AI Technical Summary
In semiconductor manufacturing, particularly in advanced lithography processes using EUV exposure, there are challenges in forming uniform and defect-free resist patterns with a lower-layer film that adheres well to the substrate, maintains a thin film thickness, and minimizes Line Width Roughness (LWR) while ensuring the resist film does not dissolve in solvents during development.
A lower-layer film composition containing a polymer with carbon-carbon bonds that can be replaced by hetero atoms or substituents, such as aliphatic rings, and an organic solvent, which promotes crosslinking and curing, is used to form a resist pattern with improved adhesion and rectangular shape, reducing LWR.
The composition enables the formation of high-resolution resist patterns with reduced LWR and improved adhesion, ensuring the resist film does not dissolve in solvents, and maintains a uniform thickness, thus enhancing the quality of semiconductor devices.

Abstract
Description
[Technical field]
[0001] The present invention relates to a composition for use in lithography processes in semiconductor manufacturing, particularly in cutting-edge lithography processes (ArF, EUV, EB, etc.), and also to a method for producing a substrate having a resist pattern to which the resist underlayer film is applied, and a method for producing a semiconductor device. [Background technology]
[0002] Conventionally, in the manufacture of semiconductor devices, microfabrication by lithography using a resist composition has been performed. The microfabrication is a processing method in which a thin film of a photoresist composition is formed on a semiconductor substrate such as a silicon wafer, and the thin film is irradiated with active light such as ultraviolet light through a mask pattern on which a device pattern is drawn, developed, and the substrate is etched using the obtained photoresist pattern as a protective film, thereby forming fine irregularities corresponding to the pattern on the substrate surface. In recent years, the integration density of semiconductor devices has increased, and in addition to the conventionally used i-line (wavelength 365 nm), KrF excimer laser (wavelength 248 nm), and ArF excimer laser (wavelength 193 nm), the practical use of EUV light (wavelength 13.5 nm) or EB (electron beam) is being considered for cutting-edge microfabrication. As a result, the diffuse reflection of active light from the semiconductor substrate and the influence of standing waves have become major problems. In order to solve this problem, a method of providing an anti-reflective film (Bottom Anti-Reflective Coating: BARC) between the resist and the semiconductor substrate has been widely considered. Such an antireflective film is also called a resist underlayer film. As such an antireflective film, many studies have been conducted on organic antireflective films made of polymers having light-absorbing sites because of their ease of use. Patent Document 1 discloses a resist underlayer film-forming composition for use in a lithography process for manufacturing a semiconductor device, the composition containing a polymer having a repeating unit structure having a polycyclic aliphatic ring in the main chain of the polymer. Patent Document 2 discloses a resist underlayer film-forming composition for lithography, the composition containing a polymer having a specific structure at its terminal. [0003] [Patent Document 1] JP 2009-093162 A [Patent Document 2] International Publication No. 2013 / 141015 Summary of the Invention [Problem to be solved by the invention]
[0004] Required properties of the resist underlayer film include, for example, the absence of intermixing with the resist film formed on the upper layer (being insoluble in a resist solvent) and a faster dry etching rate than the resist film. In the case of lithography involving EUV exposure, the line width of the formed resist pattern is 32 nm or less, and the resist underlayer film for EUV exposure is formed to be thinner than conventional films. When forming such a thin film, pinholes and aggregation are likely to occur due to the influence of the substrate surface and the polymer used, making it difficult to form a uniform film without defects. On the other hand, when forming a resist pattern, a method may be adopted in which a solvent capable of dissolving the resist film, usually an organic solvent, is used to remove the unexposed portion of the resist film in the development step, leaving the exposed portion of the resist film as a resist pattern. In such a negative development process, improving the adhesion of the resist pattern is a major issue. There is also a demand for suppressing deterioration of LWR (Line Width Roughness) during resist pattern formation, forming resist patterns with good rectangular shapes, and improving resist sensitivity.
