AI Technical Summary
In the existing lithography technology, with the development of high integration and high speed of LSI, the uniformity and flatness of film thickness are increasingly required. The increase in film thickness makes it difficult to achieve flatness. At the same time, pinhole defects are prone to occur when the film becomes thinner, and traditional surfactants may be harmful to health, so it is necessary to develop materials without PFAS structures.
Surfactants containing fluorine atom-substituted aromatic groups, such as trifluoromethoxy or difluoromethoxy, are used in photolithography materials to form photoresist and reflection-preventing films without PFAS structures, reduce surface tension through specific chemical structures, improve the flatness and uniformity of the film, and reduce defects.
The formation of high flatness and uniformity films is achieved, reducing application and post-development defects, and is suitable for the manufacturing of semiconductor circuits, microelectromechanical systems and thin-film magnetic head circuits, avoiding the potential health hazards of PFAS.

Abstract
Description
[Technical field]
[0001] The present invention relates to a coating material for photolithography, a resist material, and a pattern forming method. [Background technology]
[0002] As LSIs become more highly integrated and faster, pattern rules are becoming finer at a rapid pace. This is because 5G high-speed communications and artificial intelligence (AI) are becoming more widespread, and high-performance devices are needed to process these. The most advanced miniaturization technology is extreme ultraviolet (EUV) lithography with a wavelength of 13.5 nm, which is used to mass-produce 5 nm node devices. Furthermore, studies are underway to use EUV lithography for next-generation 3 nm node devices and the next-next generation 2 nm node devices.
[0003] Resist materials and other materials used in photolithography are applied in solution by spin coating or other methods, and then baked to evaporate the solvent to form a film. The film thickness after baking must be uniform and flat, and the requirements for uniformity and flatness are becoming stricter every year.
[0004] For 3D-NAND memory applications, thick resist films are required, and even greater flatness is required. As the film thickness increases, it becomes more difficult to achieve flatness. On the other hand, as miniaturization progresses, the film thickness is becoming thinner, and in this case the risk of pinhole defects is increasing.
[0005] During application, Marangoni convection of the solvent causes striations. To prevent Marangoni convection, it is important to select a solvent with an optimal boiling point and low viscosity, and a surfactant to reduce surface tension.
[0006] Surfactants having a fluoroalkyl group or silicone chain are highly effective in lowering surface tension, and in particular, fluoroalkyl group-based surfactants that have a low risk of generating silicon-derived particles after dry ashing of the resist film are widely used (Patent Documents 1 and 2). Fluorine-based surfactants are also used not only in resist materials but also in top coats formed on the top layer of the resist and in anti-reflective films formed on the bottom layer of the resist (Patent Document 3).
[0007] The health effects of perfluoroalkyl substances (PFAS) have been pointed out, and there are moves to impose restrictions on the manufacture and sale of PFAS compounds under the European REACH. There is an urgent need to develop materials that do not contain PFAS structures.
[0008] A resist underlayer film material using a polymer of phenylmethyl(meth)acrylate substituted with fluorine atoms or trifluoromethoxy groups has been proposed (Patent Document 4). A polymer of phenylmethyl(meth)acrylate substituted with fluorine atoms or trifluoromethoxy groups, a resin that does not contain fluorine atoms, and a solvent are mixed, and after coating, the fluorine-containing resin is oriented on the surface layer to form a two-layer anti-reflection film in a single coating.
[0009] Surfactants having a trifluoromethoxy group or a pentafluorosulfanyl group and the use thereof have been proposed (Patent Document 5). [Prior art documents] [Patent documents]

[0011] The present invention has been made in view of the above circumstances, and an object of the present invention is to provide a coating material for photolithography containing a surfactant that does not have a perfluoroalkyl structure, a resist material that has excellent flatness of a film after coating and has few defects not only after coating but also after development, and a pattern formation method using the same. [Means for solving the problem]
[0012] The present inventors have conducted intensive research to obtain a surfactant for photolithography coating materials that has high flatness after coating, good coating properties at the outermost edge of the wafer, and few defects after coating, development, and even etching, as has been demanded in recent years. As a result, they have found that by adding a surfactant made of a resin having an aromatic group, trifluoromethoxy group, difluoromethoxy group, trifluoromethylthio group, or difluoromethylthio group substituted with a fluorine atom to a photolithography coating material, the properties of high flatness after coating and few defects after coating and development are expressed, and have come to make the present invention. Note that aromatic groups, trifluoromethoxy groups, and difluoromethoxy groups substituted with fluorine atoms do not belong to the classification of PFAS in REACH. In addition, difluoromethoxy groups and aromatic groups substituted with fluorine atoms do not belong to the classification of PFAS in OECD.

