Abstract
Description
[Technical field]
[0001] The present invention relates to an onium salt, a chemically amplified resist composition, and a method of forming a pattern. [Background technology]
[0002] In recent years, as the integration and speed of LSIs increases, there is a demand for finer pattern rules, and far-ultraviolet lithography and extreme ultraviolet (EUV) lithography are seen as promising next-generation microfabrication technologies. Among these, photolithography using ArF excimer laser light is an essential technology for ultra-fine processing of 0.13 μm or less.
[0003] ArF lithography started to be used partially in the production of 130 nm node devices, and became the main lithography technology for 90 nm node devices. Initially, 157 nm lithography using F2 laser was seen as a promising lithography technology for the next 45 nm node, but various problems were pointed out as delays in development. ArF immersion lithography, which can design the numerical aperture (NA) of the projection lens to 1.0 or more and achieve high resolution by inserting a liquid with a higher refractive index than air, such as water, ethylene glycol, or glycerin, between the projection lens and the wafer, suddenly emerged (Non-Patent Document 1) and is now in the practical stage. This immersion lithography requires a resist composition that is not easily dissolved in water.
[0004] In ArF lithography, in order to prevent deterioration of precise and expensive optical materials, a highly sensitive resist composition that can achieve sufficient resolution with a small amount of exposure is required. The most common method to achieve this is to select components that are highly transparent at a wavelength of 193 nm. For example, polyacrylic acid and its derivatives, norbornene-maleic anhydride alternating polymers, polynorbornene, ring-opening metathesis polymers, and hydrogenated ring-opening metathesis polymers have been proposed as base polymers, and some degree of success has been achieved in terms of increasing the transparency of the resin alone.
[0005] In recent years, negative tone resists developed with organic solvents have also been in the limelight, along with positive tone resists developed with alkaline aqueous solutions. In order to resolve very fine hole patterns that cannot be achieved with positive tones by negative tone exposure, a positive resist composition with high resolution is used and developed with an organic solvent to form a negative pattern. Furthermore, studies are being conducted to obtain twice the resolution by combining two developments, an alkaline aqueous solution development and an organic solvent development. As an ArF resist composition for negative tone development with an organic solvent, a conventional positive ArF resist composition can be used, and a pattern formation method using this is described in Patent Documents 1 to 3.
[0006] In order to adapt to the rapid miniaturization of recent years, the development of resist compositions is progressing day by day along with process technology. Various studies have been conducted on photoacid generators, and sulfonium salts consisting of triphenylsulfonium cations and perfluoroalkanesulfonic acid anions are commonly used. However, the acid generated, perfluoroalkanesulfonic acid, especially perfluorooctanesulfonic acid (PFOS), is difficult to decompose, bioaccumulative, and toxic, making it difficult to apply to resist compositions, and currently photoacid generators that generate perfluorobutanesulfonic acid are used. However, when this is used in resist compositions, the generated acid diffuses widely, making it difficult to achieve high resolution. In response to this problem, various partially fluorinated alkanesulfonic acids and their salts have been developed, and for example, Patent Document 1 describes, as prior art, photoacid generators that generate α,α-difluoroalkanesulfonic acid upon exposure, specifically di(4-tert-butylphenyl)iodonium 1,1-difluoro-2-(1-naphthyl)ethanesulfonate and photoacid generators that generate α,α,β,β-tetrafluoroalkanesulfonic acid. However, although the fluorine substitution rate of these products is reduced, they do not have a decomposable substituent such as an ester structure, and therefore are insufficient from the viewpoint of environmental safety due to their easy decomposition. Furthermore, there are limitations to the molecular design for changing the size of the alkanesulfonic acid, and there are also problems such as the high cost of starting materials containing fluorine atoms.
[0007] In addition, with the shrinking of circuit line width, the effect of contrast degradation due to acid diffusion has become more serious in resist compositions. This is because the pattern dimension approaches the diffusion length of the acid, and the mask fidelity and pattern rectangularity are deteriorated due to the increase in the dimensional deviation on the wafer (mask error factor (MEF)) relative to the value of the dimensional deviation on the mask. Therefore, in order to fully obtain the benefits of the shorter wavelength and higher NA of the light source, it is necessary to increase the dissolution contrast or suppress acid diffusion more than with conventional materials. As one of the measures to improve this, lowering the bake temperature reduces acid diffusion, which results in an improvement in the MEF, but this inevitably leads to a lower sensitivity.
[0008] Introducing a bulky substituent or a polar group into a photoacid generator is effective in suppressing acid diffusion. Patent Document 4 describes a photoacid generator having 2-acyloxy-1,1,3,3,3-pentafluoropropane-1-sulfonic acid, which has excellent solubility and stability in solvents and allows for a wide range of molecular design. In particular, a photoacid generator having 2-(1-adamantyloxy)-1,1,3,3,3-pentafluoropropane-1-sulfonic acid with a bulky substituent introduced therein has low acid diffusion. Patent Documents 5 to 7 describe photoacid generators in which condensed ring lactones, sultones, and thiolactones are introduced as polar groups. Although some degree of performance improvement has been confirmed due to the acid diffusion suppression effect of introducing a polar group, it is still insufficient for advanced control of acid diffusion, and the lithography performance is not satisfactory when considering MEF, pattern shape, sensitivity, and the like comprehensively.
