Description

[Technical field]

[0001] The present invention relates to a semiconductor module, a semiconductor device, and a method for manufacturing a semiconductor device. [Background technology]

[0002] 2. Description of the Related Art Semiconductor modules have substrates on which semiconductor elements such as IGBTs (Insulated Gate Bipolar Transistors), power MOSFETs (Metal Oxide Semiconductor Field Effect Transistors), FWDs (Free Wheeling Diodes), etc. are provided, and are used in inverter devices and the like.

[0003] For example, in the semiconductor device described in Patent Document 1, a main semiconductor module is disposed on the upper surface of a heat sink. The semiconductor module is surrounded by a housing. A housing cover is provided on the upper surface of the housing. A printed circuit board is provided above the housing cover.

[0004] Furthermore, in Patent Document 1, vertically extending protrusions are formed on the upper and lower surfaces of the housing. Each protrusion functions as an adjustment pin for adjusting the position of the housing. For example, through holes are formed in the substrate and heat sink of the semiconductor module located below the housing. The protrusions on the lower surface of the housing are inserted into the through holes. This allows the positioning of the housing relative to the semiconductor module and heat sink to be achieved.

[0005] Similarly, the housing cover and the printed circuit board located above the housing each have a through hole formed therein. The protrusions on the upper surface of the housing are inserted into the through holes, thereby realizing the positioning of the housing cover and the printed circuit board relative to the housing. [0007] However, in Patent Document 1, the housing has a complex shape due to the multiple protrusions provided on the upper and lower surfaces of the housing, which can lead to increased costs overall.

[0008] The present invention has been made in consideration of these points, and one of its objects is to provide a semiconductor module, a semiconductor device, and a method for manufacturing a semiconductor device that have a simplified configuration, are inexpensive, and facilitate assembly and installation operations. [Means for solving the problem]

[0009] A semiconductor module of one embodiment of the present invention comprises a metal base plate having a semiconductor unit including a semiconductor element mounted on its upper surface, and a case joined to the upper surface of the metal base plate and surrounding the semiconductor unit, wherein the case has a first positioning portion formed by a protrusion protruding toward the metal base plate, and a second positioning portion formed by a hole or notch so as to overlap at least a portion of the first positioning portion in a planar view, and the metal base plate has a first engagement portion formed by a hole or notch with which the first positioning portion can engage. [0012] A semiconductor device to which the present invention can be applied will be described below. Fig. 1 is a perspective view of a semiconductor device according to the present embodiment. Fig. 2 is a plan view of the semiconductor device of Fig. 1 with the sealing resin omitted. Fig. 3 is a cross-sectional view of the semiconductor device shown in Fig. 2 taken along line XX. Fig. 4 is a cross-sectional view of the semiconductor device shown in Fig. 2 taken along line YY. Fig. 5 is an equivalent circuit diagram of the semiconductor device according to the present embodiment.

[0013] In the following figures, the longitudinal direction of the semiconductor module is defined as the X direction, the short side direction of the semiconductor module as the Y direction, and the height direction (thickness direction of the board) as the Z direction. The longitudinal direction of the semiconductor module indicates the direction in which a plurality of semiconductor units are arranged. The illustrated X, Y, and Z axes are mutually orthogonal and form a right-handed system. In some cases, the X direction may be called the left-right direction, the Y direction as the front-rear direction, and the Z direction as the up-down direction. Furthermore, the +Z direction may be called the up direction, and the -Z direction as the down direction. Furthermore, the position on the +Z side may be called the high position, and the position on the -Z side may be called the low position. These directions (front-rear, left-right, up-down directions) and heights are terms used for convenience of explanation, and the corresponding relationship with each of the XYZ directions may change depending on the mounting posture of the semiconductor module. For example, the heat dissipation surface side (cooler side) of the semiconductor module is defined as the bottom side, and the opposite side is defined as the top side. In this specification, plan view means the case where the top or bottom surface of the semiconductor module is viewed from the Z direction. In addition, the aspect ratios and the size relationships between the components in each drawing are merely schematic diagrams and do not necessarily match. For the sake of convenience of explanation, the size relationships between the components may be exaggerated.

[0014] A semiconductor device 100 according to this embodiment is applied to a power conversion device such as an inverter for an industrial or vehicle-mounted motor. As shown in Fig. 1 to Fig. 4, the semiconductor device 100 is configured by disposing a semiconductor module 1 on the upper surface of an attachment base 10. Note that the attachment base 10 may have any configuration relative to the semiconductor module 1.

[0015] The mounting base 10 is for dissipating heat from the semiconductor module 1 to the outside and is formed in a rectangular shape when viewed from above. The semiconductor module 1 is fixed integrally to the mounting base 10 by screwing the four corners into the mounting base 10 with bolts B. The detailed configuration of the mounting base 10 will be described later.