[0103] It is preferable that the polymer A further contains a repeating unit having a hydrophilic group. By containing the repeating unit Sa having a highly water-repellent fluorine atom and the repeating unit Sb having a hydrophilic group, the polymer A can fully exhibit a surface active effect.

[0113] In polymer A, the content ratios of the repeating units Sa1, Sa2, Sa3 and Sb are preferably 0 ≦ Sa1 < 1.0, 0 ≦ Sa2 < 1.0, 0 ≦ Sa3 < 1.0, 0 < Sa1 + Sa2 + Sa3 < 1.0 and 0 < Sb < 1.0, more preferably 0 ≦ Sa1 ≦ 0.9, 0 ≦ Sa2 ≦ 0.9, 0 ≦ Sa3 ≦ 0.9, 0.1 ≦ Sa1 + Sa2 + Sa3 ≦ 0.9 and 0.1 ≦ Sb ≦ 0.9, and still more preferably 0 ≦ Sa1 ≦ 0.8, 0 ≦ Sa2 ≦ 0.8, 0 ≦ Sa3 ≦ 0.8, and 0.2 ≦ Sa1 + Sa2 + Sa3 ≦ 0.8 and 0.2 ≦ Sb ≦ 0.8. However, Sa1 + Sa2 + Sa3 + Sb = 1.0.
[0114] The weight average molecular weight (Mw) of the polymer A in terms of polystyrene measured by gel permeation chromatography (GPC) using THF as a solvent is preferably 1000 to 500000, more preferably 2000 to 30000. Furthermore, when the molecular weight distribution (Mw / Mn) of the polymer A is broad, there is a risk that foreign matter may be observed on the pattern after exposure or the shape of the pattern may be deteriorated due to the presence of low molecular weight or high molecular weight polymers. As the pattern rule becomes finer, the influence of Mw and Mw / Mn tends to become greater, so in order to obtain a resist material suitable for use with fine pattern dimensions, it is preferable that the Mw / Mn of the polymer A is narrowly distributed, 1.0 to 2.0, particularly 1.0 to 1.5.
[0115] The polymer A may include two or more polymers having different composition ratios, Mw, or Mw / Mn. Also, polymers having different repeating units Sa1, Sa2, and Sb may be blended together.
[0116] The polymer A can be obtained by polymerizing a monomer that gives a repeating unit selected from the repeating units Sa1, Sa2, Sa3 and Sb by a method such as radical polymerization, anionic polymerization or cationic polymerization.
[0117] When the polymer A contains two or more kinds of repeating units, it may be a random copolymer or a block copolymer, but the block copolymer has the characteristic of being more effective as a surfactant. In particular, it is preferable that the polymer A is a block copolymer containing repeating units Sa and Sb. The block copolymer may be a diblock copolymer consisting of two units, a triblock copolymer consisting of three units, or a tetrablock copolymer consisting of four units.
