[0013] The examples described herein generally relate to the field of semiconductor processing, and more specifically, to memory elements (including three-dimensional (3D) dynamic random access memory (DRAM)) and methods for semiconductor processing (including forming storage node contact (SNC) bonding surfaces for memory elements such as 3D DRAM). According to various examples, stacked semiconductor structures are formed on a substrate. The stacked semiconductor structure includes multiple cell stacks (e.g., up to one hundred or more cell stacks), each cell stack including layers selected from a different set of materials, and vertically repeating the structure of the cell stacks (e.g., each cell stack being a transposition or vertical mirror of adjacent cell stacks), each cell stack including one or more semiconductor layers and one or more dielectric layers. The cell stacks are used to form memory elements, such as 3D DRAM elements. Specifically, the stacked semiconductor structure is used to form vertically stacked memory elements having capacitor structures (e.g., capacitor portions) laterally disposed from the transistors (e.g., transistor portions) of the cell stacks. The formation of the memory elements of the cell stacks utilizes doped semiconductor layers laterally positioned in an opening-down recess in the film stack, this recess being formed by pulling back the semiconductor layers in the cell stack. A doped silicon layer is conformally deposited in the recessed cavity, including on a portion of the semiconductor layer exposed in the recessed cavity (e.g., a vertical portion of the semiconductor layer). In one example, the doped silicon layer is an amorphous silicon layer. In another example, the doped silicon layer is a polycrystalline layer. Depending on the situation, an undoped silicon layer may be deposited prior to the aforementioned doped silicon layer. An optional thermal annealing process (e.g., a rapid thermal processing operation) is then performed on the stacked semiconductor structure. Thus, a dopant (e.g., phosphorus, arsenic) from the doped silicon layer can be driven into the semiconductor layer and / or the optional undoped silicon layer by the thermal annealing process to form source or drain regions. The drain or source regions in the semiconductor layer may have been pre-formed opposite to the formed source or drain regions, respectively. A capacitor is then formed in the capacitor region of the recessed cavity, with a portion of the contact from the transistor to the capacitor formed by depositing the doped silicon layer.

[0014] Semiconductor processing as described herein, including the formation of stacked semiconductor structures, can ensure dopant implantation in off-line locations during the formation of memory elements (such as 3D DRAM elements) having recesses during formation. Additionally, the semiconductor processing described herein can provide desired doping levels in side recesses during the formation of memory elements, for example, in cases where the lateral width of the recess exceeds the vertical height of the recess, such as in side recesses with high aspect ratios.

[0015] Furthermore, various numbers of vertically stacked memory elements can be realized without adding other different materials, and capacitors of different sizes (e.g., with different capacitance values) can be implemented according to the disclosures herein, while maintaining the same or substantially similar set of process steps. The different examples in this document can also realize single- or dual-gate transistors for 3D DRAM.

[0016] Various different examples are described below. Although multiple features of different examples may be described together in a process flow or system, each feature may be implemented individually or separately and / or in different process flows or different systems. Furthermore, various process flows are described as sequential; other examples may implement process flows in different sequences and / or with more or fewer operations. Additionally, although source and drain nodes and source and drain regions are described in various examples, this description may more generally refer to source / drain nodes or source / drain regions. Moreover, in some examples, n-type transistors are described, but more generally, any type of transistor (e.g., p-type transistor) may be implemented.

[0017] Figure 1 This is a circuit diagram of a dynamic random access memory (DRAM) cell 100 according to some examples of this disclosure. The DRAM cell 100 includes an n-type transistor 2 and a capacitor 4. A first node 6 (e.g., a drain node) of the n-type transistor 2 is electrically connected to a bitline (BL) node 8. A second node 10 (e.g., a source node) of the n-type transistor 2 is electrically connected to a first terminal of the capacitor 4, and a second terminal of the capacitor 4 (opposite to the first terminal) is electrically connected to a power supply node (e.g., a ground node). A gate node 12 of the n-type transistor 2 is electrically connected to a wordline (WL) node 14.

