[0001] CROSS-REFERENCE TO RELATED APPLICATIONS This application claims priority to U.S. Patent Application Publication No. 15 / 814,139, filed November 15, 2017. The disclosures of the above-referenced applications are incorporated herein by reference in their entireties.
[0002] The present disclosure relates to substrate processing systems, more particularly to cooling of chamber windows in substrate processing systems, and even more particularly to air circulation for cooling of chamber windows in substrate processing systems. Even more particularly, the present disclosure relates to a plenum structure and associated apparatus for cooling a chamber window in a substrate processing system. [Background technology]
[0003] The description of the background art provided herein is intended to provide a general context for the present disclosure. The work of the inventors named herein is not admitted, expressly or impliedly, as prior art to the present disclosure to the extent that it is described in this "Background Art," and any aspects of the description that may not be considered prior art at the time of filing.
[0004] A substrate processing system can be used to etch and / or otherwise process a substrate, such as a semiconductor wafer. The substrate can be configured on a pedestal within a processing chamber of the substrate processing system. For example, during etching in a plasma etcher, a gas mixture including one or more precursors is introduced into the processing chamber and a plasma is struck to etch the substrate.
[0005] As substrate processing technologies advance and processes drop below 10 nm, there is an increasing demand for high density substrate processing chambers. Ever higher power transformer coupled plasmas (TCPs) are required. For example, processes such as 3D NAND mask opening use high bias (>2500 watts) TCPs with narrow ion angular distributions. Other examples such as chamber conditioning and photoresist trimming may require high voltage, high power (>3000 watts) TCPs to deliver a sufficiently large high energy ion flux to the substrate surface, thus shortening process times.
[0006] One of the consequences of such high power, high density processes is that the high energy ion flux bombards not only the substrate but also the ceramic / dielectric window underneath the TCP coil. Such bombardment results in heating of the window. Depending on the process used, different parts of the window may be exposed to extreme heating at different times. Air circulation devices help cool parts of the window. However, due to variations in the process that may be used, some parts of the window may receive a large amount of heat, while the air circulation device does not provide sufficient cooling. As a result, there may be a great risk that the window will crack, damaging the chamber and taking expensive equipment out of service until repairs are made.
[0007] Attempts have been made to facilitate greater air circulation over the window to promote more uniform temperatures (or at least fewer hot spots) and to address process conditions that can lead to so-called hot center, hot middle, or hot edge conditions, but heretofore such attempts have left the window area susceptible to extreme temperature differences, risking damage to the window and / or chamber.
[0008] It would be desirable to provide a multi-zone cooling apparatus that better addresses hot spots within the dielectric window while the substrate processing chamber is in use. Summary of the Invention
[0009] In one aspect, a substrate processing system includes a multi-zone cooling apparatus that provides cooling to all or substantially all of the windows in a substrate processing chamber. In one aspect, the apparatus includes one or more plenums to cover all or substantially all of the windows in the substrate processing chamber, including beneath an energy source for a transformer-coupled plasma in the substrate processing chamber.
[0010] In one embodiment, one or more air amplifiers and associated conduits feed air into one or more plenums to provide airflow to the window. In one embodiment, the conduits are connected to the plenum inlets at various distances from the center to direct air across the window, thus addressing hot center, hot middle, and hot edge conditions depending on the process being performed in the chamber. In one embodiment, the plenum includes a central air inlet to direct air to the center of the window to address hot center conditions.
[0011] In one embodiment, one or more plenums cover all or substantially all of the windows so that some of the conduits connected to the air amplifiers can be moved toward the outer edge to address so-called "hot edge" conditions that can occur during some types of processes.
[0012] In one embodiment, one or more air amplifiers can be separately controlled. In one embodiment, the separate control comes from one or more separate valves per conduit. There can be a low flow valve and a high flow valve. In one embodiment, the separate control comes from an on / off control of the air amplifiers.
[0013] In one aspect, the configuration of the underside of the plenum, alone or in combination with the positioning of the inlets on the top surface of the plenum, provides a variety of flow configurations.

[0029] In the drawings, reference numbers may be reused to identify similar and / or identical elements.
