[Technical field]

[0001] This application claims priority to Chinese Utility Model Application No. 201921554474.5, entitled "Light Emitting Diode Package Assembly", filed on September 18, 2019, Chinese Utility Model Application No. 201921554475.X, entitled "Light Emitting Diode Package Assembly", filed on September 18, 2019, and Chinese Utility Model Application No. 202020278177.9, entitled "Light Emitting Diode Package Assembly", filed on March 9, 2020, the entire contents of which are incorporated herein by reference.

[0002] The present invention relates to a package assembly, and more particularly to a light emitting diode package assembly and a light emitting device including the light emitting diode package assembly. [Background technology]

[0003] Light emitting diodes (LEDs) are one of the most popular light source technologies today, and are used as light sources in lighting devices and various electronic products. By reducing the size of LED devices, the display resolution can be improved, and LEDs can be applied to mobile phones, car panels, televisions, PCs, video conferencing, etc. At present, the package sizes used in mainstream monitors are 2121 and 1010, but package sizes of 0808 or smaller are also appearing. Summary of the Invention [Problem to be solved by the invention]

[0004] An object of the present invention is to provide an ultra-fine pitch light emitting diode (LED) package assembly, which has a plurality of pixel areas PX arranged in an m×n matrix, where m and n are integers greater than 1, and each pixel area PX can be called a pixel. [Means for solving the problem]

[0005] In some embodiments, the LED package assembly includes a plurality of light emitting units arranged in an m×n matrix, where m and n are integers and m×n≧4, a package layer, and a wiring layer, each of the light emitting units has one first LED chip, one second LED chip, and one third LED chip, each of the LED chips has opposing first and second surfaces, a side connected between the first and second surfaces, and an electrode set consisting of a first electrode and a second electrode formed on the second surface, and the first surface is a light emission surface, the package layer fills gaps between the LED chips and covers sidewalls of the LED chips, and the wiring layer is formed on the second surfaces of the plurality of LED chips.

[0006] In some embodiments, the LED chips in each light-emitting unit are aligned in a row along the first direction, and the first and second electrodes of each LED chip are arranged in parallel along the second direction.

[0007] In some embodiments, the wiring layer connects in parallel the first electrodes of the first, second and third LED chips of two or more adjacent light-emitting units from a third direction, and connects in parallel the second electrodes of the first, second and third LED chips of two or more adjacent light-emitting units from a fourth direction, thereby electrically connecting the multiple light-emitting units to form a multiple-integrated light-emitting module, where the third direction is the same as the first direction and the fourth direction is the same as the second direction, or the third direction is the same as the second direction and the fourth direction is the same as the first direction.

[0008] In some embodiments, the package assembly does not have a package substrate to support the LED chip, but fixes the position of the LED chip on the package layer.

[0009] Furthermore, in the package assembly having the N integrated light-emitting modules, N=m×n, and the distance D1 between adjacent light-emitting units is preferably 0.8 mm or less, where N can be an integer of 4 or more, such as 4, 6, 8, 9, 16, 32, or 64. The larger the value of N, the smaller the value of D1. For example, when N is 4 to 9, D1 can be 0.4 to 0.8, and when N is 8 or more, D can be 0.1 to 0.4.

[0010] In some embodiments, the package assembly further comprises a pad for connecting with the outside, and the number of the pads P is n+m×a, where a is the number of LED chips in each of the light emitting units, and n≧m. This design can minimize the number of pads, which is not only convenient for wiring, but also convenient for the client's attachment work and reduces the risk of short circuit.

[0011] In some embodiments, the LED package assembly includes a plurality of light emitting units in an m×n matrix arrangement, where m and n are integers and m×n≧2; a packaging layer; and a wiring layer, each of the light emitting units has one first LED chip, one second LED chip, and one third LED chip, each of the LED chips having opposing first and second surfaces, a side connected between the first and second surfaces, and an electrode set consisting of a first electrode and a second electrode formed on the second surface; and The first surface is a light emission surface, the LED chips of each light-emitting unit are aligned in a row along a first direction, the first and second electrodes of each LED chip are arranged in parallel along the second direction, the positions of the first electrodes and second electrodes of the LED chips in two adjacent rows are opposite, the package layer fills the gaps between the LED chips and covers the side walls of the LED chips, and the wiring layer is formed on the second surfaces of the multiple LED chips to electrically connect the multiple light-emitting units to form a multiple-integrated light-emitting module.

[0012] In some embodiments, the wiring layer connects in parallel the first electrodes of the first, second and third LED chips of two or more adjacent light-emitting units in a first direction, and connects in parallel the second electrodes of the first, second and third LED chips of two or more adjacent light-emitting units in a second direction, thereby electrically connecting the multiple light-emitting units to form a multiple-integrated light-emitting module.

[0013] The advantage of the present invention is that the present invention adopts a package form without a substrate, fixes a plurality of light-emitting unit LED chips by a package layer, and forms a multi-layer wiring layer on the back of the multi-layer light-emitting unit to connect the LED chips of the plurality of light-emitting units in series and parallel, in which the first wiring layer connects the LED chips of the plurality of pixel areas in series and parallel, and rewires them through a through-hole layer and a second wiring layer to form an integrated thin small-pitch light-emitting diode package assembly. In addition, the rational design of the wiring layer reduces the number of external connection pads of the package assembly, thereby reducing the difficulty of application on the client side and improving the reliability of the product. In addition, the number of wiring layers is limited to 4 sets or less, which ensures the thinness of the product and contributes to the thinness of the final product.