[0018] Figure 2 This is a perspective view of DRAM based on some examples of this disclosure. Figure 2 Two DRAM cells mirrored along a vertical axis are depicted; for convenience, these two DRAM cells may be referred to herein as a mirrored DRAM pair 200. As will become apparent in the following description, multiple mirrored DRAM pairs (e.g., two pairs, three pairs, etc.) may be vertically stacked in a DRAM structure. To avoid unnecessarily obscuring the appearance of the figures, one DRAM cell of the mirrored DRAM pair is labeled with a component symbol, and those skilled in the art will readily understand the mirrored components in the other DRAM cell of the mirrored DRAM pair.

[0019] The DRAM cell includes an n-type transistor 22 (e.g., corresponding to n-type transistor 2) and a capacitor 24 (e.g., corresponding to capacitor 4). The n-type transistor 22 includes a semiconductor layer 26 forming the active region of the n-type transistor 22. In one or more embodiments, the semiconductor layer 26 is p-type doped, for example, lightly p-type doped (e.g., less than about 1 atom per 100 million atoms). In other embodiments, the semiconductor layer 26 is undoped. A first region 28 (e.g., corresponding to first node 6) and a second region 30 (e.g., corresponding to second node 10) are disposed in the semiconductor layer 26, wherein a channel region is located between the first region 28 and the second region 30 in the semiconductor layer 26. In one or more embodiments, in some cases (e.g., when the cell is programmed with a single charge), the first region 28 is a drain region, the first node 6 is a drain node, the second region 30 is a source region, and the second node 10 is a source node. In other cases (e.g., when programming the cells with zero charge), the first region 28 is the source region, the first node 6 is the source node, the second region 30 is the drain region, and the second node 10 is the drain node. In this example, the first region 28 and the second region 30 are n-type doped. A gate dielectric layer (first dielectric layer 32) is disposed on the semiconductor layer 26 (e.g., on the top surface of the semiconductor layer 26), and a gate electrode 34 (e.g., corresponding to gate node 12) is disposed on the first dielectric layer 32.

[0020] Capacitor 24 includes an outer plate 36 (e.g., corresponding to a first terminal of capacitor 4), a capacitor dielectric layer 38, and an inner plate 40 (e.g., corresponding to a second terminal of capacitor 4). The outer plate 36 is a conductive material, such as metal or a metal-containing material. The outer plate 36 typically has a single-capped cylinder, a single-capped rectangular prism, or the like. The outer plate 36 typically extends laterally from the n-type transistor 22 and has a second region 30 contacting the n-type transistor 22 to electrically connect the second region 30 to the capped terminal of capacitor 24. The end of the outer plate 36 opposite the n-type transistor 22 is open. The capacitor dielectric layer 38 is a dielectric material conformally disposed along the inner surface of the outer plate 36. The dielectric material of the capacitor dielectric layer 38 may be a high-k dielectric material (e.g., having a k value greater than 4.0). The inner plate 40 is a conductive material, such as metal or a metal-containing material, and is disposed on the capacitor dielectric layer 38 and fills the remaining interior portion of the outer plate 36.

[0021] Bit line contacts 42 (e.g., corresponding to BL node 8) are configured to laterally contact a first region 28 of the n-type transistor 22. Bit line contacts 42 extend vertically, and a mirrored DRAM pair extends along the mirrored vertical axis of the bit line contacts 42. Power contacts 44 (e.g., ground contacts) are configured to laterally contact the inner plate 40 of the capacitor 24.

The n-type transistor 52 includes a semiconductor material 54 forming the active region of the n-type transistor 52. For example, the semiconductor material 54 may typically be undoped or lightly p-doped. A drain region 56 (e.g., corresponding to first node 6) and a source region 58 (e.g., corresponding to second node 10) are disposed in the semiconductor material 54, wherein a channel region is located between the drain region 56 and the source region 58 in the semiconductor material 54. In this example, the drain region 56 and the source region 58 are n-doped. A top gate dielectric layer 60 is disposed on the semiconductor material 54 (e.g., on the top surface of the semiconductor material 54), and a bottom gate dielectric layer 62 is disposed on the semiconductor material 54 on the side opposite to the top gate dielectric layer 60 (e.g., on the bottom surface of the semiconductor material 54). A top gate electrode 64 (e.g., corresponding to gate node 12) is disposed on a top gate dielectric layer 60 (e.g., above), and a bottom gate electrode 66 (e.g., corresponding to gate node 12) is disposed on a bottom gate dielectric layer 62 (e.g., below).

