Description

Polishing liquid and polishing method

[0001] The present disclosure relates to a polishing liquid, a polishing method, and the like.

[0002] In recent years, processing techniques for achieving higher density and finer features have become increasingly important in the manufacturing process of semiconductor devices. One such processing technique, chemical mechanical polishing (CMP), has become essential for forming shallow trench isolation (hereinafter referred to as "STI"), planarizing pre-metal insulating materials or interlayer insulating materials, forming plugs or buried metal wiring, and the like in the manufacturing process of semiconductor devices.

[0003] The most commonly used polishing liquids include, for example, silica-based polishing liquids containing silica (silicon oxide) particles such as fumed silica and colloidal silica as abrasive grains. Silica-based polishing liquids are characterized by their high versatility, and by appropriately selecting the abrasive grain content, pH, additives, etc., they can polish a wide variety of materials, both insulating and conductive.

[0004] On the other hand, there is also growing demand for polishing solutions containing cerium compound particles as abrasive grains, primarily for polishing insulating materials such as silicon oxide. For example, a cerium oxide-based polishing solution containing cerium oxide particles as abrasive grains can polish silicon oxide at a higher speed than a silica-based polishing solution, even with a lower abrasive grain content (see, for example, Patent Documents 1 and 2 listed below).

[0005] In recent years, in the manufacturing process of semiconductor devices, there has been a demand for further miniaturization of wiring, and polishing scratches that occur during polishing have become a problem. That is, even if minute polishing scratches occur when polishing is performed using a conventional cerium oxide-based polishing solution, this was not a problem as long as the size of the polishing scratches was smaller than the conventional wiring width. However, when attempting to achieve further miniaturization of wiring, even minute polishing scratches become a problem.

[0006] To address this issue, polishing solutions using cerium hydroxide particles have been investigated (see, for example, Patent Documents 3 to 5 below). Methods for producing cerium hydroxide particles have also been investigated (see, for example, Patent Documents 6 and 7 below).

[0007] Japanese Patent Application Laid-Open No. 10-106994 Japanese Patent Application Laid-Open No. 08-022970 International Publication No. 2002 / 067309 International Publication No. 2012 / 070541 International Publication No. 2012 / 070542 Japanese Patent Application Laid-Open No. 2006-249129 International Publication No. 2012 / 070544

[0008] In recent years, miniaturization of semiconductor devices has been accelerating, leading to shrinking wiring widths and thinner films. Accordingly, in CMP processes for forming STIs, etc., it is necessary to polish insulating materials while suppressing over-polishing of stoppers placed on convex portions of substrates having a concave-convex pattern. From this perspective, polishing solutions are required to achieve excellent polishing selectivity for insulating materials relative to stopper materials (polishing rate ratio: polishing rate of insulating material / polishing rate of stopper material), e.g., excellent polishing selectivity for silicon oxide relative to silicon nitride (polishing rate ratio: polishing rate of silicon oxide / polishing rate of silicon nitride).

[0009] An object of one aspect of the present disclosure is to provide a polishing liquid that can achieve excellent polishing selectivity for silicon oxide relative to silicon nitride. Another object of the present disclosure is to provide a polishing method using the polishing liquid.

[12] or

[13] .

[0011] According to one aspect of the present disclosure, it is possible to provide a polishing liquid that can achieve excellent polishing selectivity for silicon oxide relative to silicon nitride. Also, according to another aspect of the present disclosure, it is possible to provide a polishing method using the polishing liquid.

[0012] Hereinafter, embodiments of the present disclosure will be described in detail.

[0013] <Definitions> In this specification, the term "polishing liquid" is defined as a composition that comes into contact with the surface to be polished during polishing. The term "polishing liquid" itself does not limit the components contained in the polishing liquid. As will be described later, the polishing liquid according to this embodiment may contain abrasive grains. Abrasive grains are also called "abrasive particles," but are referred to as "abrasive grains" in this specification. Abrasive grains are generally solid particles, and during polishing, the object to be removed is thought to be removed by the mechanical action of the abrasive grains and the chemical action of the abrasive grains (mainly the surface of the abrasive grains), but the polishing mechanism is not limited. The term "polishing rate" refers to the rate at which material is removed per unit time (removal rate = removal rate).

[0014] Numerical ranges indicated using "to" indicate a range that includes the numerical values before and after "to" as the minimum and maximum values, respectively. A numerical range "A or greater" means a range exceeding A and A. A numerical range "A or less" means a range less than A and A. In the numerical ranges described in stages in this specification, the upper or lower limit of a certain numerical range can be arbitrarily combined with the upper or lower limit of another numerical range. In the numerical ranges described in this specification, the upper or lower limit of the numerical range may be replaced with a value shown in the examples. Unless otherwise specified, the materials exemplified in this specification may be used alone or in combination with two or more types. When multiple substances corresponding to each component are present in the composition, the amount of each component in the composition refers to the total amount of the multiple substances present in the composition, unless otherwise specified. "A or B" may contain either A or B, or both. The term "film" encompasses structures that are formed over the entire surface as well as structures that are formed only partially when observed in a plan view. The term "process" includes not only an independent process but also a process that cannot be clearly distinguished from other processes, as long as the intended effect of the process is achieved.