[0014] It is yet another object of the present invention to provide a highly reliable fine pitch light emitting diode package assembly.

[0015] The light-emitting diode package assembly includes a plurality of LED chips arranged with a gap between them, each of which has a first surface and a second surface opposing each other, a side surface connected between the first surface and the second surface, and an electrode set consisting of a first electrode and a second electrode formed on the second surface, and the first surface being a light emission surface; a packaging layer which is a light absorbing layer that fills the gaps between the LED chips to cover the side walls of the LED chips and exposes the first electrode and the second electrode of the LED chip; and a wiring layer which is formed on the second surface of the LED chip.

[0016] The wiring layer has multiple layers of lead lines, where the lead lines of a first layer are connected to an electrode set of the LED chip, and the relationship between the minimum line width W of the line of each layer and the thickness T of the layer is W≦T≦2W.

[0017] In the above light emitting diode package assembly, the package assembly does not have a package substrate for supporting the LED chip, so the position of the LED chip is fixed by the package layer, and the wiring layer and package layer provide sufficient physical support, so the design of the thickness T and minimum line width W of the lead line of each layer of the wiring layer directly determines the reliability of the package assembly. Here, the size of the package assembly and the distance between the chips determine the minimum line width W of the lead line, and since the minimum line width W of the lead line of each layer is usually not completely consistent, the relationship between the minimum line width W of the line of each layer and the thickness T of the layer is designed to be W≦T≦2W, so that the line thickness required by the entire package is satisfied, sufficient mechanical strength is provided to the device, and the exposure of the lead line and the yield of the thick electrode plating film are ensured.

[0018] It is preferred that the thickness of each layer of the multi-layer lead line is different, hi some embodiments, at least one layer of the multi-layer lead line has a thickness of 50 μm or less and at least one layer has a thickness of 60 μm or more.

[0019] The melting point of the multi-layered lead lines is preferably 400° C. or higher. More preferably, the multi-layered lead lines are made of a single metal material with excellent electrical conductivity, such as Ag, Cu, Ni, Al, etc. In some embodiments, the metal material can be metal-bonded with the electrodes of the LED chip by techniques such as electroplating, chemical plating, printing, etc.

[0020] In some embodiments, at least one of the layers of the lead lines has a protective layer on its surface, which is preferably a very thin material having excellent stability at high temperatures, and has electromigration resistance, corrosion resistance, and oxidation resistance, and the thickness of the protective layer is 50 to 200 nm.

[0021] The minimum line width W of each of the multiple lead lines is 10 μm or more, and can be, for example, 10 to 60 μm.

[0022] In some embodiments, the package layer is a colored material layer, the transmittance of which is preferably less than 30%, and is filled in the gaps between the LED chips to cover the sidewalls of the LED chips, thereby preventing optical interference between the LED chips. Furthermore, a transparent or semi-transparent light-transmitting layer is formed on the light-emitting surface of the LED chips, which can protect the light-emitting surface of the LED chips and generate a light-scattering effect to effectively suppress glare when the LED package assembly is finally applied to a display panel. Furthermore, the light-transmitting layer can have a light-scattering material such as light-scattering particles. The transmittance of the light-transmitting layer can be adjusted according to different demands to optimize the display effect. For example, when applied to indoor display, a semi-transparent material can be selected as the light-transmitting layer, and the transmittance can be set to 40% to 80%, which can further suppress glare, and when applied to outdoor display, a transparent layer with a transmittance of 70% or more can be selected as the light-transmitting layer. The thickness of the light-transmitting layer is preferably 20 μm or less, and more preferably 10 μm or less. For example, if the thickness is 10 μm, and combined with making the light exit surface of each LED chip basically the same height (height difference is 10 μm or less), this is advantageous for unifying the light exit surface even when the pixel area of the package assembly is significantly increased, and the effects of light interference between side walls can be suppressed.

[0023] Furthermore, the package assembly may have an insulating layer formed on the package layer and covering one or more lead lines of the wiring layer. The insulating layer preferably has one or more layers, at least one of which has a hardness greater than that of the lead lines.

[0024] In some embodiments, the LED chips constitute an N-piece integrated light-emitting module formed by a plurality of light-emitting units arranged in an m×n matrix, where n and m are integers greater than 1, each light-emitting unit has one first LED chip, one second LED chip and one third LED chip, and the distance between each light-emitting unit is 1 mm or less. The distance D1 between adjacent light-emitting units is further preferably 0.8 mm or less, where N can be an integer of 4 or more, such as 4, 6, 8, 9, 16, 32 or 64, and the larger the value of N, the smaller the value of D1, for example, when N is 4 to 9, D1 can be 0.4 to 0.8, and when N is 8 or more, D can be 0.1 to 0.4.

[0025] The package assembly further includes pads for connecting with the outside, the number of pads P is n+m×a, where a is the number of LED chips in each of the light emitting units, and n≧m. With this design, the number of pads can be reduced to a minimum, which not only facilitates wiring and reduces the thickness of the package assembly, but also facilitates the application process on the client side and improves the reliability of the product.

[0026] Additional features and advantages of the invention will be set forth in the description which follows, and in part will be obvious from the description, or may be learned by the practice of the invention. The objectives and other advantages of the invention may be realized and attained by the structure particularly pointed out in the written description, claims and drawings. [0028] In the detailed description of the present invention below, it should be noted that similar components are designated by the same reference numerals.