[0030] Figure 1 shows elements of a substrate processing system according to one embodiment of the present disclosure. The substrate processing system of Figure 1 includes a chamber 1000 having a pedestal 1010 and an electrostatic chuck (ESC) 1020 on which a substrate 1030 is shown. A plasma conduit 1040 leads to a showerhead 1050 for distributing plasma processing gases inside the chamber 1000.
[0031] A dielectric window 1100 covers the top of the chamber 1000. The dielectric window 1100 is formed from a dielectric material that transmits electromagnetic energy. Suitable dielectric materials include quartz and ceramics, such as aluminum nitride (AlN), aluminum oxide (Al2O3), or any other heat-resistant material with similar transmission properties.
[0032] Plenum 1200, disposed above dielectric window 1100, is sized to cover all or substantially all of dielectric window 1100. Depending on what will best facilitate cooling, plenum 1200 may be in direct contact with dielectric window 1100 or may be positioned slightly above dielectric window 1100, for example, about 0.25 mm to about 2 mm.
[0033] In one embodiment, the plenum 1200 has a top surface 1210 and a sidewall 1220, and one or more air inlets 1230 at the top surface 1210. According to one embodiment, one or more air outlets 1240 are provided. These outlets may variously be located anywhere on the top surface 1210 (e.g., in the middle or towards one side of the plenum 1200) or in one or more locations on the sidewall 1220.
[0034] An energy source 1300, comprised in one embodiment of one or more coils 1310, 1320 (as shown more specifically in FIG. 2 ), is positioned above the plenum 1200 such that the plenum 1200 is sandwiched between the energy source 1300 and the window 1100. The energy source 1300 may include a coil formed in any shape suitable for generating electromagnetic energy, such as, for example, concentric segments having facets formed with turns at angles relative to one another, a solenoid-shaped conductor, a toroid-shaped conductor, or a combination thereof.
[0035] The energy source 1300 can generate electromagnetic energy over a wide range of powers, for example, from about 50 W to about 20 kW in some embodiments, greater than about 2 kW in one embodiment, about 3 kW in another embodiment, and about 4.5 kW in yet another embodiment. In one aspect, the inner coil 1310 and the outer coil 1320 can be conductively coupled to each other. In other aspects, multiple coils can be powered by multiple radio frequency (RF) generators. Although the energy source 1300 is shown as a multi-coil RF source, the energy source can be any device capable of generating electromagnetic energy to generate an inductively coupled plasma, such as, but not limited to, a radio frequency (RF) source, an electron cyclotron resonance (ECR), a microwave horn, a slot antenna, or a helicon source using a helical antenna wrapped around a cylindrical window.
[0036] During operation, in one embodiment, the energy source 1300 transmits electromagnetic energy through the dielectric window 1100 into the chamber 1000 to convert at least a portion of the plasma processing gas into plasma. In different embodiments, the plasma processing gas may come through an injector, or through a configuration such as the showerhead 1050 shown in FIG. 1, or through any other suitable configuration for appropriately distributing the plasma processing gas into the chamber 1000. A portion of the electromagnetic energy is converted into thermal energy that can be absorbed by the dielectric window 1100. Specifically, some of the electromagnetic energy may be converted into heat depending on the dielectric properties of the dielectric window 1100, and an additional portion of the electromagnetic energy may be absorbed by the dielectric window 1100 after the plasma processing gas is ionized. For example, the plasma may heat the dielectric window 1100. In response, the transmitted electromagnetic energy may increase the temperature of the dielectric window 1100. In one embodiment, the electromagnetic energy is anisotropic, such that different portions of the dielectric window 1100 receive different amounts of electromagnetic energy. It is believed that the heat induced in the dielectric window 1100 can be correlated to the amount of electromagnetic energy transmitted through the dielectric window 1100. For example, in one embodiment, the dielectric window 1100 can absorb more than about 40% of the electromagnetic energy as heat. The dielectric window 1100 can absorb at least about 0.4 kW of electromagnetic energy as heat, such as, for example, more than about 1 kW in one embodiment, about 1.5 kW in another embodiment, or about 2.25 kW in yet another embodiment. Accordingly, high temperature regions or hot spots can form in portions of the dielectric window 1100 that are exposed to a relatively greater amount of heat induced by the electromagnetic energy compared to other portions of the dielectric window 1100.
