Abstract
Description
Polymer, composition, cured product, laminate, and electronic component
[0001] One embodiment of the present invention relates to a polymer, a composition, a cured product, a laminate, or an electronic component.
[0002] In recent years, with the pursuit of miniaturization, multifunctionality, and faster communication speeds for electronic devices, there has been a demand for even thinner and more flexible flexible printed wiring boards. For this reason, a technique for constructing a multilayer printed wiring board by laminating a resin film has attracted attention as a method for manufacturing a multilayer printed wiring board. Multilayer printed wiring boards formed by laminating a resin film are known to have weaknesses in mechanical strength, heat resistance, flame retardancy, and thermal conductivity compared to those formed using prepregs manufactured using glass cloth or the like. Recently, techniques for improving these weaknesses have been reported (see, for example, Patent Documents 1 to 3).
[0003] Patent Document 1: Japanese Patent Application Laid-Open No. 11-129399 Patent Document 2: International Publication No. 2001 / 097582 Patent Document 3: International Publication No. 2005 / 025857
[0004] In order to improve the mechanical strength, heat resistance, flame retardancy, and thermal conductivity, attempts have been made to add curing agents such as epoxy compounds, cyanate compounds, and acrylic compounds, and inorganic fillers such as silica and alumina, but the effects of these additions have not been sufficient. Furthermore, in the process of manufacturing a multilayer printed wiring board, it is sometimes required to bond each electronic component material using a polymer (or a composition containing a polymer), and in this case, it is required that the polymer or a composition containing a polymer can be uniformly applied to the substrate (excellent application properties), and that the layer obtained from the polymer or the composition containing the polymer has high adhesion to the substrate.
[0005] However, conventional polymers such as the polymers described in the above patent documents have insufficient solubility in common solvents, the polymers or compositions containing the polymers cannot be uniformly applied to a substrate (poor coatability), and the adhesion of layers obtained from the polymers or compositions containing the polymers to a substrate (hereinafter also simply referred to as "adhesion to a substrate") is insufficient.
[0006] One embodiment of the present invention provides a polymer that is excellent in heat resistance, soluble in a general-purpose solvent, and has excellent coatability and adhesion to a substrate, and also provides a composition that can form a cured product (cured product layer) that has excellent heat resistance and has excellent coatability and adhesion to a substrate.

[0029] <<Present Polymer>> The present polymer is a polymer having a repeating unit represented by the following formula (1). By having the present polymer have a repeating unit represented by the following formula (1), it is possible to obtain a polymer having excellent solubility in solvents, and it is possible to improve the coatability onto substrates, etc. Two or more types of present polymers can be used for the purpose of adjusting the solubility in the following solvents, the solubility with other components, and various physical properties of the composition.
[0030] [In formula (1), -N(R')-R 3 -N(R')- is a structure derived from unsubstituted or substituted dimer diamine, and R', R 1 and R 2 are each independently a hydrogen atom, a halogen atom, an unsubstituted or substituted hydrocarbon group having 1 to 20 carbon atoms, an unsubstituted or substituted heterocyclic aliphatic group having 3 to 20 carbon atoms, or an unsubstituted or substituted heterocyclic aromatic group having 3 to 20 carbon atoms, and —NR 1 R 2 is R 1 and R 2 and may be bonded to each other to form a nitrogen-containing heterocyclic group having 5 to 20 ring atoms.]
[0031] Examples of the structure derived from an unsubstituted or substituted dimer diamine include a divalent dimer acid diamine residue derived from a dimer acid diamine, and a group in which at least a portion of the divalent dimer acid diamine residue is substituted with a substituent.
[0032] Dimer acid diamines are diamines in which the two terminal carboxylic acid groups (-COOH) of dimer acids (cyclic and acyclic dimer acids (mainly containing 36 carbon atoms) obtained as dimers of unsaturated fatty acids (containing 18 carbon atoms)) are substituted with primary aminomethyl groups (-CH-NH) or amino groups (-NH). The dimer acid diamines are compounds derived from dimer acids, which are dimers of unsaturated fatty acids such as oleic acid (see, for example, JP-A-9-12712), and various known dimer diamines can be used without particular limitation.
