Abstract
Description
Electrode periphery filling material, electrode periphery filling material pre-baked film, method for manufacturing electrode periphery filling material pre-baked film, and micro LED display element
[0001] The present invention relates to an electrode periphery filling material, a pre-baked film of the electrode periphery filling material, a manufacturing method of a pre-baked film of the electrode periphery filling material, and a micro LED display element, and in particular to an electrode periphery filling material used in a micro LED display element, a pre-baked film of the electrode periphery filling material for a micro LED display element, and a micro LED display element using the pre-baked film of the electrode periphery filling material for a micro LED display element and its underfill film.
[0002] Currently, liquid crystal displays (LCDs) and organic light-emitting diode displays (OLEDs) are primarily used in flat panel displays used in mobile phones, monitors, and TVs. While LCDs have well-established mass production technology, they are inexpensive and can be made large. However, the need for a backlight for display results in poor form factor and flexibility. OLEDs, while offering superior flexibility, face the challenge of shortening their lifespan as the brightness of the display increases. To address these drawbacks, micro-LED display elements, which use inorganic light-emitting diodes arranged on each pixel of an array substrate, have been developed in recent years. Because micro-LED display elements use micrometer-sized inorganic light-emitting diodes as light sources, they can achieve higher brightness, higher color purity, and a longer lifespan than LCDs and OLEDs. Furthermore, because LEDs are arranged for each pixel, each pixel can be isolated and the display is highly flexible.
[0003] The LED elements that serve as light sources are supplied as small pieces by epitaxially growing a semiconductor layer on a sapphire substrate, forming electrodes, and then dicing the substrate. Micro LED display elements require the LED elements manufactured in this way to be arranged on an array substrate with high precision. The pick-and-place method, in which each LED element is installed individually, has been considered as a method for arranging LED elements on an array substrate. However, this method requires a significant amount of time to install the LEDs, making it unsuitable for mass production.
[0004] Therefore, in recent years, a stamp method has been proposed in which a large number of LED elements are picked up from a sapphire substrate at once using an adhesive base material (stamp), mass-transferred to an array substrate, and then the LED elements are metal-bonded to the electrodes of the array substrate by thermocompression bonding using a bonding head or by laser heating (Non-Patent Documents 1 and 2).This method is expected to significantly improve throughput compared to the pick-and-place method, as it allows a large number of LED elements to be arranged on the array substrate and bonded to the array substrate at once.
[0005] Adv. Optical Mater. 2015, 3, 1313-1335SID 2017 DIGEST, 257
[0006] As described above, the stamp-based mass transfer method has the potential to significantly improve throughput compared to the pick-and-place method, in which LED elements are individually arranged on an array substrate. However, this method involves mass-transferring LED elements from a sapphire substrate to an array substrate, due to the difference in adhesiveness between the array substrate and the LED elements and the stamp and the LED elements. Therefore, an adhesive film is required on the array substrate. However, forming a film on the array substrate for mass transfer presents the problem of difficulty in subsequent wiring extraction.
[0007] Furthermore, when mass-transferred LED elements are metal-bonded to an array substrate by thermocompression bonding or laser heating, it is known that if an oxide film is formed on the electrode portion of the array substrate or LED element, metal bonding cannot be achieved and electrical continuity is poor. For this reason, when joining LED elements, a flux treatment to remove the metal oxide film is usually required before bonding.
[0008] Therefore, the present invention aims to provide an electrode periphery embedding material that has photosensitivity, flux property, and adhesive property, and that, by forming a film only in necessary locations on an array substrate by patterning as necessary, facilitates the placement of LED elements on the LED mounting electrode on the substrate and enables efficient metal bonding between the electrode of the LED element and the electrode on the LED mounting electrode.
[0009] Another object of the present invention is to provide a pre-baked film of a material for filling up the periphery of an electrode that is patterned on an array substrate and that uses the material for filling up the periphery of an electrode to enable efficient mass transfer and metal bonding of LED elements.
[0010] Another object of the present invention is to provide a method for producing a pre-baked film of a material for filling up the periphery of an electrode, which uses the material for filling up the periphery of an electrode and enables efficient mass transfer and metal bonding of an LED element.

[0060] When a surfactant is used, its content is usually 0.01 to 1.0 part by mass, and preferably 0.02 to 0.8 part by mass, based on 100 parts by mass of component (A).
