Note that the embodiments can be implemented in a variety of different forms. A person of ordinary skill in the art can easily understand the fact that the methods and contents can be transformed into various forms without departing from the purpose and scope of the present disclosure. Therefore, the present disclosure should not be interpreted as being limited to the contents described in the following embodiments. In the absence of conflict, the embodiments in the present disclosure and the features in the embodiments can be arbitrarily combined with each other.

[0066] The scales of the figures in this disclosure are intended to serve as a reference for actual processes, but are not intended to be limiting. For example, the width-to-length ratio of the channel, the thickness and spacing of the various film layers, and the width and spacing of the various signal lines can be adjusted based on actual needs. The figures described in this disclosure are merely schematic diagrams of the structures, and one embodiment of this disclosure is not limited to the shapes or values shown in the figures.

[0067] In this specification, ordinal numbers such as “first”, “second” and “third” are provided to avoid confusion among constituent elements, and are not intended to limit the number.

[0068] In this specification, for convenience, words and phrases indicating orientation or positional relationships, such as "middle," "upper," "lower," "front," "back," "vertical," "horizontal," "top," "bottom," "inside," and "outside," are used to illustrate the positional relationships of constituent elements with reference to the accompanying drawings. This is merely for the purpose of facilitating the description of this specification and simplifying the description, and does not indicate or imply that the device or element referred to must have a specific orientation, be constructed, or operate in a specific orientation. Therefore, they should not be construed as limiting the present disclosure. The positional relationships of constituent elements may be appropriately changed depending on the direction in which each constituent element is described. Therefore, the present disclosure is not limited to the words and phrases described in the specification and may be appropriately replaced according to the circumstances.

[0069] In this specification, unless otherwise specified or limited, the terms "mounted," "connected," and "connected" should be understood broadly. For example, they can refer to fixed, removable, or integral connections; mechanical or electrical connections; direct connections, indirect connections through intermediaries, or internal communication between two components. Those skilled in the art will understand the specific meanings of these terms in this disclosure.

[0070] In this specification, "electrically connected" includes components connected together via an element having some electrical function. There are no particular limitations on the "element having some electrical function" as long as it enables the transfer of electrical signals between the connected components. Examples of "element having some electrical function" include not only electrodes and wiring, but also switching elements such as transistors, resistors, inductors, capacitors, and other components with various functions.

[0071] In this specification, "parallel" refers to a state where the angle formed by two straight lines is greater than -10° and less than 10°, and thus also includes a state where the angle is greater than -5° and less than 5°. Furthermore, "perpendicular" refers to a state where the angle formed by two straight lines is greater than 80° and less than 100°, and thus also includes a state where the angle is greater than 85° and less than 95°.

[0072] In this specification, the terms "film" and "layer" may be interchanged. For example, "conductive layer" may be replaced with "conductive film." Similarly, "insulating film" may be replaced with "insulating layer."

[0073] The triangles, rectangles, trapezoids, pentagons or hexagons in this specification are not in the strict sense, but may be approximate triangles, rectangles, trapezoids, pentagons or hexagons, etc. There may be some small deformations caused by tolerances, and there may be chamfers, arc edges and deformations.

[0074] The term "about" in the present disclosure refers to a numerical value that is not strictly defined and allows for process and measurement errors.

[0075] With the development of 5G technology, the number of 5G frequency bands continues to increase, and the RF front-end is facing growing demand. In the 5G RF front-end, filtering devices are one of the core components, and each 5G mobile phone contains at least 50 filters. In order to meet the requirements of miniaturization, high integration, high frequency bandwidth and low cost, through glass via (TGV) technology has gradually become a feasible technology for the design of passive filters (LC filters). Through glass via TGV technology refers to making a through hole on a glass substrate and filling the through hole with metal material to electrically connect the functional structure on the upper surface of the glass substrate and the functional structure on the lower surface of the glass substrate. Because glass materials have advantages such as good high-frequency characteristics, good insulation, low loss, and excellent Q value of glass-core 3D inductors, compared with silicon (Si)-based IPDs, TGV-based IPDs can avoid the problem of high microwave loss of devices caused by poor silicon-based insulation. Compared with low-temperature co-fired ceramic (LTCC) and high-resistance silicon (HRSi)-based IPD filters, TGV-based IPDs have the characteristics of compact size, low insertion loss, good high-frequency performance and easy packaging. They can achieve better electrical performance and can play an important role in 5G NR and WiFi 6.

