[0050] The openings OP may have any shape when viewed from above the substrate W, i.e., when the substrate W is viewed from top to bottom in FIG. 4 . The shape may be, for example, a circle, an ellipse, a rectangle, a line, or a combination of one or more of these. The mask MK may have multiple side walls S1, and the multiple side walls S1 may define multiple openings OP. The multiple openings OP may each have a linear shape and be arranged at regular intervals to form a line-and-space pattern. Alternatively, the multiple openings OP may each have a hole shape and form an array pattern.

[0051] The base film UF may be a silicon wafer, or an organic film, a dielectric film, a metal film, a semiconductor film, or the like formed on a silicon wafer. The base film UF may be a silicon oxide film. The base film UF may be configured by stacking multiple films. The base film UF may include an etching stop film. When the base film UF is configured by multiple films, the etching stop film may be formed on the uppermost layer of the base film UF. That is, the etching stop film may be arranged so as to be in contact with the organic film CF.

[0052] Each film constituting the substrate W may be formed by any method. The opening OP in the mask MK may be formed by etching. The opening OP in the mask MK may be formed by a lithography method. Each film may be a flat film or may have an uneven surface. The substrate W may further have another film below the base film UF.

[0053] At least a part of the process of forming the base film UF, the organic film CF, and the mask MK on the substrate W may be performed in the plasma processing space 10s as part of step ST1. For example, when the opening OP in the mask MK is formed by etching, the etching of the mask MK in step ST1 and the etching in steps ST2, ST3, and ST4 described below may be performed consecutively in the plasma processing space 10s. In one embodiment, the substrate W may be provided in the plasma processing space 10s after all or part of the substrate W is formed in an apparatus or chamber external to the plasma processing apparatus 1.

[0054] When the openings OP in the mask MK are formed by etching, an etching gas may be supplied into the plasma processing space 10s, and the mask MK may be etched by plasma generated from the etching gas. The etching gas may include at least one gas selected from the group consisting of CF gas (fluorocarbon gas), hydrogen fluoride gas, and CHF gas (hydrofluorocarbon gas). The etching gas may further include nitrogen gas.

[0055] In one embodiment, after the substrate W is provided in the central region 111a of the substrate support 11, the temperature of the substrate support 11 or the substrate W is controlled to a given temperature by a temperature control module. Controlling the temperature of the substrate support 11 or the substrate W to a given temperature may include setting the temperature of the heat transfer fluid flowing through the flow path 1110a or the heater temperature to a given temperature, or setting them to a temperature different from the given temperature. The timing at which the temperature of the substrate support 11 or the substrate W starts to be controlled to a given temperature may be before or after the substrate W is placed on the substrate support 11, or may be simultaneous with the placement of the substrate W. The temperature of the substrate support 11 or the substrate W may be changed in each of the processes ST1 to ST4.

[0056] (Process ST2: Formation of Recesses) Figure 5 is a diagram illustrating an example of the cross-sectional structure of the substrate W in which the organic film CF has been etched in process ST2. In one embodiment, in process ST2, the organic film CF is etched to form recesses R1 in the organic film CF. Portions of the organic film CF that are not covered by the mask MK (portions exposed in the openings OP) are etched to form the recesses R1. The recesses R1 may have sidewalls S2 and a bottom B1.

[0057] In step ST2, a first processing gas may be supplied from the gas supply unit 20 shown in FIG. 2 into the plasma processing space 10s.

The metal-containing gas may be 1 sccm or less. The first process gas may not contain a metal-containing gas.

[0059] Plasma is generated from the first process gas supplied into the plasma processing space 10s, and the organic film CF can be etched using this plasma. At this time, a source RF signal can be supplied to the lower electrode of the substrate support 11 and / or the upper electrode of the shower head 13. The source RF signal may have a frequency of 40 MHz or more. The source RF signal may have a frequency of 40 MHz to 200 MHz. The source RF signal may have a power of 100 W to 1000 W. This generates a high-frequency electric field between the shower head 13 and the substrate support 11, and plasma can be generated from the first process gas in the plasma processing space 10s. A bias signal can also be supplied to the lower electrode of the substrate support 11. In this case, a bias potential can be generated between the plasma and the substrate W. Active species such as ions and radicals in the plasma are attracted to the substrate W, and the organic film CF can be etched by the active species. The bias signal can be a bias RF signal supplied from the RF power supply 31 or a bias DC signal supplied from the DC power supply 32. The bias RF signal may have a frequency of 200 kHz to 600 kHz, and a power of 10 W to 100 W. The pressure inside the chamber 10 may be 10 mTorr to 100 mTorr.

In one embodiment, in step ST3, a metal-containing protective film PF is formed on a side wall S2 of the recess R1 of the organic film CF.

[0061] In step ST3, a second process gas may be supplied into the plasma processing space 10s from the gas supply unit 20 shown in FIG. 2. The second process gas may include a metal-containing gas. The metal-containing gas may include at least one gas selected from the group consisting of a tungsten-containing gas, a molybdenum-containing gas, and a titanium-containing gas. The tungsten-containing gas may be WF 6 The metal-containing gas may have the smallest flow rate among the gas species contained in the second process gas, and the flow rate of the metal-containing gas may be 1 sccm or less.

[0062] The second process gas may further include a hydrogen-containing gas or an oxygen-containing gas as an etching gas. 2 gas, CO gas, COS gas, H2 gas and NH 3 The second process gas may include at least one gas selected from the group consisting of: a noble gas such as Ar gas, He gas, or Kr gas, or N 2 It may be a gas.