[0016] The semiconductor module 1 includes a metal base plate 11 , a semiconductor unit 2 , a case 3 that houses the semiconductor unit 2 , and a sealing resin 4 that is injected into the case 3 .

[0017] The metal base plate 11 has a rectangular shape in a plan view and is formed of a plate-like body with a predetermined thickness. The metal base plate 11 may be formed of a metal material with good heat dissipation properties, such as aluminum, an aluminum alloy, copper, or a copper alloy. Alternatively, the metal base plate 11 may be formed of a metal-based composite material such as aluminum and silicon carbide (Al-SiC) or magnesium and silicon carbide (Mg-SiC).

[0018] The semiconductor unit 2 and the case 3 are mounted on the upper surface of the metal base plate 11. More specifically, the semiconductor unit 2 is joined to the center of the upper surface of the metal base plate 11 via a bonding material (not shown) such as solder. The case 3 is joined to the outer periphery of the upper surface of the metal base plate 11 via a bonding material (not shown) such as an adhesive. The area surrounded by the upper surface of the metal base plate 11 and the case 3 is sealed with a sealing resin 4. The upper surface of the metal base plate 11 may be flat. The lower surface of the metal base plate 11 is a surface to be attached to the mounting base 10 to which the semiconductor module 1 is attached, and also functions as a heat dissipation surface (heat dissipation area) for dissipating heat from the semiconductor module 1. The metal base plate 11 may be disposed on the upper surface of the mounting base 10 via a thermal conductive material such as thermal grease or thermal compound. The lower surface of the metal base plate 11 may be flat. The metal base plate 11 may have a protrusion such as a cooling fin on the lower surface side. The metal base plate 11 may have a flow path formed therein through which a coolant flows.

[0019] The metal base plate 11 has through holes 11a (see FIG. 3 and FIG. 6) formed at the four corners. The through holes 11a function as insertion holes for bolts B when mounting the semiconductor module 1 to the mounting base 10. The metal base plate 11 also has other through holes 11b formed in the vicinity of a given through hole 11a. The through holes 11b have a circular shape in a plan view. The through holes 11b also have a cylindrical surface perpendicular to the front surface of the metal base plate 11. That is, the through holes 11b are formed by a cylindrical space having an axis in the Z direction. Two through holes 11b are disposed diagonally opposite each other with the semiconductor unit 2 in between in a plan view. The through holes 11b function as an engagement portion (first engagement portion) for positioning the case 3, which will be described in detail later.

[0020] The semiconductor unit 2 includes a multilayer substrate 5 and two semiconductor elements 6 arranged on the multilayer substrate 5. In this embodiment, two semiconductor elements 6 are arranged on the upper surface of one multilayer substrate 5. Element 6 are arranged side by side in the X direction. The semiconductor units 2 may also be called power cells.

[0021] The laminated substrate 5 is formed of, for example, a DCB (Direct Copper Bonding) substrate, an AMB (Active Metal Brazing) substrate, or a metal-based substrate. The laminated substrate 5 is formed by laminating an insulating plate 50, a heat sink 51, and a plurality of wiring boards 52, and is formed into a rectangular shape as a whole in a plan view.

[0022] Specifically, the insulating plate 50 is formed of a plate-like body having an upper surface and a lower surface, and has a rectangular shape in a plan view that is long in the X direction. The insulating plate 50 may be formed of a ceramic material such as aluminum oxide (Al2O3), aluminum nitride (AlN), silicon nitride (Si3N4), aluminum oxide (Al2O3), and zirconium oxide (ZrO2).

[0023] The insulating plate 50 may be made of, for example, a thermosetting resin such as an epoxy resin or a polyimide resin, or a composite material in which a thermosetting resin is filled with glass or a ceramic material. The insulating plate 50 is preferably made of a material that is flexible and contains, for example, a thermosetting resin. The insulating plate 50 may be called an insulating layer or an insulating film.

[0024] The heat sink 51 has a predetermined thickness in the Z direction and a rectangular shape in plan view that is long in the Y direction. The heat sink 51 is formed of a metal plate with good thermal conductivity, such as copper or aluminum. The heat sink 51 is disposed on the lower surface of the insulating plate 50. The lower surface of the heat sink 51 is joined to the upper surface of the metal base plate 11 via a joining material (not shown) such as solder, and also functions as a heat dissipation surface (heat dissipation area) for dissipating heat from the semiconductor unit 2.

[0025] The multiple wiring boards 52 (two in this embodiment) each have a predetermined thickness and are formed in the shape of an electrically independent island (e.g., rectangular in plan view). The two wiring boards 52 are arranged side by side in the X direction on the upper surface of the insulating plate 50. The shape, number, arrangement location, etc. of the wiring boards 52 are not limited to these and can be changed as appropriate. These wiring boards 52 may be formed of a metal plate with good thermal conductivity, such as copper or aluminum. The wiring boards 52 may also be called a circuit board, a circuit layer, or a circuit pattern.