[0140] At this point, the filter of this embodiment is completed. In an exemplary embodiment, the filter of this embodiment may include: a substrate substrate, a first structural layer arranged on one side of the first surface of the substrate substrate, and a second structural layer arranged on one side of the second surface of the substrate substrate. [0141] In a filter, the first insulating layer and the second insulating layer are made of inorganic materials. Since the thickness of the first insulating layer and the second insulating layer is relatively thin, less than 300nm, on the one hand, it will cause large parasitic capacitance to form between the various conductive layers, seriously affecting the performance of the filter, and on the other hand, it will cause poor drilling and cause unstable device performance. Due to the thin thickness of the first insulating layer and the second insulating layer, the coverage of the edge position of the connecting electrode is not ideal, and even cracks may appear. In the subsequent wet etching process, the etching liquid will etch the connecting electrode at the crack, resulting in poor drilling. The first insulating layer and the second insulating layer of the filter disclosed in the present invention are made of thicker organic materials, which can not only effectively reduce the parasitic capacitance between the various conductive layers, but also effectively avoid poor drilling, thereby ensuring the performance stability and reliability of the filter and improving the performance of the filter.

[0142] The disclosed filter utilizes a glass substrate, which not only reduces filter losses but also production costs. The disclosed filter utilizes TGV technology to create a glass core TGV 3D spiral inductor, effectively increasing the inductance and Q value per unit area. This makes the filter structure more compact, reduces the filter size, and facilitates filter integration.

[0143] The filter disclosed herein uses a seed layer including a titanium layer and a copper layer. The titanium layer is in contact with the base substrate. The thickness of the titanium layer is 10nm to 200nm, which can not only effectively enhance the adhesion between the connecting electrode and the base substrate, but also ensure seamless overlap between the connecting electrode and the conductive column.

[0144] The preparation process disclosed herein can be realized using existing mature preparation equipment, with minor improvements to existing processes, and can be well compatible with existing preparation processes. The process is simple to realize, easy to implement, with high production efficiency, low production cost, and high yield rate.

The first electrode 51 can include a stacked seed layer (Ti / Cu), a conductive layer (Cu) and a conductive protection layer (Ti). The thickness of the conductive layer can be greater than 1 μm.

[0176] In exemplary embodiments, the first electrode plate 51 may be directly connected to the fifth connection electrode 45 or connected through a connection electrode.

[0177] In an exemplary embodiment, since the transition conductive layer in the second conductive layer is formed by a CMP process, the first electrode 51 formed in the present disclosure has good thickness uniformity, surface flatness and surface smoothness, which is beneficial to improving the uniformity of the subsequently formed capacitor dielectric layer and the uniformity of the capacitor structure.

[0178] (23) Forming a capacitor dielectric layer. In an exemplary embodiment, forming the capacitor dielectric layer may include: depositing a capacitor dielectric film on one side of the second surface of the substrate 10 by a process such as CVD, PECVD, LPCVD, or ALD, and patterning the capacitor dielectric film by a patterning process to form a capacitor dielectric layer 53 on the first electrode 51, as shown in FIG13 .

[0179] In an exemplary embodiment, the capacitor dielectric layer 53 may be patterned by a dry etching process, and the orthographic projection of the capacitor dielectric layer 53 on the base substrate may be within the range of the orthographic projection of the first electrode 51 on the base substrate.

[0180] In an exemplary embodiment, the capacitor dielectric layer 53 may be made of materials such as silicon nitride (SiNx), silicon oxide (SiO2), or aluminum oxide (Al2O3), and may have a thickness of 100 nm to 200 nm. Because the first electrode 51 has good thickness uniformity and surface smoothness, the capacitor dielectric layer of the present disclosure has good thickness uniformity, effectively improving the capacitance uniformity of the capacitor structure.

