12, and the slurry used for chemical mechanical polishing is much less corrosive than the alkaline etching solution, so that the corrosion pits 53 generated in the lower first monocrystalline silicon layer 11 are much smaller than the corrosion pits 53 generated by the traditional oxygen injection bonding process. At the same time, the present application introduces a second annealing step after chemical mechanical polishing, and oxygen is introduced during the second annealing to oxidize the silicon island defects 51 at high temperature and convert them into silicon dioxide components, which can be removed by the subsequent hydrofluoric acid etching, thereby forming a silicon-on-insulator substrate with low defect density.

[0026] In step S1, a first semiconductor wafer 1 and a second semiconductor wafer 2 are provided, as shown in Figures 4 and 5. The first semiconductor wafer 1 is formed by oxygen implantation isolation, and a first oxide layer 12 is formed in the silicon wafer using an ion implantation process. The thicknesses of the first monocrystalline silicon layer 11 and the first oxide layer 12 of the first semiconductor wafer 1 produced by the oxygen implantation isolation technology are very uniform, but due to the limitations of the oxygen ion process, the thickness of the first oxide layer 12 cannot be adjusted in a wide range. In addition, in the first oxide layer 12, localized areas of the surface are shielded by particles during the implantation process, resulting in the generation of discontinuous oxide layers, and a large number of silicon island defects 51 exist in these discontinuous oxide layers. The second semiconductor wafer 2 is based on a conventional Czochralski single crystal substrate wafer or a zone melt single crystal substrate wafer, and a thermal oxide layer is grown on the surface using dry oxygen oxidation or wet oxygen oxidation to form a thermal oxide layer, which has better density and continuity than the first oxide layer 12, and the thickness of the second oxide layer 21 can be adjusted in a wide range. Since dry oxygen oxidation uses only pure oxygen, the growth rate of the oxide layer is slow, and it is mainly used to form thin films and can form oxides with good conductivity. In wet oxygen oxidation, both oxygen and water vapor with high solubility are used. Therefore, the oxide layer grows quickly and a thicker oxide layer is formed. However, compared with dry oxygen oxidation, the density of the oxide layer formed by wet oxygen oxidation is lower. Generally, at the same temperature and time, the oxide layer obtained by wet oxygen oxidation is about 5 to 10 times thicker than the oxide layer obtained by dry oxygen oxidation. The thickness of the second oxide layer 21 may be 20 to 4000 nm. When a first semiconductor wafer 1 and a second semiconductor wafer 2 are oxygen-implant bonded to form a silicon-on-insulator substrate by the method of the present application, not only is the thickness of the oxide layer adjustable and the top silicon layer relatively uniform, but the method of the present application can also significantly reduce surface defects in the top silicon layer.

[0027] In step S2, the first semiconductor wafer 1 is placed on the second semiconductor wafer 2, and the first monocrystalline silicon layer 11 of the first semiconductor wafer 1 and the second oxide layer 21 of the second semiconductor wafer 2 are contacted and bonded to obtain a third semiconductor wafer 3 as shown in FIG. 6. A first annealing is performed to ensure that the first semiconductor wafer 1 and the second semiconductor wafer 2 have sufficient bonding strength to prevent the first semiconductor wafer 1 from falling off during the subsequent thinning process, and at the same time, the temperature of the first annealing is in a relatively low range to reduce the thermal budget.

[0028] In some embodiments of the present application, the temperature of the first annealing is lower than the temperature of the second annealing. The temperature of the first annealing can be 300° C. to 700° C., the annealing temperature can be 400° C. to 600° C., or the annealing temperature can be 500° C. The time of the first annealing can be 2 to 4 hours or 3 hours. In some embodiments of the present application, the bonding strength of the third semiconductor wafer 3 after the first annealing is 1.5 J / m 2 That is all. By carrying out the first annealing, the bonding strength of the third semiconductor wafer 3 is increased, and it is possible to prevent the first semiconductor wafer 1 from falling off in the subsequent thinning process.

[0029] In step S3, the bonded third semiconductor wafer 3 is mechanically ground to obtain a semiconductor wafer as shown in FIG. 7. First, a coarse grinding wheel with a mesh number <800 is used for the primary grinding, and then a fine grinding wheel with a mesh number >3000 is used for the secondary grinding. In step S4, the ground third semiconductor wafer 3 is selectively chemically mechanically polished to obtain a semiconductor wafer as shown in FIG. 8. When polishing down to the first oxide layer 12, the slurry only polishes away silicon and does not polish away silicon oxide, so it automatically stops at the surface of the first oxide layer 12. In addition, the corrosion ability of the slurry used for chemical mechanical polishing is much smaller than that of the alkaline etching solution used in the conventional process, so the corrosion pits 53 generated in the lower first single crystal silicon layer 11 are much smaller than the corrosion pits 53 generated by the conventional oxygen injection bonding process.