[0009] Introducing a polar group into the anion of a photoacid generator is effective in suppressing acid diffusion, but is disadvantageous in terms of solvent solubility. In Patent Documents 8 and 9, attempts have been made to ensure solvent solubility by introducing an alicyclic group into the cation portion of the photoacid generator in order to improve solvent solubility, specifically, a cyclohexane ring or an adamantane ring has been introduced. Although the introduction of such an alicyclic group improves solubility, a certain number of carbon atoms is required to ensure solubility, and as a result, the molecular structure of the photoacid generator becomes bulky, which deteriorates lithography performance such as line width roughness (LWR) and dimensional uniformity (CDU) when forming a fine pattern.
[0010] In addition, Patent Document 10 describes a photoacid generator that generates a fluoroalkanesulfonic acid having an anion with an aromatic condensed ring derived from anthracene. Although it has been confirmed that this improves lithography performance to a certain extent, when the number of fluorine atoms bonded to the alkane sulfonic acid structure is 2 to 4, the solubility in organic solvents is not high enough, and there is a concern about precipitation in the solvent. In order to meet the demand for further miniaturization, the development of a new photoacid generator is important, and there is a demand for the development of a photoacid generator that has sufficient control over acid diffusion, excellent solvent solubility, and improves lithography performance. [0012] [Non-Patent Document 1] Journal of Photopolymer Science and Technology, Vol. 17, No. 4, p. 587-601 (2004) Summary of the Invention [Problem to be solved by the invention]
[0013] In response to recent demands for higher resolution resist patterns, resist compositions that use conventional onium salt-type photoacid generators are unable to sufficiently suppress acid diffusion, and as a result, lithography performance such as contrast, MEF, and LWR can be deteriorated.
[0014] The present invention has been made in view of the above circumstances, and an object of the present invention is to provide an onium salt used in a chemically amplified resist composition that has excellent solvent solubility, high sensitivity, high contrast, and excellent lithographic performance such as exposure tolerance (EL) and LWR, particularly in photolithography using high-energy rays such as KrF excimer laser light, ArF excimer laser light, electron beam (EB), and EUV; a chemically amplified resist composition that contains the onium salt as a photoacid generator; and a pattern formation method that uses the chemically amplified resist composition. [Means for solving the problem]
[0015] As a result of intensive research into achieving the above-mentioned object, the present inventors have found that an onium salt having, as an anion, an alkanesulfonic acid structure having a substituted fused ring structure and five or more fluorine atoms including a trifluoromethyl group has excellent solvent solubility, and that a chemically amplified resist composition using this as a photoacid generator has high sensitivity and high contrast, and is excellent in lithography performance such as EL and LWR, and is extremely effective in forming fine patterns, which has led to the completion of the present invention.

[0092] [ka]
[0093] Specific examples of the onium salt of the present invention include any combination of the above-mentioned anions and cations.
[0094] The onium salt of the present invention can be synthesized by a known method. As an example, a method for producing an onium salt represented by the following formula (PAG-1-ex) will be described, but the synthesis method is not limited thereto. [ka] (In the formula, R 1 ~R 13 , L A , X L , Q 1 ~Q 3 and Z + is the same as above. + is the counter cation. X - is the counter anion.)
[0095] The first step is a step of obtaining intermediate In-1 by reacting raw material SM-1 obtained by a commercially available product or a known synthesis method with raw material SM-2. When directly forming an ester bond from the carboxy group of raw material SM-1 and the hydroxy group of raw material SM-2, various condensation agents can be used. Examples of the condensation agent to be used include N,N'-dicyclohexylcarbodiimide, N,N'-diisopropylcarbodiimide, 1-[3-(dimethylamino)propyl]-3-ethylcarbodiimide, and 1-ethyl-3-(3-dimethylaminopropyl)carbodiimide hydrochloride. From the viewpoint of ease of removal of the urea compound generated as a by-product after the reaction, it is preferable to use 1-ethyl-3-(3-dimethylaminopropyl)carbodiimide hydrochloride. The reaction is carried out by dissolving raw materials SM-1 and SM-2 in a halogen-based solvent such as methylene chloride and adding a condensation agent. The reaction rate can be improved by adding 4-dimethylaminopyridine (DMAP) as a catalyst. The reaction time is usually about 12 to 24 hours, although it is desirable to follow the reaction by silica gel thin layer chromatography (TLC) to complete the reaction in terms of yield. After the reaction is stopped, the by-produced urea compound is removed by filtration or washing with water as necessary, and the reaction solution is subjected to a conventional aqueous work-up to obtain intermediate In-1. The obtained intermediate In-1 may be purified by conventional methods such as chromatography and recrystallization, if necessary.
[0096] In the second step, the obtained intermediate In-1 is converted to Z + X - This is a process for obtaining an onium salt (PAG-1-ex) by salt exchange with an onium salt (raw material SM-3) represented by the formula: - As the anion, chloride ion, bromide ion, iodide ion, or methyl sulfate anion is preferable because the exchange reaction easily proceeds quantitatively. It is preferable to confirm the progress of the reaction by TLC in terms of yield. The onium salt (PAG-1-ex) can be obtained from the reaction mixture by a normal aqueous work-up. If necessary, it can be purified by a normal method such as chromatography or recrystallization.
[0097] In the above scheme, the ion exchange in the second step can be easily carried out by a known method, for example, see JP-A-2007-145797.
[0098] The above-mentioned production method is merely one example, and the production method of the onium salt of the present invention is not limited thereto.
