12. The semiconductor device according to claim 9, wherein the mid-bit-line spacer comprises silicon oxide.

15. The semiconductor device as claimed in claim 8, further comprising a bottom dielectric layer located between the two bit line structures and the substrate, and between the two spacer layers and the substrate.

16. The semiconductor device as claimed in claim 8, further comprising a plurality of word line structures located in the substrate and extending along the second direction.

17. The semiconductor device as claimed in claim 15, wherein the two bit line structures respectively include: a bottom conductive layer located on the bottom dielectric layer; a bit line intermediate conductive layer located on the bottom conductive layer; a bit line top conductive layer located on the bit line intermediate conductive layer; and a bit line covering layer located on the bit line top conductive layer.

18. The semiconductor device as claimed in claim 8, wherein the top surfaces of the spacer structures and the top surfaces of the two bit line structures are substantially coplanar.

19. The semiconductor device as claimed in claim 18, further comprising a top insulating layer conformally covering the two bit line structures, the two spacer layers, the spacer structures, and the cell contact structure.

20. The semiconductor device as claimed in claim 19, wherein the top insulating layer comprises silicon nitride.
