Description

Method for preparing perovskite absorption layer by gradient co-evaporation and stacked solar cell

[0001] This application claims priority to the Chinese patent application filed with the China Patent Office on September 27, 2023, with application number 202311270645.2 and invention name “A method for preparing a perovskite absorption layer by gradient co-evaporation and a stacked solar cell”, the entire contents of which are incorporated by reference into this application. Technical Field

[0002] The present application relates to the technical field of solar cells, and in particular to a method for preparing a perovskite absorption layer through gradient co-evaporation and a stacked solar cell. Background Art

[0003] The statements herein merely provide background information related to the present application and do not necessarily constitute prior art.

[0004] Currently, most existing crystalline silicon / perovskite tandem solar cells are made based on polished crystalline silicon bottom cells. This is because existing high-efficiency perovskite film formation methods are generally targeted at polished substrates. However, the surfaces of crystalline silicon bottom cells that have been commercialized on a large scale are mostly velvet-like. The velvet-like surface can greatly reduce the reflection of incident light by crystalline silicon / perovskite tandem solar cells, improving light absorption, which is one of the indispensable conditions for high-efficiency solar cells. Therefore, the crystalline silicon / perovskite tandem solar cells based on polished velvet-like crystalline silicon bottom cells currently have large light absorption losses and low short-circuit current density.

[0005] However, for textured crystalline silicon bottom cells, due to the unique unevenness of the substrate, the perovskite film prepared using a solution wet method cannot conformally cover the textured crystalline silicon substrate, resulting in a short circuit in the crystalline silicon / perovskite tandem solar cell. In order to prepare a conformal, fully covered perovskite film on a textured crystalline silicon substrate, a two-step evaporation and solution method is usually used. In the first step, a conformal lead iodide-cesium bromide mixed film is prepared by evaporation. In the second step, a mixed ammonium salt solution is reacted with the mixed film to form a conformal perovskite film.

[0006] However, using the traditional two-step preparation method, the lead iodide near the top surface of the conformal hybrid film is more likely to react completely with the ammonium salt solution. The lead iodide near the buried bottom surface of the conformal hybrid film, because it is not in direct contact with the ammonium salt solution, is less likely to react completely, and ultimately forms a large amount of lead iodide residue in the lower layer of the perovskite film. This free lead iodide will form a large number of defects in the perovskite film, resulting in low-quality perovskite films, thereby affecting the performance of crystalline silicon / perovskite tandem solar cells. [0048] In order to illustrate the technical solution provided by this application, a detailed description is given below with reference to specific drawings and embodiments.

[0049] In the traditional two-step process for preparing perovskite films, the lead iodide near the top surface of the conformal hybrid film 200 is more likely to react completely with the ammonium salt solution. However, the lead iodide near the bottom surface of the conformal hybrid film 200, which is not in direct contact with the ammonium salt solution, is less likely to react completely, ultimately forming a large amount of lead iodide residue in the lower layer of the perovskite film. This free lead iodide can form numerous defects within the perovskite film, resulting in low-quality perovskite films and thus affecting the performance of crystalline silicon / perovskite tandem solar cells.

[0050] Based on this, the present application provides a method for preparing a perovskite absorption layer by gradient co-evaporation and a stacked solar cell to solve the above problems.

[0063] Alternatively, a spin coating method can be used to evenly coat the hole transport layer 21 dispersion on the surface of the tunneling layer 17 at a spin coating speed of 1000-5000 rpm for 10-100 seconds. After the spin coating is completed, an annealing operation is performed at a temperature of 300°C-600°C for 10-50 minutes.

[0078] Optionally, the passivation layer dispersion can be sprayed onto the surface of the perovskite absorption layer 22 by spraying at a rate of 0-100 cm / s. After spraying, annealing is performed at a temperature of 20° C.-170° C. for a time of 0-30 min.

[0079] Specifically, the embodiment of the present application can adopt the evaporation method to prepare the perovskite passivation layer 23. Weigh 3 mg of propylene diamine iodine and place it in a crucible, place the substrate sample on the mask, and place it in the evaporation chamber. Wait for the evaporation vacuum to be 2×10 -4 Pa, the evaporation voltage was adjusted to the evaporation temperature, the evaporation rate was controlled at 0.1Å / S, and propylene diamine iodide was evaporated onto the layer film with a thickness of 4nm. After the completion, the annealing table temperature was set to 100℃ and annealing operation was performed for 8 minutes.