[0099] The structural features of the onium salt of the present invention include that a fused ring structure having a substituent and an alkane sulfonic acid structure having 5 or more fluorine atoms including a trifluoromethyl group are introduced into the anion. The fused ring structure having a substituent has a large excluded volume and acts as a bulky substituent, highly suppressing the diffusion of the generated acid. In addition, since it is resistant to an alkaline developer, it reduces the film loss of the pattern in the unexposed area. On the other hand, an alkane sulfonic acid structure having 5 or more fluorine atoms including a trifluoromethyl group increases the acidity of the generated acid to deprotect the acid labile group of the base polymer, and the carbon atom to which the trifluoromethyl group is bonded becomes an asymmetric carbon, thereby generating an isomer in the anion. The generation of the isomer reduces the crystallization ability of the target product, and the increase in the number of fluorine atoms improves the solvent solubility. In addition, since fluorine atoms are an element that has a high absorption effect of EUV light, although not as much as iodine atoms, the increase in the number of fluorine atoms increases the amount of secondary electrons generated, promoting the decomposition of cations and contributing to high sensitivity. In Japanese Patent No. 7109178, an alkanesulfonic acid type photoacid generator having 2 to 4 fluorine atoms is proposed, but since these do not produce isomers and have poor solvent solubility, there is a concern of development defects, and since the number of fluorine atoms is smaller than that of the photoacid generator of the present invention, it is expected that the contribution to high sensitivity is small. Due to these synergistic effects, the resist composition containing the onium salt of the present invention has high sensitivity and low acid diffusibility, and therefore is excellent in LWR of line patterns and CDU of hole patterns, and enables the formation of patterns that are resistant to pattern collapse, making it suitable for forming fine patterns.
[0100] The onium salt can be suitably used as a photoacid generator.
[0101] [Chemically amplified resist composition] [(A) Photoacid generator] The chemically amplified resist composition of the present invention contains, as an essential component, (A) a photoacid generator comprising an onium salt represented by formula (1).

If the content of component (A) is within the above range, the sensitivity and resolution are good, and there is no risk of problems with foreign matter occurring after development of the resist film or during stripping, which is preferable. The photoacid generator as component (A) may be used alone or in combination of two or more types.

[0238] The base polymer may further include a repeating unit having a structure in which a hydroxy group is protected by an acid labile group (hereinafter, also referred to as repeating unit d). The repeating unit d is not particularly limited as long as it has one or more structures in which a hydroxy group is protected, and the protecting group is decomposed by the action of an acid to generate a hydroxy group, but is preferably represented by the following formula (d1). [ka]
[0239] In formula (d1), R A is the same as above. R 41 R is a (e+1)-valent hydrocarbon group having 1 to 30 carbon atoms which may contain a heteroatom. 42 is an acid labile group. e is an integer of 1 to 4.
[0240] In formula (d1), R 42The acid labile group represented by the formula (I) may be any group that can be deprotected by the action of an acid to generate a hydroxyl group. 42 Although the structure is not particularly limited, an acetal structure, a ketal structure, an alkoxycarbonyl group, an alkoxymethyl group represented by the following formula (d2), and the like are preferred, and an alkoxymethyl group represented by the following formula (d2) is particularly preferred. [ka] (In the formula, * represents a bond. 43 is a hydrocarbyl group having 1 to 15 carbon atoms.
[0241] R 42 Specific examples of the acid labile group represented by the formula (d2), the alkoxymethyl group represented by the formula (d3), and the repeating unit d are the same as those exemplified in the description of the repeating unit d described in JP-A-2020-111564.
[0242] The base polymer may further include a repeating unit e derived from indene, benzofuran, benzothiophene, acenaphthylene, chromone, coumarin, norbornadiene, or a derivative thereof. Specific examples of monomers that provide the repeating unit e include, but are not limited to, the following: [ka]
[0243] The base polymer may further include a repeat unit f derived from indane, vinylpyridine, or vinylcarbazole.
[0244] In the polymer of the present invention, the content ratios of the repeating units a1, a2, b1, b2, c1 to c4, d, e, and f are preferably 0 < a1 ≤ 0.8, 0 ≤ a2 ≤ 0.8, 0 ≤ b1 ≤ 0.6, 0 ≤ b2 ≤ 0.6, 0 ≤ c1 ≤ 0.4, 0 ≤ c2 ≤ 0.4, 0 ≤ c3 ≤ 0.4, 0 ≤ c4 ≤ 0.4, 0 ≤ d ≤ 0.5, 0 ≤ e ≤ 0.3, and 0 ≤ f ≤ 0.3, and more preferably 0 < a1 ≤ 0.7, 0 ≤ a2 ≤ 0.7, 0 ≤ b1 ≤ 0.5, 0 ≤ b2 ≤ 0.5, 0 ≤ c1 ≤ 0.3, 0 ≤ c2 ≤ 0.3, 0 ≤ c3 ≤ 0.3, 0 ≤ c4 ≤ 0.3, 0 ≤ d ≤ 0.3, 0 ≤ e ≤ 0.3, and 0 ≤ f ≤ 0.3.
[0245] The weight average molecular weight (Mw) of the polymer is preferably from 1000 to 500000, more preferably from 3000 to 100000. If Mw is within this range, sufficient etching resistance can be obtained, and there is no risk of a decrease in resolution due to the inability to ensure the difference in dissolution rate before and after exposure. In the present invention, Mw is a polystyrene-equivalent measurement value by gel permeation chromatography (GPC) using THF or N,N-dimethylformamide (DMF) as a solvent.
