Abstract
Description
[Technical field]
[0001] The present invention relates to a resist underlayer film-forming composition that exhibits high etching resistance, a good dry etching rate ratio and optical constants, has good coverage even for so-called stepped substrates, has a small film thickness difference after embedding, and is capable of forming a flat film; a resist underlayer film using the resist underlayer film-forming composition; and a method for producing a semiconductor device. [Background technology]
[0002] In recent years, resist underlayer film materials for multilayer resist processes are required to function as anti-reflective films, particularly against short-wavelength exposure, to have appropriate optical constants, and to also have etching resistance in substrate processing. For this reason, the use of polymers having a repeating unit containing a benzene ring has been proposed (Patent Document 1). [Prior art documents] [Patent documents]
[0003] [Patent Document 1] Patent Publication No. 2004-354554 Summary of the Invention [Problem to be solved by the invention]
[0004] In order to reduce the thickness of the resist layer required for the finer resist pattern, a lithography process is known in which at least two layers of resist underlayer film are formed and the resist underlayer film is used as a mask material. This is a method in which at least one organic film (lower organic film) and at least one inorganic underlayer film are provided on a semiconductor substrate, the inorganic underlayer film is patterned using the resist pattern formed on the upper resist film as a mask, and the lower organic film is patterned using the pattern as a mask, and it is said that a pattern with a high aspect ratio can be formed. Examples of materials for forming the at least two layers include a combination of an organic resin (e.g., acrylic resin, novolac resin) and an inorganic material (silicon resin (e.g., organopolysiloxane), inorganic silicon compound (e.g., SiON, SiO2), etc.). Furthermore, in recent years, a double patterning technique in which two lithography processes and two etching processes are performed to obtain one pattern has been widely applied, and the above multilayer process is used in each process. In this case, the organic film that is deposited after the initial pattern is formed is required to have the property of flattening steps.
[0005] However, there is a problem that the coating ability of the composition for forming a resist underlayer film is low for so-called stepped substrates in which the resist pattern formed on the substrate to be processed has differences in height and density, resulting in large differences in film thickness after filling, making it difficult to form a flat film.
[0006] The present invention has been made based on the solution of such problems, and aims to provide a resist underlayer film-forming composition that exhibits high etching resistance, a good dry etching rate ratio and optical constants, has good coverage even for so-called stepped substrates, has a small film thickness difference after filling, and is capable of forming a flat film. Another object of the present invention is to provide a resist underlayer film and a method for manufacturing a semiconductor device using the resist underlayer film-forming composition. [Means for solving the problem]

[3] The resist underlayer film forming composition according to [1], wherein Ar in the formula (1) is a naphthyl group, an anthracenyl group, or a combination thereof. [6] The resist underlayer film forming composition according to [1], wherein the boiling point of the solvent is 160° C. or higher. [7] A resist underlayer film, which is a fired product of a coating film comprising the resist underlayer film forming composition according to any one of [1] to [6]. [8] forming a resist underlayer film on a semiconductor substrate using the resist underlayer film forming composition according to any one of [1] to [6]; forming a resist film on the formed resist underlayer film; A step of forming a resist pattern by irradiating the formed resist film with light or an electron beam and developing it; A step of etching and patterning the resist underlayer film through the formed resist pattern; and A process for processing a semiconductor substrate through a patterned resist underlayer film. A method for manufacturing a semiconductor device comprising the steps of: Effect of the Invention
[0008] The resist underlayer film forming composition of the present invention not only has high etching resistance, and a good dry etching rate ratio and optical constants, but also the resist underlayer film obtained has good coverage even for so-called stepped substrates, has a small film thickness difference after filling, forms a flat film, and achieves finer substrate processing. [0056] The rheology control agent is mainly added to improve the flowability of the resist underlayer film forming composition, and particularly in the baking process, to improve the film thickness uniformity of the resist underlayer film and to enhance the filling property of the resist underlayer film forming composition into the hole.Specific examples include phthalic acid derivatives such as dimethyl phthalate, diethyl phthalate, diisobutyl phthalate, dihexyl phthalate, and butyl isodecyl phthalate, adipic acid derivatives such as di-normal butyl adipate, diisobutyl adipate, diisooctyl adipate, and octyl decyl adipate, maleic acid derivatives such as di-normal butyl maleate, diethyl maleate, and dinonyl maleate, oleic acid derivatives such as methyl oleate, butyl oleate, and tetrahydrofurfuryl oleate, and stearic acid derivatives such as normal butyl stearate and glyceryl stearate. These rheology control agents are usually blended at a ratio of less than 30% by mass based on the total solid content of the resist underlayer film forming composition.