[0026] A semiconductor element 6 is disposed on the upper surface of each wiring board 52 via a bonding material (not shown) such as solder. The bonding material may be any material having electrical conductivity, such as solder or a sintered metal material. The semiconductor element 6 is formed in a rectangular shape in a plan view using a semiconductor substrate such as silicon (Si).

[0027] In addition, the semiconductor element 6 may be composed of a wide bandgap semiconductor element (which may also be called a wide gap semiconductor element) formed from a wide bandgap semiconductor substrate such as silicon carbide (SiC), gallium nitride (GaN), diamond, or the like, in addition to the above-mentioned silicon.

[0028] The semiconductor element 6 may be a switching element such as an insulated gate bipolar transistor (IGBT) or a metal oxide semiconductor field effect transistor (power MOSFET), or a diode such as a free wheeling diode (FWD).

[0029] In this embodiment, the semiconductor element 6 is composed of an RC (Reverse Conducting)-IGBT element that integrates the functions of an IGBT (Insulated Gate Bipolar Transistor) element and an FWD (Free Wheeling Diode) element (see FIG. 5, for example).

[0030] The semiconductor element 6 is not limited to this, and may be configured by combining the above-mentioned switching elements, diodes, etc. For example, an IGBT element and an FWD element may be configured separately. Also, an RB (Reverse Blocking)-IGBT or the like having sufficient withstand voltage against reverse bias may be used as the semiconductor element 6.

[0031] The shape, number, and location of the semiconductor elements 6 can be changed as appropriate. For example, in this embodiment, of the two semiconductor elements 6, one semiconductor element 6 (on the positive side in the X direction) may form an upper arm, and the other semiconductor element 6 (on the negative side in the X direction) may form a lower arm, as shown in FIG.

[0032] The semiconductor element 6 thus configured has an upper surface and a lower surface on the XY plane, and electrodes are formed on each surface. For example, a main electrode 60 and a control electrode 61 are formed on the upper surface of the semiconductor element 6, and a main electrode (not shown) is also formed on the lower surface of the semiconductor element 6. The main electrode 60 on the upper surface and the main electrode on the lower surface are electrodes through which a main current flows, and are formed in a rectangular shape in a plan view having an area that represents most of the upper surface of the semiconductor element 6. On the other hand, the control electrode 61 is formed in a rectangular shape in a plan view that is sufficiently smaller than the main electrode 60. For example, in this embodiment, a plurality of (two) control electrodes 61 are arranged side by side, biased toward the corners of the semiconductor element 6. The arrangement of the electrodes is not limited to this and can be changed as appropriate.

[0033] For example, if the semiconductor element 6 is a MOSFET element, the main electrode on the upper surface side may be called a source electrode, and the main electrode on the lower surface side may be called a drain electrode. Also, if the semiconductor element 6 is an IGBT element, the main electrode on the upper surface side may be called an emitter electrode, and the main electrode on the lower surface side may be called a collector electrode.

[0034] The control electrode 61 may also include a gate electrode. The gate electrode is an electrode for controlling a gate for turning on and off the main current. The control electrode 61 may also include an auxiliary electrode. For example, the auxiliary electrode may be an auxiliary source electrode or an auxiliary emitter electrode that is electrically connected to the main electrode on the upper surface side and serves as a reference potential for the gate potential. The auxiliary electrode may also be a temperature sense electrode that measures the temperature of the semiconductor element. Such electrodes (main electrode 60 and control electrode 61) formed on the upper surface of the semiconductor element 6 may be collectively referred to as upper surface electrodes, and the electrodes formed on the lower surface of the semiconductor element 6 may be referred to as lower surface electrodes.

[0035] Furthermore, the semiconductor element 6 in this embodiment may be a so-called vertical switching element in which functional elements such as transistors are formed in the thickness direction of a semiconductor substrate, or may be a horizontal switching element in which these functional elements are formed in the planar direction.

[0036] The semiconductor unit 2 is surrounded by the case 3. The case 3 has a cylindrical or frame shape that is a square ring in a plan view. The case 3 is formed of, for example, a thermoplastic resin. Examples of the thermoplastic resin include polyphenylene sulfide (PPS) resin, polybutylene terephthalate (PBT) resin, polybutylene succinate (PBS) resin, polyamide (PA) resin, polyether ether ketone (PEEK) resin, and acrylonitrile butadiene styrene (ABS) resin. Inorganic filler may be mixed into the resin to improve strength and / or functionality. The case 3 is formed by injection molding using such a thermoplastic resin. The case 3 may be called a resin case or a resin part. In addition, a protrusion 34 and a through hole 35, which will be described later, are integrally formed in the case 3.