[0246] Furthermore, since the influence of Mw / Mn becomes larger as the pattern rule becomes finer, in order to obtain a resist composition suitably used for fine pattern dimensions, Mw / Mn is preferably narrowly dispersed in the range of 1.0 to 2.0. If it is within the above range, there is little risk of low molecular weight or high molecular weight polymers, and there is no risk of foreign matter being seen on the pattern or the pattern shape deteriorating after exposure.
[0247] To synthesize the polymer, for example, monomers that give the above-described repeating units may be heated in an organic solvent with the addition of a radical polymerization initiator to carry out polymerization.
[0248] Examples of the organic solvent used during polymerization include toluene, benzene, THF, diethyl ether, dioxane, cyclohexane, cyclopentane, methyl ethyl ketone (MEK), propylene glycol monomethyl ether acetate (PGMEA), and γ-butyrolactone (GBL). Examples of the polymerization initiator include 2,2'-azobisisobutyronitrile (AIBN), 2,2'-azobis(2,4-dimethylvaleronitrile), dimethyl-2,2-azobis(2-methylpropionate), 1,1'-azobis(1-acetoxy-1-phenylethane), benzoyl peroxide, and lauroyl peroxide. The amount of these initiators added is preferably 0.01 to 25 mol% based on the total amount of monomers to be polymerized. The reaction temperature is preferably 50 to 150°C, and more preferably 60 to 100°C. The reaction time is preferably 2 to 24 hours, and more preferably 2 to 12 hours from the viewpoint of production efficiency.
[0249] The polymerization initiator may be added to the monomer solution and then fed to the reaction vessel, or an initiator solution may be prepared separately from the monomer solution and then fed to the reaction vessel independently. Since there is a possibility that the polymerization reaction proceeds due to radicals generated from the initiator during the waiting time, resulting in the formation of a super-polymer, it is preferable to prepare the monomer solution and the initiator solution independently and dropwise feed them from the viewpoint of quality control. The acid labile group introduced into the monomer may be used as is, or may be protected or partially protected after polymerization. In addition, a known chain transfer agent such as dodecyl mercaptan or 2-mercaptoethanol may be used in combination to adjust the molecular weight. In this case, the amount of these chain transfer agents added is preferably 0.01 to 20 mol% based on the total amount of monomers to be polymerized.
[0250] In the case of a monomer containing a hydroxy group, the hydroxy group may be substituted with an acetal group that is easily deprotected by an acid, such as an ethoxyethoxy group, during polymerization, and then deprotected with a weak acid and water after polymerization; alternatively, the hydroxy group may be substituted with an acetyl group, a formyl group, a pivaloyl group, or the like, and then subjected to alkaline hydrolysis after polymerization.
[0251] When hydroxystyrene or hydroxyvinylnaphthalene is copolymerized, hydroxystyrene or hydroxyvinylnaphthalene may be polymerized by heating with another monomer in an organic solvent after adding a radical polymerization initiator, or acetoxystyrene or acetoxyvinylnaphthalene may be used and, after polymerization, the acetoxy group may be deprotected by alkaline hydrolysis to give polyhydroxystyrene or hydroxypolyvinylnaphthalene.
[0252] As the base for the alkaline hydrolysis, ammonia water, triethylamine, etc. can be used. The reaction temperature is preferably −20 to 100° C., more preferably 0 to 60° C. The reaction time is preferably 0.2 to 100 hours, more preferably 0.5 to 20 hours.
[0253] The amount of each monomer in the monomer solution may be appropriately set so as to obtain the preferred content ratio of the repeating units described above.
[0254] Regarding the polymer obtained by the above-mentioned production method, a reaction solution obtained by a polymerization reaction may be used as the final product, or a powder obtained through a purification step such as a reprecipitation method in which a polymerization solution is added to a poor solvent to obtain a powder may be handled as the final product. However, from the viewpoint of work efficiency and quality stabilization, it is preferable to handle a polymer solution obtained by dissolving the powder obtained by the purification step in a solvent as the final product.
[0255] Specific examples of the solvent used in this case include ketones such as cyclohexanone and methyl-2-n-pentyl ketone, as described in paragraphs
[0144] to
[0145] of JP-A-2008-111103; alcohols such as 3-methoxybutanol, 3-methyl-3-methoxybutanol, 1-methoxy-2-propanol, and 1-ethoxy-2-propanol; propylene glycol monomethyl ether (PGME), ethylene glycol monomethyl ether, propylene glycol monoethyl ether, ethylene glycol monoethyl ether, propylene glycol dimethyl ether, and diethylene glycol dimethyl ether. ethers such as ether; esters such as PGMEA, propylene glycol monoethyl ether acetate, ethyl lactate, ethyl pyruvate, butyl acetate, methyl 3-methoxypropionate, ethyl 3-ethoxypropionate, tert-butyl acetate, tert-butyl propionate, propylene glycol mono tert-butyl ether acetate, etc.; lactones such as GBL; alcohols such as diacetone alcohol (DAA); high-boiling alcohol solvents such as diethylene glycol, propylene glycol, glycerin, 1,4-butanediol, 1,3-butanediol, etc.; and mixed solvents thereof.
[0256] The concentration of the polymer in the polymer solution is preferably from 0.01 to 30% by mass, more preferably from 0.1 to 20% by mass.
[0257] The reaction solution or polymer solution is preferably filtered through a filter, which is effective in stabilizing the quality since it can remove foreign matter or gel that may cause defects.