[0037] A substrate processing system can implement multiple processes that result in various temperature conditions at the dielectric window 1100. Some of these temperature conditions can cause large temperature mismatches across the dielectric window 1100, making the dielectric window 1100 susceptible to cracking. To facilitate monitoring of the temperature at the dielectric window 1100, one or more temperature sensors 1400 may be placed inside the window 1100. In FIG. 1, four such temperature sensors 1400 are shown. However, the number of temperature sensors 1400 is not critical. What is important is that there are enough sensors 1400 to measure the temperature in zones of the window 1100 where hot spots may occur.
[0038] In one aspect, the plenum 1200 is formed from a passive material such as, for example, polytetrafluoroethylene (PTFE or "Teflon"), polyetheretherketone (PEEK), polyetherimide (PEI or "Artem"), ceramic, or any other electromagnetic energy transparent material, although other materials are possible. As a result, electromagnetic energy transmitted from the coils 1310, 1320 can reach the dielectric window 1100 without interference from and without adversely affecting the plenum 1200.
[0039] In one embodiment, the substrate processing system includes one or more air amplifiers 1500 with associated conduits 1550 connected to the air inlets 1230. FIG. 1 shows two such air amplifiers 1500 and conduits 1550. The air inlets 1230 and conduits 1550 are positioned at various locations on the plenum top surface 1210, with the conduit / inlet pair on the left side of FIG. 1 being closer to the edge of the dielectric window 1100 and the conduit / inlet pair on the right side of FIG. 1 being closer to the middle of the dielectric window 1100. The respective positioning is such that the conduit / inlet pair on the left side of FIG. 1 may be better able to handle edge high temperature conditions at the dielectric window 1100, while the conduit / inlet pair on the right side of FIG. 1 may be better able to handle middle high temperature conditions at the dielectric window 1100.
[0040] According to an embodiment of the present disclosure, air supplied through the plenum 1200 is the medium for providing cooling. It will be apparent to one skilled in the art that other cooling mechanisms and cooling mediums may be used in addition to the air amplifier 1500-plenum 1200 configuration.
[0041] Figure 2 is a representative diagram of an example of an energy source 1300 according to one embodiment. In Figure 2, the energy source 1300 is shown as including coils 1310, 1320. As previously mentioned, other types of energy sources may be suitable according to aspects of the present disclosure.
[0042] Figure 3 shows elements of a substrate processing system similar to that shown in Figure 1. Instead of an air outlet 1240 in the middle of the plenum 1200, there is a further air inlet 1230 and a further air amplifier 1800 connected to the air inlet 1230' via a conduit 1850.
[0043] The central air inlet 1230, also shown in FIG. 4 below, along with associated conduits and air amplifier structures, allows for critical central hot conditions detected by the temperature sensor 1400 during certain processes to be addressed. In one embodiment, providing the temperature sensor 1400 in multiple areas around the window 1100 can help detect hot spots in multiple areas. Providing cooling across the entire surface of the window 1100 is important because newer processes can create more intense hot spots in different locations. Spreading the air inlet and associated conduits over a wider area across the surface of the window 1100, as facilitated by the provision of a plenum 1200 that extends across substantially all of the entire surface of the window 1100, provides improved cooling.
[0044] 4A shows a three-dimensional view of a substrate processing system according to one embodiment of the present disclosure. In FIG. 4A, the positioning of the coils 1310, 1320 relative to the plenum 1200 is more evident, specifically the inclusion of the plenum 1200 between the coils 1310, 1320 and the dielectric window 1100. Two conduits 1550, 1550 and a conduit 1850 handle the intermediate and central hot conditions of the dielectric window 1100.
[0045] FIG. 4B shows a three-dimensional view of substrate processing according to one embodiment of the present disclosure. In FIG. 4B, four conduits 1550 supply air to different zones of the window 1100 through the plenum 1200. The left-most and right-most conduits 1550 in FIG. 4B show an orientation to address an edge hot condition at the window 1100. The conduit 1550 in the middle of FIG. 4B shows an orientation to address an intermediate hot condition of the dielectric window 1100. The conduit 1850 deals with a center hot condition of the dielectric window 1100.