[0037] The internal space defined by the case 3 is filled with a sealing resin 4. The sealing resin 4 may be filled up to the upper surface of the case 3 up to the upper end of the case 3. This seals various components (the semiconductor unit 2 (the laminated substrate 5 and the semiconductor element 6), and wiring members W1, W2, etc., described later) arranged inside the case 3.

[0038] The sealing resin 4 may be made of, for example, a thermosetting resin. The sealing resin 4 preferably contains at least any one of an epoxy resin, a silicone resin, a phenol resin, and a melamine resin. For example, an epoxy resin mixed with an inorganic filler is suitable for the sealing resin 4 in terms of insulation, heat resistance, and heat dissipation.

[0039] The case 3 is formed in a rectangular frame shape having an opening 3a in the center. More specifically, the case 3 has a pair of side walls 30 facing each other in the X direction and a pair of side walls 31 facing each other in the Y direction, and is formed in a rectangular frame shape by connecting the respective ends. The pair of side walls 31 are longer than the pair of side walls 30.

[0040] Notches 3b are formed in the four corners of the case 3. The notches 3b are formed in locations corresponding to the through holes 11a of the metal base plate 11 so as to avoid the bolts B. This prevents interference between the case 3 and the bolts B.

[0041] The semiconductor unit 2 described above is housed in the inner space of the case 3. That is, the semiconductor unit 2 is housed in a space defined by the frame-shaped case 3. The lower end of the case 3 is adhered to the upper surface of the metal base plate 11 via, for example, an adhesive (not shown). The adhesive is preferably, for example, an epoxy-based or silicone-based adhesive. The detailed structure of the case 3 will be described later.

[0042] The case 3 is provided with main terminals (P terminal 80, N terminal 81, M terminal 82) for external connection and a control terminal 83 for control. More specifically, the P terminal 80 and the N terminal 81 are embedded in the side wall 31 located on the negative side in the Y direction out of the pair of side walls 31. The P terminal 80 and the N terminal 81 are arranged side by side in the X direction. The case 3 (the side wall 31 on the negative side in the Y direction) is provided with a partition wall 32 that separates the P terminal 80 and the N terminal 81. Furthermore, the M terminal 82 is embedded in the side wall 31 located on the positive side in the Y direction out of the pair of side walls 31.

[0043] Each main terminal is formed in a crank shape by bending a metal plate at multiple points (see FIG. 4). For example, one end of P terminal 80 includes a plate-shaped portion 80a having an upper surface and a lower surface. Plate-shaped portion 80a is exposed on the upper surface of side wall 31, and has a circular hole 80b formed in the center. The other end of P terminal 80 includes a plate-shaped portion 80c having an upper surface and a lower surface. Plate-shaped portion 80c protrudes inward from the inner surface (opening 3a) of side wall 31.

[0044] Similarly, one end of the N terminal 81 includes a plate-shaped portion 81a having an upper surface and a lower surface. The plate-shaped portion 81a is exposed on the upper surface of the side wall 31, and has a circular hole 81b formed in the center. The other end of the N terminal 81 includes a plate-shaped portion 81c having an upper surface and a lower surface. The plate-shaped portion 81c protrudes inward from the inner surface of the side wall 31 (opening 3a).

[0045] Similarly, one end of the M terminal 82 includes a plate-shaped portion 82a having an upper surface and a lower surface. The plate-shaped portion 82a is exposed on the upper surface of the side wall 31, and has a circular hole 82b formed in the center. The other end of the M terminal 82 includes a plate-shaped portion 82c having an upper surface and a lower surface. The plate-shaped portion 82c protrudes inward from the inner surface of the side wall 31 (opening 3a).

[0046] The P terminal 80 may be called a positive terminal (input terminal), the N terminal 81 may be called a negative terminal (output terminal), and the M terminal 82 may be called an intermediate terminal (output terminal). These terminals constitute a metal wiring plate through which a main current flows. One end of the P terminal 80, the N terminal 81, and the M terminal 82 constitutes a main terminal that can be connected to an external conductor. As described above, one end of each of the P terminal 80, the N terminal 81, and the M terminal 82 (plate-shaped portions 80c, 81c, 82c) is electrically joined to the semiconductor unit 2 via a predetermined wiring member W1. The P terminal 80, the N terminal 81, and the M terminal 82 correspond to P, N, and M in FIG. 5.

[0047] These main terminals are formed from metal materials such as copper, copper alloy, aluminum alloy, iron alloy, etc. The shape, arrangement, number, etc. of these terminals are not limited to those described above and can be changed as appropriate.

[0048] Further, a pair of pillars 33 protruding vertically in the Z direction are formed on the upper surface of the side wall on the positive side in the Y direction. The pillars 33 have an elongated shape that is long in the X direction in a plan view along the opening 3a. Two pillars 33 are arranged side by side in the X direction. A plurality of control terminals 83 are embedded in the pillars 33. Two control terminals 83 are embedded in one pillar 33.