[0023] The capped end of the outer plate 36 (e.g., corresponding to the first terminal of the capacitor 4) contacts the source region 58 of the n-type transistor 52 to electrically connect the source region 58 to the capacitor 24. The bit line contact 42 (e.g., corresponding to the BL node 8) is configured to laterally contact the drain region 56 of the n-type transistor 52.

In one or more embodiments, the doped silicon layer 74 is doped with approximately 5 × 10⁻⁶ atoms per cubic centimeter. 20 Approximately 2 × 10 atoms 21 Atoms. In some embodiments, a density greater than approximately 2 × 10⁻⁶ per cubic centimeter is used. 21 One atom.

[0042] In one or more embodiments, the stacked semiconductor structure 400 may undergo a native oxide pre-cleaning process prior to forming the doped silicon layer 74 as shown in the stacked semiconductor structure 500.

[0043] refer to Figure 6This disclosure illustrates a stacked semiconductor structure 600 according to some examples of this disclosure. In one or more embodiments, the stacked semiconductor structure 600 is shown after the deposition of a third dielectric layer 76, which may be any suitable sacrificial material. In one or more embodiments, the third dielectric layer 76 is silicon nitride. In one or more embodiments, the third dielectric layer 76 is aluminum oxide. The third dielectric layer 76 may be deposited by any suitable deposition technique, such as conformal deposition processes, such as ALD or CVD.

[0044] refer to Figure 7 This disclosure illustrates a stacked semiconductor structure 700 according to some examples of this disclosure. In one or more embodiments, the stacked semiconductor structure 700 is shown after etching a third dielectric layer 76 to expose a doped silicon layer 74. In one or more embodiments, the third dielectric layer 76 is isotopically etched to vertically separate the third dielectric layer 76 and expose the sidewalls of the doped silicon layer 74.

[0045] refer to Figure 8 This disclosure illustrates a stacked semiconductor structure 800 according to some examples of this disclosure. In one or more embodiments, the stacked semiconductor structure 700 is shown after a lateral portion of the doped silicon layer 74 has been pulled back, leaving a vertical portion 78 of the doped silicon layer 74 on a second side 70 of the semiconductor layer 26. In one or more embodiments, the stacked semiconductor structure 900 is shown after the removal of the third dielectric layer 76. The removal (or pull-back) of the third dielectric layer 76 may be any suitable isotropic etching of the third dielectric layer 76 selectively. For example, when the third dielectric layer 76 is silicon nitride, a thermal phosphoric acid etching process may be used to pull back the third dielectric layer 76. Other isotropic etching processes may be used for silicon nitride, or when the third dielectric layer 76 is formed of another dielectric material.

[0047] refer to Figure 10This disclosure illustrates a stacked semiconductor structure 1000 according to some examples of this disclosure. In one or more embodiments, the stacked semiconductor structure 1000 is shown after a thermal annealing process is performed to drive dopant from a vertical portion 78 of a doped silicon layer 74 to a vertical portion 79 of an optional underlying undoped silicon layer 75 (if deposited) and / or a semiconductor layer 26 to create a doped region (second region 30). By using the thermal annealing process, the dopant (e.g., an n-type dopant, such as phosphorus, arsenic, or antimony, or a p-type dopant, such as boron, gallium, or indium) diffuses and can form a deeper gradient distribution as a lightly doped drain (LDD), which can reduce gate-induced drain leakage current in the transistor 22. In other embodiments, the driving in the thermal annealing can be skipped if a steep junction is desired according to device requirements.