[0063] The second process gas may further contain an additive gas for enhancing the protective effect of the metal-containing protective film PF on the sidewall S2 of the recess R1. 2 and CO. The metal-containing protective film PF may be modified or thickened by the additive gas. The additive gas may be deposited on the sidewall S2 together with the metal-containing protective film PF.

[0064] Plasma is generated from the second process gas supplied into the plasma processing space 10s, and the metal-containing protective film PF can be formed on the sidewall S2 of the recess R1 of the organic film CF using the plasma. At this time, a source RF signal can be supplied to the lower electrode of the substrate support 11 and / or the upper electrode of the shower head 13. The source RF signal can have a frequency of 40 MHz or more. The source RF signal can have a frequency of 40 MHz to 200 MHz. The source RF signal can have a power of 100 W to 1000 W. This generates a high-frequency electric field between the shower head 13 and the substrate support 11, and plasma can be generated from the second process gas in the plasma processing space 10s. A bias signal can also be supplied to the lower electrode of the substrate support 11. In this case, a bias potential can be generated between the plasma and the substrate W. Active species such as ions and radicals in the plasma are attracted to the substrate W, and the metal-containing protective film PF can be deposited on the sidewall S2 of the recess R1 of the organic film CF by the active species. [0065] Steps ST2 and ST3 may be performed as separate steps, and in one example, may be performed consecutively. Alternatively, they may be performed simultaneously. Performing steps ST2 and ST3 as separate steps improves controllability regarding the formation of the protective film. On the other hand, performing steps ST2 and ST3 simultaneously improves the overall etching throughput.

[0066] 7 is a diagram illustrating an example of a cross-sectional structure of a substrate W in which the bottom B1 of the recess R1 in the organic film CF is etched in step ST4. In one embodiment, in step ST4, the bottom B1 of the recess R1 is etched while the sidewall S2 of the recess R1 is protected by the metal-containing protective film PF. This forms an opening OP2 in the organic film CF, and the base film UF can be exposed in the opening OP2.

[0067] In step ST3, a third processing gas may be supplied from the gas supply unit 20 shown in FIG. 2 into the plasma processing space 10s.

[0068] The third process gas may include a hydrogen-containing gas or an oxygen-containing gas as an etching gas. 2 gas, CO gas, COS gas, H2 gas and NH 3 The third process gas may include at least one gas selected from the group consisting of: a noble gas such as Ar gas, He gas, or Kr gas, or N 2 It may be a gas.

[0069] The third process gas may not contain a metal-containing gas. Alternatively, the third process gas may contain a metal-containing gas, similar to the second process gas. The metal-containing gas may contain at least one gas selected from the group consisting of a tungsten-containing gas, a molybdenum-containing gas, and a titanium-containing gas. The tungsten-containing gas may be WF 6 The process gas may be a gas. In steps ST2, ST3, and ST4, a process gas containing a metal-containing gas may be continuously supplied into the chamber 10. The flow rate of the metal-containing gas may vary in steps ST2, ST3, and ST4. The flow rate of the metal-containing gas may be the largest in step ST3 among steps ST2, ST3, and ST4.

[0070] Plasma may be generated from the third process gas, and the organic film CF may be etched using the plasma. At this time, a source RF signal may be supplied to the lower electrode of the substrate support 11 and / or the upper electrode of the shower head 13. The source RF signal may have a frequency of 40 MHz or more. The source RF signal may have a frequency of 40 MHz to 200 MHz. The source RF signal may have a power of 100 W to 1000 W. This generates a high-frequency electric field between the shower head 13 and the substrate support 11, and plasma may be generated from the third process gas in the plasma processing space 10s. A bias signal may also be supplied to the lower electrode of the substrate support 11. In this case, a bias potential may be generated between the plasma and the substrate W. Active species such as ions and radicals in the plasma are attracted to the substrate W, and the bottom B1 of the recess R1 in the organic film CF may be etched by the active species. The bias signal may be a bias RF signal supplied from the RF power supply 31 or a bias DC signal supplied from the DC power supply 32. The bias RF signal may have a frequency of 200 kHz to 600 kHz, and a power of 300 W to 1500 W. The pressure inside the chamber 10 may be 10 mTorr to 100 mTorr.

[0071] According to this exemplary embodiment, the etching method includes the steps of: (a) providing a substrate W including an organic film CF and a mask MK on the organic film CF; (b) etching the organic film CF using plasma generated from a first process gas to form a recess R1 in the organic film CF; (c) forming a metal-containing protective film PF on a sidewall S2 of the recess R1 using plasma generated from a second process gas including a metal-containing gas; and (d) etching the bottom B1 of the recess R1 while protecting the sidewall S2 of the recess R1 with the metal-containing protective film PF. This suppresses bowing during etching of the organic film CF. Bowing is a phenomenon in which the opening dimensions of a portion of the sidewall of a recess formed by etching are larger than the opening dimensions of the top of the recess. The bowing portion has, for example, a barrel-like shape in cross section.

The nitrogen fluoride gas may be NF 3 The fluorocarbon gas may be CF 4 Plasma may be generated from the fourth process gas, and a portion of the metal-containing protective film PF may be etched using the plasma. This allows the excess metal-containing protective film PF to be removed.

[0074] In the above embodiment, the formation of the metal-containing protective film PF in step ST3 may be performed by various methods such as plasma CVD, thermal CVD, ALD, etc. In steps ST2 and ST4, the organic film may be etched by other methods.
