[0001] The present invention relates to a method for producing a semiconductor substrate, a composition for forming a resist underlayer film, and a method for producing a nitrogen-containing compound.
[0002] In the manufacture of semiconductor devices, for example, a multilayer resist process is used in which a resist pattern is formed by exposing and developing a resist film laminated on a substrate via a resist underlayer film such as an organic underlayer film or a silicon-containing film. In this process, the resist underlayer film is etched using the resist pattern as a mask, and the substrate is further etched using the resulting resist underlayer film pattern as a mask, thereby forming a desired pattern on the semiconductor substrate.

[0007] In one embodiment, the present invention relates to a method for producing a semiconductor substrate, comprising: a step of applying a composition for forming a resist underlayer film directly or indirectly to a substrate; a step of forming a resist pattern directly or indirectly on the resist underlayer film formed by the application step; and a step of performing etching using the resist pattern as a mask, wherein the composition for forming a resist underlayer film contains a nitrogen-containing compound (hereinafter also referred to as “compound [A]”) and a solvent (hereinafter also referred to as “solvent [B]”), and the nitrogen-containing compound contains a partial structure represented by the following formula (1) (hereinafter also referred to as “partial structure (1)”). Since the partial structure (1) contained in the compound [A] has an OH group or an NH group, the polarity of the compound [A] as a whole is high. As a result, it is difficult to form a SiON film or SiO 2 film on the surface in particular. 2 and the like. According to the composition for forming a resist underlayer film of the present invention, it is possible to form a resist underlayer film that has excellent embedding ability and flatness. According to the method for producing a nitrogen-containing compound of the present invention, it is possible to efficiently produce a nitrogen-containing compound that is suitable as a component of the composition for forming a resist underlayer film for forming a resist underlayer film. Therefore, these compounds can be suitably used in the production of semiconductor devices, which are expected to become even more miniaturized in the future.

Claims
1. A method for producing a semiconductor substrate, comprising: a step of applying a composition for forming a resist underlayer film directly or indirectly to a substrate; a step of forming a resist pattern directly or indirectly on the resist underlayer film formed by the application step; and a step of performing etching using the resist pattern as a mask, wherein the composition for forming a resist underlayer film contains a nitrogen-containing compound and a solvent, and the nitrogen-containing compound contains a partial structure represented by the following formula (1): (In formula (1), Ar 1 is a substituted or unsubstituted aromatic ring containing a carbon-carbon double bond and having 5 to 40 ring members. * indicates a bond to another structure in the nitrogen-containing compound.
2. The method for producing a semiconductor substrate according to claim 1, further comprising the step of forming a silicon-containing film directly or indirectly on the resist underlayer film before forming the resist pattern.
3. A composition for forming a resist underlayer film, comprising: a nitrogen-containing compound; and a solvent, wherein the nitrogen-containing compound contains a partial structure represented by the following formula (1): (In formula (1), Ar 1 is a substituted or unsubstituted aromatic ring containing a carbon-carbon double bond and having 5 to 40 ring members. * indicates a bond to another structure in the nitrogen-containing compound.
4. The nitrogen-containing compounds include OH groups, NH groups, and NH 2 The composition for forming a resist underlayer film according to claim 3 , which comprises at least three groups selected from the group consisting of groups.
5. The composition for forming a resist underlayer film according to claim 3, wherein the nitrogen-containing compound has a molecular weight of 600 or more.
6. The composition for forming a resist underlayer film according to claim 3, wherein the nitrogen-containing compound is a compound represented by the following formula (1-1), (1-2), or (1-3): (In formulas (1-1), (1-2) and (1-3), R 11a , R 11b , R 12a , R 12b , R 12c , R 12d , R 13a and R 13b are each independently a hydrogen atom or a monovalent organic group having 1 to 40 carbon atoms. 11c and R 13c are each independently a divalent organic group having 1 to 40 carbon atoms. 1 In the above formulas (1-1) and (1-3), a plurality of Ar 1 are the same or different.) 7. The composition for forming a resist underlayer film according to claim 3, wherein the nitrogen-containing compound has a repeating unit represented by the following formula (2-1), (2-2), or (2-3): (In formulas (2-1), (2-2) and (2-3), R 21a , R 21b , R 22a and R 22b are each independently a hydrogen atom or a monovalent organic group having 1 to 40 carbon atoms. 21c and R 22c , R 23a and R 23b are each independently a divalent organic group having 1 to 40 carbon atoms. 1 has the same meaning as in the above formula (1). A method for producing a nitrogen-containing compound, comprising the step of reacting a compound represented by the following formula (a), a compound represented by the following formula (b), and a compound represented by the following formula (c) or an ammonium salt thereof: (In formula (a), Ar 1 is a substituted or unsubstituted aromatic ring containing a carbon-carbon double bond and having 5 to 40 ring members. 1 is a hydrogen atom or n having 1 to 40 carbon atoms 1 n is an n-valent organic group. 1 is an integer from 1 to 4. 1 is a hydrogen atom, n 1 is 1.