[0049] One end of the control terminal 83 includes a pin portion 83a that protrudes from the upper surface of the column portion 33 and extends upward in the Z direction. The other end of the control terminal 83 includes a plate-shaped portion 83b having an upper surface and a lower surface (see FIG. 2). The plate-shaped portion 83b protrudes inward from the inner surface (opening 3a) of the side wall 31. The number of control terminals 83 arranged is not limited to this and can be changed as appropriate.

[0050] The control terminal 83 is formed from a metal material such as copper, a copper alloy, an aluminum alloy, an iron alloy, etc. The control terminal 83 is integrally molded (insert molded) so as to be embedded in the case 3.

[0051] Furthermore, circular holes 3c of a predetermined depth are formed in the case 3 at locations directly below the circular holes 80b, 81b, and 82b of each of the main terminals. These circular holes may function as screw holes for fixing external terminals such as bus bars.

[0052] Furthermore, a protrusion 34 is formed on the back surface of the case 3, protruding downward from the flat surface 3d of the case 3. The protrusion 34 is formed integrally with the case 3. The protrusion 34 is disposed at a location facing the through hole 11b, i.e., at a location overlapping with the through hole 11b in a plan view. The protrusion 34 has a circular shape in a plan view. For example, the protrusion 34 may be in the shape of a truncated cone. It is preferable that the protruding height of the protrusion 34 is lower (smaller) than the thickness of the metal base plate 11.

[0053] More specifically, the protrusion 34 includes a tapered surface 34a whose outer surface decreases in diameter toward the tip (downward in the Z direction) and a flat surface 34b that is continuous with the tip of the tapered surface 34a. The flat surface 34b is parallel to the flat surface 3d and is located lower than the flat surface 3d. In other words, the back surface of the case 3 is formed by connecting the flat surface 3d, the tapered surface 34a, and the flat surface 34b.

[0054] Further, a through hole 35 penetrating in the Z direction is formed at the center of the protrusion 34. That is, the protrusion 34 has a tapered cylindrical shape as a whole. Note that, in the present embodiment, the through hole 35 is described as an example, but the hole provided in the protrusion 34 does not necessarily have to be the through hole 35. For example, a hole of a predetermined depth may be formed. In this case, the depth of the hole provided in the protrusion 34 is deeper than the flat surface 3d, and more preferably, deeper than the length of the engagement pin 12 described later.

[0055] Moreover, it is preferable that the center of the protrusion 34 and the center of the through hole 35 are at the same position. That is, the center of the protrusion 34 and the center of the through hole 35 overlap in a plan view. The positional relationship between the protrusion 34 and the through hole 35 is not limited to this and can be changed as appropriate. It is sufficient that at least a portion of the protrusion 34 and the through hole 35 overlap in a plan view. For example, the through hole 35 may be included in the protrusion 34.

[0056] Although details will be described later, the outer surface of the protrusion 34 functions as a positioning portion (first positioning portion) of the case 3 relative to the metal base plate 11, and further, the inner surface of the protrusion 34 (through hole 35) functions as a positioning portion (second positioning portion) of the semiconductor module 1 relative to the mounting base 10. Note that the protrusion 34 and the through hole 11b are aligned in a plane view by the circumscribing circle of the protrusion 34 and the through hole 11b. 11b It is preferable that the centers of the inscribed circles of the two circles coincide with each other.

[0057] The above-mentioned main terminal and semiconductor unit 2 are electrically connected by wiring member W1. For example, wiring board 52 constituting a part of the wiring path of the upper arm and plate-shaped portion 80c of P-terminal 80 are electrically connected by wiring member W1. Main electrode 60 of semiconductor element 6 constituting the upper arm and plate-shaped portion 82c of M-terminal 82 are electrically connected by wiring member W1.

[0058] The main electrode 60 of the semiconductor element 6 constituting the lower arm and the plate-shaped portion 81c of the N-terminal 81 are electrically connected by the wiring member W1. The wiring board 52 constituting a part of the wiring path of the lower arm and the plate-shaped portion 82c of the M-terminal 82 are electrically connected by the wiring member W1.

[0059] These wiring members W1 constitute a part of the main current path and may be called main current wiring members. A conductor wire (bonding wire) may be used for the wiring members W1. For example, as shown in FIG. 4, the wiring members W1 may be stitch-bonded on the main electrode 60.

[0060] The control electrode 61 of the semiconductor element 6 and the plate-shaped portion 83b of the control terminal 83 are electrically connected by a wiring member W2. The wiring member W2 may be called a control wiring member. A conductor wire (bonding wire) may be used for the wiring member W2.