[0029] As shown in FIG. 1 and FIG. 2, this embodiment of the light emitting diode (LED) package assembly of the present invention is a substrateless LED package assembly, and the LED package assembly can include a plurality of light emitting units having an m×n matrix of a plurality of LED chips, where m and n are integers greater than 1. Each light emitting unit has a plurality of LED chips with different wavelengths, for example, at least three LED chips emitting red light (R), green light (G), and blue light (B), and further includes an LED chip (including a wavelength conversion layer) emitting white light (W) to form an RGBW combination, which can increase the brightness of the screen and is suitable for outdoor display. Each light emitting unit corresponds to one pixel area Px, which may be called a pixel. In one embodiment, the LED package assembly has a pixel area of 2×2. Each pixel area Px includes a plurality of LED chips 100 spaced apart from each other, and each LED chip 100 has a light exit surface S21. The package assembly further includes a package layer 200 that fills the gaps between the LED chips 100, and a multi-layer wiring layer on the package layer. The multi-layer wiring layer includes a first wiring layer 310, a through-hole layer 320, and a second wiring layer 330, and each layer is electrically insulated from each other by an insulating layer 500 between them. Among them, the first wiring layer 310 is formed on the lower surface of the LED chips and connects the LED chips in series or parallel, the through-hole layer 320 is formed on the first wiring layer 310 and electrically connected to the first wiring layer 310, and the second wiring layer 330 is formed on the through-hole layer 320 and electrically connected to the through-hole layer 320.

[0030] The LED chip arrangement state of the package assembly is simply shown in Figure 3. As shown in Figure 3, the package assembly has four pixel areas Px1 to Px4, and each pixel area Px has a plurality of LED chips 100, including, for example, a first LED chip 100L1, a second LED chip 100L2, and a third LED chip 100L3. In other embodiments, each pixel area may have only two or more LED chips, for example, four LED chips. The three LED chips 100L1, 100L2, and 100L3 can emit light of different wavelengths, for example, red light, green light, and blue light, respectively.

[0031] As shown in FIG. 4, each of the LED chips 100L1-100L3 has a pair of electrodes on the same side, a first surface S21 and a second surface S22 on the opposite sides, a side surface S24 between the first surface S21 and the second surface S22, and an electrode surface S23. The first surface S21 is a light emitting surface S21, and the pair of electrodes 110 are disposed on the second surface S22. The LED chip further has a substrate 101, a first type semiconductor layer 121, a light emitting layer 122, and a second type semiconductor layer 123. The first type semiconductor layer 121 and the second type semiconductor layer 123 can be divided into a p-type semiconductor layer and an n-type semiconductor layer. The LED chip further has a transparent substrate 101 disposed on the first type semiconductor layer 121. The electrode set 110 of the LED chip includes a first electrode 111 electrically connected to the first type semiconductor layer 121 and a second electrode 112 electrically connected to the second type semiconductor layer 123. In some other embodiments, the electrode set 110 of each LED chip may further include a thickness-increasing layer made of a conductive material. These thickness-increasing layers are disposed between the first electrode 111 and the first wiring layer, and between the second electrode 112 and the first wiring layer 310, respectively, and may be formed by methods such as electroplating, chemical plating, or printing, and may be made of Cu, CuxW, or other conductive materials. Increasing the thickness of the electrode may increase the contact area of the side surface S24 of the LED chip with the package layer 200, thereby enhancing the adhesion of the LED chip to the package layer 200. The thickness of the electrode set of each LED chip is preferably 5 to 200 μm, and can be selected according to demand, for example, 5 μm to 30 μm, 30 μm to 50 μm, or 80 μm to 120 μm.The LED chip 100 can be a normal-sized LED chip (usually refers to a chip with a side size of more than 200 μm), a mini LED chip (usually refers to a chip with a chip size of 100 to 200 μm), or a micro LED chip (usually refers to a chip size of less than 100 μm), and in this embodiment, it is preferable to select a mini LED chip or a micro LED chip.

[0032] 3, the first, second and third LED chips 100L1-100L3 in each pixel area Px in the package assembly are arranged in a "1" shape, specifically, each LED chip in each light-emitting unit is arranged in a row along a first direction, the first electrode and the second electrode in each LED chip are arranged along a second direction, and the first direction and the second direction are basically perpendicular to each other. In this embodiment, the first electrode 111 and the second electrode 112 are arranged left and right, and the polarities of the electrodes of the LED chips in two adjacent rows are opposite, that is, the electrodes of the chips in the adjacent rows are symmetrical, which makes wiring convenient and shortens the interval between the chips. Taking the package assembly shown in FIG. 3 as an example, the polarities of the electrodes of the three LED chips 100L1-100L3 in the first pixel area Px1 are opposite to the polarities of the electrodes of the three LED chips 100L1-100L3 in the second pixel area Px2. Considering each pixel area as one pixel, the dot pitch D1 of each pixel is preferably 1 mm, and more preferably 0.8 mm or less, for example, 0.1-0.3 mm, 0.3-0.5 mm, or 0.5-0.8 mm. In the same pixel area Px, the spacing D2 between chips is preferably 100 μm or less, for example, 50-100 μm, or 50 μm or less. In some display panel applications, the spacing between LED chips in the same pixel area is preferably 50 μm or less, for example, 40-50 μm, or 30-40 μm, or 20-30 μm, or 10-20 μm. The smaller the spacing, the more advantageous it is for miniaturizing the size of the LED package assembly and increasing the resolution of the display panel.

