[0252] <Manufacture and Evaluation of Resist Pattern> An organic antireflection film composition (ARC-29; manufactured by Nissan Chemical Industries, Ltd.) was applied to a silicon wafer and baked at 205 °C for 60 seconds to form an organic antireflection film with a film thickness of 78 nm on the wafer. Next, the above resist composition was applied (spin-coated) on this organic antireflection film so that the film thickness after drying would be 85 nm. 1. A compound represented by formula (I): [In formula (I), R 1 represents a hydrogen atom, a halogen atom or an alkyl group having 1 to 6 carbon atoms which may have a halogen atom. L 1 represents a single bond, a methylene group, an ethane-1,1-diyl group, or a propane-2,2-diyl group. A 1 represents an adamantanediyl group which may have a substituent or a norbornanelactonediyl group which may have a substituent. L c represents a single bond, a methylene group, or an ethylene group. X 1 represents *-CO-O-, *-O-CO-, *-O-CO-O- or *-O-, and * represents L c represents the binding site with X 2 represents *-CO-O-, *-O-CO- or *-O-CO-O-, and * represents L 2 represents the binding site with L 2 represents a methylene group or an ethylene group. -A 2 -X 3 - is *-CH 2 represents —CO—O—, and * represents X 2 represents the binding site with R 3 represents a substituted adamantyl group.