[0061] The material of the conductor wire constituting the wiring members W1 and W2 can be any one of gold, copper, aluminum, gold alloy, copper alloy, and aluminum alloy, or a combination thereof. It is also possible to use materials other than conductor wires as the wiring members W1 and W2. For example, ribbons can be used as the wiring members W1 and W2. Alternatively, a metal wiring plate (which may be called a lead frame) can be used as the wiring member W1.

[0062] Next, the configuration of the mounting base 10 will be described. The mounting base 10 is formed in a rectangular shape in a plan view that is larger than the outer shape of the semiconductor module 1 (metal base plate 11). The mounting base 10 is made of a metal that has good heat dissipation properties. The mounting base 10 may be made of, for example, aluminum, an aluminum alloy, copper, or a copper alloy.

[0063] The upper surface of the mounting base 10 constitutes a mounting surface to which the lower surface of the semiconductor module 1 (metal base plate 11) is attached. Furthermore, the mounting base 10 has screw holes 10a (see FIGS. 3 and 11) formed in its four corners. The screw holes 10a are formed in locations corresponding to positions directly below the through holes 11a of the metal base plate 11. The screw holes 10a function as fixing holes for bolts B when mounting the semiconductor module 1 to the mounting base 10.

[0064] Further, the mounting base 10 is provided with an engagement pin 12 in the vicinity of a predetermined screw hole 10a. The engagement pin 12 has a cylindrical shape that protrudes in the positive Z direction. A tapered surface 12a that tapers down is formed at the tip of the engagement pin 12. Two engagement pins 12 are arranged diagonally opposite each other with the semiconductor unit 2 in between in a plan view. The engagement pin 12 functions as an engagement portion (second engagement portion) for positioning the semiconductor module 1, as will be described in detail later. It is preferable that the centers of the engagement pin 12 and the through hole 35 coincide with each other.

[0065] The mounting base 10 may form a box-shaped cooling jacket surrounding a plurality of fins (not shown) arranged on the lower surface of the metal base plate 11. In other words, the mounting base 10 may form a part of the cooler.

[0066] Incidentally, when assembling the semiconductor module 1, the metal base plate 11 and the case 3 are aligned and then joined. In this case, they need to be positioned relative to each other. Also, when mounting the semiconductor module 1 to the mounting base 10, the semiconductor module 1 and the mounting base 10 need to be aligned (positioned).

[0067] Conventionally, a positioning configuration between the case 3 and the metal base plate 11 when assembling the semiconductor module 1 and a positioning configuration between the metal base plate 11 and the mounting base 10 when mounting the semiconductor module 1 to the mounting base 10 were provided separately. This caused a problem that the configuration for realizing the positioning made the component shapes complicated, resulting in increased costs.

[0068] Therefore, the inventors of the present invention have come up with the idea of the present invention by focusing on the positional relationship between the positioning configuration during module assembly and the positioning configuration during module installation. That is, the gist of the present invention is that two types of positioning are realized by a single positioning configuration that integrates two positioning configurations. This simplifies the configuration, makes it possible to reduce costs and facilitate the assembly and installation work.

[0069] Hereinafter, a detailed structure of the semiconductor device according to the present embodiment and a method for manufacturing the semiconductor device will be described with reference to Figs. 6 to 12. Figs. 6, 7, 8, 10, and 11 are perspective views showing an example of a process of the method for manufacturing the semiconductor device according to the present embodiment. Fig. 8 is a perspective view of the process shown in Fig. 7 as viewed from the negative side in the Z direction. Fig. 9 is a schematic cross-sectional view showing an enlargement of a part of the process shown in Fig. 8. Figs. 9A and 9B show the state before and after mounting the case, and Fig. 9C is a partial cross-sectional view of Fig. 9B as viewed from the negative side in the Z direction. Fig. 12 is a schematic cross-sectional view showing an enlargement of a part of the process shown in Fig. 11. Figs. 12A and 12B show the state before and after mounting the module, and Fig. 12C is a partial cross-sectional view of Fig. 12B as viewed from the negative side in the Z direction. Note that each process shown below is merely an example, and the order of each process can be changed as appropriate within a range where no contradiction occurs.

[0070] The manufacturing method of the semiconductor device in this embodiment includes a semiconductor unit mounting process (see Figure 6), a case mounting process (see Figures 7 to 9A-C), a bonding process (see Figure 10A), a sealing process (see Figure 10B), and a module mounting process (see Figures 11 and 12A-C).

[0071] First, the semiconductor element 6 is mounted on the upper surface of the laminated substrate 5 to form the semiconductor unit 2. The semiconductor element 6 is bonded to the upper surface of the laminated substrate 5 via a bonding material (not shown) such as solder. In this way, the semiconductor unit 2 is formed.

[0072] 6, in the semiconductor unit mounting process, the semiconductor unit 2 is mounted on the upper surface of the metal base plate 11. Specifically, the heat sink 51 located on the lower surface side of the laminated substrate 5 is bonded to the upper surface of the metal base plate 11 via a bonding material such as solder.