[0046] Air amplifiers for these various conduits may be placed on various sides of the substrate processing system depending on where it makes sense to place the conduits. Additionally, the number of conduits shown does not constitute a limitation. The plenum 1200 may be divided into sections on its underside to facilitate airflow to specific areas of the window 1100. Additional air inlets and conduits may then be provided to handle the airflow within the individual sections. Even if the underside of the plenum 1200 is not divided into sections, but merely has side walls and no other protrusions or extensions (e.g., other than possibly for structural stability), additional air outlets and associated conduits and air amplifiers may be provided to provide further improvement in airflow across the surface of the window 1100.
[0047] 4 also includes a central air inlet 1850, which allows air flow to the center of the window 1100, thereby addressing hot center conditions during certain processes. With the configuration and placement of the plenum around the RF coil instead of under it, and with the placement of RF coils in different numbers and with different diameters across the window, it was not possible to achieve central cooling via the placement of a central air outlet. The plenum according to an embodiment of the present disclosure allows for such placement of the central air inlet, which facilitates handling of hot center conditions resulting from certain processes.
[0048] 5A-5D show various views of a central air inlet 1850 according to an embodiment of the present disclosure. The periphery of the central air inlet 1850 is circular, but this is not critical to the ability to place the central air inlet 1850 over the plenum 1200. In addition, the outline of the inner periphery of the central air inlet 1850 in FIGS. 5A-5D is square, but this is also not critical. To address different cooling needs, the central air inlet 1850 can include exit holes of different shapes in different locations.
[0049] 6 and 7 show top and bottom views, respectively, of a plenum 1200 according to one embodiment of the disclosure. In FIG. 5, a top surface 1210 of the plenum 1200 has an air inlet 1230 and an air outlet 1240. In FIG. 6, a bottom surface 1250 of the plenum 1200 has an air inlet 1230 and an air outlet 1240, but also has an air outlet 1260, providing air flow to the interior of the plenum 1200 and across the dielectric window 1100.
[0050] In Figures 6 and 7, there are two air inlets which may be connected to corresponding conduits and from there to corresponding air amplifiers. There may be additional air inlets connected to additional conduits and corresponding air amplifiers.
[0051] Figures 8A and 8B show bottom views of one plenum according to an embodiment of the disclosure, similar to Figures 6 and 7. Figure 8B shows flow arrows indicating air flow taking into account the positioning of the air outlets.
[0052] Figures 9A and 9B show bottom views of another plenum according to an embodiment of the disclosure, where the air outlets are positioned in a different location than in Figures 8A and 8B, and Figure 9B shows flow arrows indicating the air flow taking into account the positioning of the air outlets.
[0053] Figures 10A and 10B show bottom views of yet another plenum according to an embodiment of the disclosure, where the air outlets are positioned differently than in Figures 7 and 8B, and 9A and 9B. Unlike these figures, there are two air outlets 1222, 1224 in the side wall 1220 in Figures 10A and 10B. Figure 10B shows flow arrows 1226, 1228 that indicate the air flow taking into account the positioning of the air outlets.
[0054] Various configurations of the plenum 1200 have been shown and described. In terms of assembly, the plenum 1200 itself can be formed as a single piece or as multiple segments that can be assembled together. In the case of a circular plenum, the segments can be wedge-shaped, or arc-shaped, or circumferential.
[0055] Figures 1 and 3 show a single plenum 1200 structure covering substantially all of the top surface of the dielectric window 1100. Figures 6, 7, 8A, 8B, 9A, 9B, 10A, and 10B also show a single plenum structure. According to an embodiment of the present disclosure, multiple plenums can cover substantially all of the top surface. Figure 11 shows plenums 1200A, 1200B, 1200C, and 1200D covering essentially the same surface as the plenum 1200 of the previous figures. For ease of illustration, various air amplifiers and coil structures are omitted in Figure 13.
[0056] In FIG. 12 , a controller 1600 controls the operation of air amplifiers 1550′, 1550″”, 1550′″, and 1550″″ previously described in connection with airflow through plenum 1200 according to an embodiment of the present disclosure. In one embodiment, the air amplifiers can be turned on and off as a group or separately. According to one embodiment, the air amplifiers may be modulated in their operation (e.g., low, medium, high) if they have motors configured to enable that mode of operation.
[0057] 12 also illustrates low-flow valves 1570', 1570'', 1570''', and 1570'''' associated with corresponding air amplifiers 1550', 1550'', 1550'''', and 1550'''', according to one embodiment of the disclosure. In some types of air amplifiers, when a small amount of air flow is needed, either selectively in a particular area due to localized hot spots resulting from a particular process, or more generally, one or more of the low-flow valves positioned between its associated air amplifier and the air source may control the amount of air entering the associated air amplifier, and thus the corresponding air inlet in the plenum 1200.