[0015] <Polishing Liquid> The polishing liquid according to this embodiment contains abrasive grains and an acid component, and has a pH of greater than 4.5. The acid component includes a compound having at least one selected from the group consisting of a sulfo group and a sulfonate group (excluding sulfuric acid and its salts) (hereinafter, such a compound will also be referred to as "acid component A").

[0016] The polishing liquid according to this embodiment can be used as a CMP polishing liquid. The polishing liquid according to this embodiment can be used to polish a polished surface (exposed surface) containing silicon oxide and silicon nitride, and can be used to polish a polished surface containing silicon oxide and silicon nitride to selectively remove silicon oxide relative to silicon nitride. The polishing liquid according to this embodiment can be used to polish a polished surface (exposed surface) containing silicon oxide and silicon carbonitride, and can also be used to polish a polished surface containing silicon oxide and silicon carbonitride to selectively remove silicon oxide relative to silicon carbonitride.

[0017] The polishing liquid according to this embodiment can selectively remove silicon oxide relative to silicon nitride, and can achieve excellent polishing selectivity for silicon oxide relative to silicon nitride (polishing rate ratio: polishing rate of silicon oxide / polishing rate of silicon nitride). The polishing liquid according to this embodiment can achieve a polishing rate ratio of silicon oxide to silicon nitride of 2.5 or more.

[0018] The reason why the above-mentioned effect is exhibited is not entirely clear, but the inventors speculate as follows. That is, when the polishing liquid has a pH of more than 4.5, by containing a compound having at least one selected from the group consisting of a sulfo group and a sulfonate group (excluding sulfuric acid and its salts) as an acid component, the sulfo group and sulfonate group of the compound are selectively adsorbed to silicon nitride. This significantly suppresses polishing of silicon nitride without suppressing polishing of silicon oxide. For the above reasons, the polishing liquid according to this embodiment can achieve excellent polishing selectivity for silicon oxide relative to silicon nitride. However, the reason why the effect is exhibited is not limited to the above.

[0019] The polishing rate ratio of silicon oxide to silicon nitride may be 20 or more, 30 or more, 40 or more, 50 or more, 80 or more, 100 or more, 200 or more, 300 or more, 400 or more, or 500 or more. The polishing rate ratio of silicon oxide to silicon nitride may be 5000 or less, 4500 or less, 4000 or less, 3500 or less, or 3000 or less.

[0020] According to the polishing liquid of this embodiment, for example, in the evaluation method of the examples described later, a silicon oxide polishing rate of 10 Å / min or more can be obtained, and the silicon oxide polishing rate may be 100 Å / min or more, 1000 Å / min or more, 1400 Å / min or more, 1600 Å / min or more, 1800 Å / min or more, 1900 Å / min or more, 2000 Å / min or more, 2100 Å / min or more, 2200 Å / min or more, 2300 Å / min or more, or 2400 Å / min or more.

[0021] With the polishing liquid according to this embodiment, for example, in the evaluation method of the examples described later, a silicon nitride polishing rate of 600 Å / min or less can be obtained, and the silicon nitride polishing rate may be 550 Å / min or less, 500 Å / min or less, 450 Å / min or less, 400 Å / min or less, 350 Å / min or less, 300 Å / min or less, 250 Å / min or less, 200 Å / min or less, 150 Å / min or less, 100 Å / min or less, 50 Å / min or less, 30 Å / min or less, or 10 Å / min or less.

[0022] (Abrasive grains) Examples of materials constituting the abrasive grains include abrasive grains containing hydroxides of tetravalent metal elements such as cerium, inorganic substances such as silica, alumina, ceria (cerium oxide), titania, zirconia, germania, and silicon carbide, organic substances such as polystyrene, polyacrylic acid, and polyvinyl chloride, and modified substances thereof. "Hydroxides of tetravalent metal elements" refers to abrasive grains containing hydroxides of tetravalent metal ions (M 4+ ) and at least one hydroxide ion (OH - The hydroxide of a tetravalent metal element is a compound containing an anion other than hydroxide ion (for example, nitrate ion NO 3 - and sulfate ions SO 4 2-For example, a hydroxide of a tetravalent metal element may contain an anion (e.g., nitrate ion NO) bonded to the tetravalent metal element. 3 - and sulfate ions SO 4 2- The abrasive grains may contain water of hydration. As the abrasive grains containing a hydroxide of a tetravalent metal element, composite particles containing a hydroxide of a tetravalent metal element and silica may also be used.

