Description

Supply jig and method for manufacturing resin molded product

[0001] The present invention relates to a technology for a supply jig and a method for manufacturing a resin molded product.

[0002] Some compression molding machines hold a substrate with electronic elements fixed to it in an upper mold, supply a release film to a cavity formed in a lower mold, and then supply a resin material on top of the release film to perform resin sealing. When the release film and resin material are manually supplied to the lower mold, jigs may be used for each.

[0003] For example, Patent Document 1 describes a jig that can hold a release film and supply it to a lower mold. Patent Document 2 describes a jig that can hold a resin material and supply it to a lower mold. When manually supplying a release film and a resin material to a lower mold, a jig such as that described in Patent Document 1 can first be used to supply the release film to the lower mold, and then a jig such as that described in Patent Document 2 can be used to supply the resin material to the lower mold.

[0012] <Supply Jig 10> The configuration of the supply jig 10 according to one embodiment of the present invention will be described below.

[0013] The supply jig 10 shown in FIG. 1 is for supplying a release film F and a resin material R all at once to a resin molding apparatus 50 (see FIG. 10). In particular, the supply jig 10 according to this embodiment allows an operator to manually supply the release film F and the resin material R to the resin molding apparatus 50. The supply jig 10 mainly comprises a film holder 100 and a resin material holder 200. The film holder 100 and the resin material holder 200 are configured to be detachable from each other. The configurations of the film holder 100 and the resin material holder 200 will be described below.

[0014] 2 is capable of holding a release film F. The film holder 100 mainly includes a main body 110, a first pressing portion 120, a compression spring 130, an attachment pin 140, a second pressing portion 150, and a bolt 160.

[0015] The main body 110 is a part that forms the main structure of the film holder 100. The main body 110 is formed in a rectangular shape in a plan view, with long sides extending in the left-right direction and short sides extending in the front-rear direction. The main body 110 mainly includes an opening 111, a positioning recess 112, a fixing recess 113, a first recess 114, and a second recess 115.

[0016] The opening 111 is formed in the center of the main body 110 and is a portion that opens in the vertical direction. The opening 111 is formed in a rectangular shape in a plan view. By forming the opening 111, the main body 110 is formed in a ring (frame-like) shape in a plan view. The opening 111 is formed in a shape that corresponds to the outer shape of the upper part of a lower mold 52 (see FIG. 10 ) of a resin molding device 50, which will be described later. This allows the film holder 100 to be fitted into the upper part of the lower mold 52.

[0017] The positioning recesses 112 are used to perform relative positioning between the film holder 100 and a resin material holder 200, which will be described later. The positioning recesses 112 are formed by recessing the rear side surface of the main body 110 toward the front. One positioning recess 112 is formed on the left side and one on the right side of the rear side surface of the main body 110. The positions and number of the positioning recesses 112 are not particularly limited.

[0018] The fixing recesses 113 shown in Figures 2 and 3 are used when fixing the resin material holder 200 to the film holder 100. The fixing recesses 113 are formed by recessing the lower parts of the left and right side surfaces of the main body 110 inward on the left and right sides. One fixing recess 113 is formed at the front and one at the rear of each of the left and right side surfaces of the main body 110. The fixing recess 113 formed on the left side surface of the main body 110 is not shown. The positions and number of fixing recesses 113 are not particularly limited.

[0019] 2 to 4 is for accommodating the first pressing portion 120. The first recesses 114 are formed near both left and right ends of the main body 110. The first recesses 114 are formed in a longitudinal shape extending from the front end to the rear end of the main body 110. The first recesses 114 are formed by recessing the top surface of the main body 110 downward.

[0020] The film holder 100 is formed to be roughly symmetrical from front to back and left to right, and therefore, the following description will focus on the right rear portion of the film holder 100 as shown in Figures 3 and 4, and illustrations and descriptions of other portions will be omitted as appropriate.

[0021] The second recess 115 shown in Figures 3 and 4 is for accommodating the compression spring 130. The second recess 115 is formed near both the front and rear ends of the first recess 114. The second recess 115 is formed by further recessing the bottom surface of the first recess 114 downward. The second recess 115 is formed in a circular shape in a plan view. The diameter of the second recess 115 is formed to be smaller than the width of the first recess 114 in the left-right direction.