[0033] Dimer acids are known dibasic acids obtained by the intermolecular polymerization reaction of unsaturated fatty acids. Their industrial production process is largely standardized within the industry. They are typically obtained by dimerizing unsaturated fatty acids having 11 to 22 carbon atoms using a clay catalyst or the like. Industrially obtained dimer acids typically consist primarily of a 36-carbon dibasic acid obtained by dimerizing 18-carbon unsaturated fatty acids, such as oleic acid or linoleic acid. Depending on the degree of purification, however, they may contain arbitrary amounts of monomer acid (18 carbon atoms), trimer acid (54 carbon atoms), and other polymerized fatty acids having 20 to 54 carbon atoms. In one embodiment of the present invention, it is preferable to use dimer acids whose dimer acid content has been increased to 90% by mass or more by molecular distillation. Furthermore, in one embodiment of the present invention, if double bonds remain after the dimerization reaction, dimer acids further subjected to a hydrogenation reaction to reduce the degree of unsaturation are also included in the definition of dimer acids.
[0034] The polymer's structure derived from a dimer acid diamine can impart to it the properties derived from the dimer acid skeleton, specifically the following properties. Because dimer acid diamines are aliphatic macromolecules with molecular weights of approximately 500 to 620 and containing multiple isomeric structures, they can increase the molar volume of the polymer and relatively reduce the amount of polar groups in the polymer. These characteristics of dimer acid diamines are believed to contribute to improving the dielectric properties of the polymer while suppressing a decrease in its heat resistance. Furthermore, when a dimer acid diamine has two freely movable hydrophobic chains with 4 to 9 carbon atoms and two linear aliphatic amino groups with a length close to 8 to 10 carbon atoms, the structure derived from the dimer acid diamine not only imparts flexibility to the polymer but also allows the polymer to have an asymmetric or non-planar chemical structure. This is believed to improve the solubility of the polymer.
[0035] Non-limiting structural formulas of dimer diamines are shown below: In each of the following formulas, m+n=6 to 17, p+q=8 to 19, and the wavy lines represent carbon-carbon single bonds or carbon-carbon double bonds.

[0183] One embodiment of the cured product is, for example, a film, which can be obtained by melt molding or casting the composition to form a film-shaped cured product.
[0184] The use of the film is not particularly limited, but it can be suitably used as an optical film, specifically as a liquid crystal display element substrate, a light guide plate, a polarizing film, a retardation film, etc.
[0185] The thickness of the film is not particularly limited and may be appropriately selected depending on the intended use, but is, for example, 0.5 μm to 3 mm, preferably 1 μm to 1 mm.
[0186] 3. Molded Article A molded article according to one embodiment of the present invention is obtained by molding the polymer (2). One embodiment of the molded article is, for example, a film. The film can be obtained as a film-shaped molded article by, for example, melt molding or cast molding the polymer (2). The uses and thickness of the film are the same as those described in the section on cured products.
[0187] 4. Laminate A laminate according to one embodiment of the present invention has a substrate and a cured layer formed using the present composition, or a substrate and a layer formed using the polymer (2) (hereinafter also referred to as a "polymer layer"). The laminate may have two or more substrate layers, two or more cured layer or polymer layer, or a substrate and a conventionally known layer other than a cured layer or polymer layer. When the laminate has two or more substrate layers, cured layer or polymer layer, or other layer, these may be the same layer (plate) or different layers (plates).
[0188] Examples of the substrate include metal substrates, inorganic substrates (substrates other than metal substrates), and resin substrates, from the viewpoints of adhesiveness and practicality. [0192] Examples of the electronic components include circuit boards, semiconductor packages, and display substrates. The cured material layer or polymer layer in the laminate can be used as a surface protection film, rewiring layer, or planarization film for these electronic components. Since the cured material layer or polymer layer can maintain insulation even under high temperature and high humidity, the electronic components can protect circuit patterns from external environments such as dust, heat, and humidity, and have excellent insulation reliability between circuit patterns, allowing them to operate stably for many years.
[0193] For example, a rewiring layer can be formed by filling metal between the patterns of the cured material layer or polymer layer by plating or the like, and if necessary, stacking further cured material layers or polymer layers and repeating the metal filling process, thereby producing an electronic component having a base material and a rewiring layer including metal wiring and an insulating film.

[0275] [2] Evaluation of Polymer Properties Using each polymer obtained as described above, the weight average molecular weight (Mw), glass transition temperature (Tg) or softening point, 5% mass loss temperature (Td5), dielectric dissipation factor (Df), solubility in cyclohexanone, coatability, adhesion to substrates (copper foil adhesion and gold substrate adhesion), and room temperature tackiness were evaluated according to the following methods. When each polymer was obtained in solution form (Examples 1 to 13, 80 to 88, and A1 to A8), the Mw, Tg, softening point, and Td5 were evaluated as follows after obtaining a single film according to the following methods. The results of these evaluations are shown in Table 1. In the table, "-" indicates that the corresponding evaluation item was not measured.
