Claims

1. An SiC chip having a main surface, a semiconductor region of a first conductivity type formed in a surface layer portion of the main surface, an active region provided on the main surface where a device structure is formed, an outer peripheral region provided on the main surface surrounding the active region, and an active side well region of a second conductivity type formed in a surface layer portion of the semiconductor region at an outer peripheral boundary portion between the active region and the outer peripheral region, and an outer well region of a second conductivity type formed in a surface layer portion of the semiconductor region in the outer peripheral region, the outer well region including a first outer well region, the first outer well region being formed deeper than the active side well region along the outer peripheral boundary portion, extending to the active region side across the outer peripheral boundary portion, and overlapping the active side well region, a semiconductor device.

2. The semiconductor device according to claim 1, wherein the first outer well region has a first upper end portion on the main surface side and a first lower end portion on the opposite side thereof, and has a concentration gradient that gradually decreases from the first upper end portion toward the first lower end portion.

3. The semiconductor device according to claim 2, wherein the concentration gradient includes a peak value on the first upper end portion side and a slow portion where the impurity concentration gradually decreases at a slow decrease rate in a region on the first lower end portion side than the peak value.

4. The semiconductor device according to claim 3, wherein the slow portion occupies a thickness range of 1 / 4 or more of the first outer well region.

5. The semiconductor device according to claim 4, wherein the slow portion has a thickness of 1.0 μm or more and 4.0 μm or less, and has a concentration decrease rate of 50% or less in the thickness range.

6. The semiconductor device according to any one of claims 2 to 5, wherein the first outer well region has a side portion connecting the first lower end portion and the first upper end portion and inclined toward the active region side from the first upper end portion toward the first lower end portion.

7. The semiconductor device according to claim 6, wherein the first upper end portion is formed in a shape that protrudes arcuately from the side portion toward the main surface side, the central portion in the width direction of the first outer well region of the first upper end portion is exposed from the main surface, and the end portions in the width direction are disposed at positions spaced apart from the main surface.

8. The active-side well region includes a well side portion extending in the thickness direction of the semiconductor region and a well bottom portion extending from the well side portion in a direction along the main surface. The first outer well region integrally contacts the well side portion and the well bottom portion to cover the active-side well region. The semiconductor device according to any one of claims 1 to 7.

9. It includes a boundary trench extending from the main surface into the semiconductor region, shallower than the first outer well region, and forming the outer peripheral boundary portion. The active-side well region includes a bottom well region formed at the bottom of the boundary trench. The first outer well region is formed so as to surround the periphery of the bottom well region from the side wall of the boundary trench. The semiconductor device according to any one of claims 1 to 8.

10. The device structure includes a body region of a second conductivity type formed in the surface layer portion of the semiconductor region, a source region of a first conductivity type formed in the surface layer portion of the body region, a plurality of gate trenches that penetrate the source region and the body region and reach the semiconductor region and are arranged in a stripe shape, a gate insulating film formed on the inner surface of the plurality of gate trenches, and a plurality of trench gate structures having gate electrodes embedded in the plurality of gate trenches via the gate insulating film. The semiconductor device according to claim 9.

11. It further includes a gate well region of a second conductivity type formed at the bottom of the gate trench of the plurality of trench gate structures. The boundary trench is formed by a terminal gate trench which is the gate trench of the outermost trench gate structure among the plurality of trench gate structures. The active-side well region includes the gate well region of the terminal gate trench. The semiconductor device according to claim 10.

12. The first outer well region covers the entire gate well region of the terminal gate trench. The semiconductor device according to claim 11.

13. The first outer well region covers the gate well region of the terminal gate trench and the gate well regions of one or more and five or less of the gate trenches from the terminal gate trench. The semiconductor device according to claim 12.

The semiconductor device according to any one of claims 1 to 8, wherein the device structure includes a plurality of gate electrodes arranged in a stripe shape on the main surface, and a plurality of planar gate structures each having a gate insulating film between the plurality of gate electrodes and the main surface; a plurality of body regions of a second conductivity type formed shallower than the first outer well region in a surface layer portion of the semiconductor region and facing the gate electrodes; and a source region of a first conductivity type formed in a surface layer portion of each of the body regions.

15. The semiconductor device according to claim 14, including a terminal body region formed by a body region facing the gate electrode of the outermost planar gate structure among the plurality of planar gate structures, wherein the terminal body region constitutes the outer peripheral boundary portion and the active side well region, and the first outer well region is formed so as to surround the periphery of the terminal body region from a side portion of the terminal body region.

16. The semiconductor device according to claim 15, further including a second conductivity type pillar region overlapping each of the body regions in a thickness direction of the SiC chip and extending from the body region into the semiconductor region, wherein the active side well region further includes a terminal pillar region which is a pillar region extending from the terminal body region into the semiconductor region in addition to the terminal body region, and the first outer well region is formed deeper than the terminal pillar region and is formed so as to surround the periphery of the terminal pillar region from a side portion of the terminal pillar region.

17. The semiconductor device according to any one of claims 1 to 16, wherein the outer well region is formed in an annular shape surrounding the active region.

18. The semiconductor device according to any one of claims 1 to 17, wherein the outer well region is formed outside the first outer well region and includes a plurality of second outer well regions surrounding the first outer well region.

19. The semiconductor device according to claim 18, wherein the plurality of second outer well regions have the same depth as the first outer well region, and the second outer well region has a second upper end portion on the main surface side and a second lower end portion on the opposite side thereof, and has a concentration gradient that gradually decreases from the second upper end portion toward the second lower end portion.

20. The semiconductor device according to claim 19, wherein the second outer well region is formed in a mesa shape in cross-sectional view having a second side portion that connects the second lower end portion and the second upper end portion and is inclined so that the width becomes narrower from the second upper end portion toward the second lower end portion.