[0022] The first pressing portion 120 shown in Figures 2 to 4 is for pressing the release film F from below. The first pressing portion 120 is formed in a plate shape. The first pressing portion 120 is formed in a rectangular shape in a plan view with its longitudinal direction facing the front-to-rear direction. The left-to-right width of the first pressing portion 120 is formed to be slightly smaller than the left-to-right width of the first recess 114. The up-to-down width (thickness) of the first pressing portion 120 is formed to be smaller than the depth (up-to-down width) of the first recess 114. The first pressing portion 120 is arranged inside the first recess 114.

[0023] The compression spring 130 shown in FIG. 4 is for applying (hereinafter also referred to as "biasing") an upward force to the first pressing portion 120. The compression spring 130 is one embodiment of a second applying portion according to the present invention. The compression spring 130 is arranged inside the second recess 115 in a somewhat contracted state with its extension and contraction direction facing the vertical direction. The upper end of the compression spring 130 contacts the first pressing portion 120 from below. This allows the compression spring 130 to apply an upward force to the first pressing portion 120.

[0024] The mounting pin 140 shown in FIGS. 2 and 4 is used to mount the first pressing portion 120 to the main body 110. The mounting pin 140 is formed in a generally cylindrical shape with its axis oriented in the vertical direction. The upper end of the mounting pin 140 is formed so that its diameter is larger than that of its lower portion. The mounting pin 140 is positioned so as to penetrate the vicinity of both the front and rear ends of the first pressing portion 120. The lower end of the mounting pin 140 is fixed to the bottom of the second recess 115. By fixing the mounting pin 140 in this manner, the first pressing portion 120 is supported inside the first recess 114 so as to be movable along the longitudinal direction (vertical direction) of the mounting pin 140. Furthermore, upward movement of the first pressing portion 120 (outside the first recess 114) is restricted by the upper end of the mounting pin 140.

[0025] The second pressing portion 150 shown in Figures 2 to 4 is for pressing down the release film F from above. The second pressing portion 150 is formed in a plate shape. The second pressing portion 150 is formed in a generally rectangular shape in a plan view with its longitudinal direction facing the front-to-rear direction. Both front and rear ends of the second pressing portion 150 are formed to extend laterally, and bolts 160 are provided. The second pressing portion 150 is formed to overlap with the first pressing portion 120 in a plan view. The second pressing portion 150 mainly comprises a protrusion 151, an opening 152, and a tapered surface 153.

[0026] The protrusion 151 is a portion formed to protrude downward from the bottom surface of the second holding portion 150. The protrusion 151 is formed in a portion that faces the first holding portion 120 in the up-down direction. In other words, the protrusion 151 is formed in a rectangular shape in bottom view with its longitudinal direction oriented in the front-to-rear direction, similar to the first holding portion 120.

[0027] Opening 152 is a through-hole formed to pass vertically through second pressing portion 150. Opening 152 is formed at a position facing mounting pin 140 in the vertical direction. This makes it possible to avoid interference between second pressing portion 150 and the upper end of mounting pin 140.

[0028] 2 and 3 is for guiding the claw portions 250 of the resin material holder 200, which will be described later. The tapered surfaces 153 are one embodiment of the second guide surfaces according to the present invention. The tapered surfaces 153 are formed by obliquely cutting out the outer left and right ends of the upper surface of the second pressing portion 150. As a result, the tapered surfaces 153 are formed as inclined surfaces that slope downward toward the outer left and right sides of the second pressing portion 150. One tapered surface 153 is formed at the front and one at the rear of the second pressing portion 150.

[0029] 2 to 4 is used to fix the second pressing portion 150 to the main body portion 110. The second pressing portion 150 can be fixed to the main body portion 110 by inserting the bolt 160 into the second pressing portion 150 from above and fastening the lower end portion to the main body portion 110.