[0181] (24) Forming the second electrode plate. In an exemplary embodiment, forming the second electrode plate may include: depositing a second electrode plate conductive film on one side of the second surface of the base substrate 10 by a PVD process, patterning the second electrode plate conductive film by a patterning process, and forming the second electrode plate 52 on the capacitor dielectric layer 53, as shown in FIG14 .

[0182] In an exemplary embodiment, the second electrode plate 52 may be patterned using a dry etching process, and the orthographic projection of the second electrode plate 52 on the base substrate may be located within the range of the orthographic projection of the capacitor dielectric layer 53 on the base substrate.

[0183] In an exemplary embodiment, the second electrode plate 52 may serve as an upper electrode plate of the capacitor structure, and the first electrode plate 51 , the capacitor dielectric layer 53 , and the second electrode plate 52 constitute a filter capacitor of the MIM structure.

[0184] In an exemplary embodiment, the second electrode 52 may have a sandwich structure of Ti / Cu / Ti or a sandwich structure of Ti / Al / Ti, wherein the thickness of the Ti layer may be approximately 30 nm to 50 nm, and the thickness of the Cu layer or the Al layer may be approximately 200 nm to 400 nm.

[0185] In an exemplary embodiment, the second conductive layer disposed on the second surface of the base substrate, the capacitor dielectric layer disposed on the side of the second conductive layer away from the base substrate, and the second electrode disposed on the side of the capacitor dielectric layer away from the base substrate constitute the second structural layer.

[0186] Figure 15 is a schematic diagram of a planar structure of a capacitor structure according to an exemplary embodiment of the present disclosure. As shown in Figure 15 , the capacitor structure of the MIM structure may include a first plate 51, a capacitor dielectric layer 53, and a second plate 52. The capacitor dielectric layer 53 is disposed on a side of the first plate 51 away from the substrate, and the capacitor dielectric layer 53 is disposed on a side of the capacitor dielectric layer 53 away from the substrate. The first plate 51, the capacitor dielectric layer 53, and the second plate 52 are rectangular in shape.

[0187] In an exemplary embodiment, the areas of the first electrode plate 51 , the capacitor dielectric layer 53 , and the second electrode plate 52 decrease in sequence as they move away from the base substrate 10 .

[0188] In an exemplary embodiment, the capacitor dielectric layer 53 and the second electrode plate 52 are both patterned by a dry etching process with high etching accuracy, which not only effectively improves the dimensional accuracy and capacitance uniformity of the capacitor structure, but also ensures the dimensional accuracy of the capacitor dielectric layer 53 and the second electrode plate 52. Moreover, by arranging the areas of the first electrode plate 51, the capacitor dielectric layer 53 and the second electrode plate 52 to decrease successively, the orthographic projection of the second electrode plate 52 on the substrate can be located within the range of the orthographic projection of the capacitor dielectric layer 53 on the substrate, and the orthographic projection of the capacitor dielectric layer 53 on the substrate can be located within the range of the orthographic projection of the first electrode plate 51 on the substrate, further ensuring the dimensional accuracy, effectively ensuring the effective area of the electrode plate, and improving the performance consistency of the device.

[0189] In an exemplary embodiment, on a plane parallel to the base substrate 10, in at least one direction, a first distance d1 is provided between an edge of the first electrode 51 and an edge of the capacitor dielectric layer 53, and a second distance d2 is provided between an edge of the capacitor dielectric layer 53 and an edge of the second electrode 52. The first distance d1 may be greater than or equal to 50 nm, and the second distance d2 may be greater than or equal to 50 nm.

[0190] The present disclosure effectively ensures the processing accuracy of the capacitor structure and the effective area of the capacitor structure by setting the stacking relationship of the first electrode plate, the capacitor dielectric layer and the second electrode plate, thereby improving the consistency of the filter performance.

[0191] (25)-(28) form the first insulating layer, the lead layer, the second insulating layer and the pad layer in sequence. The manufacturing process and the formed structure are basically the same as steps (15)-(18) of the aforementioned embodiment, as shown in FIG10.

