[0240] A sheet was manufactured by molding the silicone-based resin composition of each of Examples 1 to 6 and Comparative Examples 1 to 5 by heat press at 165 °C under pressure conditions shown in Table 2 below. Next, the sheet was cured at 150°C for 2 hours, and then manufactured into a sample having a width of 30 mm, a length of 30 mm, and a thickness of 4 mm. Next, the thermal conductivity of the samples manufactured in Examples 1 to 6 and Comparative Examples 1 to 5 was measured according to the ISO 22007-2 method at 25°C using a thermal conductivity analyzer (model name: TPS-2500S, manufacturer: Hot Disk AB). Results are shown in Table 2 below.

[0250] Referring to Tables 1 and 2, the silicone-based resin compositions of Examples 1 to 6 include a large-diameter conductive powder having an average particle diameter (D50) of 10 JMH or more and a SPAN (D90-D10 / D50) of 2.5 or less. Accordingly, it was confirmed that Examples 1 to 6 have a low thermal conductivity change rate, a relatively strong adhesive strength and an appropriate Junction separation length, compared to Comparative Examples 1 to 5, even if the vol% of the conductive fillers was the same. Therefore, it can be confirmed that Examples 1 to 6 can perform appropriate heat dissipation function and improve the reliability of product performance, compared to Comparative Examples 1 to 5, even when manufactured for commercialization under different pressurizing conditions. Claims
[CLAIMS]
1. A silicone-based resin composition, comprising: an organic polysiloxane; a conductive filler; and a curing catalyst, wherein the conductive filler comprises a spherical conductive powder having an average particle diameter (D50) of 10 JMH or more and a SPAN (D90-D10 / D50) of 2.5 or less.
2. The silicone-based resin composition according to claim 1, wherein the spherical conductive powder has an aspect ratio of 1 to 1.5.
3. The silicone-based resin composition according to claim 1, wherein the spherical conductive powder has a roundness of 0.95 to 1.
4. The silicone-based resin composition according to claim 1, wherein the spherical conductive powder has a specific surface area of 0.01 m2 / g to 1.5 m2 / g.
5. The silicone-based resin composition according to claim 1, wherein the spherical conductive powder has a tapped density of 1.0 g / cm3to 10.0 g / cm3.
6. The silicone-based resin composition according to claim 1, wherein a content of the conductive filler based on a total volume of the silicone-based resin composition is 50 vol% to 80 vol%.
7. The silicone-based resin composition according to claim 1, wherein the conductive filler further comprises at least one of a flake-type conductive powder and a dendrite-type conductive powder.

The silicone-based resin composition according to claim 1, wherein the silicone-based resin composition has a heat dissipation bonding index of 1 or more expressed by Equation 1 below:[Equation 1]Heat dissipation bonding index = LSS(N / mm2) / TCC(%) x 100 where LSS is a lap shear strength of the silicone-based resin composition measured by DIN EN 1465 and is a value excluding a unit, and TCC is a thermal conductivity change rate measured by the following measurement method and is a value excluding a unit:[Measurement method]1) the silicone-based resin composition is molded by heat press for 15 minutes under conditions of 165 °C and a pressure of 10 kgf / cm2to manufacture a first sheet, and separately, the silicone-based resin composition is molded by heat press for 15 minutes under conditions of 165°C and a pressure of 0.1 kgf / cm2to manufacture a second sheet,2) the first sheet and the second sheet are cured at 150°C for 2 hours to respectively manufacture a sample of the first sheet and a sample of the second sheet,3) a thermal conductivity of the first sheet sample and a thermal conductivity of the second sheet sample are measured at 25°C according to ISO 22007-2,4) a thermal conductivity change rate is calculated according to Equation 2 below:[Equation 2]Thermal conductivity change rate(%) = ( | TCio - TCo.i | / TCio)x100 where TCio is a thermal conductivity (W / mK) of the first sheet sample, and TCo.i is a thermal conductivity (W / mK) of the second sheet sample.
9. The silicone-based resin composition according to claim 8, wherein the lap shear strength measured by DIN EN 1465 is 0.5 N / mm2or more.
10. The silicone-based resin composition according to claim 8, wherein the thermal conductivity change rate measured by the measurement method is less than 30 %.

The silicone-based resin composition according to claim 1, wherein a shear modulus, expressed by Equation 3 below, of the silicone-based resin composition is 1 N / mm3or more and less than 3 N / mm3:[Equation 3]Shear modulus (N / mm3) = LSS(N / mm2) / JSL(mm) where LSS represents a lap shear strength of the silicone-based resin composition measured by DIN EN 1465, and ISL represents a lunction separation length of the silicone-based resin composition measured by DIN EN 1465.

A semiconductor device, comprising:a semiconductor package; a heat dissipation part disposed on the semiconductor package; and a heat conduction layer interposed between the semiconductor package and the heat dissipation part, wherein the heat conductive layer comprises a silicone-based resin composition, the silicone-based resin composition comprises an organic polysiloxane, a conductive filler, and a curing catalyst, and the conductive filler comprises a spherical conductive powder having an average particle diameter (D50) of 10 JMH or more and a SPAN (D90-D10 / D50) of 2.5 or less.