[0118] In the case of random copolymerization by radical polymerization, it is common to mix the monomers to be copolymerized and a radical initiator and polymerize them by heating. If the first monomer is polymerized in the presence of a radical initiator and then the second monomer is added, the polymer molecule will have a block of the first monomer polymerized on one side and a block of the second monomer polymerized on the other side. However, in this case, the repeating units derived from the first and second monomers are mixed in the middle part, and the morphology is different from that of a block copolymer. Living radical polymerization is preferably used to form block copolymers by radical polymerization. In the living radical polymerization method called Reversible Addition Fragmentation chain Transfer (RAFT) polymerization, the radicals at the terminals of the polymer are always alive, so it is possible to form a block copolymer consisting of the first and second repeating units by starting polymerization with the first monomer and adding the second monomer when the first monomer is consumed. If the polymerization is started with the first monomer, the second monomer is added when the first monomer is consumed, and then the third monomer is added, a triblock copolymer can be formed. Another feature of RAFT polymerization is that it produces narrow-dispersity polymers with a narrow dispersity.
[0119] Examples of the organic solvent used during polymerization include toluene, benzene, tetrahydrofuran (THF), diethyl ether, and dioxane. Examples of the polymerization initiator include 2,2'-azobisisobutyronitrile (AIBN), 2,2'-azobis(2,4-dimethylvaleronitrile), dimethyl 2,2-azobis(2-methylpropionate), benzoyl peroxide, and lauroyl peroxide. The temperature during polymerization is preferably 50 to 80°C. The reaction time is preferably 2 to 100 hours, and more preferably 5 to 20 hours.
[0120] A chain transfer agent is required to carry out RAFT polymerization, and specific examples thereof include 2-cyano-2-propyl benzothioate, 4-cyano-4-phenylcarbonothioylthiopentanoic acid, 2-cyano-2-propyldodecyltrithiocarbonate, 4-cyano-4-[(dodecylsulfanylthiocarbonyl)sulfanyl]pentanoic acid, 2-(dodecylthiocarbonothioylthio)-2-methylpropanoic acid, cyanomethyldodecylthiocarbonate, cyanomethylN-methyl-N-phenylcarbamothioate, bis(thiobenzoyl)disulfide, and bis(dodecylsulfanylthiocarbonyl)disulfide. Of these, 2-cyano-2-propyl benzothioate is the most preferred.
[0121] When the monomer is added all at once and RAFT polymerization is performed, a narrow polydispersity polymer can be synthesized.
[0122] When the polymer contains at least one repeating unit selected from Sa4 and Sa5, the polymer is a novolak resin (hereinafter, also referred to as polymer B). Polymer B can be obtained by a polycondensation reaction between a phenol compound and an aldehyde compound. At least one of the phenol compound and the aldehyde compound has a trifluoromethoxy group, a difluoromethoxy group, a trifluoromethylthio group, or a difluoromethylthio group.
[0123] The phenol compound is a compound having a hydroxy group bonded to an aromatic ring, and examples thereof include phenol, cresol, naphthol, dihydroxynaphthalene, 9,9-bis(4-hydroxyphenyl)fluorene, 9,9-bis(6-hydroxynaphthyl)fluorene, 1,1,1-tris(4-hydroxyphenyl)ethane, 1,1-bis(4-hydroxyphenyl)-1-phenylethane, bis(4-hydroxyphenyl)cyclohexane, 2,2-bis(4-hydroxyphenyl)adamantane, 4,4',4''-trihydroxytriphenylmethane, and 9-hydroxy-9-phenylfluorene.
[0124] Examples of the aldehyde compound include formaldehyde, trioxane, paraformaldehyde, benzaldehyde, acetaldehyde, propylaldehyde, phenylacetaldehyde, α-phenylpropylaldehyde, β-phenylpropylaldehyde, o-hydroxybenzaldehyde, m-hydroxybenzaldehyde, p-hydroxybenzaldehyde, o-chlorobenzaldehyde, m-chlorobenzaldehyde, p-chlorobenzaldehyde, o-nitrobenzaldehyde, m-nitrobenzaldehyde, p-nitrobenzaldehyde, o-methylbenzaldehyde, m-methylbenzaldehyde, p-methylbenzaldehyde, p-ethylbenzaldehyde, pn-butylbenzaldehyde, furfural, etc. Among these, formaldehyde is particularly suitable. Furthermore, if the molecular weight distribution (Mw / Mn) of polymer B is broad, there is a risk that foreign matter may be found on the pattern after exposure or the shape of the pattern may be deteriorated due to the presence of low molecular weight or high molecular weight polymers. As the pattern rule becomes finer, the influence of Mw and Mw / Mn tends to become greater. Therefore, in order to obtain a resist material suitable for use with fine pattern dimensions, it is preferable that the Mw / Mn of polymer A is narrowly distributed, 1.0 to 5.0, particularly 1.5 to 3.5.
