Summary of the Invention

Problems to be Solved by the Invention

[0007] By the way, the cutting blade accommodated in the above-described cutting blade case is thin (for example, 50 μm or less), and when taking out the cutting blade from the cutting blade case, there is a problem that the cutting blade may be damaged by dropping the cutting blade or pinching it too strongly with a finger.

[0008] In particular, compared with a cutting blade called a hub blade in which a cutting edge is integrally formed on the outer periphery of the base, a cutting blade called a hubless blade having a thickness of about 30 to 50 μm without the base is a serious problem.

[0009] The present invention has been made in view of the above facts, and its main technical problem is to provide a cutting blade case that can be attached to the attachment mechanism of the cutting means without the operator touching the cutting blade.

Means for Solving the Problem

[0010] In order to solve the above main technical problem, according to the present invention, there is provided a cutting blade case for accommodating a cutting blade having an opening at the center, the cutting blade case including: a case body; a fixing portion formed at the center of the case body and fitting into the opening of the cutting blade to fix the cutting blade; a through hole formed at the center of the fixing portion; a releasing portion that presses the cutting blade accommodated in the cutting blade case from the opposite side of the fixing portion to release it from the fixing portion; and an outer peripheral side surface support portion that supports a part of the outer peripheral side surface of the cutting blade fixed to the fixing portion to prevent it from falling off. See, the through-hole is configured to allow passage of a boss portion protruding from the center of a fixed flange formed at the tip of a spindle of a mounting mechanism to which the cutting blade is mounted. A cutting blade case is provided.

[0011] Further, according to the present invention, there is provided a cutting blade case for housing a cutting blade having an opening at the center, the cutting blade case including: a case body; a fixing portion formed at the center of the case body and fitted into the opening of the cutting blade to fix the cutting blade; a through-hole formed at the center of the fixing portion; a separating portion that presses the cutting blade housed in the cutting blade case from the opposite side of the fixing portion to separate the cutting blade from the fixing portion; and an outer peripheral side surface support portion that supports a part of the outer peripheral side surface of the cutting blade fixed to the fixing portion to prevent the cutting blade from falling off. The cutting blade accommodated in the cutting blade case includes a fixed flange formed at the tip of the spindle, a boss portion protruding from the center of the fixed flange, a detachable flange that engages with the boss portion and cooperates with the fixed flange to clamp the cutting blade, and a nut that is screwed onto the male thread formed at the tip of the boss portion to fasten the detachable flange. The fixed flange is mounted on a mounting mechanism of the cutting blade, which has an outer diameter corresponding to the inner diameter of the opening of the cutting blade and is formed with a support portion that fits into and supports the opening. The fixing portion of the cutting blade case has an outer diameter equal to that of the support portion, and the through hole allows the boss portion to pass through and engage. A cutting blade case is provided. 。

[0012] Further, the outer peripheral side support portion preferably has a cutting blade exposed portion with an inner diameter that is larger than the outer diameter of the fixed flange and smaller than the outer diameter of the cutting blade, and is configured to be detachable from the outer peripheral side of the cutting blade when moving the cutting blade from the fixing portion to the support portion. Furthermore, the cutting blade is preferably a hubless blade without a base.

Advantages of the Invention

[0013] The cutting blade case of the present invention is a cutting blade case that accommodates a cutting blade having an opening at the center. The cutting blade case includes a case body, a fixing portion formed at the center of the case body that fits into the opening of the cutting blade to fix the cutting blade, a through hole formed at the center of the fixing portion, a releasing portion that presses the cutting blade accommodated in the cutting blade case from the opposite side of the fixing portion to release it from the fixing portion, and an outer peripheral side support portion that supports a part of the outer peripheral side of the cutting blade fixed to the fixing portion to prevent it from falling off. See, the through-hole is configured to allow passage of a boss portion protruding from the center of a fixed flange formed at the tip of a spindle of a mounting mechanism to which the cutting blade is mounted. Therefore, the operator can surely mount the cutting blade from the cutting blade case to the fixed flange of the mounting mechanism without directly touching the cutting blade, and problems such as dropping the cutting blade during the mounting or damaging the cutting blade by gripping it too strongly with the operator's hand are solved.

Embodiments for Carrying Out the Invention

[0015] Hereinafter, embodiments related to a cutting blade case configured based on the present invention will be described in detail with reference to the accompanying drawings.