[0061] <Other Additives> Furthermore, the positive photosensitive resin composition of the present invention may contain, as necessary, a rheology modifier, a pigment, a dye, a storage stabilizer, an antifoaming agent, or a dissolution promoter such as a polyhydric phenol or a polycarboxylic acid, as long as the effects of the present invention are not impaired. Furthermore, the positive photosensitive adhesive composition of the present invention may further contain a fluxing agent to support the fluxing effect of component (A), as long as the effects of the present invention are not impaired. Examples of fluxing agents include nitrogen-containing compounds having unshared electron pairs (imidazoles, amines, etc.), carboxylic acids, phenols, and alcohols. Specific examples include carboxylic acids such as 8-quinolinol, malonic acid, succinic acid, maleic acid, glutaric acid, suberic acid, adipic acid, and sebacic acid, ethylenediamine, 2-methylimidazole, 2-ethylimidazole, 2-phenylimidazole, alkylbenzimidazole (Tough Ace F2 series: manufactured by Shikoku Chemical Industries, Ltd.), diphenylguanidine hydrobromide, cyclohexylamine hydrobromide, diethylamine hydrochloride, triethanolamine hydrobromide, and monoethanolamine hydrobromide.
[0062] <Positive-type photosensitive adhesive composition> The positive-type photosensitive resin composition of the present invention is a composition in which a copolymer obtained by copolymerizing (A) component (A1) to (A2) and, if desired, (A3), a crosslinking agent as a component (B), and a 1,2-quinonediazide compound as a component (C) are dissolved in a solvent (D), and may further contain, if desired, one or more of a surfactant as a component (E) and other additives.
[0063] The proportion of solids in the positive-type photosensitive adhesive composition of the present invention is not particularly limited as long as each component is uniformly dissolved in the solvent, but is, for example, 1 to 80 mass %, or 5 to 60 mass %, or 10 to 50 mass %. Here, the solids refer to all components of the positive-type photosensitive adhesive composition excluding the solvent (D).
[0064] The method for preparing the positive photosensitive adhesive composition of the present invention is not particularly limited, but examples of the preparation method include a method in which component (A) (alkali-soluble resin) is dissolved in solvent (D), and the resulting solution is mixed with component (B) of a crosslinking agent and component (C) of a 1,2-quinonediazide compound in a predetermined ratio to prepare a homogeneous solution, or a method in which component (E) (surfactant) and other additives are further added and mixed, if necessary, at an appropriate stage of this preparation method.
[0065] In preparing the positive-type photosensitive adhesive composition of the present invention, the solution of the copolymer obtained by the polymerization reaction in the (D) solvent can be used as it is, and in this case, when the (B) component, the (C) component, etc. are added to the (A) component solution as described above to prepare a uniform solution, the (D) solvent may be further added for the purpose of adjusting the concentration. In this case, the (D) solvent used in the process of forming the specific copolymer and the (D) solvent used for adjusting the concentration in preparing the positive-type photosensitive adhesive composition may be the same or different.
[0066] The prepared solution of the positive photosensitive adhesive composition is preferably used after being filtered using a filter having a pore size of about 0.2 to 5.0 μm.
[0067] <Coated Film and Cured Film> The positive photosensitive adhesive composition of the present invention can be applied onto a semiconductor substrate (e.g., a silicon / silicon dioxide-coated substrate, a silicon nitride substrate, a substrate coated with a metal such as aluminum, molybdenum, or chromium, a glass substrate, a quartz substrate, an ITO substrate, etc.) by spin coating, flow coating, roll coating, slit coating, spin coating followed by slitting, inkjet coating, or the like, and then pre-dried on a hot plate or in an oven, etc., to form a coated film. The coated film is then pre-baked to form a pre-baked film of an electrode periphery filling material, which is a positive photosensitive adhesive film.
[0068] The conditions for this heat treatment are, for example, a heating temperature and a heating time selected appropriately from the ranges of 70 to 160°C and 0.3 to 60 minutes, respectively. The heating temperature and heating time are preferably 80 to 140°C and 0.5 to 10 minutes.
[0069] The thickness of the pre-baked film of the electrode periphery filling material formed from the positive photosensitive adhesive composition is, for example, 0.1 to 30 μm, or, for example, 1.0 to 10 μm, or, further, for example, 2.0 to 8 μm.
[0070] A mask having a predetermined pattern is attached to the coating film obtained above, and the film is irradiated with light such as ultraviolet light, and then developed with an alkaline developer, whereby the exposed areas are washed out and a sharp pattern is obtained at the end faces.
[0071] Examples of alkaline developers that can be used include aqueous solutions of alkali metal hydroxides such as potassium carbonate, sodium carbonate, potassium hydroxide, and sodium hydroxide, aqueous solutions of quaternary ammonium hydroxides such as tetramethylammonium hydroxide, tetraethylammonium hydroxide, and choline, and aqueous amine solutions such as ethanolamine, propylamine, and ethylenediamine. Furthermore, surfactants and the like can also be added to these developers.
[0072] Among the above, a 0.1 to 2.38 mass % aqueous solution of tetraethylammonium hydroxide is generally used as a developer for photoresists, and the photosensitive adhesive composition of the present invention can also be developed satisfactorily using this alkaline developer without causing problems such as swelling.
