AI Technical Summary

Technical Problem

Conventional thermal interface materials (TIM) used in IC chip assemblies often extend into prohibited areas, causing electrical and mechanical interference, such as short circuits and unreliable connections, due to their expansion during assembly, which affects heat performance and reliability.

Method used

The use of a star-shaped thermal interface pad that expands from a star shape to a rectangular shape upon application of pressure, ensuring it remains outside the prohibited areas and effectively covers the IC chip area without interfering with adjacent components.

Benefits of technology

This solution ensures complete coverage of the IC chip area while preventing interference with adjacent parts, maintaining reliable electrical connections and enhancing heat dissipation.

Abstract

An embodiment of the present disclosure relates to a method of assembly that includes thermally coupling two components. The method includes providing a thermal interface pad between two components, such as an integrated circuit and a cooling solution. The thermal interface pad may have a star-shaped shape, and pressure is applied to at least one of the two components. The pressure may expand the star-shaped thermal interface into a rectangle. The expanded rectangular shape does not expand into keep-out areas located around electronic components of the two components.