[0016] FIG. 1 shows an overall perspective view of the dicing apparatus 1. The workpiece to be processed by the dicing apparatus 1 of this embodiment is a semiconductor wafer W, which is formed on the surface where a plurality of devices are partitioned by a dicing line, and is supported by an annular frame F via an adhesive tape T.

[0017] The dicing apparatus 1 includes a housing 2 having a substantially rectangular parallelepiped shape, a cassette 4 placed on a cassette table 4a of the housing 2, a loading / unloading means 3 for unloading the wafer W supported by the frame F from the cassette 4 to a temporary placement table 5, a transfer means 6 having a turning arm for transferring the wafer W unloaded to the temporary placement table 5 to a chuck table 22 of a holding means 20, a cutting means 8 for performing cutting on the wafer W held by the chuck table 22, an alignment means 10 for imaging the wafer W held on the chuck table 22 described above and detecting an area to be cut by the cutting means 8, and a cleaning unloading means 14 for transferring the wafer W from the loading / unloading position where the chuck table 22 is positioned in FIG. 1 to a cleaning apparatus 12 (details are omitted). Further, a control means (not shown), a display means, etc. are provided in the dicing apparatus 1.

[0018] Figure 2 shows an enlarged view of the main part of the cutting means 8 provided in the dicing apparatus 1 shown in Figure 1. The cutting means 8 includes a spindle housing 81, a spindle 82 rotatably held in the spindle housing 81, a cutting blade 83 fixed to the tip of the spindle 82, and a blade cover 84 composed of a plurality of members for protecting the cutting blade 83. A pair of cutting water supply means 85 (the opposite side is not visible) is arranged in the blade cover 84 so as to sandwich and be adjacent to the cutting blade 83, and supplies the cutting water introduced through the blade cover 84 toward the cutting position. A rotary drive source such as a motor (not shown) is accommodated in the other end side of the spindle housing 81, and the rotary drive source rotates the cutting blade 83 by rotating the spindle 82. The cutting means 8 includes a mounting mechanism for mounting the cutting blade 83, which will be described later.

[0019] For the convenience of explanation, Figure 3(a) shows a perspective view of the cutting means 8 in a state where the blade cover 84 of the cutting means 8 described above is removed. Further, Figure 3(b) shows the cutting means 8 shown in Figure 3(a) disassembled more specifically, and shows the mounting mechanism 90 to which the cutting blade 83 is mounted.

[0020] As can be understood from Figure 3(b), the cutting blade 83 of the present embodiment has an opening 83a at the center and is a so-called hubless blade without a base (hub). For example, it is a cutting blade with a diameter of 55 mm in which diamond abrasive grains are hardened with an electroforming type bonding material.

[0021] The mounting mechanism 90 of the cutting blade 83 of this embodiment includes a fixed flange 86 formed on the tip 82a side of the spindle 82, a boss portion 86a protruding axially from the center of the fixed flange 86, a detachable flange 87 that engages with the boss portion 86a and cooperates with the fixed flange 86 to clamp the cutting blade 83, and a nut 88 that is screwed onto a male thread 86b formed on the side surface of the boss portion 86a to fasten the detachable flange 87. The fixed flange 86 is provided with a support portion 86c having an outer diameter corresponding to the inner diameter of the opening 83a of the cutting blade 83 and formed in a shape convex in the axial direction with a step for fitting and supporting the opening 83a. In the illustrated embodiment, an example is shown in which the fixed flange 86 is integrally formed on the tip 82a side of the spindle 82. However, the method of forming the fixed flange 86 on the tip 82a of the spindle 82 is not limited to this. For example, the fixed flange 86 may be formed as a separate member from the spindle 82 and fixed to the tip side of the spindle 82 using a nut or the like, or the members constituting the fixed flange 86 may be press-fitted and fixed to the tip of the spindle 82.

[0022] In the dicing apparatus 1, the cutting blade 83 is worn by repeatedly performing cutting on the wafer W, and may be damaged in some cases. Therefore, as shown in FIG. 3(b), the cutting means 8 is disassembled, and the cutting blade 83 is replaced at an appropriate timing. With reference to FIG. 4, the cutting blade case 30 of this embodiment will be described more specifically.

