SYSTEM AND METHOD FOR DETECTING A BREAK IN A PELLICLECROSS-REFERENCE TO RELATED APPLICATIONS

[0001] This application claims priority of EP application 24221544.0 which was filed on 19 December 2024, and which is incorporated herein in its entirety by reference.FIELD

[0002] The present description relates to a system and method for detecting a break in a pellicle and a method of attaching a sensor to a support structure. A pellicle may be suitable for use with a patterning device for a lithographic apparatus. The present description has particular, but not exclusive, pertinence to an EUV lithographic apparatus and / or an EUV tool.BACKGROUND

[0003] A lithographic apparatus is a machine constructed to apply a desired pattern onto a substrate. A lithographic apparatus can be used, for example, in the manufacture of integrated circuits (ICs). A lithographic apparatus may for example project a pattern from a patterning device (e.g. a mask) onto a layer of radiation-sensitive material (resist) provided on a substrate.

[0004] The wavelength of radiation used by a lithographic apparatus to project a pattern onto a substrate determines the minimum size of features which can be formed on that substrate. A lithographic apparatus that uses EUV radiation, being electromagnetic radiation having a wavelength within the range 4-20 nm, may be used to form smaller features on a substrate than a conventional lithographic apparatus (which may for example use electromagnetic radiation with a wavelength of 193 nm).

[0005] The use of pellicles in lithography is well-known and well-established. A typical pellicle in a DUV lithographic apparatus is a membrane which is located away from the patterning device and is out of the focal plane of a lithographic apparatus in use. Because the pellicle is out of the focal plane of the lithographic apparatus, contamination particles which land on the pellicle are out of focus in the lithographic apparatus. Consequently, images of the contamination particles are not projected onto the substrate. If the pellicle were not present, then a contamination particle which landed on the patterning device would be projected onto the substrate and would introduce a defect into the projected pattern.

[0006] It may be desirable to use a pellicle in an EUV lithographic apparatus. EUV lithography differs from DUV lithography in that it is typically performed in a vacuum and the patterning device is typically reflective rather than being transmissive.SUMMARY

[0007] It is desirable to provide an apparatus and method for determining a break in a pellicle which overcomes or mitigates one or more problems associated with the art. Examples described herein may have use in an EUV lithographic apparatus. Examples described herein may also have use in a DUVlithographic apparatus and / or another form of lithographic tools. Examples described herein may also have use in other tools that use EUV or DUV and / or that are associated with a lithographic process (e.g., an inspection tool such as a patterning device inspection tool).

[0013] Figure 1 shows a lithographic system according to an embodiment of the invention. The lithographic system comprises a radiation source SO and a lithographic apparatus LA. The radiation source SO is configured to generate an extreme ultraviolet (EUV) radiation beam B. The lithographic apparatus LA comprises an illumination system IL, a support structure MT configured to support a patterning device MA (e.g. a mask), a projection system PS and a substrate table WT configured to support a substrate W. The illumination system IL is configured to condition the radiation beam B before it is incident upon the patterning device MA. The projection system is configured to project the radiation beam B (now patterned by the patterning device MA) onto the substrate W. The substrate W may include previously formed patterns. Where this is the case, the lithographic apparatus LA aligns the patterned radiation beam B with a pattern previously formed on the substrate W.

[0014] The radiation source SO, illumination system IL, and projection system PS may all be constructed and arranged such that they can be isolated from the external environment. A gas at a pressure below atmospheric pressure (e.g. hydrogen) may be provided in the radiation source SO. A vacuum may be provided in illumination system IL and / or the projection system PS. A small amount of gas (e.g. hydrogen) at a pressure well below atmospheric pressure may be provided in the illumination system IL and / or the projection system PS.

[0015] The radiation source SO shown in Figure 1 is of a type which may be referred to as a laser produced plasma (LPP) source. A laser 1, which may for example be a CO2 laser, is arranged to deposit energy via a laser beam 2 into a fuel, such as tin (Sn) which is provided from a fuel emitter 3. Although tin is referred to in the following description, any suitable fuel may be used. The fuel may for example be in liquid form, and may for example be a metal or alloy. The fuel emitter 3 may comprise a nozzle configured to direct tin, e.g. in the form of droplets, along a trajectory towards a plasma formation region 4. The laser beam 2 is incident upon the tin at the plasma formation region 4. The deposition of laser energy into the tin creates a plasma 7 at the plasma formation region 4. Radiation, including EUV radiation, is emitted from the plasma 7 during de-excitation and recombination of ions of the plasma.

[0016] The EUV radiation is collected and focused by a near normal incidence radiation collector 5 (sometimes referred to more generally as a normal incidence radiation collector). The collector 5 may have a multilayer structure that is arranged to reflect EUV radiation (e.g. EUV radiation having a desired wavelength such as about 13.5 nm). The collector 5 may have an ellipsoidal configuration, having two ellipse focal points. A first focal point may be at the plasma formation region 4, and a second focal point may be at an intermediate focus 6, as discussed below.