[0033] 2, the first package layer 200 is filled around the plurality of first, second and third LED chips 100L1-L3, the package layer 200 preferably has a transmittance of less than 30%, more preferably has a transmittance of 5%-20%, and the package layer 200 can be selected to be opaque and not transmit light, specifically, it has a light absorbing component (not shown), the light absorbing component is disposed at least around the sidewall of the LED chip or between adjacent LED chips, or further at least around the LED semiconductor light emitting stack or around the adjacent semiconductor light emitting stack. Regarding the light absorbing component, specifically, light absorbing particles, such as black powder, carbon powder, or black resin, dispersed in the epoxy resin or silicone used in the package layer can also be used as the light absorbing component. The light absorbing component of the package layer 200 is disposed at least around the LED sidewalls to prevent light from exiting the side of the LED chip, thereby realizing most or all of the light emitted by the LED chip to exit from the light exit surface of the LED chip, and reducing the crosstalk and mixing phenomenon of the light from different LED chips in the lateral direction. In one specific embodiment, the package layer 200 is an epoxy resin or silicone with a black colorant added thereto, so that the entire LED package assembly is black except for the light exit surface S21 of the LED chip 100, thereby enhancing the contrast of the display panel, and reducing the optical interference between the LED chips 100 by separating them with the black package material. In some embodiments, the hardness of the package layer 200 is preferably D60 or more, and more preferably D85 or more.

[0034] Furthermore, a layer of a transparent or translucent material can be formed on the package layer 200 to form another package layer 400, which covers the first surfaces S21 of the first, second, and third LED chips, so that the LED chips are not exposed. The package layer 400 can provide a light scattering effect as a light scattering lens, which can effectively reduce the sense of glare when the LED package assembly is finally applied to a display panel. In addition, the package layer 400 can include a light scattering material such as scattering particles. The thickness of the package layer 400 is preferably 5 μm to 20 μm, for example 10 μm. This not only protects the light exit surface of the LED chip, but also reduces the optical interference between the LED chips in combination with the use of a light absorbing material in the package layer 200. The light transmittance is preferably 40% or more. In some embodiments, the LED package assembly is applied to indoor displays, in which case the package layer 400 is a semi-transparent layer, preferably with a transmittance of 40%-80%, more preferably 70%-80%, which can reduce the brightness of the LED chip and thus reduce the glare of the light emission. In some embodiments, the package assembly is applied to outdoor displays, in which case the package layer 400 is a transparent layer, preferably with a transmittance of 80% or more, more preferably 80%.

[0035] In this embodiment, the first, second and third LED chips 100L1-L3 are first temporarily attached to a support means 600 such as a tape with the light exit surface S21 of the LED chip 100 as a chip fixing surface, and then the electrode surface S24 is turned upward and a fluid insulating material is filled between the chips as a package layer 200 and cured, while the electrode surface S23 of the LED chip is exposed as shown in Fig. 5. In this embodiment, it is preferable to control the thickness of the tape 600 to 5-20 μm, which can ensure that the LED chips do not move when the package layer is filled, and the first surfaces S21 of the first, second and third LED chips 100L1-L3 are basically on the same horizontal plane, so that the height difference between them is basically kept below 10 μm, and therefore the light exit surface can be unified to suppress the influence of light interference between the side walls even when the pixel area is greatly increased in the package assembly.

[0036] The wiring layer is formed on the second surface of the LED chips 100 and has multiple layers of lead lines. In this embodiment, the multiple layers of lead lines specifically have a first wiring layer 310, a through hole layer 320, and a second wiring layer 330, the first wiring layer 310 is connected to the electrode 110 of the LED chip, the through hole layer 320 is formed on the first wiring layer 310, and the second wiring layer 330 is formed on the through hole layer 320 and is connected to the first wiring layer 310 via the through hole layer 320. For the multiple layers of lead lines, it is preferable to select a metal material with a melting point exceeding 400°C, such as Ag, Cu, Ni, Al, etc., and the materials of each layer may be the same or different. They can be formed by a method such as electroplating, chemical plating, or printing. The thickness of each layer is preferably 100 μm or less, and can be, for example, 20 to 80 μm. In this embodiment, the LED package assembly does not have a package substrate for supporting the LED chip, and the position of the LED chip 100 is fixed by the package layer 200, and the wiring layer 300 and the package layer provide sufficient physical support, so the wiring layer 300 needs to be thick enough to provide mechanical strength. The mechanical strength of the wiring layer can be increased by increasing the thickness of the lead line of any one layer, but considering the exposure of the lead line and the yield of the thick electrode plating film, the thickness of the lead line of each layer should not be large. In this embodiment, the reliability of the wiring layer can be ensured by setting the relationship between the thickness T of the lead line of each layer of the wiring layer and the minimum line width W of the lead line of the layer. The minimum line width W here is determined by the size of the package assembly and the distance between the chips, and is preferably 30 μm or more. By designing the relationship between the minimum line width W of the line of each layer and the thickness T of the layer to be W≦T≦2W, the thickness of each lead line will not be less than the minimum line width of the layer, and the wiring layer 300 can have the thickness necessary to provide mechanical strength to the device. At the same time, by making the thickness T of the lead line of each layer ≦2W, a reduction in yield caused by an excessive thickness of the lead line of each layer can be avoided.