[0030] In some embodiments of the present application, the time of mechanical grinding and thinning is t1 min, and the time of chemical mechanical polishing is t2 min, and 10≦t1+t2≦20. In some embodiments of the present application, 12≦t1+t2≦18. In some embodiments of the present application, 14≦t1+t2≦16. In some embodiments of the present application, the time of mechanical grinding and thinning is t1 min, and the time of the chemical mechanical polishing is t2 min, where 5≦t1≦10 and 5≦t2≦10. For example, t1 can be 6, 7, 8, 9, or a range between any two of these values, and t2 can be 6, 7, 8, 9, or a range between any two of these values. In some embodiments of the present application, 6≦t1≦9 and 6≦t2≦9. In some embodiments of the present application, 7≦t1≦8 and 7≦t2≦8.

[0031] In some embodiments of the present application, the removal rate of the chemical mechanical polishing may be between 0.5 μm / min and 1 μm / min, or between 0.6 μm / min and 0.8 μm / min. In some embodiments of the present application, after thinning the first substrate silicon layer in the mechanical grinding step, the resulting thickness of the first substrate silicon layer may be 5-10 μm, 6-9 μm, or 7-8 μm.

[0032] In some embodiments of the present application, after mechanical grinding and thinning, a thinned first substrate silicon layer is obtained, where the thinned first substrate silicon layer includes a preliminary damage layer. In some embodiments of the present application, the chemical mechanical polishing step first removes the pre-damaged layer and then stops polishing when the surface of the first oxide layer is reached. In some embodiments of the present application, the thickness of the pre-damaged layer is 3-5 μm, and may be 4 μm.

[0033] The direct use of CMP technology on the first substrate silicon layer is inefficient, because the CMP rate is about 0.5 μm / min to 1 μm / min, and it takes hundreds of minutes to produce a wafer of several hundred microns. Therefore, in order to improve the efficiency, mechanical grinding is first used to partially thin the first substrate silicon layer 13, but a preliminary damage layer will be introduced during the mechanical grinding. Then, CMP technology is used to polish down to the surface of the first oxide layer 12, removing the preliminary damage layer caused by mechanical grinding and exposing the first oxide layer 12. The combined use of mechanical grinding and CMP technology not only improves the thinning efficiency and saves the manufacturing time of the silicon-on-insulator substrate, but also ensures the removal amount of the silicon layer. In addition, by controlling the thickness of the preliminary damage layer and the first substrate silicon layer 13 to be thinned by mechanical grinding, the mechanical grinding does not damage the first oxide layer 12, and the integrity of the first oxide layer 12 is ensured.

[0034] Furthermore, the pH value of the slurry used in the chemical mechanical polishing is 10.5 or more, or 11 or more, and the particle size of the slurry is 50 nm or less, 45 nm or less, or 40 nm or less. When the pH value and particle size of the slurry are within the above ranges, the slurry has better selectivity for silicon removal, thereby reducing the impact on the underlying first oxide layer 12 and further reducing the formation of surface defects. Furthermore, the temperature of the chemical mechanical polishing is 20°C to 40°C, or 30°C.

[0035] In step S5, the polished third semiconductor wafer 3 is placed into an annealing furnace and a second annealing is performed to obtain the semiconductor wafer as shown in Figure 9. The second annealing not only improves the bond strength, but more importantly, introduces oxygen to oxidize the silicon island defects 51 at high temperature and convert them into silicon dioxide components, which can be removed by a subsequent hydrofluoric acid etch.

[0036] In some embodiments of the present application, in the second annealing, the annealing temperature is 800°C to 1200°C, 900°C to 1100°C, or 1000°C, the second annealing time is 4 to 6 hours, or 5 hours, the heating rate during the annealing process is 2 to 4°C / min, and the cooling rate is 3 to 5°C / min. Argon gas and oxygen are introduced during the annealing process, and the oxygen partial pressure ratio can be 3% to 20%, 5% to 15%, or 10% to 13%. In some embodiments of the present application, the bonding strength of the third semiconductor wafer after the second anneal is 2 J / m 2 That is all. The second annealing not only oxidizes the silicon island defects 51 in the first oxide layer 12, but also improves the bonding strength.

[0037] By adding the second anneal based on the first anneal, not only can the bonding strength of the third semiconductor wafer 3 be further improved, but the two-step anneal can also reduce the annealing temperature and annealing time to a certain extent, thereby reducing the thermal budget. In step S6, a dilute HF solution is used to etch and remove the annealed first oxide layer 12, finally obtaining a semiconductor wafer as shown in Fig. 10. In order to prevent the second oxide layer 21 on the backside from being etched and removed, a monolithic spin etching method is used to spin coat the HF solution onto the front side of the first oxide layer 12 to remove this ion-implanted layer.

[0038] In some embodiments of the present application, the HF concentration can be 3%-20%, 5%-15%, or 10%-13%. The rotation speed of the semiconductor wafer is 300-2000 RPM / min. The temperature of the HF solution is controlled by a chiller and can be in the range of 20°C-40°C, or 30°C.