[0258] The material of the filter used in the filter filtration includes fluorocarbon, cellulose, nylon, polyester, and hydrocarbon materials, but in the filtration process of the resist composition, a filter formed of a fluorocarbon, so-called Teflon (registered trademark), a hydrocarbon such as polyethylene or polypropylene, or nylon is preferred. The pore size of the filter can be appropriately selected according to the target cleanliness, but is preferably 100 nm or less, more preferably 20 nm or less. In addition, these filters may be used alone, or multiple filters may be used in combination. The filtration method may be to pass the solution only once, but it is more preferable to circulate the solution and perform filtration multiple times. The filtration process can be performed in any order and number of times in the polymer production process, but it is preferable to filter the reaction solution after the polymerization reaction, the polymer solution, or both.
[0259] The base polymer (B) may be used alone or in combination with two or more different polymers having different composition ratios, Mw and / or Mw / Mn. The base polymer (B) may contain, in addition to the above-mentioned polymer, a hydrogenated ring-opening metathesis polymer, and the polymers described in JP-A-2003-66612 can be used.
[0260] [(C) Organic solvent] The chemically amplified resist composition of the present invention may contain an organic solvent as component (C). The organic solvent (C) is not particularly limited as long as it is capable of dissolving the components described above and below. Examples of such organic solvents include ketones such as cyclopentanone, cyclohexanone, and methyl-2-n-pentyl ketone; alcohols such as 3-methoxybutanol, 3-methyl-3-methoxybutanol, 1-methoxy-2-propanol, and 1-ethoxy-2-propanol; ketoalcohols such as DAA; ethers such as PGME, ethylene glycol monomethyl ether, propylene glycol monoethyl ether, ethylene glycol monoethyl ether, propylene glycol dimethyl ether, and diethylene glycol dimethyl ether; esters such as PGMEA, propylene glycol monoethyl ether acetate, ethyl lactate, ethyl pyruvate, butyl acetate, methyl 3-methoxypropionate, ethyl 3-ethoxypropionate, tert-butyl acetate, tert-butyl propionate, and propylene glycol mono tert-butyl ether acetate; lactones such as GBL; and mixed solvents thereof.
[0261] Among these organic solvents, 1-ethoxy-2-propanol, PGMEA, cyclohexanone, GBL, DAA and mixed solvents thereof are preferred, as they have particularly excellent solubility for the base polymer of component (B).
[0262] In the chemically amplified resist composition of the present invention, the content of the organic solvent (C) is preferably 200 to 5000 parts by mass, and more preferably 400 to 3500 parts by mass, relative to 80 parts by mass of the base polymer (B). The organic solvent (C) may be used alone or in combination of two or more kinds.
[0263] [(D) Quencher] The chemically amplified resist composition of the present invention may contain a quencher as component (D). In the present invention, the quencher refers to a material that traps the acid generated by the photoacid generator in the chemically amplified resist composition, thereby preventing the acid from diffusing into unexposed areas and forming a desired pattern.
[0264] The (D) quencher includes an onium salt represented by the following formula (2) or (3). [ka]
[0265] In formula (2), R q1 is a hydrogen atom or a hydrocarbyl group having 1 to 40 carbon atoms which may contain a heteroatom, except for those in which the hydrogen atom bonded to the carbon atom at the α-position of the sulfo group is substituted with a fluorine atom or a fluoroalkyl group. q2 is a hydrogen atom or a hydrocarbyl group having 1 to 40 carbon atoms which may contain a heteroatom.

In addition, some or all of the hydrogen atoms of the hydrocarbyl groups may be substituted with groups containing heteroatoms, such as oxygen atoms, sulfur atoms, nitrogen atoms or halogen atoms, and some of the -CH2- of the hydrocarbyl groups may be substituted with groups containing heteroatoms, such as oxygen atoms, sulfur atoms or nitrogen atoms, so that the hydrocarbyl groups may contain hydroxyl groups, fluorine atoms, chlorine atoms, bromine atoms, iodine atoms, cyano groups, carbonyl groups, ether bonds, ester bonds, sulfonate ester bonds, carbonate bonds, lactone rings, sultone rings, carboxylic anhydrides (-C(=O)-OC(=O)-), haloalkyl groups, etc.

[0272] Specific examples of the anion of the onium salt represented by formula (3) include, but are not limited to, those shown below. [ka]
[0273] [ka]
[0274] [ka]
[0275] In formulas (2) and (3), Mq + is an onium cation. The onium cation is preferably a sulfonium cation represented by the above formula (cation-1), an iodonium cation represented by the above formula (cation-2), or an ammonium cation represented by the following formula (cation-3). [ka]
[0276] In formula (cation-3), R ct6 ~R ct9 are each independently a hydrocarbyl group having 1 to 40 carbon atoms which may contain a heteroatom. ct6 and R ct7 and may be bonded to each other to form a ring together with the nitrogen atom to which they are bonded. As the hydrocarbyl group, R ct1 ~R ct5 Examples of the hydrocarbyl group represented by the formula (I) include the same as those exemplified above.
[0277] Specific examples of the ammonium cation represented by formula (cation-3) include, but are not limited to, those shown below. [ka]
[0278] Specific examples of the onium salt represented by formula (2) or (3) include any combination of the above-mentioned anions and cations. These onium salts can be easily prepared by ion exchange reaction using known organic chemical methods. For the ion exchange reaction, refer to, for example, JP-A-2007-145797.