[0058] 12 also illustrates high flow valves 1580', 1580'', 1580''', and 1580'''', also associated with corresponding air amplifiers 1550', 1550'', 1550'''', and 1550'''', according to one embodiment of the disclosure. When less air flow is needed, either selectively in a particular area due to localized hot spots resulting from a particular process, or more generally, one or more of the high flow valves positioned between its associated air amplifier and the air source may control the amount of air entering the associated air amplifier, and thus the corresponding air inlet in plenum 1200.
[0059] By using low and high flow valves, different amounts of air can be pumped into the plenum 1200 according to perceived need, as indicated by the output of the temperature sensor 1400 .
[0060] In one embodiment, the controller 1600 also controls the operation of the air source 1650, which supplies air to the air amplifier. In one embodiment, the controller 1600 need not be dedicated to controlling the operation of the air flow, but may instead control other aspects of the operation of the substrate processing chamber.
[0061] The airflow that the air amplifiers may provide, alone or in combination with the low and / or high flow valves, may vary depending on the required airflow, and thus on the process or combination of processes being performed. In one embodiment, each air amplifier, when supplied with pressurized air, may provide an appropriate airflow having a pressure of about 20 psig to about 100 psig, such as about 25 psig to about 80 psig in one embodiment, about 30 psig in another embodiment, or about 50 psig in another embodiment. The air amplifiers may provide an appropriate amount of cooling air 70 at a rate of at least about 20 cfm, such as about 20 cfm to about 3,000 cfm in one embodiment, about 25 cfm to about 900 cfm in another embodiment, about 30 cfm to about 230 cfm in yet another embodiment, or about 125 cfm to about 230 cfm in a further embodiment.
[0062] 13 is a flow chart illustrating operational control of airflow in a substrate processing system according to an embodiment of the disclosure. Control begins at 1700. At 1710, temperature sensors 1400 sense temperatures in various zones of the window 1100. As previously mentioned, different temperature sensors may provide temperature information for different zones of the window. In one embodiment, controller 1600 receives temperature information for the center, middle, and edge regions to identify anticipated center hot, middle hot, and edge hot conditions.
[0063] If all temperatures are at their target values, then monitoring simply continues at 1720. If any of the temperatures are above their target values, then at 1730 the controller 1600 operates to provide airflow to the plenum 1200. As also discussed above, the controller 1600 performs this operation by either modulating the operation of one or more of the air amplifiers or by controlling one or more low or high flow valves that admit air to the air amplifiers, thereby providing airflow to the plenum.
[0064] At 1740, the temperature sensor 1400 provides temperature information to the controller 1600, which then checks at 1750 whether any of the temperatures in any of the target zones are above the target, for example by more than 1° C. If not, the temperatures continue to be monitored. In one aspect, the controller 1600 may operate to limit or shut off one or more of the air amplifiers that were previously activated. If any of the measured temperatures are still too high, at 1760 the controller 1600 operates to adjust the flow rates between the air amplifiers.
[0065] There is no particular requirement for the number of air amplifiers to be equal to the number of air inlets in the present disclosure. In one embodiment, multiple air inlets can share the same air amplifier depending on the process being performed. Similarly, there is no particular requirement for the number of air inlets to be equal to the number of air outlets. Any combination of the number of air amplifiers, air inlets, and air outlets that can generate sufficient airflow to address hot spots anywhere on the window 1100 surface, including the area under the RF coil, as enabled by the plenums disclosed herein, is permissible due to, among other things, the ability of the plenum to provide airflow directly to these areas.
[0066] The foregoing description is merely exemplary in nature and is not intended to limit the disclosure, its application, or uses in any way. The broad teachings of the disclosure can be embodied in various forms. Thus, while the disclosure includes specific examples, the true scope of the disclosure should not be so limited, since other modifications will become apparent upon review of the drawings, specification, and the following claims. As used herein, the phrase "at least one of A, B, and C" should be interpreted as meaning a non-exclusive logical OR (A OR B OR C), and not as meaning "at least one of A, at least one of B, and at least one of C." It should be understood that one or more steps in a method may be performed in a different order (or simultaneously) without altering the principles of the disclosure.