[0276] <Preparation of Polymer Monolayer Films> A solution of each polymer was applied to a copper foil (CF-T9DA-SV [manufactured by Fukuda Metal Foil & Powder Co., Ltd.]), pre-dried at 70°C for 3 minutes, then at 130°C for 3 minutes, and then evaporated under a nitrogen atmosphere at 150°C for 30 minutes and then at 250°C for 3 hours to form a coating film. The copper foil-attached coating film thus formed was immersed in a 40% iron(III) chloride solution to remove the copper foil, washed with pure water, and then dried at 80°C to prepare a polymer monolayer film.
[0277] <Weight-average molecular weight (Mw)> The weight-average molecular weight (Mw) of each polymer was measured using a GPC apparatus (HLC-8320 model, 8420 model, manufactured by Tosoh Corporation) under the following THF conditions when the obtained polymer was soluble in tetrahydrofuran (THF) (Examples 1 to 13, Examples 80 to 88, and Examples A1 to A8), and under the following N-methyl-2-pyrrolidone conditions when the obtained polymer was insoluble in THF (Comparative Examples 3 to 9). Note that for Comparative Example 7, a portion was insoluble in N-methyl-2-pyrrolidone, but the soluble portion was used to measure Mw.
[0278] THF conditions Column: "TSKgel α-M" manufactured by Tosoh Corporation and "TSKgel guard column α" manufactured by Tosoh Corporation connected together Developing solvent: THF Column temperature: 40°C Flow rate: 1.0 mL / min Sample concentration: 0.75% by mass Sample injection amount: 50 μL Detector: differential refractometer Standard material: monodisperse polystyrene
[0279] N-methyl-2-pyrrolidone conditions Developing solvent: N-methyl-2-pyrrolidone (LiBr 10 mM added) Column temperature: 40°C Flow rate: 1.0 mL / min Sample concentration: 0.75 mass% Sample injection volume: 50 μL Detector: differential refractometer Standard material: monodisperse polystyrene
[0280] <Glass transition temperature (Tg)> The glass transition temperature (Tg) of each polymer was determined as the temperature corresponding to the intersection between the baseline and the tangent at the inflection point in the DSC temperature rise curve of a thermogram obtained using a differential scanning calorimeter (a DSC apparatus "Thermo Plus DSC8230" manufactured by Rigaku Corporation) under a nitrogen atmosphere at a heating rate of 20°C / min. The inflection point was determined as the temperature corresponding to the peak in the DDSC curve, which is a differential curve of the DSC temperature rise curve. The DDSC curve was also referred to as appropriate to confirm the DSC baseline.
[0281] <Softening Point: TMA Inflection Point> For polymers for which measurement based on the glass transition temperature (Tg) was difficult or the glass transition temperature was unclear, the softening point was determined from the TMA inflection point. The softening point was determined as the temperature corresponding to the intersection of the tangent to the baseline and the tangent to the line (post-inflection line) shown on the graph after the polymer was significantly deformed at a certain temperature in the thermal displacement curve of a thermogram obtained at a heating rate of 5°C / min using a thermomechanical analyzer ("TMA7100" manufactured by Hitachi High-Tech Science Corporation).
[0282] <5% Mass Loss Temperature (Td5)> The 5% mass loss temperature (Td5) of each polymer was determined as the temperature at which the polymer's mass had cumulatively decreased by 5% by mass from a thermal mass curve obtained using a differential thermobalance ("G209 F1 Libra" manufactured by NETZSCHT) under a nitrogen atmosphere at a heating rate of 10°C / min. Note that Td5 is an index of heat resistance, and a higher Td5 value indicates better heat resistance.
[0283] <Dielectric Loss Tangent (Df)> A test piece (width: 6 cm × length: 6 cm) was cut out from the prepared polymer monolayer film, and the dielectric loss tangent (Df) of the test piece at 10 GHz was measured using a cavity resonator method (manufactured by AET Corporation, dielectric constant measurement system, TE mode resonator).
