[0001] The present invention relates to a composition for forming a resist underlayer film, a resist underlayer film, a method for forming a resist pattern, and a method for manufacturing a semiconductor device.
[0002] In recent years, semiconductor manufacturing processes have progressed rapidly, and this has led to a strong demand for higher quality and improved properties of resist underlayer films (see, for example, Patent Documents 1 to 6). In particular, resist underlayer films, which are known to be made of high-carbon materials, are strongly required to have high hardness in addition to anti-reflection function (having excellent optical constants to suppress reflection).

[0004] When a conventional novolac resin synthesized from an amine compound is used for a resist underlayer film, the resulting resist underlayer film has a high absorption coefficient (k value, also known as attenuation coefficient) at 193 nm, making it unsuitable for anti-reflection, low hardness, and a large amount of sublimation. Furthermore, in the manufacturing process of semiconductor devices, if a large amount of sublimation is generated from the resist underlayer film, problems such as contamination of the baking pan or the inside of the piping used during baking and poor film thickness uniformity of the resist underlayer film can occur. Therefore, it is extremely difficult to prepare a resist underlayer film using a novolac resin synthesized from an amine compound that satisfies all of the requirements of solvent resistance, film thickness uniformity, high hardness, and low sublimation, and there is still room for improvement as a material. The present invention has been made in view of the above circumstances, and an object of the present invention is to provide a composition for forming a resist underlayer film that has excellent optical constants for suppressing reflection, and that satisfies a good balance of solvent resistance, film thickness uniformity, and hardness while suppressing the amount of sublimate generation, as well as a method for forming a resist underlayer film and a resist pattern, which use the composition for forming a resist underlayer film, and a method for manufacturing a semiconductor device.
[0005] The present inventors have conducted extensive research to solve the above problems, and as a result have found that the above problems can be solved, and have completed the present invention having the following gist.
[0006] That is, the present invention encompasses the following aspects. [1] A composition for forming a resist underlayer film, comprising: a resin (G) having a plurality of composite unit structures; and a solvent, wherein the composite unit structures include: a unit structure (A) having an aromatic ring; and a unit structure (B) having one or more carbon atoms, wherein the resin (G) is a resin obtained by a reaction to form a covalent bond between a carbon atom constituting the aromatic ring of the unit structure (A) and a carbon atom in the unit structure (B), wherein the first composite unit structure includes, as the unit structure (A), a unit structure (A-I) containing a naphthol, and the second composite unit structure includes, as the unit structure (A), a unit structure (A-II) containing a nitrogen atom. [2] The composition for forming a resist underlayer film according to [1], wherein the molar ratio of the unit structure (A-I) to the unit structure (A-II) in the unit structure (A) is 5:95 to 95:5. [3] The composition for forming a resist underlayer film according to [1] or [2], wherein the unit structure (B) comprises a unit structure (BI) derived from an aldehyde compound or an aldehyde equivalent. [4] The composition for forming a resist underlayer film according to any one of [1] to [3], wherein in the unit structure (A) or the unit structure (B), at least one hydrogen atom may be replaced by a substituent, and the substituent is one or more groups selected from a halo group, an alkyl group, an alkenyl group, an alkynyl group, an alkoxy group, an aryl group, an aryloxy group, an amino group, a hydroxy group, a hydroxyalkyl group, a carboxy group, a formyl group, a cyano group, a nitro group, an ester group, an amide group, a sulfonyl-containing group, a thiol group, a sulfide-containing group, and an ether bond-containing group. [5] The composition for forming a resist underlayer film according to [3], wherein the unit structure (BI) comprises a unit structure derived from 1-naphthaldehyde or 2-naphthaldehyde. [6] The composition for forming a resist underlayer film according to any one of [1] to [5], wherein the resin (G) is a resin synthesized from reaction raw materials containing a naphthol, an amine compound, and an aldehyde compound or an aldehyde equivalent. [7] The composition for forming a resist underlayer film according to [6], wherein the amine compound has a skeleton having an aromatic ring, and the skeleton is at least one of an aromatic amine skeleton and a nitrogen-containing aromatic heterocyclic skeleton.[8] The composition for forming a resist underlayer film according to any one of [1] to [7], wherein the solvent comprises a solvent having a boiling point of 160°C or higher. [9] The composition for forming a resist underlayer film according to any one of [1] to [8], further comprising at least one selected from the group consisting of acids and salts thereof, and acid generators.
[10] The composition for forming a resist underlayer film according to any one of [1] to [9], further comprising a crosslinking agent.