[0023] As shown in FIG. 4(a), the cutting blade case 30 includes a case body 31, a fixing portion 32 formed in the center of the case body 31 and fitting into the opening 83a of the cutting blade 83 to fix the cutting blade 83, a through hole 33 formed in the center of the fixing portion 32, a separating portion 34 that presses the cutting blade 83 from the opposite side of the fixing portion 32 to separate it from the fixing portion 32, and an outer peripheral side surface support portion 35 that supports a part of the outer peripheral side surface of the cutting blade 83 fixed to the fixing portion 32 to prevent it from falling off. Since the fixing portion 32 is fitted into the opening 83a of the cutting blade 83, it has an outer diameter equal to the diameter of the support portion 86c of the mounting mechanism 90 described above.

[0024] In this embodiment, the detachment portion 34 includes four tongue-shaped portions 34a formed so as to surround the fixing portion 32 on the blade support surface 31a of the case body 31 on which the cutting blade 83 is supported. As can be understood from FIG. 4(a), on the blade support surface 31a, the base end portion 34b of the tongue-shaped portion 34a is supported by the blade support surface 31a, and a through groove portion 34c penetrating to the back surface side is formed on the outer periphery of the tongue-shaped portion 34a excluding the base end portion 34b. With this configuration, the tongue-shaped portion 34a is configured to be able to bend starting from the base end portion 34b, and by pressing from the back surface side, the tip end portion 34d side can be protruded to the outer side (the front side in the figure) where the cutting blade 83 is detached from the blade support surface 31a. The configuration and function of the detachment portion 34 will be described in detail later.

[0025] The outer peripheral side surface support portion 35 is engaged with the case body 31 by shaft support portions 35a positioned at both ends on the lower end side of the case body 31 and is supported so as to be openable and closable. As shown in FIG. 4(a), a pair of claw portions 36, 36 are formed at opposing positions on the side surface of the case body 31. The claw portions 36, 36 are provided with cuts reaching the blade support surface 31a, and the claw portions 36, 36 can be bent in the direction indicated by the arrow R1. With the cutting blade 83 fixed to the fixing portion 32, when the outer peripheral side surface support portion 35 is closed in the direction indicated by the arrow R2 as shown in FIG. 4(b), a pair of step portions 35c, 35c (see FIG. 4(a)) formed on the outer peripheral side surface support portion 35 are clamped by the above-described claw portions 36, 36, and the outer peripheral side surface support portion 35 is supported in a state of being closed toward the blade support surface 31a side. As described above, on the outer peripheral side surface support portion 35, an arc-shaped cutting blade exposure portion 35b having an inner diameter smaller than that of the cutting blade 83 is provided, and since a part of the outer peripheral side surface of the cutting blade 83 is supported along the arc shape, the cutting blade 83 is prevented from falling from the fixing portion 32 of the case body 31.

[0026] As shown in Fig. 4(b), the cutting blade case 30 of this embodiment includes a lid 37. The lid 37 is for protecting the exposed portion of the cutting blade 83 housed in the above-described case body 31 and is a plate-like member. The lid 37 has a shape that covers the area not covered by the above-described outer peripheral side surface support portion 35 and has a shape corresponding to the arc shape of the outer peripheral side surface support portion 35. A cylindrical or columnar convex member 37c (shown by a broken line) that fits into a through hole 33 formed in the case body 31 is formed on the back surface 37b opposite to the surface 37a of the lid 37. When integrating this lid 37 with the case body 31, the convex portion 37c is fitted into the through hole 33 of the case body 31. Thereby, the alignment with respect to the lid 37 is accurately performed, and as shown in Fig. 4(c), the case body 31 and the lid 37 are integrated, and the cutting blade 83 is housed and fixed inside. Further, a recess 37d (shown by a broken line) capable of receiving the fixing portion 32 of the case body 31 is formed on the back surface 37b of the lid 37. The above-described fixing portion 32 is formed higher than the thickness of the cutting blade 83. In a state where the cutting blade 83 is fixed to the fixing portion 32, since the fixing portion 32 protrudes toward the lid 37 side, the fixing portion 32 is housed in the recess 37d formed on the back surface 37b of the lid 37. Thereby, the lid 37 can be more effectively adhered to the case body 31.