[0037] Please refer to FIG. 6. The first wiring layer 310 is formed on the surface of the package layer 200 and is electrically connected to the electrodes 110 of each LED chip. The gaps between the lines of the first wiring layer 310 are filled with an insulating layer 510, and the surface of the first wiring layer 310 away from the LED chip is exposed. Note that the material of the insulating layer 510 may be the same as or different from the material of the package layer 200. If the same material is used, the insulating layer 510 and the package layer 200 are integrated and difficult to distinguish. For example, in an embodiment in which the LED package assembly is used in a display device, both the insulating layer 510 and the package layer 200 are epoxy resin or silicone with added coloring agent. In some embodiments, the insulating layer 510 has a hardness not lower than that of the first wiring layer 310, for example D60 or more, more preferably D85 or more, so that grinding to expose the surface S310 of the first wiring layer 310 is easy.

[0038] The first wiring layer 310 has a plurality of first wirings and at least two shared wirings, which electrically connect the LED chips in a plurality of pixel areas Px to form an n-piece integrated pixel area. Please refer to FIG. 7. FIG. 7 shows a four-piece integrated package assembly, that is, the LED chips in the four pixel areas are connected in series and parallel. In other embodiments, the package assembly is not limited to the four-piece integrated configuration, and may be a nine-piece integrated or sixteen-piece integrated configuration. In the package assembly shown in FIG. 7, the first wiring layer 310 has two shared wirings 314a, 314d and ten first wirings, among which the first wirings 311a to 311d are respectively connected to the first electrodes 111 of the first chips 100-L1 in each pixel area Px, the wirings 313a to 313d are respectively connected to the first electrodes 111 of the third chips 100-L3 in each Px, and the wirings 314a, 314b, 314c, 314d ... 2a is connected to the first electrodes of the second LED chips 100-L2 of Px1 and Px4, the wiring 312b is connected to the first electrodes of the second LED chips 100-L2 of Px2 and Px3, the shared wiring 314a is connected to the second electrodes 112 of the first, second and third LED chips of Px1 and Px2, and the shared wiring 314d is connected to the second electrodes 112 of the first, second and third LED chips of Px3 and Px4. The thickness T310 of the first wiring layer 310 is preferably 1 to 2 times the minimum line width W1 of the first wiring layer, and more preferably within the range of 1.2 to 1.8 times.

[0039] Please refer to Figures 8 and 9. The through-hole layer 320 is located on the surface S310 of the first wiring layer 310, and forms a series of through-holes 320 in the insulating layer 520. The number and positions of the through-holes correspond to the wiring of the first wiring layer. In Figure 9, the patterns filled with solid diagonal lines are the through-holes, which are separated from each LED chip as far as possible. Here, the material of the insulating layer 510 can be used as a reference for the material of the through-hole layer 520. In addition, the thickness T320 of the through-hole layer 520 is preferably 100 μm or less, and is preferably 1 to 2 times the minimum line width W2 of the through-hole layer, and can be, for example, 1 to 1.2 times, 1.2 to 1.5 times according to demand. In this embodiment, the diameter of the through-hole of the layer is the minimum line width W2 of the layer, and the diameter of the through-hole is preferably 20 μm to 60 μm. In some embodiments, the package assembly has a thinner structure, in which case the through-hole layer may be 20 μm to 50 μm thick, for example 25 μm to 30 μm thick. In this way, it is possible to avoid excessive stress and thermal resistance due to the through-hole layer being too thick, and while ensuring the strength of the package structure, the total thickness of the package structure can be kept low, and the thickness of the product to which it is applied can be made thinner. In other embodiments, the thickness of the through-hole layer may be 50 μm to 80 μm thick, for example 60 μm, which allows the thickness of the package assembly to be appropriately increased and makes it easier to pick up from the sidewall of the device.

[0040] Please refer to Fig. 10. The second wiring layer 330 is located on the through-hole layer 320 and is electrically connected to the first wiring layer 310 via each through-hole of the through-hole layer 320. The gaps between each line of the third wiring layer 330 are filled with an insulating layer 530, and the surface of the third wiring layer 330 away from the LED chip is exposed. The material of the insulating layer 530 can be designed with reference to the material of the insulating layer 510.

[0041] Please refer to FIG. 11. The circuit of the third wiring layer 330 has a plurality of lines 331ac, 331bd, 333ac, 333bd and a plurality of connecting parts 331a, 331b, 332a, 332b, 333c, 333d, 334a, 334d. Among them, the lines are used to connect electrodes of the same polarity of the same type of LED chips, for example, the line 331ac connects the first electrodes 111 of the first LED chips 100-L1 of Px1 and Px3, and the line 333ac connects the first electrodes 111 of the third LED chips 100-L3 of Px1 and Px3. The connecting parts are used as electrode pads to connect to the outside and connect to a power source. In a preferred embodiment, pads are formed in areas corresponding to the connecting parts, and the areas other than the pads are covered with ink, epoxy resin, or other insulating materials to protect the lines of the second wiring layer 330. In one preferred embodiment, the connection part of the second wiring layer 330 completely covers each through hole of the through hole layer, thereby increasing the area of contact with the through hole of the second wiring layer, and in the manufacturing process, the through hole layer and the second wiring layer can be made of an electrically conductive material in the same process, so that the process of forming and polishing the electrically conductive material can be omitted, thereby saving costs and improving product stability. The thickness T330 of the third wiring layer 330 is preferably 1 to 2 times the minimum line width W3 of the third wiring layer, and more preferably in the range of 1.2 to 1.8 times.