[0005] An object of the present invention is to provide a composition for forming a resist underlayer film capable of forming a desired resist pattern, which has solved the above-mentioned problems, and a method for forming a resist pattern using the resist underlayer film-forming composition. [0058] <Resist Underlayer Film> The resist underlayer film according to the present invention can be produced by applying the above-mentioned resist underlayer film-forming composition onto a semiconductor substrate and baking it. Examples of semiconductor substrates to which the resist underlayer film forming composition of the present invention can be applied include silicon wafers, germanium wafers, and wafers of compound semiconductors such as gallium arsenide, indium phosphide, gallium nitride, indium nitride, and aluminum nitride. When using a semiconductor substrate having an inorganic film formed on its surface, the inorganic film is formed by, for example, ALD (atomic layer deposition), CVD (chemical vapor deposition), reactive sputtering, ion plating, vacuum deposition, or spin-coating (spin-on glass: SOG). Examples of the inorganic film include polysilicon film, silicon oxide film, silicon nitride film, BPSG (Boro-Phospho Silicate Glass) film, titanium nitride film, titanium nitride oxide film, tungsten film, gallium nitride film, and gallium arsenide film. The resist underlayer film forming composition of the present invention is applied onto such a semiconductor substrate by a suitable application method such as a spinner or coater. Then, the composition is baked using a heating means such as a hot plate to form a resist underlayer film. The baking conditions are appropriately selected from a baking temperature of 100°C to 400°C and a baking time of 0.3 minutes to 60 minutes. The baking temperature is preferably 120°C to 350°C, the baking time is 0.5 minutes to 30 minutes, and more preferably, the baking temperature is 150°C to 300°C, and the baking time is 0.8 minutes to 10 minutes. The thickness of the resist underlayer film to be formed is, for example, 0.001 μm (1 nm) to 10 μm, 0.002 μm (2 nm) to 1 μm, 0.005 μm (5 nm) to 0.5 μm (500 nm), 0.001 μm (1 nm) to 0.05 μm (50 nm), 0.002 μm (2 nm) to 0.05 μm (50 nm), 0.003 μm (1 nm) to 0.05 μm (50 nm), ) to 0.05 μm (50 nm), 0.004 μm (4 nm) to 0.05 μm (50 nm), 0.005 μm (5 nm) to 0.05 μm (50 nm), 0.003 μm (3 nm) to 0.03 μm (30 nm), 0.003 μm (3 nm) to 0.02 μm (20 nm), 0.005 μm (5 nm) to 0.02 μm (20 nm). If the baking temperature is lower than the above range, crosslinking may be insufficient. On the other hand, if the baking temperature is higher than the above range, the resist underlayer film may be decomposed by heat.
[0059] <Method for manufacturing a patterned substrate and a semiconductor device> The manufacturing method of the patterned substrate includes the following steps. Usually, a photoresist layer is formed on a resist underlayer film. The photoresist formed by coating and baking on the resist underlayer film by a method known per se is not particularly limited as long as it is sensitive to the light used for exposure. Either a negative photoresist or a positive photoresist can be used. There are positive photoresists consisting of a novolac resin and a 1,2-naphthoquinone diazide sulfonic acid ester, chemically amplified photoresists consisting of a binder having a group that decomposes with an acid to increase the alkaline dissolution rate and a photoacid generator, chemically amplified photoresists consisting of a low molecular compound that decomposes with an acid to increase the alkaline dissolution rate of the photoresist, an alkali-soluble binder, and a photoacid generator, chemically amplified photoresists consisting of a binder having a group that decomposes with an acid to increase the alkaline dissolution rate, a low molecular compound that decomposes with an acid to increase the alkaline dissolution rate of the photoresist, and a photoacid generator, and resists containing metal elements. Examples of such photoresists include V146G (trade name) manufactured by JSR Corporation, APEX-E (trade name) manufactured by Shipley & Sons, PAR710 (trade name) manufactured by Sumitomo Chemical Co., Ltd., and AR2772 and SEPR430 (trade names) manufactured by Shin-Etsu Chemical Co., Ltd. Further examples of such photoresists include fluorine atom-containing polymer photoresists as described in Proc. SPIE, Vol. 3999, 330-334 (2000), Proc. SPIE, Vol. 3999, 357-364 (2000), and Proc. SPIE, Vol. 3999, 365-374 (2000).