[0131] Polymer B may contain two or more polymers having different composition ratios, Mw, and Mw / Mn.
[0132] Materials used in semiconductor photolithography, including the surfactants, must have reduced metal impurities because the presence of metal impurities adversely affects the operation of devices manufactured using them. [0190] The repeating units f1 to f3 function as an acid generator. By bonding the acid generator to the polymer main chain, acid diffusion is reduced, and a decrease in resolution due to blurring caused by acid diffusion can be prevented. Furthermore, the acid generator is uniformly dispersed, improving LWR and CDU. When a base polymer containing the repeating unit f is used, the incorporation of an additive-type acid generator, which will be described later, can be omitted.
[0191] In the case of negative resist materials or non-chemically amplified resist materials, the repeating units a1 and a2 are not necessarily required in the base polymer.
[0192] As the base polymer, in addition to the above-mentioned polymers, resins such as novolak resin, polyimide, polyamide, polyvinylpyrrolidone, polyvinyl alcohol, polythiophene, and polyaniline can also be used.
[0193] [Organic solvents] The photolithography coating material or resist material of the present invention may contain an organic solvent. The organic solvent is not particularly limited as long as it can dissolve the above-mentioned components and the components described below. Specific examples of the organic solvent include ketones such as cyclohexanone, cyclopentanone, methyl-2-n-pentyl ketone, and 2-heptanone, as described in paragraphs
[0144] to
[0145] of JP-A-2008-111103; alcohols such as 3-methoxybutanol, 3-methyl-3-methoxybutanol, 1-methoxy-2-propanol, 1-ethoxy-2-propanol, and diacetone alcohol; propylene glycol monomethyl ether, ethylene glycol monomethyl ether, propylene glycol monoethyl ether, ethylene glycol monoethyl ether, propylene glycol dimethyl ether, and diethylene glycol monoethyl ether. Examples of the suitable organic solvents include ethers such as glycol dimethyl ether and anisole; esters such as propylene glycol monomethyl ether acetate, propylene glycol monoethyl ether acetate, ethyl lactate, ethyl pyruvate, butyl acetate, methyl 3-methoxypropionate, ethyl 3-ethoxypropionate, tert-butyl acetate, tert-butyl propionate, and propylene glycol mono tert-butyl ether acetate; lactones such as γ-butyrolactone; lactams such as pyrrolidone, N-methylpyrrolidone, N-ethylpyrrolidone, and N-hydroxyethyl-2-pyrrolidone; water; and dimethyl sulfoxide.
[0194] In the resist material of the present invention, the content of the organic solvent is preferably 100 to 10,000 parts by mass, more preferably 200 to 8,000 parts by mass, based on 100 parts by mass of the base polymer. The organic solvent may be used alone or in combination of two or more kinds.
[0195] The resist material of the present invention may contain an additive acid generator. Examples of the additive acid generator include sulfonium salts or iodonium salts, sulfonium diazomethane, N-sulfonyloxyimide, and oxime-O-sulfonate described in paragraphs
[0122] to
[0142] of JP-A-2008-111103 and paragraphs
[0077] to
[0148] of JP-A-2023-62677. When the resist material of the present invention contains the additive acid generator, the content is preferably 0.1 to 50 parts by mass, more preferably 1 to 40 parts by mass, relative to 100 parts by mass of the base polymer. The additive acid generator may be used alone or in combination of two or more kinds.
[0196] The resist material of the present invention may contain a quencher. The quencher refers to a compound that can trap the acid generated by the acid generator in the resist material, thereby preventing the acid from diffusing into unexposed areas.