[0030] When the release film F is held by the film holder 100 configured in this manner, with the second pressing portion 150 removed from the main body portion 110, the release film F is placed over the entire main body portion 110 so as to cover the opening 111 of the main body portion 110 from above. At this time, as shown in Figure 4(a) , the release film F is placed on the main body portion 110 and the first pressing portion 120. In this state, the second pressing portion 150 is placed on the release film F, and the second pressing portion 150 is fixed to the main body portion 110 by the bolt 160.

[0031] When the bolt 160 is fastened to the main body 110, the first pressing portion 120 is pushed downward by the protrusion 151 of the second pressing portion 150, as shown in FIG. 4(b). This pulls the release film F so that it enters the inside of the first recess 114, applying tension to the release film F and smoothing out wrinkles. Furthermore, the release film F can be firmly held between the second pressing portion 150 fastened by the bolt 160 and the first pressing portion 120 to which an upward force is applied by the compression spring 130. In particular, in this embodiment, the release film F is bent so that it enters the inside of the first recess 114, so that the release film F can be held even more firmly.

[0032] In this embodiment, a first pressing portion 120 and a second pressing portion 150 are provided at both ends in the longitudinal direction (left-right direction) of the main body portion 110. This allows tension to be applied along the longitudinal direction of the release film F that is long in the left-right direction and placed on the main body portion 110, thereby efficiently smoothing out wrinkles.

[0033] 5 is capable of holding resin material R when attached to the film holder 100. The resin material holder 200 mainly includes a main body 210, a defining portion 220, a first handle 230, a second handle 240, a claw portion 250, and a torsion spring 260.

[0034] 5 and 6 is a part that forms the main structure of the resin material holder 200. The main body 210 is formed in a rectangular shape in a plan view, with long sides extending in the left-right direction and short sides extending in the front-rear direction. An opening is formed in the center of the main body 210, in which a defining portion 220 (described later) can be disposed. The main body 210 mainly includes a bearing portion 211, a second restricting portion 212, a first positioning portion 213, and a second positioning portion 214.

[0035] The main body 210 is formed to be generally symmetrical in the front-to-rear and left-to-right directions. Therefore, the following description will focus on the right rear portion of the main body 210 as shown in Figure 6, and illustrations and descriptions of other portions will be omitted as appropriate.

[0036] The bearings 211 rotatably support the second handle 240. The bearings 211 are provided at the four corners of the upper surface of the main body 210. The bearings 211 are arranged so as to protrude upward from the main body 210. The bearings 211 are provided with a first restriction portion 211a.

[0037] 6 is for restricting the rotation of the second handle 240 at a predetermined position. The first restricting portion 211a is formed in a cylindrical shape with its axis oriented in the front-rear direction. The first restricting portion 211a is disposed so as to protrude rearward from the rear side surface of the bearing portion 211.

[0038] The second restricting portions 212 are intended to restrict the rotation of the claw portions 250 at predetermined positions. The second restricting portions 212 are provided on the left and right side surfaces of the main body portion 210. The second restricting portions 212 are arranged so as to protrude outward to the left and right from the left and right side surfaces of the main body portion 210. The second restricting portions 212 are arranged so as to face the claw portions 250 on the inner side in the left-right direction of the claw portions 250.

[0039] The first positioning portions 213 shown in FIG. 5 are used to perform relative positioning between the resin material holder 200 and a lower mold 52 of a resin molding apparatus 50, which will be described later. The first positioning portions 213 are formed on the front, rear, left, and right side surfaces of the main body 210. The first positioning portions 213 are formed in a concave shape by recessing the lower surface of the main body 210 upward. Positioning protrusions (not shown) formed on the lower mold 52 of the resin molding apparatus 50 are inserted into the first positioning portions 213, thereby enabling positioning of the lower mold 52 of the resin molding apparatus 50 and the resin material holder 200. The positions and number of the first positioning portions 213 to be formed are not particularly limited.

[0040] The second positioning portions 214 are used to perform relative positioning between the resin material holder 200 and the film holder 100. The second positioning portions 214 are formed at positions corresponding to the positioning recesses 112 of the film holder 100. Specifically, the second positioning portions 214 are formed on the rear side surface of the main body portion 210. The second positioning portions 214 are formed on the left and right sides of the rear side surface of the main body portion 210. The second positioning portions 214 are formed so as to protrude downward from the main body portion 210. By inserting the second positioning portions 214 into the positioning recesses 112 (see FIG. 2) formed in the film holder 100, the resin material holder 200 and the film holder 100 can be positioned relative to each other.