[0080] Step 8: Prepare the electron transport layer 24. The electron transport layer 24 is zinc oxide (ZnO), tin dioxide (SnO2), titanium dioxide (TiO2), [6,6]-phenyl C61 butyric acid methyl ester (PC 61 BM), carbon 60 (C 60 ), at least one of 2,9-dimethyl-4,7-diphenyl-1,10-phenanthroline (BCP).

[0083] Specifically, the embodiment of the present application can adopt the evaporation method to prepare the electron transport layer 24. [0084] Step 9: Prepare a buffer layer 25. The buffer layer 25 is made of at least one of zinc oxide (ZnO), tin dioxide (SnO2), and titanium dioxide (TiO2). The thickness of the buffer layer 25 can range from 0 to 30 nm.

[0085] Optionally, the electron transport layer 24 material can be deposited onto the surface of the electron transport layer 24 using an atomic deposition method, with a deposition vacuum of 0-1×10 4 Pa, the deposition pipeline temperature is between 50℃-150℃, and the deposition chamber temperature is between 40℃-150℃.

[0086] Optionally, the modification layer material of the electron transport layer 24 can be evaporated onto the surface of the electron transport layer 24 by evaporation method, and the evaporation vacuum degree is 6×10 -5 Pa-4×10 -4 Pa, the evaporation temperature is 100℃-500℃, and the evaporation rate is 0.05Å / S-1Å / S.

[0087] Specifically, the embodiment of the present application can adopt the atomic accumulation deposition method, and the vacuum degree of the atomic accumulation deposition equipment is set to 0.5×10 4 Pa, the deposition channel temperature is between 60 ° C, the deposition chamber temperature is 70 ° C, and SnO2 is evaporated onto the layer film with a thickness of 15 nm.

[0088] Step 10: Prepare the second transparent electrode layer 261. Optionally, the transparent electrode material can be sputtered onto the surface of the buffer layer 25 by magnetron sputtering, with the power controlled at 30W-200W. Alternatively, the transparent electrode material can be evaporated onto the surface of the buffer layer 25 by evaporation, with the evaporation vacuum degree at 1×10 -5 Pa-5×10 -4 Pa, the evaporation temperature is 1000℃-2000℃, and the evaporation rate is 0.05Å / S-3Å / S.

[0089] Specifically, the embodiment of the present application can adopt a magnetron sputtering method, which is similar to the preparation method of preparing the first transparent electrode layer 112 in step 2, setting an IZO (Indium Zinc Oxide) target, controlling the power to 50W, the operating time to 1h, and the film thickness to 100nm.

[0093] In order to verify the method for preparing the perovskite absorption layer 22 by gradient co-evaporation and the performance of the stacked solar cell provided in the embodiments of the present application, the present application provides three comparative examples for comparison and demonstration.

[0094] Comparative Example 1 provides a stacked solar cell prepared based on a traditional two-step method. The difference between the preparation method of Comparative Example 1 and the preparation method of the embodiment of the present application lies in step six. The perovskite absorption layer 22 provided in Comparative Example 1 is prepared by a two-step method based on a traditional evaporation solution. The first step is to use gradient co-evaporation on a velvet substrate 100 to prepare a mixed film 200; the second step uses binary co-evaporation, wherein the evaporation rate of lead iodide is kept constant at 4A / s, and the evaporation rate of cesium bromide is kept constant at 0.4A / s. The total evaporation time is controlled at 1000s, and the thickness of the formed mixed film 200 is 440nm. During the coating process, the rate ratio between lead iodide and cesium bromide is controlled at 10:1. The relationship curve between the evaporation rate of lead iodide and the evaporation rate of cesium bromide and time is shown in Figure 4.

[0095] Comparative Example 2 provides a stacked solar cell prepared under different evaporation rate conditions. The difference between the preparation method of Comparative Example 2 and the preparation method of the embodiment of the present application lies in step six. The preparation conditions of the perovskite absorption layer 22 provided in Comparative Example 2 are: the maximum evaporation rate of lead iodide is 8A / s, and the evaporation rate of lead iodide maintains a constant growth rate throughout the coating process, with a constant growth rate value of 0.008A / s, gradually increasing from 0A / s at the beginning of evaporation to 8A / s at the end of coating; cesium bromide maintains a constant evaporation rate, and its value is controlled at 0.4A / s. The relationship curve between the evaporation rate of lead iodide and the evaporation rate of cesium bromide and time is shown in Figure 5.

