Abstract

A B S T R A C T A semiconductor device arranged to be used as a switch in a Switch Mode Power Supply, SMPS, said semiconductor device comprising a primary Gallium Nitride, GaN, High Electron Mobility Transistor, HEMT arranged to act as said switch, an auxiliary GaN HEMT arranged for providing a conductive path parallel over said primary Gan HEMT, a voltage overshoot determination stage connected to a gate of said auxiliary GaN HEMT arranged for determining a voltage overshoot over said primary GaN HEMT, and, arranged for, based on said determination, enabling said auxiliary GaN HEMT for providing said conductive path.