[0027] Regarding the detachment part 34 of the case body 31 described above, it will be further described in more detail with reference to FIG. 5(a). FIG. 5(a) is a perspective view of the case body 31 seen from the back surface 31b side opposite to the blade support surface 31a described above. For convenience of explanation, the annular pressing ring 38 described later is shown separated from the case body 31. A cylindrical member 33a forming the through hole 33 described above is erected on the back surface 31b of the case body 31. The pressing ring 38 is substantially annular, and a circular opening 39 is formed at the center. Protrusions 34e are formed on the back surface side of the tip portions 34d of the four tongue-like portions 34a constituting the detachment part 34 of the case body 31. By integrating the four fixing portions 38a of the pressing ring 38 and the four protrusions 34e by adhesion, welding, etc., as shown in FIG. 5(b), a space is formed between the pressing ring 38 and the back surface 31b of the case body 31, and each protrusion 34e is connected by the pressing ring 38. The opening 39 of the pressing ring 38 is formed with a dimension larger than that of the cylindrical member 33a, and the cylindrical member 33a is positioned inside the opening 39 of the pressing ring 38. By pressing the pressing ring 38 from the back surface side of the case body 31 in the direction indicated by the arrow R3 in FIG. 5(b), the tip portions 34d of the tongue-like portions 34a can be simultaneously projected toward the blade support surface 31a side. In the above-described embodiment, four tongue-like portions 34a constituting the detachment part 34 are provided, but the present invention is not limited to the four tongue-like portions 34a. Preferably, there are two or more, and they are preferably arranged at equal intervals so as to surround the fixing part 32. Further, in the above-described embodiment, all the tongue-like portions 34a are connected by one pressing ring 38, and the tip portions 34d of the tongue-like portions 34a are projected toward the blade support surface 31a side by pressing the pressing ring 38. However, the present invention is not limited to this. For example, two tongue-like portions 34a are configured to be connected by one pressing piece, and the above-described tongue-like portions 34a are connected in pairs by two pressing pieces. By an operator pressing the two pressing pieces, the tip portions 34d of the four tongue-like portions 34a may be projected toward the blade support surface 31a side.

[0028] Referring to FIGS. 6 and 7, an embodiment of attaching the cutting blade 83 accommodated in the above-described cutting blade case 30 to the fixing flange 86 of the attaching mechanism 90 will be described.

[0029] As shown in FIG. 6(a), prepare the case body 31 of the cutting blade case 30 in which the cutting blade 83 is accommodated and the lid body 37 is removed, and face the blade support surface 31a side to the fixing flange 86 to which the cutting blade is not attached. At this time, the outer peripheral side surface support portion 35 is closed, and the cutting blade 83 is supported so as not to fall from the above-described fixing portion 32. As shown in FIG. 6(a), the blade support surface 31a of the case body 31 is faced to the fixing flange 86, and the through hole 33 formed in the case body 31 is moved in the direction indicated by the arrow R4, and the boss portion 86a of the fixing flange 86 is inserted into the through hole 33 (see FIG. 6(b)), and the end surface of the fixing portion 32 of the case body 31 described above and the end surface of the support portion 86c of the fixing flange 86 are brought into close contact with each other. The through hole 33 of the case body 31 allows the passage of the boss portion 86a of the fixing flange 86, and since the inner diameter is set to be slightly larger than the boss portion 86a, the center of the through hole 33 and the support portion 86c of the fixing flange 86 can be engaged with substantially accurate alignment.

[0030] As described above, when the end surface of the fixing portion 32 of the case body 31 and the end surface of the support portion 86c of the fixing flange 86 are brought into close contact with each other, the operator spreads the claw portions 36, 36 of the case body 31 in the direction indicated by the arrow R5. As described above, an arc-shaped cutting blade exposure portion 35b formed larger than the outer diameter of the fixing flange 86 is formed in the outer peripheral side surface support portion 35, and the outer peripheral side surface support portion 35 that supported the cutting blade 83 opens in the direction indicated by the arrow R6 by the action of its own weight without hitting the fixing flange 86, and the support of the cutting blade 83 by the outer peripheral side surface support portion 35 is released. At this time, since the end surface of the fixing portion 32 of the cutting blade case 30 and the end surface of the support portion 86c of the fixing flange 86 are in close contact with each other, the cutting blade 83 does not fall.