[0023] Abrasive grains containing hydroxides of tetravalent metal elements have higher reactivity with silicon oxide, an insulating material, and can polish silicon oxide at a high polishing rate compared to abrasive grains made of silica, ceria, etc. Furthermore, abrasive grains containing hydroxides of tetravalent metal elements tend to prevent scratches on the polished surface.

[0024] The hydroxide of a tetravalent metal element may comprise at least one selected from the group consisting of hydroxides of rare earth metal elements and hydroxides of zirconium, from the viewpoint of easily obtaining excellent polishing selectivity of silicon oxide relative to silicon nitride, or may comprise a hydroxide of a rare earth metal element. Examples of rare earth metal elements that can assume a tetravalent state include lanthanides such as cerium, praseodymium, and terbium. Among these, from the viewpoint of easily improving the polishing rate of insulating materials (such as silicon oxide), lanthanides or cerium may be used. In other words, the abrasive grains may comprise cerium hydroxide (a compound having a hydroxy group bonded to a cerium atom) as the hydroxide of a tetravalent metal element. A hydroxide of a rare earth metal element and a hydroxide of zirconium may be used in combination, or two or more hydroxides of rare earth metal elements may be selected and used.

[0025] The abrasive grains may contain cerium-based particles (particles containing a cerium compound) to facilitate excellent polishing selectivity of silicon oxide over silicon nitride. Examples of cerium compounds (compounds containing cerium) in the cerium-based particles include cerium hydroxide, cerium oxide, ammonium cerium nitrate, cerium acetate, cerium sulfate hydrate, cerium bromate, cerium bromide, cerium chloride, cerium oxalate, cerium nitrate, and cerium carbonate. The cerium compound may contain tetravalent cerium or trivalent cerium. The cerium-based particles may have water of hydration. To facilitate excellent polishing selectivity of silicon oxide over silicon nitride, the cerium-based particles may contain at least one selected from the group consisting of cerium hydroxide and cerium oxide, or may contain cerium hydroxide, or may contain at least one selected from the group consisting of cerium hydroxide particles (particles containing cerium hydroxide) and cerium oxide particles (particles containing cerium oxide), or may contain cerium hydroxide particles.

[0026] In abrasive grains containing a hydroxide of a tetravalent metal element, the content of the hydroxide of the tetravalent metal element may be 50% by mass or more, more than 50% by mass, 55% by mass or more, 60% by mass or more, 65% by mass or more, 70% by mass or more, or 75% by mass or more based on the total weight of the abrasive grains (total weight of the abrasive grains contained in the polishing liquid). From the viewpoint of easy preparation of the polishing liquid and further excellent polishing properties, the abrasive grains may be substantially composed of a hydroxide of a tetravalent metal element (substantially 100% by mass of the abrasive grains are particles of the hydroxide of a tetravalent metal element). The content of cerium hydroxide in the abrasive grains may be within the above-mentioned range.

[0027] The average particle size of the abrasive grains may be 0.1 nm or more, 0.5 nm or more, 1 nm or more, 2 nm or more, 3 nm or more, 5 nm or more, 10 nm or more, or 12 nm or more, from the viewpoint of easily improving the polishing rate of insulating materials (silicon oxide, etc.). The average particle size of the abrasive grains may be 100 nm or less, 50 nm or less, 30 nm or less, 20 nm or less, 15 nm or less, or 12 nm or less, from the viewpoint of easily suppressing scratches on the polished surface. From these viewpoints, the average particle size of the abrasive grains may be 0.1 to 100 nm.

[0028] The "average particle size" of the abrasive grains refers to the average secondary particle size of the abrasive grains in the polishing liquid. The average particle size of the abrasive grains can be measured using a light diffraction / scattering particle size distribution analyzer (for example, a DelsaMax PRO product manufactured by Beckman Coulter, Inc.). Specifically, the measurement method using a DelsaMax PRO product manufactured by Beckman Coulter, Inc. involves, for example, pouring approximately 0.5 mL (L stands for "liter"; the same applies below) of the polishing liquid into a measurement cell measuring 12.5 mm x 12.5 mm x 45 mm (height) and then placing the cell in the device. The refractive index of the measurement sample is set to 1.333, the viscosity to 0.887 mPa·s, and the measurement is performed at 25°C. The value displayed as the Unimodal Size Mean (cumulant diameter) can be used as the average particle size of the abrasive grains.