[0192] In a capacitor structure of a filter, the lower plate is made by subtractive electroplating, and the upper plate is formed by a wet etching process. Due to the uneven and rough surface of the lower plate, the thickness of the capacitor dielectric layer is uneven, resulting in problems such as uneven capacitance in the capacitor structure. Due to the low precision of wet etching, the dimensional deviation of the capacitor structure is large, resulting in problems such as low performance consistency in the filter. In the filter provided by the embodiment of the present disclosure, the first plate of the capacitor structure is prepared by a Damascus process including additive electroplating and CMP. The first plate has good thickness uniformity, surface flatness and surface smoothness, so that the capacitor dielectric layer has good thickness uniformity, effectively improving the capacitance uniformity of the capacitor structure. The capacitor dielectric layer and the second plate of the capacitor structure of the present disclosure are prepared by a dry etching process with high etching precision, which not only effectively improves the dimensional accuracy and dimensional uniformity of the capacitor structure, but also effectively ensures the effective area of the plate by arranging the areas of the first plate, capacitor dielectric layer and second plate to be reduced in sequence, further improving the processing accuracy of the capacitor structure, ensuring dimensional accuracy and dimensional uniformity, improving the consistency of filter performance, and improving product yield and product quality.

[0193] The present disclosure uses optimized additive electroplating and CMP processes to ensure seamless connection between the connecting electrodes and the conductive pillars, reduce process steps, and effectively improve the working reliability and performance stability of the filter.

[0194] In a capacitor structure of a filter, the lower plate adopts a Ti / Cu laminated structure. Since Cu is in direct contact with the capacitor dielectric layer (SiNx), not only will Cu ions diffuse into SiNx, but the adhesion between the two is also small, which is prone to peeling, resulting in abnormal filter characteristics or even failure. The first plate of the capacitor structure disclosed in the present invention adopts a Ti / Cu / Ti laminated structure. The Ti layer contacts SiNx, which not only blocks the diffusion of Cu ions into SiNx, but also avoids peeling, effectively improving the reliability and stability of the filter.

[0195] The first and second insulating layers of the capacitor structure in the disclosed embodiment are made of organic materials and have a thickness of approximately 1μm to 10μm. This not only effectively reduces the parasitic capacitance between the conductive layers but also effectively prevents undercutting, ensuring the stability and reliability of the filter's performance and improving its performance. The disclosed filter utilizes TGV technology to implement a glass-core TGV 3D spiral inductor, effectively increasing the inductance and Q value per unit area, making the filter structure more compact, reducing the filter size, and making the filter easier to integrate.

[0196] Figure 16 is a schematic diagram of the structure of another filter of an exemplary embodiment of the present disclosure. The main structure of the filter of this embodiment is substantially the same as that of the embodiment shown in Figure 10, except that the cross-sectional shape of the conductive column embedded in the substrate of this embodiment is a column shape or a cone shape. As shown in Figure 16, the main structure of the filter of the exemplary embodiment of the present disclosure may include a substrate 10, a first structure layer 100 and a second structure layer 200. The first structure layer 100 may be arranged on one side of the first surface of the substrate 10, and the second structure layer 200 may be arranged on one side of the second surface of the substrate 10. In an exemplary embodiment, the structure of the first structure layer 100 and the second structure layer 200 are substantially the same as those of the embodiment shown in Figure 10, and will not be repeated here.

[0197] In an exemplary embodiment, a plurality of conductive pillars are embedded in the base substrate 10. The plurality of conductive pillars may include at least a first conductive pillar 31 and a second conductive pillar 32. The structures of the two conductive pillars may be substantially identical. In a plane parallel to the base substrate, the conductive pillars may be circular or elliptical in shape. In a plane perpendicular to the base substrate, the cross-sectional shape of the conductive pillars may be cylindrical or conical.

[0198] In an exemplary embodiment, the base substrate 10 is obtained by first forming a metallized blind hole base substrate and then performing a thinning process.

[0199] In an exemplary embodiment, the preparation process of the filter of this embodiment may include the following steps.

[0200] (31) Forming a metalized blind via glass (BGV) substrate. In an exemplary embodiment, forming a metalized BGV substrate may include:

[0201] (a1) A base substrate 10 is provided, and a plurality of blind holes are formed on the base substrate by laser induced etching, sandblasting, laser ablation, or other processes. The plurality of blind holes may include at least a first blind hole 93 and a second blind hole 94, as shown in FIG. 17A .