[0073] The developing method may be any of the puddle method, dipping method, and swing immersion method, etc. The developing time is usually 15 to 180 seconds.
[0074] After development, the positive photosensitive adhesive film is washed with running water for, for example, 20 to 120 seconds, followed by air drying with compressed air or compressed nitrogen or by spinning, thereby removing water from the substrate and obtaining a patterned film.
[0075] Subsequently, the pattern-forming film is post-baked for thermal curing, specifically by heating using a hot plate, oven, or the like, to obtain a film having excellent heat resistance, transparency, flattening properties, low water absorption, chemical resistance, and the like, and having a good pattern.
[0076] Post-baking is generally performed at a heating temperature selected from the range of 140 to 270° C. for 5 to 30 minutes on a hot plate or for 30 to 90 minutes in an oven.
[0077] Thus, by such post-baking, it is possible to obtain a cured film having the desired good pattern shape.
[0078] As described above, the pre-baked film of electrode periphery filling material obtained from the positive photosensitive adhesive composition of the present invention has photosensitivity, flux property and adhesiveness, and can be suitably used for applications such as a pre-baked film of electrode periphery filling material that enables the efficiency of mass transfer and metal bonding of LED elements by forming a film only in the necessary areas on an array substrate by patterning.
[0079] More specifically, the positive-type photosensitive adhesive composition of the present invention can be used to arrange LED elements at each pixel on an array substrate that serves as a substrate for a micro LED display element. Specifically, a coating film is formed using the positive-type photosensitive adhesive composition of the present invention at the location where the LED elements are to be arranged on the array substrate, and the coating film is prebaked to form a pre-baked film of an electrode periphery filling material. This film is then patterned as necessary to form an LED element mounting substrate having an unpatterned or patterned pre-baked film of an electrode periphery filling material. The LED elements are then mass-transferred onto the pre-baked film of the electrode periphery filling material, which corresponds to the pixel, from the LED element mounting electrodes. The LED mounting electrodes and the electrodes of the LED elements are then metal-bonded by heating and pressing with a bonding head or laser. The pre-baked film of the electrode periphery filling material around the joint is then post-baked to fix and protect the joint between the electrodes of the LED elements and the electrodes on the array substrate. The pre-baked film of the electrode periphery filling material, which is patterned as needed, functions to adhesively fix the LED elements to be mass-transferred and also functions as a flux to remove oxide coatings from the surfaces of the electrodes of the LED elements. The LED elements may be mass-transferred as described above, or may be individually arranged by epitaxially growing a semiconductor layer on a sapphire substrate, for example, to form electrodes, and then dicing the substrate. The micro LED display element of the present invention can be manufactured by placing the LED elements manufactured as described above on a substrate provided on an array substrate and provided with a pre-baked film of the electrode periphery filling material, which is patterned as needed, and then metal-bonding the LED mounting electrodes to the electrodes of the LED elements, followed by post-baking the pre-baked film of the electrode periphery filling material.

[0086]
[0087] <Preparation of Positive Photosensitive Adhesive Composition> (Example 1-1) A resin solution was prepared by adding a photosensitizer, a crosslinkable compound, and a solvent to the acrylic polymer solution (P1) obtained in Synthesis Example 1 above, and then stirring the mixture at room temperature for 2 hours to prepare a positive photosensitive adhesive composition V1 having the composition shown in Table 2.
[0088] (Examples 1-2 to 1-5) and (Comparative Examples 1-1 to 1-3) The types and amounts of resin solution, photosensitizer, crosslinking compound, and solvent were changed as shown in Table 2 and added, and then stirred at room temperature for 2 hours to prepare positive-type photosensitive adhesive compositions V2 to V5 and RV1 to RV3 having the compositions shown in Table 2.
[0089]
[0090] Example 2-1 <Adhesion Strength Evaluation> The positive photosensitive adhesive composition V1 prepared in Example 1-1 was applied to a 5 cm x 5 cm ITO substrate using a spin coater, and then prebaked on a hot plate at 100°C for 120 seconds to form a prebaked film with a thickness of 3 μm. Thereafter, using a texture analyzer manufactured by Stable Micro Systems, the peel strength of the coating surface was measured at room temperature (23°C) using a probe (diameter: 25 mm, material: polypropylene), a compression speed: 1 mm / s, a tensile speed: 1 mm / s, a compression load: 400 g, and a compression hold time: 10 s. A value of 0.3 g or more was evaluated as ◯, and a value of less than 0.3 g was evaluated as ×. The results are shown in Table 3.