[0042] The insulating layers 510-530 can be made of the same material or different materials, specifically, epoxy resin, silicone, polyimide, benzocyclobutene, or PBO (polyparaphenylenebenzobisoxazole). When made of the same material, the insulating layers 510-530 constitute one layer 500, making them difficult to distinguish. In some specific embodiments, a material through which light does not pass or is difficult to pass is selected as the insulating layers 510-530, for example, epoxy resin or silicone with a black coloring agent added, to avoid or suppress a situation in which light from the LED chip is emitted from the wiring layer and causes interference. When a material through which light does not pass or is difficult to pass is used as the insulating layer, first, a pattern of metal lines in the wiring layer is formed, then the insulating layer is filled, and finally, the surface of the metal lines in the wiring layer is exposed by polishing. In some other embodiments, when a material through which light does not pass or does not easily pass is used as the package layer 200, the insulating layers 510-530 may be partially or entirely made of a light-transmitting material, so that the transmittance of the insulating layer is higher than that of the package layer 200. The light-transmitting layer does not need to be made of a material to which no coloring agent such as carbon powder or dye is added, or a light-absorbing material, and is preferably made of, for example, silicone or epoxy resin, and in particular does not contain micrometer-level particles (usually referring to particles with a diameter of 1 micrometer or more, for example, carbon powder particles), so that the possibility of a decrease in reliability (for example, a decrease in insulation performance) due to the addition of a coloring agent and defects at the interface can be avoided, and the reliability of the cover of the insulating layer for the wiring layer can be ensured. In some other embodiments, the insulating layer is formed by hardening with a photosensitive material, which simplifies the number of manufacturing steps, and the non-metallic parts around the chip and on the electrode surface are covered by the package layer 200 made of a light-absorbing material, so that the interference of light on the side of the chip can be avoided.

[0043] Please refer to Figures 12 and 13. Figure 12 shows the connection relationship of the three wiring layers, and Figure 13 is an equivalent circuit diagram of the four-piece integrated light-emitting unit. The four-piece integrated light-emitting unit outputs from eight connection parts, namely, connection parts 331a, 331b, 332a, 332b, 333c, 333d, 334a, and 334d, among which the first electrode of the first LED chip 100-L1 outputs from the connection parts 331a and 331b, the first electrode of the second LED chip 100-L2 outputs from the connection parts 332a and 332b, the first electrode of the third LED chip 100-L2 outputs from the connection parts 333c and 333d, and the connection parts 334a and 334d are shared electrodes and are respectively connected to the second electrodes 112 of all the LED chips PX1 to PX4.

[0044] In this embodiment, first, regarding the arrangement of the LED chips, the LED chips in all Px are arranged along a "one" shape. Specifically, the LED chips of all the light-emitting units are arranged in a row along the first direction, and the first and second electrodes of all the LED chips are arranged in parallel along the second direction. Since the first direction and the second direction are basically perpendicular to each other, the polarities of the electrodes of the LED chips in two adjacent rows are opposite. In the first wiring layer 310, the common electrodes of the LED chips of Px adjacent to each other left and right are connected as one common electrode, and the second LED chips 100-L2 (located in the middle of three chips) of two Px adjacent to each other up and down are connected in parallel (that is, the first electrodes of the second LED chips of Px1 and Px3 are connected in parallel, and the first electrodes of the second LED chips of Px1 and Px4 are connected in parallel). The first LED chips 100-L1 and the third LED chips 100-L3 of Px1 to Px4 are each individually wired, so that the number of electrode terminals of the four integrated light-emitting units is reduced to 10. In the second wiring layer, the first and second LED chips of two Px adjacent to each other up and down are further connected in parallel by lines respectively (that is, the first electrodes of the first LED chips of Px1 and Px3 are connected in parallel to form one electrode terminal 331a, the first electrodes of the first LED chips of Px2 and Px4 are connected in parallel to form one electrode terminal 331b, the first electrodes of the third LED chips of Px1 and Px3 are connected in parallel to form one electrode terminal 334c, and the first electrodes of the third LED chips of Px2 and Px4 are connected in parallel to form one electrode terminal 334d), and a total of eight electrode terminals (that is, eight connection parts) are output, so that the number of electrode pads of the package assembly is effectively reduced and the pasting becomes convenient.