[0041] The defining portion 220 defines the range in which the resin material R is accommodated. The defining portion 220 is formed in a rectangular frame shape in a plan view corresponding to the opening of the main body portion 210. The defining portion 220 is attached to the main body portion 210 in a state where it is fitted into the opening of the main body portion 210. An opening 221 is formed in the defining portion 220.

[0042] The opening 221 is formed in the center of the defining portion 220 and is a portion that opens in the vertical direction. The opening 221 is formed in a shape that corresponds to the cavity of the resin molding apparatus 50. In this embodiment, the opening 221 is formed in a rectangular shape in a plan view, but the shape of the opening 221 can be changed as desired depending on the shape of the cavity or the object to be molded. In this embodiment, the main body portion 210 and the defining portion 220 form a frame that is rectangular in a plan view, and the resin material R can be held inside the frame. The main body portion 210 and the defining portion 220 are one embodiment of a resin holding portion according to the present invention.

[0043] The first handle 230 can be gripped by an operator. The first handle 230 is one embodiment of a first gripping portion according to the present invention. The first handles 230 are provided on the left and right sides of the main body 210. The first handles 230 are formed in an upside-down U-shape in a side view. Both ends of the first handle 230 are fixed to the front and rear parts of the top surface of the main body 210, respectively. As a result, the first handle 230 is provided so as to protrude upward from the top surface of the main body 210.

[0044] The second handle 240 shown in Figures 5 and 6 can be gripped by an operator and can be used to operate the claw portion 250 described below. The second handle 240 is one embodiment of the operating portion and second grip portion according to the present invention. The second handles 240 are provided on the left and right portions of the main body 210, respectively. The second handle 240 mainly includes a shaft portion 241 and a grip 242.

[0045] The shaft portion 241 is a generally cylindrical portion with its axis oriented in the front-to-rear direction. The shaft portion 241 is rotatably supported by bearing portions 211 provided at the front and rear of the main body portion 210. The shaft portion 241 is disposed so as to extend further rearward from the rear bearing portion 211. In this manner, the shaft portion 241 is disposed so as to protrude laterally (rearward) from the main body portion 210. A grip 242 formed of a material (e.g., rubber) that is easy for an operator to grip is provided at the rear end of the shaft portion 241. An attachment portion 241a and a restriction pin 241b are provided on the shaft portion 241.

[0046] 6 is used to attach the restriction pin 241b to the shaft portion 241. The mounting portion 241a is formed in an annular shape and is fixed to the shaft portion 241 immediately behind the bearing portion 211. This allows the mounting portion 241a to rotate integrally with the second handle 240.

[0047] The restricting pin 241b is used to restrict the rotation of the second handle 240 at a predetermined position. The restricting pin 241b is formed in a substantially cylindrical shape. The restricting pin 241b is provided so as to protrude radially outward from the outer peripheral surface of the mounting portion 241a of the second handle 240. When the second handle 240 on the right side shown in FIG. 6 is rotated counterclockwise as viewed from behind to a certain extent, the restricting pin 241b comes into contact with the first restricting portion 211a. This restricts the rotation of the second handle 240 in the clockwise direction as viewed from behind.

[0048] The claw portions 250 shown in Figures 5 and 6 are used to secure the resin material holder 200 to the film holder 100. The claw portions 250 are one embodiment of a securing portion according to the present invention. Two claw portions 250 are provided along the longitudinal direction of the second handle 240. The claw portions 250 are secured to the second handle 240 and can rotate integrally with the second handle 240. The claw portions 250 are formed to extend generally downward from the second handle 240. The lower portions of the claw portions 250 are formed to protrude inward in the left-right direction. The resin material holder 200 can be secured to the film holder 100 by hooking the lower portions (the protruding portions) of the claw portions 250 into the securing recesses 113 of the film holder 100 (see Figure 7).