Where this is the case, the laser beam 2 may be passed from the laser 1 to the radiation source SO with the aid of a beam delivery system (not shown) comprising, for example, suitable directing mirrors and / or a beam expander, and / or other optics. The laser 1 and the radiation source SO may together be considered to be a radiation system.

[0018] Radiation that is reflected by the collector 5 forms a radiation beam B. The radiation beam B is focused at point 6 to form an image of the plasma formation region 4, which acts as a virtual radiationsource for the illumination system IL. The point 6 at which the radiation beam B is focused may be referred to as the intermediate focus. The radiation source SO is arranged such that the intermediate focus 6 is located at or near to an opening 8 in an enclosing structure 9 of the radiation source.

The illumination system IL may include a facetted field mirror device 10 and a facetted pupil mirror device 11. The radiation beam B passes from the illumination system IL and is incident upon the patterning device MA held by the support structure MT. The support structure MT may be, or may comprise a clamp, and particularly an electrostatic clamp.

[0020] The patterning device MA is protected by a pellicle 19, which is held in place by a pellicle frame 17. The pellicle 19 and the pellicle frame 17 together form a pellicle assembly 15. The patterning device MA (which may for example be a mask) reflects and patterns the radiation beam B. The illumination system IL may include other mirrors or devices in addition to or instead of the faceted field mirror device 10 and faceted pupil mirror device 11.

[0021] Following reflection from the patterning device MA the patterned radiation beam B enters the projection system PS. The projection system PS comprises a plurality of mirrors which are configured to project the radiation beam B onto a substrate W held by the substrate table WT. The projection system PS may apply a reduction factor to the radiation beam, forming an image with features that are smaller than corresponding features on the patterning device MA. A reduction factor of 4 may for example be applied. Although the projection system PS has two mirrors 13, 14 in Figure 1, the projection system may include any number of mirrors (e.g. six mirrors).

[0022] The radiation source SO shown in Figure 1 may include components which are not illustrated. For example, a spectral filter may be provided in the radiation source. The spectral filter may be substantially transmissive for EUV radiation but substantially blocking for other wavelengths of radiation such as infrared radiation.

[0023] The lithographic apparatus may comprise controller 50. The controller 50 may be electronically connected the components of the lithographic apparatus LA described herein. The controller 50 may be a processor (such as a computer) configured to control the lithographic apparatus LA. The controller 50 may also include processing circuitry configured to execute data, signal and image processing functions for example on a data set e.g. embodied as signals such as detection signals. The controller 50 may thus include processing circuitry configured to execute processing functions on signal, image and other data produced. While the controller 50 is shown in Figure 1 as being outside of the various systems (e.g. the illumination system IL and the projection system PS), it is appreciated that the controller 50 may be part of at least one of these systems. The controller 50 may be located in one of the systems or it may be distributed over at least two of the systems. The controller 50 may comprise hardware and / or software.

[0024] As was described briefly above, the pellicle assembly 15 includes the pellicle 19 that is provided adjacent to the patterning device MA. The pellicle 19 is provided in the path of the radiation beam B such that radiation beam B passes through the pellicle 19 both as it approaches the patterning device MA from the illumination system IL and as it is reflected by the patterning device MA towards the projection system PS, as shown in Figure 2. This position of the pellicle 19 in the lithographic apparatus LA is an EUV radiation exposure position. The pellicle 19 comprises a thin film that is substantially transparent to EUV radiation (although it will absorb a small amount of EUV radiation). By EUV transparent pellicle or a film substantially transparent for EUV radiation herein is meant that the pellicle 19 is transmissive for at least 65% of the EUV radiation, at least 80% of the EUV radiation or at least 90% of the EUV radiation. The pellicle 19 acts to protect the patterning device MA from particle contamination. The pellicle 19 may be herein referred to as an EUV transparent pellicle. The pellicle 19 may be made from any material which is sufficiently transparent for EUV radiation, such as metal silicide MexSiy (including the stable stoichiometric variants and its nitrides). Examples are MoSiz , YSiz. ZrSiz, LaSiz. NbSiz. RuSiz and TiSiz. or any other stable stoichiometry thereof, such as RuSi, LaSi, Mo ;Si. MozSi ;. ZrSi, ZrzSi. TiSi and NUSL. A nitrided metal silicide has the formula Mex(Si)yNz, wherein x < y < 2x, and 0 < z < x. The metal may be selected from: Ce, Pr, Sc, Eu, Nd, Ti, V, Cr, Zr, Nb, Mo, Ru, Rh, La, Y, or Be. Preferably the metal is molybdenum.. The metal silicide may be stronger than silicon at high temperatures because it cools more quickly than silicon. In other examples, the pellicle may be made from other materials, such as silicon, silicon nitride, graphene or graphene derivatives, carbon nanotube (CNT), or multilayer membranes formed by alternating EUV transparent materials.