[0045] The package assembly of the embodiment shown above does not use a package substrate or a frame for mounting the LED chips. The light-emitting units arranged in the m×n matrix are mainly fixed and supported by an insulating material layer (including 200, 400, 500) and a wiring layer. The thickness T of the package assembly is approximately the thickness T of the LED chips A and the thickness T of the wiring layer CIn some specific embodiments, mini LED chips are employed, and the chip thickness T A is 40 to 150 μm, the thickness TC of the multi-layer wiring layer is 20 to 200 μm, and more preferably the thickness T C By selecting T to be between 50 and 150 μm, T and T A T / T is 1.4≦ A ≦10, which can avoid excessive stress and excessive thermal resistance caused by a thick circuit layer, ensure the structural strength of the package, and reduce the thickness of the entire package structure. For example, in one embodiment, the thickness T A is about 80 μm, the thickness of the package assembly can be 120 μm to 500 μm, for example 120 to 200 μm, in which case the thickness of all the sub-layers of the wiring layer can be 10 to 50 μm, for example 40 μm. For example, in another embodiment, when the size of the package assembly is relatively small (for example, 0.4 mm × 0.4 mm or smaller), it is difficult to pick up from the upper surface of the package assembly, so the thickness T of the package assembly can be appropriately increased to make the area of the side wall of the package assembly relatively wide so that the pick-up equipment can easily pick it up, in which case the thickness of the package assembly can be 150 to 500 μm, for example 180 to 360 μm, and the thickness of the package assembly can be increased by increasing the thickness of the LED chip and / or the thickness of the wiring layer, for example, the thickness of the electrode of the LED chip is increased and the thickness of all the wiring layers is appropriately increased, in which case the thickness of the through-hole layer is preferably 30 to 80 μm, and the thickness of the other wiring layers is preferably 50 to 100 μm. In some specific embodiments, a micro LED chip is employed, and the chip thickness T A is 5 to 10 μm, and the thickness T C of the multi-layer wiring layer is 20 to 200 μm. More preferably, the thickness T C of the wiring layer is selected to be 50 to 150 μm. A T / T is 10≦ A ≦60, for example, the thickness of the package assembly can be 50-100 μm, or 100-200 μm.

[0046] Another embodiment of the LED package assembly of the present invention is shown in Figures 14 to 17. Please refer to Figure 14. This package assembly also has a plurality of pixel areas Px1 to Px4 arranged in an m x n matrix, and is different from the package assembly shown in Figure 3 in that the directions of the electrodes of the LED chips in all pixel areas are all the same, which is advantageous for improving the efficiency and accuracy of the chip arrangement. In this embodiment, the first wiring layer has first wirings 311a, 313c and shared wirings 314a, 314d, in which 311a connects the first LED chips 100-L1 of two horizontally adjacent pixel areas Px1 and Px2, 313c connects the third LED chips 100-L3 of two horizontally adjacent pixel areas Px3 and Px4, 314a commonly connects all the LED chips in the vertically adjacent pixel areas Px1 and Px4, and 314d commonly connects all the LED chips in the vertically adjacent pixel areas Px2 and Px3. 15 and 16. The second wiring layer has connection parts 331a, 331c, 332b, 332c, 333b, 333c, 334a, 334d and lines 331cd, 332ab, 332cd, 333ab, among which 331cd connects the first LED chips 100-L1 of laterally adjacent pixel areas Px3 and Px4, 332ab connects the second LED chips 100-L2 of laterally adjacent pixel areas Px1 and Px2, 332ab connects the second LED chips 100-L2 of laterally adjacent pixel areas Px1 and Px2, and 333cd connects the third LED chips 100-L3 of laterally adjacent pixel areas Px3 and Px4. FIG. 17 shows an equivalent circuit diagram of a four-piece integrated package assembly, in which 334a and 334d are vertically connected to all the LED chips of the light-emitting units located in the same column, and 331a, 331c, 332b, 332c, 333b, and 333c are horizontally connected to the same type of LED chips of the light-emitting units located in the same row.

[0047] Fig. 18 shows another embodiment of the LED package assembly of the present invention. The LED device also has four pixel areas Px1-Px4 arranged in a 2x2 matrix, each pixel area corresponds to one light-emitting unit, and the LED chips in all pixel areas are arranged along the same electrode direction. The difference from the LED package assemblies shown in Figs. 14-17 is that the electrical conductive lines 314a and 314b of the first wiring layer 330 are connected to the second electrodes 112 of all LED chips in the same column, and the electrical conductive lines 331a-333a, 331b-333b of the second wiring layer are connected to the first electrodes 111 of the same type of LED chips in the same row. For example, the line 331a connects to the first electrode 111-L1 of the first type LED chip in the first row, the line 332a connects to the first electrode 111-L2 of the second type LED chip in the first row, and the line 331b connects to the first electrode 111-L1 of the first type LED chip in the second row. The first wiring layer and the second wiring layer are separated by an insulating layer therebetween and are electrically connected by a through-hole layer. The connection method of the lines of the first wiring layer and the second wiring layer can be interchanged.

[0048] FIG. 19 shows another embodiment of the LED package assembly of the present invention. The LED device also has four pixel areas Px1-Px4, arranged in a 4×1 matrix. First, the LED package assembly has a rectangular or rectangular-like shape, so that it is easy to install when applied to a display device, and the number of external pads can be minimized by the wiring design. Specifically, the lines 314a-314d of the first wiring layer are connected in parallel to the second electrodes of the light-emitting units of the pixel areas Px1-Px4 in the vertical direction, respectively, to form four external connection electrode terminals, and the lines 331a-333a of the second wiring layer are connected to the same first, second and third LED chips in the pixel areas Px1-Px4, respectively, to form three external connection electrodes, so that the pixel areas Px1-Px4 can be formed into one four-piece integrated light-emitting module.

[0049] In this embodiment, the four-integrated LED package assembly changes the arrangement of the light emitting units to a 4×1 matrix arrangement, so that the number of external connection pads P=4+a, where a is the number of chips in one light emitting unit. In one specific embodiment, every light emitting unit has three chips, a red LED chip 100-L1, a green LED chip 100-L2, and a blue LED chip 100-L3, so that the number of pads required is only 7, which can minimize the number of pads and reduce the size of the package assembly, and is also advantageous for wiring and convenient for application side attachment, and reduces the risk of short circuit.