[0031] As described above, when the end face of the fixing portion 32 of the cutting blade case 30 and the end face of the support portion 86c of the fixing flange 86 are brought into close contact and the outer peripheral side surface support portion 35 is opened, the pressing ring 38 is pressed from the opposite side of the fixing flange 86 in the direction indicated by the arrow R3. FIG. 7 shows a side view of the state where the pressing ring 38 is pressed from the opposite side of the fixing flange 86. In FIG. 7, for the convenience of explanation, a part of the front side of the case body 31 is cut away to disclose the inside of the case body 31. As understood from FIG. 7, by pressing the pressing ring 38 from the back surface 31b side toward the fixing flange 86, the detachment portion 34 of the case body 31 is pushed and bent, and the tip portion 34d of the detachment portion 34 protrudes toward the blade support surface 31a side (right side in the figure) of the case body 31. As a result, the cutting blade 83 fixed to the fixing portion 32 of the case body 31 is detached from the fixing portion 32 and moves in the direction indicated by the arrow R7 to be supported by the support portion 86c of the fixing flange 86. In this way, if the cutting blade 83 is moved from the case body 31 to the support portion 86c of the fixing flange 86 and mounted, the case body 31 of the cutting blade case 30 is removed from the fixing flange 86.

[0032] As described above, when the cutting blade 83 is mounted on the support portion 86c of the fixing flange 86, as shown in FIG. 8, the detachable flange 87 is engaged with the boss portion 86a, and the detachable flange 87 and the fixing flange 86 cooperate to sandwich the cutting blade 83. By fastening the detachable flange 87 with the nut 88 as described above, the mounting of the cutting blade 83 for the mounting operation 90 is completed, and the state shown in FIG. 3(a) is obtained.

[0033] By using the cutting blade case 30 of the present embodiment, the cutting blade 83 can be surely mounted from the cutting blade case 30 to the fixing flange 86 without the operator directly touching the cutting blade 83, and problems such as dropping the cutting blade 83 or damaging the cutting blade 83 by strongly grasping it with the operator's hand during the mounting are solved.

[0034] Note that the cutting blade case of the present invention is not limited to the form of the cutting blade case 30 of the above-described embodiment. For example, a modified cutting blade case 40 shown in FIG. 9 may be used. The cutting blade case 40 includes a case body 41, an outer peripheral side surface support portion 45, and a lid body 47. The case body 41 is provided with a fixing portion 42 for fixing the cutting blade 83 to the blade support surface 41a, a through hole 43 formed at the center of the fixing portion 42, a detachment portion 44, and a claw portion 46. The outer peripheral side surface support portion 45 is formed with an arc-shaped cutting blade exposure portion 45b and a step portion 45c. Although not shown, a pressing ring for pressing the detachment portion 44 from the back side is disposed on the back side of the case body 41, and by pressing the pressing ring, the detachment portion 44 can be projected toward the blade support surface 41a side. The case body 41 and the outer peripheral side surface support portion 45 have substantially the same functions as the case body 31 and the outer peripheral side surface support portion 35 of the above-described cutting blade case 30. The blade support surface 41a, the fixing portion 42, the through hole 43, the detachment portion 44, and the claw portion 46 correspond to the blade support surface 31a, the fixing portion 32, the through hole 33, the detachment portion 34, and the claw portion 36 disposed on the case body 31 of the above-described cutting blade case 30. The cutting blade exposure portion 45b and the step portion 45c of the outer peripheral side surface support portion 45 correspond to the cutting blade exposure portion 35b and the step portion 35c of the above-described outer peripheral side surface support portion 35 and have the same functions, so detailed description is omitted. Different from the above-described lid body 37, the lid body 47 of this modified example is formed so as to cover the entire blade support surface 41a side of the case body 41, and is configured to more reliably prevent dirt and the like from adhering to the accommodated cutting blade 83. Note that the outer peripheral side surface support portion 45 of the cutting blade case 40 shown as this modified example is configured to drop off by opening the claws 46, 46 in the direction indicated by the arrow R8 in a state of being clamped by the claws 46, 46. However, similar to the above-described outer peripheral side surface support portion 35, it may be pivotally supported with respect to the case body 41, or the lower side 41c of the case body 41 and the lower side 45d of the outer peripheral side surface support portion 45 may be connected to be configured to be openable and closable.

[0035] In the above-described embodiment, the cutting blade accommodated in the cutting blade case has been described as a hubless blade. However, the cutting blade case of the present invention is not necessarily limited to a cutting blade case that accommodates a hubless blade. Even in the case of a hub blade having a base (hub), or in the case of a cutting blade of a type with a small base portion dimension, the same problem may occur, and the present invention is effective for such hub blades.