[0049] In the following, among the rotation positions of the claw portion 250, a position where the claw portion 250 can be hooked into the fixing recess 113 of the film holder 100 and fixed to the film holder 100 is referred to as a "fixing position." Also, among the rotation positions of the claw portion 250, a position where the fixation of the claw portion 250 to the film holder 100 is released is referred to as a "fixing release position."

[0050] As shown in Fig. 6, the claw portion 250 has a tapered surface 251. The tapered surface 251 is one embodiment of a first guide surface according to the present invention. The tapered surface 251 is formed by cutting out the bottom surface of the claw portion 250 at an angle. The tapered surface 251 is formed as an inclined surface that slopes downward outward on the left and right sides.

[0051] Second restricting portions 212 are disposed on the left and right inner sides of the claw portion 250. When the second handle 240 on the right side shown in Figure 6 rotates clockwise in rear view to a certain extent, the claw portion 250 comes into contact with the second restricting portion 212. This restricts the rotation of the second handle 240 in the clockwise direction in rear view.

[0052] The specific shape of the claw portion 250 is not particularly limited, and it can be formed into any shape that can fix the film holder 100 and the resin material holder 200 together.

[0053] The torsion spring 260 applies a force to the second handle 240 so that it rotates in a predetermined direction. The torsion spring 260 is one embodiment of a first applying portion according to the present invention. The torsion spring 260 is provided on the second handle 240 behind the front bearing portion 211 and immediately in front of the rear bearing portion 211. The torsion spring 260 constantly biases the second handle 240 so that the lower portions of the claw portions 250 turn inward to the left and right. Using the second handle 240 shown in FIG. 6 as an example, the torsion spring 260 constantly biases the second handle 240 in a clockwise direction when viewed from behind.

[0054] <Outline of Method for Holding Release Film F and Resin Material R by Supply Jig 10> Below, a method for holding release film F and resin material R by the supply jig 10 (film holder 100 and resin material holder 200) configured as described above will be described with reference to Figures 8 and 9. The following procedure is performed manually by an operator. Note that Figures 8 and 9 use schematic diagrams that show a simplified configuration of each part for the purpose of explanation.

[0055] 8(a), in a state in which the film holder 100 and the resin material holder 200 are separated, the release film F is held by the film holder 100. At this time, the second pressing part 150 is not attached to the film holder 100.

[0056] When holding the release film F in the film holder 100, a film setting device 30 as shown in Fig. 9 can be used. The film setting device 30 has a box-shaped main body 31 with a recess 31b on the top surface that corresponds to the film holder 100. When holding the release film F with the film holder 100, the film holder 100 is accommodated in the recess 31b beforehand.

[0057] A roll holding part 32 that holds a roll of release film F is housed inside the main body 31. The release film F wound around the roll holding part 32 is guided by a guide roller 33 and supplied to the upper side of the main body 31 through a slit 31 a formed in the top surface of the main body 31.

[0058] The release film F supplied to the upper side of the main body 31 is placed above the film holder 100, and is held by the film holder 100 by fastening the second pressing portion 150 to the film holder 100 with a bolt 160. Note that the method for holding the release film F by the film holder 100 has been described above, so a description thereof will be omitted.

[0059] Thereafter, the release film F is cut at an appropriate position, and the release film F wound around the roll holding part 32 is separated from the release film F held by the film holder 100. In this way, the release film F required for one resin molding can be held by the film holder 100.

[0060] Although detailed explanation will be omitted, the film setting device 30 can also be provided with appropriate mechanisms such as a tensioning mechanism that applies tension to the release film F, a holding mechanism that holds the release film F, and a cutting mechanism that cuts the release film F.

[0061] 8(b), the resin material holder 200 is moved downward from above the film holder 100. This operation can be performed while the film holder 100 is still held by the film setting device 30 (main body 31).

[0062] When moving the resin material holder 200 downward, the operator can easily align the resin material holder 200 with the film holder 100 by grasping the first handle 230 (see Figure 5).

[0063] When the resin material holder 200 approaches the film holder 100 to a certain extent, the tapered surfaces 251 of the claws 250, which have been applied with a force toward the fixed position, come into contact with the film holder 100 (more specifically, the tapered surfaces 153 formed on the second pressing portion 150 (see FIG. 3)). If the resin material holder 200 is moved further downward in this state, the claws 250 are pushed apart by the film holder 100 and rotated to the release position. This allows the resin material holder 200 to move further downward.