[0096] Comparative Example 3 provides a stacked solar cell prepared under another different evaporation rate condition. The difference between the preparation method of Comparative Example 3 and the preparation method of the embodiment of the present application lies in step six. The preparation conditions of the perovskite absorption layer 22 provided in Comparative Example 3 are as follows: the maximum evaporation rate of lead iodide is 8A / s, and the evaporation rate of lead iodide maintains a constant deceleration during the entire coating process, and the constant deceleration value is -0.008A / s, that is, it gradually decreases from 8A / s at the beginning of evaporation to 0A / s at the end of coating; the maximum evaporation rate of cesium bromide is 0.8A / s, and the evaporation rate of cesium bromide maintains a constant acceleration during the entire coating process, and the constant acceleration value is 0.0008A / s, that is, it gradually increases from 0A / s at the beginning of evaporation to 0.8A / s at the end of coating. The relationship curve between the evaporation rate of lead iodide and the evaporation rate of cesium bromide and time is shown in Figure 6.

[0097] The present embodiment was compared with three comparative examples. A solar simulator was used to perform a standard solar intensity calibration. 2 The stacked solar cell was subjected to a long-term IV test with the starting voltage set to 1.95V, the cut-off voltage set to 0V, and the range set to 100mA. The test results are shown in the following table.

[0098]

[0099] From the comparison of the above tables we can see that:

[0100] 1. In Comparative Example 1, the lead iodide and cesium bromide of the mixed film 200 prepared by the traditional co-evaporation method are evenly distributed in the film. When reacting with the ammonium salt precursor solution, the lead iodide on its upper surface can react completely, while the lead iodide on its buried bottom surface cannot react completely because it cannot directly contact. These residual lead iodides will cause a large number of defects in the formed perovskite absorption layer 22, thereby reducing the efficiency of the stacked solar cell. The stacked solar cell provided in the embodiment of the present application has a higher open circuit voltage, short circuit current and photoelectric conversion efficiency than the comparative example 1 because of its higher quality perovskite absorption layer 22; moreover, since there is no residual lead iodide, the attenuation rate of the stacked solar cell provided in the embodiment of the present application is also much lower than that of the comparative example 1, and has good stability.

[0101] 2. In Comparative Example 2, the evaporation rate of cesium bromide remained constant, and the evaporation rate of lead iodide remained consistent with that of the present embodiment. The performance of the tandem solar cell provided in Comparative Example 2 is similar to that of the tandem solar cell provided in the present embodiment. This is because the distribution of lead iodide in Comparative Example 2 is similar to that in the present embodiment. The gradient distribution of lead iodide can both promote the formation of a high-quality perovskite absorber layer 22 without lead iodide residue.

[0102] 3. In Comparative Example 3, the evaporation rate of lead iodide maintains a constant deceleration during the entire coating process, and the evaporation rate of cesium bromide maintains a constant acceleration during the entire coating process. The content of lead iodide is large on the buried bottom surface of the mixed film 200, but small on the upper surface, resulting in a large amount of lead iodide residue on the buried bottom surface of the perovskite absorption layer 22 formed therein. The quality of the perovskite absorption layer 22 is extremely low. The performance of the stacked solar cell provided by Comparative Example 3 is far lower than that of the embodiments of the present application, Comparative Example 1 and Comparative Example 2.

[0103] Based on the above description, the method for preparing the perovskite absorption layer 22 by gradient co-evaporation and the stacked solar cell provided in the embodiment of the present application have at least the following beneficial effects: the embodiment of the present application adjusts the evaporation rate of lead iodide and cesium bromide by gradient, and the content of lead iodide increases gradually from the buried bottom surface to the upper surface of the mixed film 200, and the content of cesium bromide decreases gradually from the buried bottom surface to the upper surface of the mixed film 200. In this way, the lead iodide and the ammonium salt precursor solution can react more completely, reducing the residual lead iodide on the buried bottom surface of the mixed film 200, thereby forming a high-quality and low-defect-density perovskite absorption layer 22, thereby improving the performance of the stacked solar cell.

[0104] The above are merely optional embodiments of the present application and are not intended to limit the present application. For those skilled in the art, the present application may have various modifications and variations. Any modifications, equivalent substitutions, improvements, etc. made within the spirit and principles of the present application should be included within the scope of the claims of the present application.