[0279] The onium salt represented by formula (2) or (3) acts as a quencher in the chemically amplified resist composition of the present invention. This is because each counter anion of the onium salt is a conjugate base of a weak acid. The weak acid here means an acidity that cannot deprotect the acid labile group of the acid labile group-containing unit used in the base polymer. The onium salt represented by formula (2) or (3) functions as a quencher when used in combination with an onium salt-type photoacid generator having a conjugate base of a strong acid such as a sulfonic acid whose α-position is fluorinated as a counter anion. That is, when an onium salt that generates a strong acid such as a sulfonic acid whose α-position is fluorinated and an onium salt that generates a weak acid such as a non-fluorinated sulfonic acid or carboxylic acid are mixed and used, when the strong acid generated from the photoacid generator by irradiation with high energy rays collides with an onium salt having an unreacted weak acid anion, the weak acid is released by salt exchange to generate an onium salt having a strong acid anion. In this process, the strong acid is exchanged for a weaker acid with a lower catalytic activity, and the acid appears to be deactivated, thereby enabling control of acid diffusion.
[0280] In addition, as the (D) quencher, an onium salt having a sulfonium cation and a phenoxide anion moiety in the same molecule as described in Japanese Patent No. 6,848,776, an onium salt having a sulfonium cation and a carboxylate anion moiety in the same molecule as described in Japanese Patent No. 6,583,136 and JP-A-2020-200311, and an onium salt having an iodonium cation and a carboxylate anion moiety in the same molecule as described in Japanese Patent No. 6,274,755 can also be used.
[0281] Here, when the photoacid generator that generates a strong acid is an onium salt, the strong acid generated by irradiation with high energy rays can be exchanged for a weak acid as described above, but on the other hand, it is considered that the weak acid generated by irradiation with high energy rays collides with the onium salt that generates the unreacted strong acid and is unlikely to undergo salt exchange. This is due to the phenomenon that the onium cation is more likely to form an ion pair with the anion of the strong acid.
[0282] When the chemically amplified resist composition of the present invention contains an onium salt represented by formula (2) or (3) as a quencher (D), the content is preferably 0.1 to 20 parts by mass, more preferably 0.1 to 10 parts by mass, relative to 80 parts by mass of the base polymer (B). If the onium salt type quencher of the component (D) is within the above range, the resolution is good and the sensitivity is not significantly reduced, which is preferable. The onium salt represented by formula (2) or (3) can be used alone or in combination of two or more kinds.
[0283] The chemically amplified resist composition of the present invention may contain a nitrogen-containing compound as a quencher (D). The nitrogen-containing compound of component (D) may be a primary, secondary or tertiary amine compound described in paragraphs
[0146] to
[0164] of JP-A-2008-111103, particularly an amine compound having a hydroxyl group, an ether bond, an ester bond, a lactone ring, a cyano group or a sulfonate ester bond. By using a photodegradable base, the contrast between the exposed area and the unexposed area can be further enhanced. For example, JP-A-2009-109595 and JP-A-2012-46501 can be referred to for the photodegradable base.
[0285] When the chemically amplified resist composition of the present invention contains a nitrogen-containing compound as a quencher (D), the content thereof is preferably 0.001 to 12 parts by mass, more preferably 0.01 to 8 parts by mass, relative to 80 parts by mass of the base polymer (B). [0306] A surfactant that is insoluble or poorly soluble in water and soluble in an alkaline developer has a function of reducing water penetration and leaching by orienting on the surface of the resist film when a resist protective film is not used in ArF immersion lithography. Therefore, it is useful for suppressing the elution of water-soluble components from the resist film and reducing damage to the exposure device, and is also useful because it is soluble during development with an alkaline aqueous solution after exposure or post-exposure bake (PEB) and is unlikely to become a foreign matter that causes defects. Such surfactants are insoluble or poorly soluble in water and soluble in an alkaline developer, and are polymer-type surfactants, also called hydrophobic resins, and are particularly preferred for their high water repellency and improved water slippage.

[0321] The polymer surfactant may further contain other repeating units than the repeating units represented by formulae (7A) to (7E). Examples of the other repeating units include repeating units obtained from methacrylic acid and α-trifluoromethylacrylic acid derivatives. In the polymer surfactant, the content of the repeating units represented by formulae (7A) to (7E) in the total repeating units is preferably 20 mol % or more, more preferably 60 mol % or more, and even more preferably 100 mol %.

[0323] The method for synthesizing the polymeric surfactant includes a method in which a monomer containing an unsaturated bond that gives the repeating units represented by formulae (7A) to (7E) and other repeating units as necessary is heated in an organic solvent with the addition of a radical initiator to polymerize. [0324] When synthesizing the polymeric surfactant, a known chain transfer agent such as dodecyl mercaptan or 2-mercaptoethanol may be used to adjust the molecular weight. In this case, the amount of the chain transfer agent added is preferably 0.01 to 10 mol% based on the total moles of the monomers to be polymerized.
[0325] When the chemically amplified resist composition of the present invention contains a surfactant (F), the content thereof is preferably 0.1 to 50 parts by mass, more preferably 0.5 to 10 parts by mass, relative to 80 parts by mass of the base polymer (B). If the content of the surfactant (F) is 0.1 part by mass or more, the receding contact angle between the resist film surface and water is sufficiently improved, and if it is 50 parts by mass or less, the dissolution rate of the resist film surface in the developer is low, and the height of the formed fine pattern is sufficiently maintained. The surfactant (F) may be used alone or in combination of two or more kinds.