[0284] <Solubility> The cyclohexanone solutions of the polymers obtained in Examples 1 to 13, Examples 80 to 88, and Examples A1 to A8 were visually inspected, and the cases where no precipitate was observed were evaluated as "A", and the cases where a precipitate was observed visually were evaluated as "B". The prepared composition Z was applied to a copper foil (CF-T9DA-SV [manufactured by Fukuda Metal Foil & Powder Co., Ltd.]) using a bar coater, and the foil was heated in an oven at 200°C for 3 hours under nitrogen to obtain a copper foil with a cured film. The obtained copper foil with a cured film was immersed in a 40% aqueous solution of iron (III) chloride to remove the copper foil, and the obtained cured film was washed four times with ion-exchanged water to prepare a film sample for evaluation having a thickness of 30±5 μm.
[0305] (Example B10) A composition was prepared in the same manner as in Example B9, except that the components were used in the types and mass ratios shown in Table 5 (mass ratios of polymer / curable compound / reactive diluent / curing aid / filler), and a film sample for evaluation was produced.
[0306] [5] Composition (IV) (Example D1) Polymer (21), curable compound, filler, curing aid, and other polymers were placed in a glass bottle in the mass ratios shown in Table 5. Toluene / methyl ethyl ketone = 1 / 1 (mass ratio) was added as an additional solvent so that the solids concentration was 65 mass%, and the mixture was thoroughly mixed and stirred with a mix rotor to prepare a composition. The prepared composition was applied to copper foil (CF-T9DA-SV [manufactured by Fukuda Metal Foil & Powder Co., Ltd.]) using a bar coater and heated in an oven at 200 ° C for 3 hours under nitrogen to obtain a copper foil with a cured film. The obtained copper foil with a cured film was immersed in a 40% aqueous solution of iron (III) chloride to remove the copper foil, and the obtained cured film was washed four times with ion-exchanged water to prepare a film sample for evaluation with a thickness of 30 ± 5 μm.
[0307] (Examples D2 to D20 and Comparative Examples 35 to 36) Compositions were prepared in the same manner as in Example D1, except that the components shown in Table 5 were used in the mass ratios shown in Table 5 (mass ratios of polymer, curable compound, curing aid, filler, and other polymer), and evaluation film samples were produced.
[0308] <Appearance of Composition> The appearance of the composition prepared using the composition (I) was visually observed. The composition was evaluated as "A" when the components used in the preparation were compatible and no precipitation or phase separation was observed, and as "B" when precipitation or phase separation was observed. The results are shown in Table 2.
[0309] <Reactivity> The compositions prepared from Composition (I) and Composition (III) were applied to copper foil (CF-T9DA-SV [manufactured by Fukuda Metal Foil & Powder Co., Ltd.]) using a Baker-type applicator (gap: 125 μm) so that the resulting cured film had a thickness of 20 to 30 μm. The coating was then pre-dried at 70°C for 3 minutes, then at 130°C for 3 minutes, and then at 150°C for 30 minutes, followed by evaporation of the solvent in a nitrogen atmosphere at 250°C for 3 hours, to obtain a copper foil-attached cured film. The resulting copper foil-attached cured film was immersed in 1.5 L of methyl ethyl ketone (MEK) at room temperature for 10 minutes and then vacuum dried at 120°C for 3 hours. The mass change rate was calculated using the following formula, with a mass change rate of 80% or greater designated "A" and a mass change rate of less than 80% designated "B." The mass change rate increased as the reaction between the polymer and the curable compound progressed. The results are shown in Tables 2 and 6. Mass change rate (%) = mass of cured film with copper foil after vacuum drying / mass of cured film with copper foil before immersion in MEK × 100
[0310] <5% Mass Loss Temperature (Td5)> The 5% mass loss temperature (Td5) of each evaluation film sample prepared using composition (I) and composition (III) was determined as the temperature at which the mass of the evaluation film sample cumulatively decreased by 5% by mass from a thermal mass curve obtained under a nitrogen atmosphere at a heating rate of 10°C / min using a differential thermobalance ("G209 F1 Libra" manufactured by NETZSCHT). The results are shown in Tables 2 and 4.
[0311] <Tensile elongation> The tensile elongation was measured by cutting the evaluation film samples prepared from the compositions (I) and (II) into a No. 7 dumbbell shape as described in JIS K 6251:2017, and conducting a tensile test at room temperature and 5.0 mm / min using a small tabletop testing machine ("EZ-LX" manufactured by Shimadzu Corporation). The results are shown in Tables 2 and 4. Note that when the evaluation film samples obtained in Comparative Examples 30 and 31 were used, the film collapsed (film collapse) during the measurement of the tensile elongation, making it impossible to measure the tensile elongation.