[0073] Next, a case mounting process is performed. As shown in Figures 7 to 9, in the case mounting process, the upper surface of the metal base plate 11 and the lower surface of the case 3 are joined together with an adhesive (not shown). At this time, the protrusions 34 engage with the opposing through holes 11b, so that the centers of the protrusions 34 and the through holes 11b coincide with each other (Figure 9C), thereby positioning the case 3 relative to the metal base plate 11. In this case, it is preferable that the inner diameter of the through holes 11b is the same as or larger than the outer diameter of the base end portion of the protrusions 34.

[0074] In addition, since the protrusion 34 has a tapered surface 34a, when the protrusion 34 is inserted into the through hole 11b, even if the centers of the protrusion 34 are misaligned, the tapered surface 34a contacts the edge of the through hole 11b and the protrusion 34 is inserted to the base end. Therefore, the tapered surface 34a acts as a guide surface and moves relatively on the XY plane so that the centers of the protrusion 34 and the case 3 are aligned, thereby achieving a self-alignment function. As a result, the positioning of the case 3 relative to the metal base plate 11 can be achieved with high accuracy.

[0075] In the case mounting process, the protrusions 34 function as "first positioning portions" of the case 3 relative to the metal base plate 11. In contrast, the through holes 11b function as "first engagement portions" with which the protrusions 34 (first positioning portions) can be engaged.

[0076] Next, a bonding process is performed. As shown in Fig. 10A, in the bonding process, wiring members W1 and W2 are bonded to predetermined locations. As a result, a predetermined main terminal is electrically connected to the semiconductor unit 2, and a predetermined control terminal 83 is electrically connected to a predetermined control electrode 61.

[0077] Next, the sealing process is carried out. As shown in Fig. 10B, in the sealing process, the sealing resin 4 is filled into the inner space of the case 3. The sealing resin 4 is filled to a depth that covers the various components in the space (the semiconductor unit 2, the wiring members W1 and W2, the main terminals, and parts of the control terminals 83). When the sealing resin 4 is cured, these various components are sealed. In this way, the semiconductor module 1 is completed.

[0078] Next, a module mounting process is performed. As shown in Fig. 11 and Fig. 12, in the module mounting process, the semiconductor module 1 is mounted on the mounting base 10. Specifically, first, the semiconductor module 1 is aligned above the mounting base 10 so that the through hole 11a of the metal base plate 11 overlaps with the screw hole 10a of the mounting base 10 in a plan view.

[0079] At this time, the through hole 35 of the case 3 and the engagement pin 12 of the attachment base 10 are positioned so as to overlap in a plan view. Then, the through hole 35 engages with the engagement pin 12, so that the center of the through hole 35 coincides with the center of the engagement pin 12, thereby positioning the semiconductor module 1 (case 3) with respect to the attachment base 10. In this case, it is preferable that the inner diameter of the through hole 35 is the same as or larger than the outer diameter of the engagement pin 12.

[0080] In addition, since the engagement pin 12 has a tapered surface 12a, when the engagement pin 12 is inserted into the through hole 35, even if the mutual center positions are misaligned, the tapered surface 12a is inserted to the base end while contacting the edge of the through hole 35. Therefore, the tapered surface 12a acts as a guide surface and moves relatively on the XY plane so that the mutual centers coincide, thereby exerting a self-alignment function.

[0081] At this time, the center of each through hole 11a coincides with the center of each corresponding screw hole 10a, making it possible to achieve highly accurate positioning of the semiconductor module 1 (case 3) relative to the mounting base 10. Then, the mounting base 10 and the semiconductor module 1 can be fastened and fixed using the bolts B. As a result, the semiconductor module 1 and the mounting base 10 are integrated into a semiconductor device 100.

[0082] In the module mounting process, the through holes 35 of the case 3 function as a "second positioning portion" of the semiconductor module 1 relative to the mounting base 10. In contrast, the engagement pins 12 function as a "second engagement portion" with which the through holes 35 (second positioning portion) can engage. In this embodiment, since the second positioning portion is formed by the through holes 35, it is possible to visually confirm the engagement pins 12 through the through holes 35 from the top surface of the case 3 during mounting. This makes it possible to improve the ease of mounting work.

[0083] In this manner, in the present embodiment, the protrusion 34 (first positioning portion) and the through hole 35 (second positioning portion) are arranged to overlap in a plan view. With this configuration, it is possible to realize, by only the cylindrical protrusion 34, the positioning of the case 3 during module assembly (first positioning) and the positioning when the completed semiconductor module 1 is attached to the mounting base 10 (second positioning).

[0084] That is, it is possible to realize two positioning functions with a single configuration. The configuration can be simplified, making it possible to reduce costs and facilitate assembly and installation work. In addition, the space required for the positioning configuration can be minimized, making it possible to realize a compact device overall. Note that the protrusion 34 may be called a single positioning portion formed by pairing a first positioning portion and a second positioning portion.