As the organic acid derivative, fluorine-substituted alcohol, and dissolution inhibitor, the compounds described in JP-A-2009-269953 or JP-A-2010-215608 can be referred to.
[0327] [Pattern formation method] The pattern forming method of the present invention includes the steps of forming a resist film on a substrate using the above-mentioned chemically amplified resist composition, exposing the resist film to high-energy radiation, and developing the exposed resist film using a developer.
[0328] The substrate may be, for example, a substrate for integrated circuit manufacturing (Si, SiO2, SiN, SiON, TiN, WSi, BPSG, SOG, organic anti-reflective film, etc.) or a substrate for mask circuit manufacturing (Cr, CrO, CrON, MoSi2, SiO2, etc.).
[0329] The resist film can be formed, for example, by applying the chemically amplified resist composition onto a substrate by a method such as spin coating so that the film thickness is preferably 0.05 to 2 μm, and then pre-baking the composition on a hot plate, preferably at 60 to 150° C. for 1 to 10 minutes, more preferably at 80 to 140° C. for 1 to 5 minutes.
[0330] Examples of high energy rays used for exposing the resist film include KrF excimer laser light, ArF excimer laser light, EB, EUV, etc. When KrF excimer laser light, ArF excimer laser light, or EUV is used for exposure, a mask for forming a desired pattern is used, and the exposure amount is preferably 1 to 200 mJ / cm. 2 , more preferably 10 to 100 mJ / cm 2 When EB is used, the exposure dose is preferably 1 to 300 μC / cm 2 , either directly or through a mask for forming a desired pattern. 2 , more preferably 10 to 200 μC / cm 2 Irradiate so that
[0331] In addition to the usual exposure method, the immersion method can be used in which a liquid with a refractive index of 1.0 or more is placed between the resist film and the projection lens. In this case, a water-insoluble protective film can also be used.
[0332] The water-insoluble protective film is used to prevent elution from the resist film and to increase the water sliding property of the film surface, and is roughly divided into two types. One is an organic solvent stripping type that needs to be stripped before alkaline aqueous solution development by an organic solvent that does not dissolve the resist film, and the other is an alkaline aqueous solution soluble type that is soluble in an alkaline developer and removes the protective film together with removing the soluble part of the resist film. The latter is based on a polymer having a 1,1,1,3,3,3-hexafluoro-2-propanol residue that is insoluble in water and soluble in an alkaline developer, and is preferably a material dissolved in an alcohol-based solvent having 4 or more carbon atoms, an ether-based solvent having 8 to 12 carbon atoms, or a mixed solvent thereof. The above-mentioned water-insoluble and alkaline developer-soluble surfactant can also be dissolved in an alcohol-based solvent having 4 or more carbon atoms, an ether-based solvent having 8 to 12 carbon atoms, or a mixed solvent thereof.
[0333] After the exposure, PEB may be performed, for example, by heating on a hot plate at preferably 60 to 150° C. for 1 to 5 minutes, more preferably 80 to 140° C. for 1 to 3 minutes.
[0334] The development is carried out, for example, using a developer, which is an alkaline aqueous solution of tetramethylammonium hydroxide (TMAH) or the like, preferably at 0.1 to 5 mass %, more preferably 2 to 3 mass %, for preferably 0.1 to 3 minutes, more preferably 0.5 to 2 minutes, by a conventional method such as a dip method, a puddle method or a spray method, whereby the exposed areas dissolve and the desired pattern is formed on the substrate.
[0335] After the resist film is formed, a pure water rinse may be performed to extract the acid generator and the like from the film surface or to wash away particles, or a rinse may be performed to remove water remaining on the film after exposure.
[0336] Furthermore, the pattern may be formed by a double patterning method. Examples of the double patterning method include a trench method in which a base of a 1:3 trench pattern is processed by a first exposure and etching, and a 1:3 trench pattern is formed by a second exposure with a shifted position to form a 1:1 pattern, and a line method in which a first base of a 1:3 isolated leave pattern is processed by a first exposure and etching, and a second base with a 1:3 isolated leave pattern formed under the first base is processed by a second exposure with a shifted position to form a 1:1 pattern with half the pitch.
[0337] In the pattern forming method of the present invention, a negative tone development method may be used in which an organic solvent is used as a developer instead of the alkaline aqueous solution to dissolve the unexposed areas.