[0057] The adhesion promoter is added mainly for the purpose of improving the adhesion between the substrate or resist and the resist underlayer film forming composition, and in particular to prevent the resist from peeling off during development. Specific examples include chlorosilanes such as trimethylchlorosilane, dimethylmethylolchlorosilane, methyldiphenylchlorosilane, and chloromethyldimethylchlorosilane, alkoxysilanes such as trimethylmethoxysilane, dimethyldiethoxysilane, methyldimethoxysilane, dimethylmethylolethoxysilane, diphenyldimethoxysilane, and phenyltriethoxysilane, silazanes such as hexamethyldisilazane, N,N'-bis(trimethylsilyl)urea, dimethyltrimethylsilylamine, and trimethylsilylimidazole, and methyloltrimethylsilane. [0058] The solid content of the resist underlayer film forming composition according to the present invention is usually 0.1 to 70 mass%, preferably 0.1 to 60 mass%. The solid content is the content of all components excluding the solvent from the resist underlayer film forming composition. The proportion of the polymer in the solid content is preferably 1 to 100 mass%, 1 to 99.9 mass%, 50 to 99.9 mass%, 50 to 95 mass%, and 50 to 90 mass%, in that order.
[0059] One of the measures for evaluating whether a resist underlayer film-forming composition is in a uniform solution state is to observe its passability through a specific microfilter. The resist underlayer film-forming composition of the present invention passes through a microfilter having a pore size of 0.2 μm and exhibits a uniform solution state.
[0060] Examples of the microfilter material include fluororesins such as PTFE (polytetrafluoroethylene) and PFA (tetrafluoroethylene-perfluoroalkyl vinyl ether copolymer), PE (polyethylene), UPE (ultra-high molecular weight polyethylene), PP (polypropylene), PSF (polysulfone), PES (polyethersulfone), and nylon, with PTFE (polytetrafluoroethylene) being preferred.
[0061] [Method of manufacturing resist underlayer film and semiconductor device] Hereinafter, a method for producing a resist underlayer film and a semiconductor device using the resist underlayer film forming composition according to the present invention will be described.
[0062] The resist underlayer film forming composition of the present invention is applied onto a substrate (e.g., a silicon wafer substrate, a silicon / silicon dioxide-coated substrate, a silicon nitride substrate, a glass substrate, an ITO substrate, a polyimide substrate, and a substrate coated with a low dielectric constant material (low-k material)) used in the manufacture of a semiconductor device by a suitable application method such as a spinner or a coater, and then baked to form a resist underlayer film. The baking conditions are appropriately selected from a baking temperature of 80°C to 400°C and a baking time of 0.3 to 60 minutes. Preferably, the baking temperature is 150°C to 350°C and the baking time is 0.5 to 2 minutes. Here, the thickness of the underlayer film formed is, for example, 10 to 1000 nm, or 20 to 500 nm, or 30 to 400 nm, or 50 to 300 nm.
[0063] In addition, an inorganic resist underlayer film (hard mask) can be formed on the organic resist underlayer film according to the present invention. For example, a silicon-containing resist underlayer film (inorganic resist underlayer film) forming composition described in WO2009 / 104552A1 can be formed by spin coating, or a Si-based inorganic material film can be formed by a CVD method or the like.
[0064] Furthermore, by applying the resist underlayer film forming composition according to the present invention onto a semiconductor substrate having a portion with a step and a portion without a step (a so-called stepped substrate), and baking the substrate, a resist underlayer film can be formed in which the step between the portion with a step and the portion without a step is within the range of 3 to 70 nm.
[0065] Then, a resist film, for example, a photoresist layer, is formed on the resist underlayer film. The photoresist layer can be formed by a well-known method, that is, by coating a photoresist composition solution on the underlayer film and baking it. The thickness of the photoresist is, for example, 50 to 10,000 nm, or 100 to 2,000 nm, or 200 to 1,000 nm.
[0066] The photoresist formed on the resist underlayer film is not particularly limited as long as it is sensitive to the light used for exposure. Either negative photoresist or positive photoresist can be used. There are positive photoresists made of novolac resin and 1,2-naphthoquinone diazide sulfonic acid ester, chemically amplified photoresists made of a binder having a group that decomposes with acid to increase the alkaline dissolution rate and a photoacid generator, chemically amplified photoresists made of a low molecular compound that decomposes with acid to increase the alkaline dissolution rate of the photoresist, an alkali-soluble binder, and a photoacid generator, and chemically amplified photoresists made of a binder having a group that decomposes with acid to increase the alkaline dissolution rate, a low molecular compound that decomposes with acid to increase the alkaline dissolution rate of the photoresist, and a photoacid generator. Examples of such photoresists include APEX-E (trade name) manufactured by Shipley, PAR710 (trade name) manufactured by Sumitomo Chemical Co., Ltd., and SEPR430 (trade name) manufactured by Shin-Etsu Chemical Co., Ltd. Further, there can be mentioned fluorine-containing polymer photoresists as described in, for example, Proc. SPIE, Vol. 3999, 330-334 (2000), Proc. SPIE, Vol. 3999, 357-364 (2000), and Proc. SPIE, Vol. 3999, 365-374 (2000).