[12] onto a semiconductor substrate and baking the composition to form a resist underlayer film.
[15] A method for manufacturing a semiconductor device, comprising the steps of: forming a resist underlayer film on a semiconductor substrate using the composition for forming a resist underlayer film according to any one of [1] to
[12] ; forming a resist film on the resist underlayer film; forming a resist pattern by irradiating the resist film with light or an electron beam and developing it; etching the resist underlayer film through the resist pattern to form a patterned resist underlayer film; and processing a semiconductor substrate through the patterned resist underlayer film.
[16] A method for manufacturing a semiconductor device, comprising: forming a resist underlayer film on a semiconductor substrate using the composition for forming a resist underlayer film according to any one of [1] to
[12] ; forming a hard mask on the resist underlayer film; further forming a resist film on the hard mask; forming a resist pattern by irradiating the resist film with light or an electron beam and developing it; etching the hard mask through the resist pattern to form a patterned hard mask; etching the resist underlayer film through the patterned hard mask to form a patterned resist underlayer film; and processing a semiconductor substrate through the patterned resist underlayer film.

[0008] [Composition for Forming a Resist Underlayer Film] The composition for forming a resist underlayer film of the present invention includes a resin (G) having a plurality of composite unit structures and a solvent. The composite unit structure includes a unit structure (A) having an aromatic ring and a unit structure (B) having one or more carbon atoms. The resin (G) is a resin obtained by a reaction that forms a covalent bond between a carbon atom constituting the aromatic ring of the unit structure (A) and a carbon atom in the unit structure (B). [0292] Examples 1 to 28, Comparative Example 1 Elution Test in Resist Solvents Each of the resist underlayer film-forming compositions M1 to M28 and Comparative Example M1 was applied to a silicon wafer using a spin coater and baked in the atmosphere at the specified temperature for the specified time shown in Table 6 to form a resist underlayer film with a thickness of approximately 150 nm. [0300] As described above, compared to resist underlayer films using amine-based novolac resins synthesized from amine compounds, resist underlayer films using novolac resins copolymerized with amine compounds and naphthols can reduce the k value at 193 nm due to the effect of the naphthols. Generally, resist underlayer films with low k values (resist underlayer films with low k values) have higher antireflection properties, so the resist underlayer films of the present invention have higher antireflection properties. Furthermore, resist underlayer films using amine-based novolac resins tend to have a large amount of sublimation products, resulting in poor film thickness uniformity within the wafer. However, copolymerization with naphthols can suppress the amount of sublimation products, thereby improving film thickness uniformity within the wafer. Additionally, resist underlayer films using amine-based novolac resins are often soft materials due to their lack of a flexible backbone and OH groups, which reduces the hardness required for resistance to bending during processing. However, copolymerization with naphthols allows the introduction of OH groups, resulting in high hardness. As described above, the present invention provides a resist underlayer film that improves upon the characteristics lacking in conventional inventions, and is believed to be widely applicable to cutting-edge semiconductor manufacturing processes.
Claims
1. A composition for forming a resist underlayer film, comprising: a resin (G) having a plurality of composite unit structures; and a solvent; wherein the composite unit structures comprise: a unit structure (A) having an aromatic ring; and a unit structure (B) having one or more carbon atoms; the resin (G) is a resin obtained by a reaction to form a covalent bond between a carbon atom constituting the aromatic ring of the unit structure (A) and a carbon atom in the unit structure (B); the first composite unit structure comprises, as the unit structure (A), a unit structure (A-I) containing a naphthol; and the second composite unit structure comprises, as the unit structure (A), a unit structure (A-II) containing a nitrogen atom.
2. The composition for forming a resist underlayer film according to claim 1, wherein the molar ratio of the unit structure (AI) to the unit structure (A-II) in the unit structure (A) is 5:95 to 95:

3. The composition for forming a resist underlayer film according to claim 1, wherein the unit structure (B) includes a unit structure (BI) derived from an aldehyde compound or an aldehyde equivalent.