[0050] 20 to 22 show yet another embodiment of the LED package assembly of the present invention. Fig. 20 shows the arrangement of the LED chips of the LED package assembly and the first wiring layer, and the LED device also has 16 pixel areas Px1 to Px4, arranged in a 4 x 4 matrix. In the 16-piece integrated LED package assembly, the distance D1 between each light-emitting unit is preferably 0.1 to 0.5 mm, and can be, for example, 0.2 to 0.5 mm. First, the LED chips of each light-emitting unit are arranged in a row along a first direction, and the first and second electrodes of all the LED chips are arranged in parallel along a second direction, in which the first and second directions are basically perpendicular to each other. In the first direction, the second electrodes of all the LED chips located in the same column are connected in parallel, and in the second direction, the first electrodes of the same type of LED chips located in the same row are connected in parallel. Furthermore, by reversing the positions of the first and second electrodes of the LED chips in adjacent columns, it becomes easier to connect the first electrodes of the same LED chips located in the same row in parallel, and thus the lines of the wiring layer can be simplified. Specifically, the shared wirings 314a-314d of the first wiring layer are connected to the second electrodes of the LED chips of the light-emitting units in the columns NX1-NX4 in a shared manner, and in the first line 311-313, 311 connects the first electrodes of the first LED chips L1 located in the same row in the columns NX2 and NX3, 312 connects the first electrodes of the second LED chips L2 located in the same row in the columns NX2 and NX3, and 313 connects the first electrodes of the third LED chips L3 located in the same row in the columns NX2 and NX3. The first line further has lines 311a-313a, which are connected to the first electrodes of the first, second, and third LED chips in the rows NX1 and NX4, respectively. FIG. 21 shows a pattern of the through hole layer. In this series of through holes, through hole 324 connects to shared wirings 314a-d of the first wiring layer, and through holes 321-323 each connect to a first line of the first wiring layer.22 shows the pattern of the second wiring layer, which has lines 331-333 and connection parts 331a-333, 334, in which the line 331 connects in parallel the first electrodes of the first LED chips located in the same row, the line 332 connects in parallel the first electrodes of the second LED chips located in the same row (for example, rows NY1-NY4), the line 333 connects in parallel the first electrodes of the third LED chips located in the same row, and the connection parts serve as external connection terminals, in which 331a-333a are connected to the lines 331-333, respectively, and 334 is connected to 324. In one preferred embodiment, pads are formed in areas corresponding to the connection parts, and the areas other than the pads are covered with ink, epoxy resin, or other insulating material to protect the lines of the second wiring layer.

[0051] In this embodiment, by streamlining the arrangement of the LED chips and the design of the wiring layer, the connection of the lines in the wiring layer can be simplified and the reliability of the product can be improved. Furthermore, by limiting the number of wiring layers (including the external connection pad layer) to four or less, the thickness of the product can be reduced, which also contributes to making the final product thinner.

[0052] Fig. 23 shows an LED package assembly without a substrate. It differs from the package assembly shown in Fig. 2 in that the package layer 200 covers the sidewall of the LED chip and the sidewall S311 of the first wiring layer 310 at the same time. For this package layer 200, a material that does not transmit or transmits light little is preferable, for example, a transmittance of less than 30%, for example, 5 to 20%, and further, a black material is selected for the package layer, for example, an epoxy resin or silicone to which a black colorant is added is preferably selected. For the insulating layers 520 and 530, a material that transmits or does not transmit light can be selected.

[0053] As described above, the LED package assembly of the present invention uses the package layer to fix the pixel dots arranged in a matrix, and a multi-layer wiring layer is designed to connect the LED chips of each pixel in series. Therefore, the present invention does not require wire bonding or a circuit board with precision wiring, which improves reliability and contrast. In addition, the electrode set of the LED chip does not need to be soldered to the circuit board, which avoids the problem of poor soldering of the chip and improves the integrity of the electronic device of the LED, thereby certainly achieving the objective of the present invention.

[0054] Figure 24 shows the structure of an LED package assembly according to another embodiment of the present invention. The difference from the package assembly shown in Figure 2 is that in this embodiment, a metal protective layer 700 is formed on the surface of one or more layers of lead lines in the wiring layer, which can prevent the metal of the lead lines from diffusing and also has an effect of resisting corrosion and oxidation. The thickness of the protective layer is preferably 20 to 500 nm, and the material can be selected from titanium (Ti), titanium nitride (TiN), tungsten (W), tantalum (Ta), tantalum nitride (TaN), molybdenum (Mo), cobalt (Co), platinum (Pt), etc.

[0055] Fig. 25 shows the structure of an LED package assembly according to another embodiment of the present invention. The difference from the package assembly shown in Fig. 14 is that in the package device shown in this embodiment, the protective layer 700 covers both the surface and the sidewall of the lead line. In this embodiment, the protective layer can better protect the lead line and can also improve the adhesion between the wiring layer and the insulating layer 500.

[0056] Although the preferred embodiments of the present invention have been described above, the present invention is not limited thereto, but encompasses all modifications and equivalent configurations as various configurations falling within the spirit and scope of the broadest interpretation.