[0312] <Adhesion to Gold Substrate> The composition prepared with composition (I) was spin-coated onto a gold-sputtered wafer to form a coating film having a thickness of 10 to 20 μm. The coating film was then pre-dried at 70°C for 5 minutes, then at 150°C for 5 minutes, and then evaporated under a nitrogen atmosphere at 250°C for 1 hour to form a coating film. A stud pin with an epoxy resin attached was fixed to the coating film surface so that the formed coating film and the epoxy resin were in contact with each other. The coating film was cured at 160°C for 1 hour, and the adhesion between the gold-sputtered wafer and the formed coating film was evaluated using a thin film adhesion strength tester (manufactured by QuadGroup) at a measurement condition of 20 N / s. The results were evaluated as "A" if the epoxy resin on the stud pin broke, and "B" if the coating film peeled off at the interface with the gold-sputtered wafer. The results are shown in Table 2.
[0313] <Adhesion> Of the compositions prepared using composition (I), the compositions obtained in Examples 38 to 39, 44 to 45, 104 to 106, and Comparative Examples 21 and 22 were applied to copper foil (CF-T9DA-SV [manufactured by Fukuda Metal Foil & Powder Co., Ltd.]) using an applicator so that the resulting coating film had a thickness of 20 to 30 μm. The foil was pre-dried at 70°C for 5 minutes, then at 150°C for 5 minutes, and then the solvent was evaporated at 220°C for 1 hour in a nitrogen atmosphere to form a coating film. A 50 μm-thick polyimide film (manufactured by DuPont-Toray Co., Ltd., "Kapton 200H") was laminated to the coating film side of the coated copper foil using a resin manual roller at room temperature (Examples 38 to 39, 44 to 45, 104 to 105) or 80°C (Example 106, Comparative Examples 21 and 22) to prepare samples. The adhesiveness was evaluated by peeling the polyimide film from the prepared sample. The samples were evaluated as "A" if they had adhesiveness due to lamination, i.e., if they were tacky and could be temporarily attached like adhesive tape, and as "B" if they were not tacky and could not be temporarily attached and could be peeled off. The results are shown in Table 3.
[0314] <Dispersibility> The compositions (II) to (IV) were each allowed to stand for 3 hours after preparation, and the dispersibility was evaluated by assigning an "A" when no filler precipitation was observed with the naked eye and a "B" when filler precipitation was observed. The results are shown in Tables 4 and 6. In Comparative Examples 33 and 34, the polymer did not dissolve in cyclohexanone during the preparation of the compositions, and was insoluble (polymer insoluble).
[0315] <Freestanding film> When preparing a film sample for evaluation from the copper foil with a cured product obtained using the composition (II), the evaluation film sample obtained by removing the copper foil from the copper foil with a cured product was rated as "A" if it was a film that could be handled, as "B" if the evaluation film sample was a brittle and easily crumbled film, and as "film collapse" if the evaluation film sample collapsed and no film was obtained. The results are shown in Table 4. Note that when the compositions prepared in Comparative Examples 33 and 34 were used, film formation was not possible (film formation impossible), and copper foil with a cured product itself could not be obtained.
[0316] <Copper Foil Adhesion> The prepared composition (II) was applied to copper foil (CF-T9DA-SV [manufactured by Fukuda Metal Foil & Powder Co., Ltd.]), pre-dried at 70°C for 3 minutes, then at 130°C for 3 minutes, and then pre-dried at 150°C for 30 minutes, then at 250°C for 3 hours under a nitrogen atmosphere to evaporate the solvent, thereby obtaining a laminate consisting of a polymer layer (thickness: 30±5 μm) and copper foil. The obtained laminate was cut into a piece 5 mm wide x 10 cm long and pulled at a 90° angle at 500 mm / min using an Instron 5567 (manufactured by Instron Corporation) in accordance with IPC-TM-650 2.4.9. Adhesion strengths of 0.2 N / mm or more were evaluated as "A," and adhesion strengths of less than 0.2 N / mm were evaluated as "B."
[0317] <Dispersion Stability> The compositions prepared in Examples B9 and B10, and composition (IV) were allowed to stand for 3 days, and the dispersion stability was evaluated as follows: "A" indicates that no filler precipitation was observed with the naked eye and the solution had fluidity; and "B" indicates that filler precipitation was observed and the solution had no fluidity.