[0085] In this embodiment, two single positioning portions (protrusions 34) are arranged diagonally opposite each other across the semiconductor unit 2. The two positioning portions can prevent relative rotation between the components to be positioned.

[0086] Moreover, it is preferable that the protruding height of the protrusion 34 is smaller than the thickness of the metal base plate 11. With this configuration, when the semiconductor module 1 is attached to the mounting base 10, the protrusion 34 can be prevented from contacting the mounting surface.

[0087] In the above embodiment, the first positioning portion is formed of a circular protrusion 34 including at least an arc portion in a plan view. The second positioning portion is formed of a circular through hole 35 including at least an arc portion in a plan view. The centers of the protrusion 34 and the through hole 35 overlap in a plan view. This makes it possible to realize a single positioning portion with the cylindrical protrusion 34.

[0088] However, the present invention is not limited to this and the protrusion 34 can be modified as appropriate. The centers of the protrusion 34 and the through hole 35 may be offset in a plan view. It is sufficient that the protrusion 34 and the through hole 35 overlap in a plan view. The centers of the corresponding through hole 11b and engagement pin 12 may also be offset in the same manner.

[0089] In the above embodiment, the protrusion 34 and the through hole 35 have a circular shape in a plan view, but the present invention is not limited to this configuration. For example, a configuration like the modified example shown in Fig. 13A and Fig. 13B may be used. Fig. 13A is a schematic plan view of the protrusion 34 and the through hole 35 according to the modified example, and Fig. 13B is a cross section taken along line X1-X1 in Fig. 13A. In Fig. 13A and Fig. 13B, the protrusion 34 and the through hole 35 have an elliptical shape that is long in the X direction in a plan view.

[0090] Specifically, the protrusion 34 includes, in addition to the flat surface 34b described above, a pair of arcuate portions 34c and a pair of straight portions 34d connecting the pair of arcuate portions 34c. The pair of arcuate portions 34c have a semicircular shape and face each other in the X direction. The pair of straight portions 34d face each other in the Y direction. The through hole 35 includes a pair of arcuate portions 35a and a pair of straight portions 35b connecting the pair of arcuate portions 35a. The pair of arcuate portions 35a have a semicircular shape and face each other in the X direction. The pair of straight portions 35b face each other in the Y direction. The protrusion 34 and the through hole 35 have similar shapes with centers overlapping in a plan view. In this case, it is preferable that the through hole 11b (first engagement portion) that engages with the protrusion 34 also includes a straight portion. According to these configurations, the relative rotation between the members can be suppressed by only the single protrusion 34 (positioning portion), and the configuration can be further simplified.

[0091] In the above embodiment, the second positioning portion is formed by a hole, but the present invention is not limited to this configuration. For example, as shown in FIG. 13C, the second positioning portion may be formed by a notch 35. In FIG. 13C, the protrusion 34 is formed in a U-shape in plan view by connecting a semicircular arc portion 34c and a straight portion 34d extending in the Y direction to both ends of the arc portion 34c. The notch 35 is also formed in a U-shape in plan view by connecting a semicircular arc portion 35a and a straight portion 35b to both ends of the arc portion 35a. The protrusion 34 and the through hole 35 are similar in shape with the centers of the arc portion 34c and the arc portion 35a overlapping. According to these configurations, it is possible to arrange a single positioning portion close to the outer periphery of the case 3, and it is possible to make the entire device more compact.

[0092] In addition, the protrusion 34 described in the above embodiment has a shape in which the flat surface 3d and the flat surface 34b are directly connected by the tapered surface 34a, but is not limited to this and can be modified as appropriate. For example, as shown in FIG. 14A, the protrusion 34 may include a vertical surface 34e between the flat surface 3d and the tapered surface 34a. The vertical surface 34e is formed by a cylindrical surface that rises in the Z direction so as to be perpendicular to the flat surface 3d (34b). The vertical surface 34e connects the flat surface 3d and the tapered surface 34a.

[0093] 14B and 14C, a tapered surface 35c may be formed on the inner surface of the through hole 35 so as to reduce in diameter from the lower end side (the protrusion 34 side) upward in the Z direction. That is, the tapered surface 35c is inclined so as to increase in diameter toward the lower end. As shown in FIG. 14B, the tapered surface 35c may be formed at the entrance (the end on the protrusion 34 side) of the through hole 35. As shown in FIG. 14C, the tapered surface 35c may be formed on the entire inner surface of the through hole 35. The tapered surface 35c makes it easier to insert the engagement pin 12.

[0094] Furthermore, in the above embodiment, the number and locations of the semiconductor elements 6 are not limited to the above configuration, and can be changed as appropriate.