The composition for forming a resist underlayer film according to claim 1, wherein in the unit structure (A) or the unit structure (B), at least one hydrogen atom may be replaced by a substituent, and the substituent is one or more groups selected from a halo group, an alkyl group, an alkenyl group, an alkynyl group, an alkoxy group, an aryl group, an aryloxy group, an amino group, a hydroxy group, a hydroxyalkyl group, a carboxy group, a formyl group, a cyano group, a nitro group, an ester group, an amide group, a sulfonyl-containing group, a thiol group, a sulfide-containing group, and an ether bond-containing group.
5. The composition for forming a resist underlayer film according to claim 3, wherein the unit structure (BI) includes a unit structure derived from 1-naphthaldehyde or 2-naphthaldehyde.
6. The composition for forming a resist underlayer film according to claim 1, wherein the resin (G) is a resin synthesized from reaction raw materials containing a naphthol, an amine compound, and an aldehyde compound or an aldehyde equivalent.
7. The composition for forming a resist underlayer film according to claim 6, wherein the amine compound has a skeleton having an aromatic ring, and the skeleton is at least one of an aromatic amine skeleton and a nitrogen-containing aromatic heterocyclic skeleton.
8. The composition for forming a resist underlayer film according to claim 1, wherein the solvent contains a solvent having a boiling point of 160°C or higher.
9. The composition for forming a resist underlayer film according to claim 1, further comprising at least one selected from the group consisting of acids and their salts, and acid generators.
10. The composition for forming a resist underlayer film according to claim 1, further comprising a crosslinking agent.
11. The composition for forming a resist underlayer film according to claim 10, wherein the crosslinking agent is at least one selected from the group consisting of aminoplast crosslinking agents and phenoplast crosslinking agents.
12. The composition for forming a resist underlayer film according to claim 1, further comprising a surfactant.
13. A resist underlayer film on a semiconductor substrate, which is a cured product of the composition for forming a resist underlayer film according to any one of claims 1 to 12.
14. A method for forming a resist pattern used in the manufacture of semiconductors, comprising the step of applying the composition for forming a resist underlayer film according to any one of claims 1 to 12 onto a semiconductor substrate and baking the composition to form a resist underlayer film.
15. A method for manufacturing a semiconductor device, comprising: forming a resist underlayer film on a semiconductor substrate using a composition for forming a resist underlayer film according to any one of claims 1 to 12; forming a resist film on the resist underlayer film; forming a resist pattern by irradiating the resist film with light or an electron beam and developing it; etching the resist underlayer film through the resist pattern to form a patterned resist underlayer film; and processing a semiconductor substrate through the patterned resist underlayer film.
16. A method for manufacturing a semiconductor device, comprising: forming a resist underlayer film on a semiconductor substrate using a composition for forming a resist underlayer film according to any one of claims 1 to 12; forming a hard mask on the resist underlayer film; further forming a resist film on the hard mask; forming a resist pattern by irradiating the resist film with light or an electron beam and developing it; etching the hard mask through the resist pattern to form a patterned hard mask; etching the resist underlayer film through the patterned hard mask to form a patterned resist underlayer film; and processing a semiconductor substrate through the patterned resist underlayer film.
17. A method for manufacturing a semiconductor device, comprising: forming a resist underlayer film on a semiconductor substrate using a composition for forming a resist underlayer film according to any one of claims 1 to 12; forming a hard mask on the resist underlayer film; further forming a resist film on the hard mask; forming a resist pattern by irradiating the resist film with light or an electron beam and developing it; etching the hard mask through the resist pattern to form a patterned hard mask; etching the resist underlayer film through the patterned hard mask to form a patterned resist underlayer film; removing the hard mask; and processing a semiconductor substrate through the patterned resist underlayer film.
18. A method for manufacturing a semiconductor device, comprising: forming a resist underlayer film on a semiconductor substrate using a composition for forming a resist underlayer film according to any one of claims 1 to 12; forming a hard mask on the resist underlayer film; further forming a resist film on the hard mask; forming a resist pattern by irradiating the resist film with light or an electron beam and developing it; etching the hard mask through the resist pattern to form a patterned hard mask; etching the resist underlayer film through the patterned hard mask to form a patterned resist underlayer film; removing the hard mask; forming a vapor-deposited film on the resist underlayer film after removing the hard mask; processing the vapor-deposited film by etching; removing the patterned resist underlayer film to leave a patterned vapor-deposited film; and processing a semiconductor substrate through the patterned vapor-deposited film.
19. The method for manufacturing a semiconductor device according to claim 16, wherein the hard mask is formed by applying a composition containing an inorganic substance or by vapor deposition of an inorganic substance.
20. The method for manufacturing a semiconductor device according to claim 15, wherein the resist film is patterned by a nanoimprint method or a self-assembled film.
21. The method for manufacturing a semiconductor device according to claim 17, wherein the hard mask is removed by either etching or an alkaline chemical solution.