[0067] The terms "substantially" and "about" may be utilized herein to express the degree of inherent uncertainty that may result from any quantitative comparison, value, measurement, or other representation. These terms are also utilized herein to express the degree to which a quantitative representation may vary from the stated basis without resulting in a change in the basic functionality of the subject matter in question.
[0068] In some implementations, the controller is part of a system that may be part of the above examples. Such systems may include semiconductor processing equipment, including processing tools, chambers, processing platforms, and / or specific processing components (wafer pedestals, gas flow systems, etc.). These systems may be integrated with electronics for controlling pre-, during, and post-processing operations of semiconductor wafers or substrates. The electronics may be referred to as a "controller" and may control various components or sub-components of the system. The controller may be programmed to control any of the processes disclosed herein, including supply of process gases, temperature settings (e.g., heating and / or cooling), pressure settings, vacuum settings, power settings, radio frequency (RF) generator settings, RF matching circuit settings, frequency settings, flow settings, fluid supply settings, position and operation settings, loading and unloading of wafers to and from tools and other transport tools and / or load locks connected or interfaced with the particular system, depending on the processing requirements and / or type of system.
[0069] Broadly speaking, a controller may be defined as an electronic device having various integrated circuits, logic, memory, and / or software to receive instructions, issue instructions, control operations, enable cleaning operations, and enable endpoint measurements. Integrated circuits may include chips in the form of firmware that store program instructions, digital signal processors (DSPs), chips defined as application specific integrated circuits (ASICs), and / or one or more microprocessors or microcontrollers that execute program instructions (e.g., software). Program instructions may be instructions communicated to the controller in the form of various individual settings (or program files) that define operational parameters for performing a particular process on or for a semiconductor wafer or for a system. In some aspects, the operational parameters may be part of a recipe defined by a process engineer to achieve one or more processing steps during the fabrication of one or more layers, materials, metals, oxides, silicon, silicon dioxide, surfaces, circuits, and / or wafer dies.
[0070] In some implementations, the controller may be part of or coupled to a computer that is embedded in, coupled to, or networked to the system, or a combination thereof. For example, the controller may be in the "cloud" or all or part of a fab host computer system, thereby enabling remote access of wafer processing. The computer may enable remote access to the system to monitor the current progress of a manufacturing operation, examine the history of past manufacturing operations, examine trends or performance indicators from multiple manufacturing operations, modify parameters of a current process, set processing steps following a current process, or initiate a new process. In some examples, a remote computer (e.g., a server) may provide a process recipe to the system over a network, which may include a local network or the Internet. The remote computer may include a user interface that allows for entry or programming of parameters and / or settings, which are then communicated from the remote computer to the system. In some examples, the controller receives instructions in the form of data that specify parameters for each processing step that is performed during one or more operations. It should be understood that the parameters may be specific to the type of process being performed and the type of tool that the controller is configured to interface with or control. Thus, as discussed above, the controller may be distributed, for example, by having one or more individual controllers that are networked together and directed to a common purpose, such as the process or control described herein. An example of a distributed controller for such purposes may be one or more integrated circuits on the chamber in communication with one or more remotely located integrated circuits (e.g., at the platform level or as part of a remote computer) that combine to control the process in the chamber.
[0071] Without being limited thereto, exemplary systems may include a plasma etch chamber or module, a deposition chamber or module, a spin rinse chamber or module, a metal plating chamber or module, a clean chamber or module, a bevel edge etch chamber or module, a physical vapor deposition (PVD) chamber or module, a chemical vapor deposition (CVD) chamber or module, an atomic layer deposition (ALD) chamber or module, an atomic layer etch (ALE) chamber or module, an ion implantation chamber or module, a track chamber or module, and any other semiconductor processing system that may be associated with or used in the fabrication and / or manufacturing of semiconductor wafers.
[0072] As described above, depending on the process steps being performed by the tool, the controller may communicate with one or more of other tool circuits or modules, other tool components, cluster tools, other tool interfaces, adjacent tools, nearby tools, tools located throughout the factory, a main computer, another controller, or tools used to transport materials to and from tool locations and / or load ports in a semiconductor manufacturing factory to transport wafer containers in and out of the tool locations.