[0029] The zeta potential of the abrasive grains in the polishing liquid may be positive (greater than 0 mV) from the viewpoint of easily obtaining excellent polishing selectivity of silicon oxide relative to silicon nitride. The zeta potential (ζ [mV]) can be measured using a zeta potential measuring device (for example, DelsaNano C (device name) manufactured by Beckman Coulter, Inc.). The zeta potential of the abrasive grains in the polishing liquid can be obtained, for example, by putting the polishing liquid into a concentrated cell unit (a cell for high-concentration samples) for the zeta potential measuring device and measuring it.

[0030] The content of the abrasive grains may be within the following ranges based on the total mass of the polishing liquid, from the viewpoint of easily obtaining excellent polishing selectivity of silicon oxide relative to silicon nitride. The content of the abrasive grains may be 0.001 mass% or more, 0.005 mass% or more, 0.008 mass% or more, 0.01 mass% or more, more than 0.01 mass%, 0.03 mass% or more, 0.04 mass% or more, or 0.05 mass% or more. The content of the abrasive grains may be 10 mass% or less, 5 mass% or less, 1 mass% or less, less than 1 mass%, 0.5 mass% or less, 0.3 mass% or less, 0.1 mass% or less, less than 0.1 mass%, 0.08 mass% or less, 0.07 mass% or less, 0.06 mass% or less, or 0.05 mass% or less. From these viewpoints, the content of the abrasive grains may be 0.001 to 10 mass%. From the same viewpoint, the content of cerium hydroxide may be within the above-mentioned range.

[0034] The acid component A may have a functional group other than a sulfo group and a sulfonate group. The acid component A may further have, for example, at least one selected from the group consisting of an amino group, a carboxyl group, and a carboxylate group. The acid component A does not need to have an amino group, from the viewpoint of easily suppressing the polishing rate of silicon nitride.

Measurement temperature: 25°C Measurement device: Beckman Coulter, Inc., product name: DelsaMax PRO Measurement method: Approximately 0.5 mL of the CMP polishing solution was placed in a measurement cell (disposable microcuvette) measuring 12.5 mm x 12.5 mm x 45 mm (height), and the cell was then placed in the DelsaMax PRO. The refractive index and viscosity of the measurement sample information were set to 1.333 and 0.887 mPa·s, respectively, and the measurement was performed at 25°C, and the value displayed as Unimodal Size Mean (cumulant diameter) was read.

[0105] (Polishing Rate) The following blanket wafer was polished using the above-mentioned CMP polishing solution under the following CMP polishing conditions.

[0106] [Blanket wafer] A blanket wafer having a silicon oxide film with a thickness of 1000 nm on a silicon substrate (diameter: 300 mm) A blanket wafer having a silicon nitride film with a thickness of 250 nm on a silicon substrate (diameter: 300 mm)

[0107] [CMP Polishing Conditions] Polishing apparatus: FREX 300X (manufactured by Ebara Corporation) CMP polishing solution flow rate: 200 mL / min Polishing substrate: the above-mentioned blanket wafer Polishing pad: foamed polyurethane resin having closed cells (manufactured by ROHM AND HAAS ELECTRONIC MATERIALS CMP INC., model number IC1010) Polishing pressure: 20.7 kPa (3.0 psi) Relative speed between polishing substrate and polishing platen: 100.5 m / min Polishing time: 30 seconds Wafer cleaning: After the CMP treatment, the wafer was washed with water while applying ultrasonic waves, and then dried with a spin dryer.

[0108] [Calculation of Polishing Rate and Polishing Rate Ratio] Using an optical interference film thickness measuring device (device name: F80) manufactured by Filmetrics Inc., the film thickness of the polished film (silicon oxide film and silicon nitride film) was measured at 65 points before and after polishing. The 65 film thickness measurements were performed on a line including the center of the wafer, with the center of the wafer as the reference, at positions of 149 mm, 148 mm, 147 mm, and 145 mm, positions every 5 mm between 145 mm and -145 mm (140 mm, 135 mm, ..., -135 mm, -140 mm), and positions of -145 mm, -147 mm, -148 mm, and -149 mm (distances opposite to positive distances from the wafer center are expressed as negative). The average film thickness values at the 65 points were used to calculate the change in film thickness. Based on the change in film thickness and polishing time, the polishing rates of the polished material (silicon oxide polishing rate RO and silicon nitride polishing rate RN) were calculated using the following formula. The polishing rate ratio (RO / RN) of the polishing rate RO for silicon oxide to the polishing rate RN for silicon nitride was calculated. The results are shown in Table 1. Polishing rate [Å / min] = (film thickness before polishing [Å] - film thickness after polishing [Å]) / polishing time [min]

[0109]

[0110] In the examples, it was confirmed that the polishing rate ratio (RO / RN) of the polishing rate RO of silicon oxide to the polishing rate RN of silicon nitride was 20 or more, and that excellent polishing selectivity of silicon oxide over silicon nitride was obtained.