[0091] <Patterning Evaluation> The positive photosensitive adhesive composition V1 prepared in Example 1-1 was applied to a 5 cm x 5 cm ITO substrate using a spin coater, and then prebaked on a hot plate at a temperature of 100°C for 120 seconds to form a prebaked film with a thickness of 3 μm. This prebaked film was then exposed to a light intensity of 200 mJ / cm at a wavelength of 365 nm. 2 The substrate was irradiated with ultraviolet light through a mask to produce a pattern with lines and spaces spaced 30 μm apart. The substrate was then developed by immersion in a 2.38% by mass aqueous solution of tetramethylammonium hydroxide (hereinafter referred to as TMAH) for 60 seconds, followed by rinsing with running ultrapure water for 30 seconds. The substrate was then post-baked at 230°C for 30 minutes using an ADVANTEC clean oven to form a cured film. The pattern height of the resulting cured film was evaluated as good (◯) when it was less than ±10% of the pre-baked film thickness of 3 μm, and as poor (×) when it was ±10% or more. Residue within the cutout pattern was evaluated as excellent (◎) when the residue was less than 30 nm, good (◯) when it was 30 nm or more but less than 60 nm, and poor (×) when it was 60 nm or more. The results are shown in Table 3.
[0092] (Examples 2-2 to 2-5 and Comparative Examples 2-1 to 2-3) Using the positive photosensitive adhesive compositions V2 to V5 and RV1 to RV3 prepared in Examples 1-2 to 1-5 and Comparative Examples 1-1 to 1-3, the adhesive strength and patterning ability were evaluated in the same manner as in Example 2-1. The results are shown in Table 3.
[0093]
[0094] As shown in Table 3, all of the positive-type photosensitive adhesive compositions of the examples exhibited good adhesive strength and patterning properties. In contrast, the positive-type photosensitive adhesive compositions using acrylic polymers with glass transition temperatures (Tg) of 100°C or higher exhibited insufficient adhesive strength (Comparative Examples 2-1 and 2-3). Furthermore, the compositions in which the acidic component in the acrylic polymer was a carboxylic acid exhibited poor alkali resistance, and no pattern shape could be obtained (Comparative Examples 2-1 to 2-2).
[0095] (Example 3-1) <Flip chip bonding test> As a mounting sample, a TEG (Test Element Group) chip (5.1 mm × 5.1 mm × thickness 700 μm) having 1,700 electrodes with an electrode area of 20 μm × 20 μm and an electrode height of 5.5 μm (SnAg solder height 2.3 μm, copper post electrode height 3.2 μm) and a TEG substrate (15 mm × 15 mm × thickness 700 μm) in which copper electrodes were wired to form a daisy chain with the electrodes of the TEG chip were prepared. The positive photosensitive adhesive composition V1 prepared in Example 1-1 was applied to the TEG substrate using a spin coater, and then prebaked on a hot plate at a temperature of 100 ° C. for 120 seconds to form a prebaked film with a thickness of 6 μm. Next, using a Panasonic flip chip bonder, a TEG chip was flip chip bonded to the TEG substrate with this pre-baked film at a stage temperature of 60°C, a head temperature of 370°C for 60 seconds, and a head pressure of 150 N. This was followed by post-baking (post-curing) at 230°C for 30 minutes to obtain a bonded assembly. The resulting bonded assembly was evaluated for the presence or absence of TEG chip peeling (no peeling: ◯, peeling: ×) and the conduction resistance value (less than 100Ω: ◯, 100Ω or more: ×). The results are shown in Table 4.
[0096] (Examples 3-2 to 3-4, Comparative Example 3-1) Using the positive photosensitive adhesive compositions V2 to V4 and RV3 prepared in Examples 1-2 to 1-4 and Comparative Example 1-3, a flip chip bonding test was carried out in the same manner as in Example 3-1. The results are shown in Table 4.
[0097] (Comparative Example 3-2) A bonded body was formed in the same manner as in Example 3-1, except that instead of using a positive photosensitive adhesive composition, the TEG chip and the TEG substrate were washed with a 5% by mass aqueous solution of sulfuric acid before flip-chip bonding to remove the surface oxide film, and the presence or absence of peeling of the TEG chip was confirmed and the conductive resistance value was measured. The results are shown in Table 4.
[0098]
[0099] As shown in Table 4, the TEG bonded bodies using the positive photosensitive adhesive compositions of the examples did not experience TEG chip peeling and had good conduction resistance values (Examples 3-1 to 3-4). In contrast, the TEG bonded bodies using the positive photosensitive adhesive compositions of the comparative examples did not experience TEG chip peeling, but had poor conduction resistance values, suggesting that the resin composition between the electrodes was not sufficiently expelled during flip-chip bonding (Comparative Example 3-1). Furthermore, when the positive photosensitive adhesive composition was not used, TEG chip peeling significantly increased, making it impossible to reproducibly measure resistance values (Comparative Example 3-2).