[0202] In an exemplary embodiment, the structures of the two blind vias may be substantially the same, both being blind via structures that do not penetrate the base substrate 10. On a plane parallel to the base substrate, the blind vias may be circular or elliptical, and on a plane perpendicular to the base substrate, the cross-sectional shape of the blind vias may be columnar or conical, etc. The blind vias are configured to accommodate subsequently formed conductive pillars.

[0203] In an exemplary embodiment, the cross-sectional shape of the blind hole may be a cone shape, with a taper less than or equal to 5°.

[0204] In an exemplary embodiment, two blind holes may be provided on the second surface of the base substrate 10 , and no blind holes are provided on the first surface of the base substrate 10 .

[0205] In an exemplary embodiment, the base substrate may be made of alkali-free glass, quartz glass, or the like, and may have a thickness of approximately 0.7 mm to 1.0 mm.

[0206] In an exemplary embodiment, the diameter of each blind hole may be approximately 1 μm to 50 μm.

[0207] (a2) First, a continuous blind hole adhesion layer and a blind hole seed layer are formed on the inner sidewalls of the plurality of blind holes through a PVD process. Then, a plurality of conductive pillars are formed in the plurality of blind holes through an electroplating process. The plurality of conductive pillars may include at least a first conductive pillar 31 filling the first blind hole 93 and a second conductive pillar 32 filling the second blind hole 94. Finally, a CMP process is performed to remove the conductive material on the second surface of the base substrate 10, as shown in FIG17B .

[0208] In an exemplary embodiment, materials of the blind via adhesion layer, the blind via seed layer, and the conductive pillars are substantially the same as those of the previous embodiment.

[0209] (32) Forming a second conductive layer. In an exemplary embodiment, forming the second conductive layer may include:

[0210] (b1) A photoresist layer is spin-coated on one side of the second surface of the base substrate 10. A trace pattern is formed on the photoresist layer through a patterning process including exposure and development. The photoresist layer at the location of the trace pattern is then removed, exposing the second surface of the base substrate 10, as shown in FIG18A .

[0211] (b2) A seed film is first deposited on the second surface of substrate 10 using a PVD process. The seed film is disposed on the second surface of substrate 10 where the trace pattern is located, and the seed film is disposed on the photoresist layer in areas outside the trace pattern. Subsequently, a conductive layer is formed on the seed film on the second surface of substrate 10 using an additive electroplating process. The conductive layer is higher than the photoresist layer, i.e., the distance between the surface of the conductive layer away from the substrate and the second surface is greater than the distance between the surface of the photoresist layer away from the substrate and the second surface, as shown in FIG18B .

[0212] In an exemplary embodiment, the seed layer can adopt a double-layer structure of Ti / Cu, the conductive layer can be made of Cu, the Ti layer contacts the substrate, and the Cu layer contacts the conductive layer. The Ti layer can effectively enhance the adhesion between Cu and the substrate.

[0213] (b3) Using the CMP process, the photoresist layer is used as a cut-off layer to completely remove the conductive layer and the seed film on the photoresist layer, thereby forming a transition conductive layer on the second surface of the base substrate 10, as shown in FIG18C.

[0214] (b4) Forming a second conductive layer. A protective conductive film is deposited on one side of the second surface of the base substrate 10 using a PVD process. The protective conductive film is patterned using a patterning process to form a conductive protective layer on the transition conductive layer. The conductive protective layer and the transition conductive layer together constitute a second conductive layer. The second conductive layer may include at least a third connecting electrode 43, a fourth connecting electrode 44, a fifth connecting electrode 45, and a first electrode plate 51. The second connecting electrode 42 is connected to both the second conductive pillar 32 and the third conductive pillar 33, and the third connecting electrode 43 is connected to the first conductive pillar 31, as shown in FIG18D.

[0215] In an exemplary embodiment, the conductive protective layer may be made of Ti and may have a thickness of approximately 30 nm to 100 nm. In an exemplary embodiment, the conductive protective layer may prevent the conductive layer (Cu) from diffusing into a subsequently formed capacitor dielectric layer and may also enhance adhesion between the conductive layer (Cu) and the subsequently formed capacitor dielectric layer.