[0060] Exposure is performed through a mask (reticle) for forming a predetermined pattern, and for example, i-line, KrF excimer laser, ArF excimer laser, EUV (extreme ultraviolet) or EB (electron beam) is used, but the resist underlayer film forming composition of the present application is preferably applied for EUV (extreme ultraviolet) exposure. An alkaline developer is used for development, and the development temperature is appropriately selected from 5°C to 50°C and the development time is appropriately selected from 10 seconds to 300 seconds. As the alkaline developer, for example, an aqueous solution of an alkaline such as inorganic alkalis such as sodium hydroxide, potassium hydroxide, sodium carbonate, sodium silicate, sodium metasilicate, ammonia water, etc., primary amines such as ethylamine, n-propylamine, etc., secondary amines such as diethylamine, di-n-butylamine, etc., tertiary amines such as triethylamine, methyldiethylamine, etc., alcohol amines such as dimethylethanolamine, triethanolamine, etc., quaternary ammonium salts such as tetramethylammonium hydroxide, tetraethylammonium hydroxide, choline, etc., cyclic amines such as pyrrole, piperidine, etc. can be used. Furthermore, the aqueous solution of the above alkalis may be used by adding an appropriate amount of alcohols such as isopropyl alcohol, or a nonionic surfactant. Among these, preferred developers are quaternary ammonium salts, more preferably tetramethylammonium hydroxide and choline. Furthermore, surfactants and the like may be added to these developers. Instead of an alkaline developer, a method may be used in which development is carried out with an organic solvent such as butyl acetate, and the parts of the photoresist where the alkaline dissolution rate is not improved are developed. Through the above steps, a substrate on which the resist is patterned can be manufactured.
[0061] Next, the resist underlayer film is dry etched using the formed resist pattern as a mask. In this case, if the inorganic film is formed on the surface of the semiconductor substrate used, the surface of the inorganic film is exposed, and if the inorganic film is not formed on the surface of the semiconductor substrate used, the surface of the semiconductor substrate is exposed. Thereafter, the substrate is processed by a method known per se (e.g., dry etching method) to manufacture a semiconductor device. EXAMPLES

An EUV resist solution (methacrylate resin resist) was spin-coated on the resist underlayer film and heated, and exposed under the condition of NA = 0.33 Dipole using an EUV exposure device (manufactured by ASML, NXE3300). After exposure, post-exposure baking (PEB, 100°C 60 seconds) was performed, and the wafer was cooled to room temperature on a cooling plate, and alkali development and rinsing treatment were performed to form a resist pattern on the silicon wafer. An EUV resist solution (methacrylate resin-based resist) was spin-coated on the silicon wafer and heated at 130°C for 1 minute to form an EUV resist film, which was then exposed under conditions of NA = 0.33 and Dipole using an ASML EUV exposure device (NXE3300B). After exposure, post-exposure baking (PEB, 110°C for 1 minute) was performed, and the film was cooled to room temperature on a cooling plate, developed for 60 seconds using an organic solvent developer (butyl acetate), and rinsed to form a resist pattern. Using the same procedures, resist patterns were formed using each of the compositions obtained in Examples 3, 6 to 8 and Comparative Example 2. The evaluation was performed by checking whether or not a 44 nm pitch, 22 nm line and space could be formed by observing the pattern shape through cross-section observation of the pattern. In observing the pattern shape, a state in which the shape was between footing and undercut and there was no significant residue in the space was rated as "good," an unfavorable state in which the resist pattern peeled off and collapsed was rated as "collapsed," and an unfavorable state in which the upper or lower parts of the resist pattern were in contact with each other was rated as "bridged." The results are shown in Table 6.