[0064] As shown in FIG. 8( c), when the defining portion 220 of the resin material holder 200 descends to the extent that it contacts the release film F held by the film holder 100 from above, the claw portion 250 rotates inward again to the fixed position (more specifically, the position where it is caught in the fixing recess 113 (see FIG. 7 )) due to the biasing force of the torsion spring 260. This fixes the resin material holder 200 to the film holder 100. In this state, the opening 221 of the defining portion 220 is positioned so as to face the release film F held by the film holder 100 from above. The defining portion 220 (opening 221) positioned on the release film F defines a space capable of accommodating the resin material R. At this time, the second positioning portion 214 of the resin material holder 200 is fitted into the positioning recess 112 of the film holder 100, thereby enabling the film holder 100 and the resin material holder 200 to be positioned relative to each other.

[0065] Next, as shown in FIG. 8( d ), the resin material R is contained inside the defining portion 220. At this time, the operator can distribute the resin material R evenly inside the defining portion 220 by grasping the first handle 230 or the second handle 240 and rocking the resin material holder 200 back and forth and side to side. It is also possible to uniformly distribute the resin material R by supplying the resin material R to the resin material holder 200 using an appropriate jig. For example, the resin material R can be placed on a mesh-shaped plate and dropped from above the defining portion 220 so that the resin material R passes through the mesh, thereby dispersing the resin material R and distributing it evenly inside the defining portion 220. Any resin material R, such as granular or liquid, can be used as the resin material R.

[0066] In this way, the release film F and the resin material R can be held together by the film holder 100 and the resin material holder 200 (supply jig 10) fixed to each other.

[0067] <Resin Molding Method> Below, a method for supplying a release film F and a resin material R to a resin molding device 50 using a supply jig 10 and performing resin molding will be described, mainly using FIG. 10 . The supply of the release film F and the resin material R using the supply jig 10 is performed manually by an operator. Note that FIG. 10 uses a schematic diagram showing a simplified configuration of each part for the purpose of explanation. Also, FIG. 10 shows a cut-away end view showing only the cross-sections of each part, but for the sake of explanation, hatching indicating the cross-sections of each part has been omitted, except for the resin material R.

[0068] First, in the release film / resin material holding step, the release film F and the resin material R are held by using the supply jig 10 as described above (see FIG. 8).

[0069] Next, in the substrate supply step, the substrate W, which is the object to be molded, is supplied to the upper mold 51 of the resin molding device 50 (see FIG. 10(a)). The substrate W is adsorbed and held on the lower surface of the upper mold 51 with the electronic elements, such as semiconductor chips, to be resin-encapsulated facing downward.

[0070] The substrate W may be a semiconductor substrate such as a silicon wafer, a metal substrate, a glass substrate, a ceramic substrate, or a resin substrate. The substrate W may or may not be provided with wiring. While the present embodiment uses a rectangular substrate W, the shape of the substrate W is not particularly limited, and a circular substrate W may also be used.

[0071] Next, in the release film and resin material supplying step, the release film F and resin material R held by the supply jig 10 are supplied to the lower mold 52 of the resin molding device 50 (see FIG. 10(b)). At this time, the upper part of the lower mold 52 (side member 55) is fitted into the opening 111 of the film holder 100. Note that the first positioning portion 213 (see FIG. 5) of the resin material holder 200 is fitted into a positioning protrusion (not shown) formed on the lower mold 52, thereby enabling the relative positioning of the supply jig 10 and the lower mold 52.

[0072] At this time, the worker can grasp the second handle 240 and move the supply jig 10 to the resin molding device 50. This allows the worker to work from a position away from the lower mold 52 even if the lower mold 52 has been preheated, thereby improving workability.

[0073] In this state, the upper surface of the film holder 100 and the upper surface of the lower mold 52 are generally aligned vertically. The release film F held by the film holder 100 is positioned so as to contact the upper surface of the lower mold 52. The resin material R held by the resin material holder 200 is positioned so as to be located above the cavity 53 of the lower mold 52. The release film / resin material supplying step is one embodiment of the supplying step according to the present invention.