[0025] While efforts may be made to maintain a clean environment inside the lithographic apparatus LA, particles may still be present inside the lithographic apparatus LA. In the absence of the pellicle 19, particles may be deposited onto the patterning device MA. Particles on the patterning device MA may disadvantageously affect the pattern that is imparted to the radiation beam B and therefore the pattern that is transferred to the substrate W. The pellicle 19 provides a barrier between the patterning device MA and the environment in the lithographic apparatus LA in order to prevent particles from being deposited on the patterning device MA.

[0026] In use, the pellicle 19 is positioned at a distance from the patterning device MA that is sufficient such that any particles that are incident upon the surface of the pellicle 19 are not in the focal plane of the radiation beam B. This separation between the pellicle 19 and the patterning device MA, acts to reduce the extent to which any particles on the surface of the pellicle 19 impart a pattern to the radiation beam B. It will be appreciated that where a particle is present in the beam of radiation B, but at a position that is not in a focal plane of the beam of radiation B (i.e., not at the surface of the patterning device MA), then any image of the particle will not be in focus at the surface of the substrate W. In some examples, the separation between the pellicle 19 and the patterning device MA may, for example, bebetween 2 mm and 3 mm (e.g. around 2.5 mm). In some examples, a separation between the pellicle 19 and the patterning device MA may be adjustable.

[0027] Figure 2 shows a schematic side view of an example pellicle assembly 15 and patterning device MA. The patterning device MA has a pattern 21 (e.g., a device or circuit pattern) that provides the pattern that is imparted to the radiation beam B after reflection from the patterning device MA. The pellicle 19 is in the radiation beam exposure position in the lithographic apparatus LA, i.e. the pellicle 19 is in-situ. The pellicle 19 may be relatively thin as a thinner pellicle 19 is better for transmission of the radiation beam, in particular for EUV, for example the pellicle 19 may have a thickness of less than 100 nm, or preferably less than 50 nm, or more preferably less than 20 nm.

[0028] The pellicle assembly 15 and the patterning device MA may first move in the direction left to right as depicted by arrow 20 (the y direction), i.e. the patterning device MA is scanned in this direction. The scanning may then occur in the opposite direction as generally, in a scanning lithographic apparatus, a patterning device MA is scanned in one direction and then in the opposite direction.

[0029] The radiation beam B (i.e. actinic energy), depicted by arrow 22, coming from the actinic energy source (not shown) towards the patterning device MA, and the radiation beam B, depicted by arrow 23, being reflected from the patterning device MA to the substrate W (see Figure 1), delivers a relatively large amount of energy to the pellicle 19. The pellicle is limited in the amount of heat that can be conducted away and hot spots can occur due to the large amount of energy delivered to the pellicle 19.

[0030] There are issues with such pellicles in handling heat and in some cases, this can lead to the pellicle breaking. If the pellicle breaks, the patterning device MA and / or the lithographic apparatus can become contaminated and the pattern imparted to the radiation beam B can be detrimentally affected. The patterning device MA may have to be replaced.

[0031] Various options are available for measuring breakages of the pellicle, for example, by using a sensor to look at the reflected light during alignment of the patterning device, for example, using markers present on the patterning device. Examples of known systems for carrying out such detection are disclosed in WO 2017 / 102380 Al and WO 2019 / 115218 Al which are hereby incorporated in their entirety by reference. With certain types of pellicle (for example, particularly those comprising silicon), when there is a breakage, the whole pellicle may break apart and this may be detected with known systems. However, improvements of known systems may be available.

[0032] As advancements are made, even higher temperature loads may be delivered to the pellicle. Thus, it may be beneficial to use materials for the pellicle are more capable of handling the heat load without breaking (e.g. CNT). However, when pellicles are formed of certain materials (such as CNT) they may break in a different way which may be harder to detect. For example, if the film only partially breaks a local rupture may be formed, but the pellicle may remain intact in other areas (e.g. due to high tensile strength). In this case the film rupture may not be detected by known sensors if the film is not broken at a location above the marker areas normally used for sensing. Thus, known systems mayindicate that the pellicle is intact, when in fact, there is some form of rupture / hole elsewhere on the pellicle.

[0033] Other issues with known measurement systems include relatively long duration which can lead to throughput loss and / or a delay in determining that a pellicle has broken which increases the likelihood of contamination on the patterning device MA.