[0067] Next, a resist pattern is formed by irradiation with light or electron beams and development. First, exposure is performed through a predetermined mask. Near ultraviolet light, far ultraviolet light, or extreme ultraviolet light (for example, EUV (wavelength 13.5 nm)) is used for exposure. Specifically, KrF excimer laser (wavelength 248 nm), ArF excimer laser (wavelength 193 nm), F2 excimer laser (wavelength 157 nm), etc. can be used. Among these, ArF excimer laser (wavelength 193 nm) and EUV (wavelength 13.5 nm) are preferred. After exposure, post exposure bake can be performed as necessary. Post exposure bake is performed under conditions appropriately selected from a heating temperature of 70°C to 150°C and a heating time of 0.3 to 10 minutes.
[0068] In addition, in the present invention, a resist for electron beam lithography can be used instead of a photoresist as a resist. Either a negative type or a positive type can be used as the electron beam resist. There are chemically amplified resists consisting of an acid generator and a binder having a group that decomposes with an acid to change the alkaline dissolution rate, a chemically amplified resist consisting of an alkali-soluble binder, an acid generator, and a low molecular weight compound that decomposes with an acid to change the alkaline dissolution rate of the resist, a chemically amplified resist consisting of an acid generator, a binder having a group that decomposes with an acid to change the alkaline dissolution rate, and a low molecular weight compound that decomposes with an acid to change the alkaline dissolution rate of the resist, a non-chemically amplified resist consisting of a binder having a group that decomposes with an electron beam to change the alkaline dissolution rate, and a non-chemically amplified resist consisting of a binder having a site that is cut by an electron beam to change the alkaline dissolution rate. When these electron beam resists are used, a resist pattern can be formed in the same way as when a photoresist is used with an electron beam as the irradiation source.
[0069] Next, development is performed with a developer, whereby, for example, when a positive photoresist is used, the photoresist in the exposed portion is removed, and a photoresist pattern is formed. Examples of the developing solution include an aqueous solution of an alkali metal hydroxide such as potassium hydroxide or sodium hydroxide, an aqueous solution of a quaternary ammonium hydroxide such as tetramethylammonium hydroxide, tetraethylammonium hydroxide, or choline, or an aqueous solution of an amine such as ethanolamine, propylamine, or ethylenediamine. Furthermore, a surfactant or the like can be added to these developing solutions. The developing conditions are appropriately selected from a temperature of 5 to 50° C. and a time of 10 to 600 seconds.
[0070] Then, the inorganic underlayer film (middle layer) is removed using the pattern of the photoresist (upper layer) thus formed as a protective film, and then the organic underlayer film (lower layer) is removed using the film consisting of the patterned photoresist and the inorganic underlayer film (middle layer) as a protective film. Finally, the semiconductor substrate is processed using the patterned inorganic underlayer film (middle layer) and the organic underlayer film (lower layer) as protective films.
[0071] First, the inorganic underlayer film (intermediate layer) in the portion where the photoresist has been removed is removed by dry etching to expose the semiconductor substrate. For dry etching of the inorganic underlayer film, gases such as tetrafluoromethane (CF4), perfluorocyclobutane (C4F8), perfluoropropane (C3F8), trifluoromethane, carbon monoxide, argon, oxygen, nitrogen, sulfur hexafluoride, difluoromethane, nitrogen trifluoride, chlorine trifluoride, chlorine, trichloroborane, and dichloroborane can be used. For dry etching of the inorganic underlayer film, it is preferable to use a halogen-based gas, and more preferable to use a fluorine-based gas. Examples of fluorine-based gases include tetrafluoromethane (CF4), perfluorocyclobutane (C4F8), perfluoropropane (C3F8), trifluoromethane, and difluoromethane (CH2F2).
[0072] Thereafter, the organic underlayer film is removed using the patterned photoresist and the inorganic underlayer film as a protective film. The organic underlayer film (underlayer) is preferably removed by dry etching with an oxygen-based gas. This is because the inorganic underlayer film, which contains a large amount of silicon atoms, is difficult to remove by dry etching with an oxygen-based gas.
[0073] Finally, the semiconductor substrate is processed, preferably by dry etching using a fluorine-based gas. Examples of fluorine-based gases include tetrafluoromethane (CF4), perfluorocyclobutane (C4F8), perfluoropropane (C3F8), trifluoromethane, and difluoromethane (CH2F2).
[0074] An organic anti-reflective coating can be formed on the resist underlayer before the formation of the photoresist. The anti-reflective coating composition used therein is not particularly limited, and can be arbitrarily selected from those conventionally used in the lithography process, and the anti-reflective coating can be formed by a conventional method, for example, coating with a spinner or coater and baking.