[0074] Next, in the adsorption step, the release film F is adsorbed onto the lower mold 52 (see FIG. 10(c)). As a result, the release film F is adsorbed so as to fit along the cavity 53 of the lower mold 52. At the same time, the resin material R placed on the release film F is accommodated in the cavity 53.

[0075] Next, in the separation step, the resin material holder 200 is detached from the film holder 100 and taken out of the resin molding apparatus 50 (see FIG. 10(d)). At this time, the worker can release the fixation of the resin material holder 200 to the film holder 100 by rotating the second handle 240 so that the claws 250 open outward (release position). The worker can then hold the second handle 240 and remove the resin material holder 200. In this way, the second handle 240 for holding the resin material holder 200 also serves as an operating tool for operating the claws 250, allowing the worker to work efficiently.

[0076] Next, in the mold clamping process, the mold clamping mechanism (not shown) is driven to raise the base plate 54 of the lower mold 52 (see FIG. 10( e)). When the base plate 54 rises, the side members 55 that form the side surfaces of the cavity 53 come into contact with the underside of the substrate W. When the base plate 54 is further raised, the elastic members 56 arranged between the base plate 54 and the side members 55 contract. This causes the bottom member 57 that forms the bottom surface of the cavity 53 to move upward relative to the side member 55. This pressurizes the resin material R in the cavity 53. When the bottom member 57 has risen to a certain extent, mold clamping is completed.

[0077] Next, in the resin molding step, the resin material R is kept pressurized and waited for a predetermined time, thereby further increasing the temperature of the thermosetting resin material R and hardening the resin material R. As a result, resin molding can be performed on the substrate W.

[0078] Next, in a mold opening step, the upper mold 51 and the lower mold 52 are opened. Specifically, the lower mold 52 is moved downward so as to separate from the upper mold 51 by a mold clamping mechanism (not shown).

[0079] Next, in the carrying-out step, the resin-molded substrate W (resin molded product) is carried out from the resin molding apparatus 50. Also, the film holder 100 is carried out from the resin molding apparatus 50. When carrying out the film holder 100, the resin material holder 200 is fixed to the film holder 100 again (see FIG. 10( f)), and the film holder 100 can be removed from the resin molding apparatus 50 using the second handle 240.

[0080] By using the supply jig 10 in this manner, the release film F and the resin material R can be supplied to the resin molding device 50 all at once, thereby improving work efficiency.

[0081] Although the embodiments of the present invention have been described above, the present invention is not limited to the above embodiments, and appropriate modifications are possible within the scope of the technical idea of the invention described in the claims.

[0082] For example, in the above embodiment, an example is shown in which a film setting device 30 is used to hold a release film F and a resin material R on a supply jig 10, but the present invention is not limited to this, and various other devices can be used.

[0083] In addition, in the above embodiment, an example was shown in which the film holder 100 and the resin material holder 200 are fixed together using the claw portion 250, but the present invention is not limited to this, and the method for fixing the film holder 100 and the resin material holder 200 can be changed as desired. For example, they can also be fixed together using fasteners such as bolts and nuts.

[0084] Furthermore, the application parts (compression spring 130 and torsion spring 260) illustrated in the above embodiment are just examples, and it is possible to use other members (leaf springs, tension springs, elastic members, etc.) that can apply various types of forces.

[0085] In the above embodiment, the resin material R is held all at once in the rectangular opening 221 (see FIG. 5 ), but the present invention is not limited to this. For example, it is also possible to provide partitions that further divide the opening 221 into multiple regions, with each region holding an evenly measured amount of resin material R. This makes it possible to evenly distribute the resin material R within the opening 221 and further improve the quality of the resin molded product.

[0086] 5 and the like can be configured to be movable up and down within a predetermined range relative to the main body 210. As a result, when the film holder 100 and the resin material holder 200 are fixed together as shown in FIG. 8(c), the determining portion 220 is pressed by its own weight against the release film F held by the film holder 100. By pressing the determining portion 220 against the release film F in this manner, it is possible to prevent the resin material R from entering between the release film F and the determining portion 220 or spilling out.