[0039] In the present application, chemical mechanical polishing is used instead of selective chemical etching to remove the remaining first substrate silicon layer 13 on the first oxide layer 12, so that the corrosion pits 53 generated in the lower first monocrystalline silicon layer 11 are much smaller than the corrosion pits 53 generated by the conventional oxygen implantation bonding process. Also, the chemical mechanical polishing removes the ground and thinned first substrate silicon layer 13 of the bonded third semiconductor wafer 3, and automatically stops at the surface of the first oxide layer 12 as a barrier layer, thereby exposing the first oxide layer 12, so that the discontinuous oxide layer can be completely oxidized by the subsequent second annealing. On this basis, in the second annealing, a high temperature annealing method is used, and oxygen is introduced during the annealing process to oxidize all the silicon island defects 51 to silicon dioxide, which can be removed by hydrofluoric acid etching. Then, the first oxide layer 12 and the silicon island defects 51 therein can be completely removed by a chemical etchant such as hydrofluoric acid, and finally a silicon-on-insulator substrate material with low surface defect density is obtained. The effect of low defect density is verified by detecting the number of defect particles on the upper silicon layer.

[0040] 11, an embodiment of the present application further provides a silicon-on-insulator substrate, which is manufactured by the above-mentioned manufacturing method, and the silicon-on-insulator substrate includes an upper silicon layer 41, an oxide layer 42, and a substrate silicon layer 43 arranged from top to bottom, and the number of surface defect particles of the upper silicon layer 41 is 5 or less (particle diameter≧0.12 μm). In the silicon-on-insulator substrate manufactured by the above-mentioned manufacturing method, the number of surface defect particles of the upper silicon layer 41 is significantly reduced.

[0041] Furthermore, the thickness of the oxide layer 42 can be 20 nm to 4000 nm, 50 nm to 3000 nm, or 1000 nm to 2000 nm. The silicon-on-insulator substrate manufactured by the above method not only reduces surface defects, but also allows the thickness of the oxide layer 42 to be adjusted in a wide range.

[0042] The following describes the present invention by giving specific examples. Example 1 This embodiment provides a method for fabricating a silicon-on-insulator substrate, which includes the following steps. 1) A first semiconductor wafer 1 is provided which is an oxygen-implanted and isolated SIMOX wafer, and includes a first single crystal silicon layer 11, a first oxide layer 12, and a first substrate silicon layer 13. A second semiconductor wafer 2 is provided which has a thermal oxide layer grown on its surface based on a conventional Czochralski single crystal substrate wafer or a zone melt single crystal substrate wafer. 2) The first semiconductor wafer 1 is bonded to another second semiconductor wafer 2 as a supporting substrate to form a third semiconductor wafer 3, and a first annealing is performed on the bonded third semiconductor wafer 3. 3) Thinning to the target thickness by mechanical grinding. 4) Next, chemical mechanical polishing is performed on the third semiconductor wafer 3, and the polishing is automatically stopped after reaching the surface of the first oxide layer 12, and the pH value of the chemical mechanical polishing slurry is 11, and the slurry particle size is 50 nm. 5) Annealing The second annealing is performed with an oxygen partial pressure of 3%. 6) Then, the first oxide layer 12 is etched away using a dilute HF solution, thereby obtaining a silicon-on-insulator material with low defect density, the concentration of the HF solution is 3%, and the temperature of the HF solution is 20°C.

[0043] The manufacturing methods of Examples 2 to 12 are the same as those of Example 1 except for different condition parameter settings. See Table 1 for details. The number of surface defect particles of the silicon-on-insulator substrate manufactured by the manufacturing method of the embodiment is compared with the number of surface defect particles of the silicon-on-insulator substrate manufactured by the conventional oxygen injection bonding process, and the results are shown in FIGS. 12 and 13. It can be seen that the number of surface defect particles of the silicon-on-insulator substrate manufactured by the manufacturing method of the present application is significantly reduced.

[0044] Table 1 shows the results of comparing the number of surface defect particles of the silicon-on-insulator substrates manufactured in Examples 1 to 12. [Table 1]

[0045] As can be seen from Table 1, except for Example 5 and Example 8, the number of surface defect particles in the other examples is 5 or less, which indicates that the number of surface defect particles of the silicon-on-insulator substrate manufactured using the manufacturing method of the present application is significantly reduced. The pH values of the chemical mechanical polishing slurry in Example 5 and Example 8 are not within the range of the present application, which indicates that the pH value of the chemical mechanical polishing slurry affects the final number of surface defects, and if the pH value is too low, the selectivity of polishing removal will be deteriorated, so the pH value of the chemical mechanical polishing slurry needs to be controlled within the range of the present application.

[0046] In this application, chemical mechanical polishing is used instead of alkaline etching to prevent the silicon island defects 51 from propagating under the oxide layer after alkaline etching, and a second anneal is added to introduce oxygen to oxidize the silicon island defects 51 and then remove them, resulting in a silicon-on-insulator substrate with low defect density.

[0047] The above is a detailed introduction of the silicon-on-insulator substrate and its manufacturing method provided in the present application, and in this specification, specific examples are used to explain the principles and embodiments of the present application. The above description of the examples is only used to understand the method and core idea of the present application, and at the same time, for those skilled in the art, specific embodiments and application scope may be changed based on the idea of the present application. In summary, the contents of this specification should not be construed as limiting the present application.