[0338] The organic solvent development may be carried out using, as a developer, 2-octanone, 2-nonanone, 2-heptanone, 3-heptanone, 4-heptanone, 2-hexanone, 3-hexanone, diisobutyl ketone, methylcyclohexanone, acetophenone, methylacetophenone, propyl acetate, butyl acetate, isobutyl acetate, pentyl acetate, butenyl acetate, isopentyl acetate, propyl formate, butyl formate, isobutyl formate, pentyl formate, isopentyl formate, methyl valerate, methyl pentenoate, methyl crotonate, ethyl crotonate, propyl cyclohexanone ... Examples of the organic solvent that can be used include methyl propionate, ethyl propionate, ethyl 3-ethoxypropionate, methyl lactate, ethyl lactate, propyl lactate, butyl lactate, isobutyl lactate, pentyl lactate, isopentyl lactate, methyl 2-hydroxyisobutyrate, ethyl 2-hydroxyisobutyrate, methyl benzoate, ethyl benzoate, phenyl acetate, benzyl acetate, methyl phenylacetate, ethyl phenylacetate, benzyl formate, phenylethyl formate, methyl 3-phenylpropionate, benzyl propionate, 2-phenylethyl acetate, etc. These organic solvents may be used alone or in combination of two or more. [0356] [4] EUV Lithography Evaluation (1) [Examples 3-1 to 3-30, Comparative Examples 2-1 to 2-20] Each chemically amplified resist composition (R-1 to R-30, CR-1 to CR-20) shown in Tables 1 to 3 was spin-coated onto a Si substrate on which a silicon-containing spin-on hard mask SHB-A940 (silicon content 43% by mass) manufactured by Shin-Etsu Chemical Co., Ltd. was formed to a thickness of 20 nm, and the substrate was pre-baked at 100°C for 60 seconds using a hot plate to produce a resist film with a thickness of 50 nm. The resist film was exposed to an LS pattern with an on-wafer dimension of 18 nm and a pitch of 36 nm using an ASML EUV scanner NXE3400 (NA 0.33, σ 0.9 / 0.6, dipole illumination) with varying exposure dose and focus (exposure dose pitch: 1 mJ / cm 2 After exposure, PEB was performed for 60 seconds at the temperatures shown in Tables 4 and 5. Thereafter, paddle development was performed with a 2.38 mass % TMAH aqueous solution for 30 seconds, followed by rinsing with a surfactant-containing rinse material and spin drying to obtain a positive pattern. The obtained LS pattern was observed with a critical dimension SEM (CG6300) manufactured by Hitachi High-Tech Corp., and the sensitivity, EL, LWR, depth of focus (DOF) and collapse limit were evaluated according to the following methods. The results are shown in Tables 3 and 4.
[0357] [Sensitivity evaluation] The optimal exposure dose Eop (mJ / cm) to obtain an LS pattern with a line width of 18 nm and a pitch of 36 nm 2) was calculated and used as the sensitivity. The smaller this value, the higher the sensitivity.
[0358] [EL Rating] From the exposure amount formed within the range of ±10% (16.2 to 19.8 nm) of the 18 nm space width in the LS pattern, EL (unit: %) was calculated by the following formula. The larger this value, the better the performance. EL(%)=(|E1-E2| / Eop)×100 E1: Optimal exposure dose for LS pattern with line width of 16.2 nm and pitch of 36 nm E2: Optimal exposure dose for LS pattern with line width of 19.8 nm and pitch of 36 nm Eop: Optimal exposure dose for LS pattern with line width of 18 nm and pitch of 36 nm
[0359] [LWR rating] The LS pattern obtained by irradiating at Eop was measured at 10 points along the line length, and the LWR was calculated as three times the standard deviation (σ). The smaller this value, the smaller the roughness and the more uniform the line width of the pattern.
[0360] [DOF evaluation] For the evaluation of the depth of focus, the focus range formed within the range of ±10% (16.2 to 19.8 nm) of the dimension of 18 nm in the LS pattern was obtained. The larger this value, the wider the depth of focus.
[0361] [Line pattern collapse limit evaluation] The line dimension of each exposure dose at the optimum focus of the LS pattern was measured at 10 points in the longitudinal direction. The thinnest line dimension obtained without collapse was defined as the collapse limit dimension. The smaller this value, the better the collapse limit.
[0362] [Table 3]
[0363] [Table 4]
[0364] From the results shown in Tables 3 and 4, it was found that the chemically amplified resist composition containing the photoacid generator made of an onium salt of the present invention has good sensitivity and is excellent in EL, LWR and DOF. It was also confirmed that the collapse limit value was small and the composition was resistant to pattern collapse even in fine pattern formation. Therefore, it was shown that the chemically amplified resist composition of the present invention is suitable as a material for EUV lithography.
[0365] [5] EUV Lithography Evaluation (2) [Examples 4-1 to 4-30, Comparative Examples 3-1 to 3-20] Each chemically amplified resist composition (R-1 to R-30, CR-1 to CR-20) shown in Tables 1 to 3 was spin-coated on a Si substrate on which a silicon-containing spin-on hard mask SHB-A940 (silicon content 43% by mass) made by Shin-Etsu Chemical Co., Ltd. was formed to a thickness of 20 nm, and the substrate was pre-baked at 105°C for 60 seconds using a hot plate to produce a resist film with a thickness of 50 nm. The resist film was exposed using an EUV scanner NXE3400 (NA 0.33, σ 0.9 / 0.6, quadruple pole illumination, a hole pattern mask with a pitch of 46 nm on the wafer and a +20% bias) made by ASML, and PEB was performed for 60 seconds at the temperatures shown in Tables 7 and 8 using a hot plate, and development was performed for 30 seconds with a 2.38% by mass TMAH aqueous solution to form a hole pattern with a dimension of 23 nm. Using a Hitachi High-Technologies Corporation CD-SEM (CG6300), the exposure dose when the hole dimension was 23 nm was measured and used as the sensitivity. The dimensions of 50 holes were also measured, and the standard deviation (σ) calculated from the results was tripled (3σ) to use as the dimensional variation (CDU). The results are shown in Tables 5 and 6.
[0366] [Table 5]
[0367] [Table 6]
[0368] The results shown in Tables 5 and 6 demonstrate that the chemically amplified resist composition containing a photoacid generator made of an onium salt of the present invention has good sensitivity and excellent CDU.