[0034] The present invention provides a system and method for detecting when there is a break in the pellicle. The present invention aims to reduce or mitigate at least some of the problems identified in the prior art. Furthermore, as will be understood from the below, the present invention is beneficial in that it may be compatible with pre-existing systems for holding a pellicle which may already be in place, and so can be provided on pre-existing systems without having to replace a pellicle, patterning device and / or corresponding supports to incorporate a further sensor.

[0035] The present invention provides a method of detecting a break in a pellicle, wherein the pellicle is suitable for use with a patterning device in a lithographic apparatus. Thus, the pellicle may be the same as the pellicle 19 described above. The present invention may be particularly beneficial when used with a pellicle 19 formed of materials which rupture without fully breaking, such as CNT, although the pellicle 19 may be formed of any appropriate material. The pellicle 19 can be used to protect the patterning device MA as described above. The patterning device MA can be held by the support structure MT.

[0036] The inventors have identified that when the pellicle ruptures, even when there is only a small tear or break, there is photon flux on the patterning device MA. When there is a break on the pellicle 19 during scanning this will result in locally higher change in photo-electric effect as locally more photons will hit the patterning device MA. The present invention uses the potential induced on the patterning device due to photons reaching the patterning device MA and the difference between such changed values to detect a break in the pellicle 19, as described further below.

[0047] The sensor 27 can be provided outside of a main zone of the patterning device MA, support structure MT, and / or pellicle 19 / pellicle assembly 17. Thus, the sensor can be positioned external to a housing 29 in which the support structure MT, patterning device MA and pellicle 19 are provided. In particular, Figure 5 shows change in VM (in V / ns) as detected by sensor 26 due to the photo-electric effect on the patterning device MA during exposure of a field during main pulses of the radiation beam B. The signal shown in Figure 5 corresponds to the exposure of a whole field over time. The value of the signal varies over time which corresponds to multiple exposures throughout the field. CLAIMS1. A system for detecting a break in a pellicle for use with a patterning device in a lithographic apparatus, the system comprising: a support structure for holding a patterning device, the support structure being electrically coupled to the patterning device; a sensor configured to measure, via the electrical coupling, a property associated with potential induced on the patterning device due to photons reaching the patterning device during exposure, wherein the system is configured to detect the break in the pellicle based on the measured property.

2. The system of claim 1, wherein the sensor is configured to measure the property during exposure of the patterning device.

3. The system of any one of the preceding claims, wherein the measured property is voltage.

4. The system of either one of claims 1 or 2, wherein the measured property is current.

5. The system of any one of the preceding claims, wherein the support structure is configured to hold the patterning device using capacitive coupling via which measurements are taken.

6. The system of any one of the preceding claims, wherein potential induced on the patterning device relates to a surface of the patterning device exposed to radiation during exposure.

A lithographic apparatus comprising: an illumination system configured to condition a radiation beam; the system of any one of the preceding claims, wherein the patterning device is capable of imparting the radiation beam with a pattern to form a patterned radiation beam; a substrate table configured to hold a substrate; and a projection system configured to project the patterned radiation beam onto the substrate.

15. The lithographic apparatus of claim 14, wherein the lithographic apparatus is configured to display an error signal, stop and / or prevent further exposure of the patterning device when a break in the pellicle is detected by the system.

A method of detecting a break in a pellicle for use with a patterning device in a lithographic apparatus, wherein the patterning device is held by a support structure which is electrically coupled to the patterning device, the method comprising measuring, via the electrical coupling, a property associated with potential induced on the patterning device due to photons reaching the patterning device during exposure and detecting the break in the pellicle based on the measured property.

17. The method of claim 16, wherein the measuring is carried out during exposure of the patterning device.

18. The method of either one of claims 16 or 17, wherein the measured property is a voltage.

19. The method of either one of claims 16 or 17, wherein the measured property is current.

24. The method of claim 23, wherein the threshold value is a difference in the change in a measured value within the set of exposures of greater than 2%.

25. The method of claim 22 or 23, wherein the threshold value is a difference in the change in the measured values of at least 1%, wherein the difference is in at least 10% of the measured values within the set of exposures.

26. The method of any one of claims 23 to 25, wherein the break in the pellicle is detected when the threshold value is exceeded.

27. The method of any one of claims 16 to 26, further comprising providing a vacuum in a housing of the system in which the support structure is provided, wherein the sensor is positioned external to the housing.

28. The method of any one of claims 16 to 27, further comprising displaying an error signal when a break in the pellicle is detected by the system.

29. The method of any one of claims 16 to 28, further comprising stopping exposure and / or preventing further exposure of the patterning device when a break in the pellicle is detected by the system.

30. A method of providing the system as in any one of claims 1 to 15, wherein the method comprises attaching the sensor to the support structure, wherein the support structure comprises a preexisting electrical coupling between the support structure and the patterning device.