[0075] In the present invention, an organic underlayer film is formed on a substrate, and then an inorganic underlayer film is formed thereon, and a photoresist is further coated thereon. This narrows the pattern width of the photoresist, and even if the photoresist is thinly coated to prevent pattern collapse, the substrate can be processed by selecting an appropriate etching gas. For example, a fluorine-based gas that has a sufficiently high etching rate for the photoresist can be used as an etching gas to process the resist underlayer film, a fluorine-based gas that has a sufficiently high etching rate for the inorganic underlayer film can be used as an etching gas to process the substrate, and an oxygen-based gas that has a sufficiently high etching rate for the organic underlayer film can be used as an etching gas to process the substrate.
[0076] The resist underlayer film formed from the resist underlayer film forming composition may also have absorption of light depending on the wavelength of the light used in the lithography process. In such a case, it can function as an anti-reflective film having the effect of preventing reflected light from the substrate. Furthermore, the underlayer film formed from the resist underlayer film forming composition of the present invention can also function as a hard mask. The underlayer film of the present invention can also be used as a layer for preventing interaction between the substrate and the photoresist, a layer having a function of preventing the adverse effect on the substrate of the material used in the photoresist or the substance generated during exposure to the photoresist, a layer having a function of preventing the diffusion of the substance generated from the substrate during heating and baking into the upper photoresist, and a barrier layer for reducing the poisoning effect of the photoresist layer due to the dielectric layer of the semiconductor substrate.
[0077] In addition, the underlayer film formed from the resist underlayer film forming composition can be applied to a substrate having a via hole used in a dual damascene process, and can be used as a filling material capable of filling the hole without gaps. Also, the composition can be used as a planarizing material for planarizing the surface of a semiconductor substrate having irregularities. EXAMPLES

Then, the resist underlayer film (film thickness 0.2 μm) was formed by baking on a hot plate for 1 minute at the temperature shown in Table 1 below. The refractive index (n value) and attenuation coefficient (k value) of these resist underlayer films at a wavelength of 193 nm were measured using an optical ellipsometer (JA Woollam, VUV-VASE VU-302). The results are shown in Table 1 below. In order for the resist underlayer film to have a sufficient antireflection function, the k value at a wavelength of 193 nm is preferably 0.1 or more and 0.4 or less.
[0093] [Measurement of Dry Etching Rate] Using the resist underlayer film forming compositions prepared in Examples 1 to 4 and Comparative Example 1, resist underlayer films were formed on silicon wafers by the same method as above. The dry etching rates of these resist underlayer films were measured using a Samco Inc. RIE system under conditions using CF4 as dry etching gas. The dry etching rate of each resist underlayer film was calculated when the dry etching rate of Comparative Example 1 was set to 1.00. The results are shown in Table 1 below as "relative dry etching rate". The dry etching rates of the resist underlayer films formed using the resist underlayer film forming compositions prepared in Examples 1 to 2 were sufficiently slower than the dry etching rate of Comparative Example 1, and therefore it was shown that substrate processing was easy using the resist underlayer film forming composition as a mask.
[0094] [Table 1]
[0095] [Embeddability evaluation] The embedding property was confirmed in a dense pattern area with a SiO2 substrate having a thickness of 200 nm, a trench width of 50 nm, and a pitch of 100 nm. Each of the resist underlayer film forming compositions prepared in Examples 1 to 2 and Comparative Examples 1 to 3 was applied onto the substrate, and then baked under predetermined conditions to form a resist underlayer film of about 200 nm. The planarization property of this substrate was observed using a scanning electron microscope (S-4800) manufactured by Hitachi High-Technologies Corporation, and the presence or absence of the resist underlayer film forming composition filling the inside of the pattern was confirmed. Examples 1 to 2 and Comparative Examples 2 to 3 were good, but voids were confirmed in Comparative Example 1.
[0096] [Coating test for uneven substrate] To evaluate the step coverage, a comparison was made between the coating thickness of a dense pattern area (DENSE) with a trench width of 50 nm and a pitch of 100 nm and an open area (OPEN) with no pattern formed on a 200 nm thick SiO2 substrate. Each of the resist underlayer film forming compositions of Examples 1 and 2 and Comparative Examples 1 to 3 was applied to the above substrate in a thickness of 150 nm, and then baked at a predetermined temperature. The step coverage of this substrate was observed using a scanning electron microscope (S-4800) manufactured by Hitachi High-Technologies Corporation, and the planarization was evaluated by measuring the film thickness difference between the dense area (patterned area) and the open area (no pattern area) of the step substrate (the coating step between the dense area and the open area, which is called Bias). The film thickness and coating step values in each area are shown in Table 2. The smaller the Bias value, the higher the planarization.