[0197] The quencher may be a conventional basic compound. Examples of conventional basic compounds include primary, secondary, and tertiary aliphatic amines, mixed amines, aromatic amines, heterocyclic amines, nitrogen-containing compounds having a carboxy group, nitrogen-containing compounds having a sulfonyl group, nitrogen-containing compounds having a hydroxy group, nitrogen-containing compounds having a hydroxyphenyl group, alcoholic nitrogen-containing compounds, amides, imides, and carbamates. In particular, the primary, secondary, and tertiary amine compounds described in paragraphs
[0146] to
[0164] of JP-A-2008-111103, particularly amine compounds having a hydroxy group, an ether bond, an ester bond, a lactone ring, a cyano group, or a sulfonic acid ester bond, or compounds having a carbamate group described in JP-A-3790649 are preferred. By adding such a basic compound, for example, the diffusion rate of the acid in the resist film can be further suppressed or the shape can be corrected.
[0198] Further, the quencher may be an onium salt such as a sulfonium salt, an iodonium salt, or an ammonium salt of a sulfonic acid or a carboxylic acid not fluorinated at the α-position, as described in JP-A-2008-158339. A sulfonic acid, an imide acid, or a methide acid having a fluorinated α-position is necessary for deprotecting an acid labile group of a carboxylic acid ester, but a sulfonic acid or a carboxylic acid not fluorinated at the α-position is released by salt exchange with an onium salt having a fluorinated α-position. A sulfonic acid or a carboxylic acid not fluorinated at the α-position does not cause a deprotection reaction, and therefore functions as a quencher.
[0199] Further examples of the quencher include polymer-type quenchers described in JP 2008-239918 A. These improve the rectangularity of the resist pattern by being oriented on the surface of the resist film. Polymer-type quenchers also have the effect of preventing film loss of the pattern and rounding of the pattern top when a protective film for immersion exposure is applied.
[0200] When the resist composition of the present invention contains the quencher, the content thereof is preferably 0 to 5 parts by mass, more preferably 0 to 4 parts by mass, based on 100 parts by mass of the base polymer. The quencher may be used alone or in combination of two or more kinds.
[0201] In the case of a negative resist, the resist material of the present invention may contain a crosslinking agent. By blending a crosslinking agent, the difference in dissolution rate between the exposed and unexposed parts can be further increased, but there is also a risk of increased swelling in the developer. Specific examples of crosslinking agents include those described in paragraphs
[0170] to
[0177] of JP 2020-027297 A. When the resist material of the present invention contains the crosslinking agent, the content thereof is preferably 0 to 30 parts by mass, more preferably 0 to 20 parts by mass, relative to 100 parts by mass of the base polymer.
[0202] The photolithography coating material or resist material of the present invention may contain a water repellency improver for improving the water repellency of the resist film surface. The water repellency improver can be used in immersion lithography without using a topcoat. As the water repellency improver, a polymer containing a fluorinated alkyl group, a polymer containing a 1,1,1,3,3,3-hexafluoro-2-propanol residue of a specific structure, and the like are preferred, and those exemplified in JP-A-2007-297590 and JP-A-2008-111103 are more preferred. The water repellency improver needs to be dissolved in an alkaline developer or an organic solvent developer. The water repellency improver having the specific 1,1,1,3,3,3-hexafluoro-2-propanol residue described above has good solubility in the developer. As a water repellency improver, a polymer containing a repeating unit containing an amino group or an amine salt is highly effective in preventing the evaporation of acid during post-exposure baking (PEB) and preventing poor opening of a hole pattern after development. When the coating material or resist material for photolithography of the present invention contains the water repellency improver, the content thereof is preferably 0 to 20 parts by mass, more preferably 0.5 to 10 parts by mass, relative to 100 parts by mass of the base polymer. The water repellency improver may be used alone or in combination of two or more kinds.
[0203] The surfactant contained in the coating material for photolithography of the present invention can also be used as the water repellency improver. In this case, in addition to the surfactant having a high water repellency improving function, a surfactant having a high surface activity effect can also be combined.
[0204] The resist material of the present invention may contain acetylene alcohols. Specific examples of the acetylene alcohols include those described in paragraphs
[0179] to