[0216] In an exemplary embodiment, the third, fourth, and fifth connection electrodes 43, 44, and 45 may each include a stacked seed layer (Ti / Cu), a conductive layer (Cu), and a conductive protection layer (Ti), and the thickness of the conductive layer may be greater than 1 μm.

[0217] In an exemplary embodiment, the first electrode plate 51 may serve as a lower electrode plate of the capacitor structure. The first electrode plate 51 may include a stacked seed layer (Ti / Cu), a conductive layer (Cu), and a conductive protection layer (Ti).

[0218] In an exemplary embodiment, since the transition conductive layer in the second conductive layer is formed by a CMP process, the first electrode 51 formed in the present disclosure has good thickness uniformity, surface flatness and surface smoothness, which is beneficial to improving the uniformity of the subsequently formed capacitor dielectric layer and the uniformity of the capacitor structure.

[0219] (33) Forming a capacitor dielectric layer. In an exemplary embodiment, the structure and process of forming the capacitor dielectric layer 53 may be substantially the same as those of the embodiment shown in FIG. 10 , as shown in FIG. 19 .

[0220] In the exemplary embodiment, since the first electrode 51 has good thickness uniformity and surface smoothness, the capacitor dielectric layer of the present disclosure has good thickness uniformity, which effectively improves the capacitance uniformity of the capacitor structure.

[0221] (34) Forming the Second Electrode Plate In an exemplary embodiment, the structure and process of forming the second electrode plate 52 may be substantially the same as those of the embodiment shown in FIG. 10 , as shown in FIG. 20 .

[0222] In an exemplary embodiment, both the capacitor dielectric layer 53 and the second plate 52 are patterned using a dry etching process. The orthographic projection of the second plate 52 on the substrate can be located within the orthographic projection of the capacitor dielectric layer 53 on the substrate, and the orthographic projection of the capacitor dielectric layer 53 on the substrate can be located within the orthographic projection of the first plate 51 on the substrate. The second plate 52 can serve as the upper plate of the capacitor structure, and the first plate 51, the capacitor dielectric layer 53, and the second plate 52 form a filter capacitor of the MIM structure.

[0223] In an exemplary embodiment, the areas of the first electrode 51, the capacitor dielectric layer 53, and the second electrode 52 decrease sequentially. In at least one direction, there is a first distance between the edge of the first electrode 51 and the edge of the capacitor dielectric layer 53, and there is a second distance between the edge of the capacitor dielectric layer 53 and the edge of the second electrode 52. The first distance can be greater than or equal to 50 nm, and the second distance can be greater than or equal to 50 nm.

[0224] (35)-(38) form the first insulating layer, the lead layer, the second insulating layer and the pad layer in sequence. The manufacturing process and the formed structure are basically the same as steps (15)-(18) of the aforementioned embodiment, as shown in FIG21.

[0225] (39) Forming a first structural layer. In an exemplary embodiment, forming the first structural layer may include:

[0226] (c1) The base substrate 10 is turned over, and the first surface of the base substrate 10 is thinned until two conductive pillars are exposed on the first surface, as shown in FIG. 22A .

[0227] (c2) A photoresist layer is spin-coated on one side of the first surface of the substrate 10 through a spin-coating process. A seed film is first deposited on one side of the first surface of the substrate 10 through a PVD process. The seed film at the location of the wiring pattern is disposed on the first surface of the substrate 10, and the seed film in the area outside the wiring pattern is disposed on the photoresist layer. Subsequently, a conductive layer is formed on the seed film on the first surface of the substrate 10 through an additive electroplating process. The conductive layer is higher than the photoresist layer. A CMP process is performed, using the photoresist layer as a cutoff layer, to completely remove the conductive layer and seed film on the photoresist layer, forming a first conductive layer on the first surface of the substrate 10. The first conductive layer may include at least a first connecting electrode 41, which is connected to both the first conductive pillar 31 and the second conductive pillar 32, as shown in FIG22B.

[0228] (c3) Forming a protective layer: A first protective film is spin-coated on one side of the first surface of the base substrate 10 by a spin coating process to form a protective layer 11 covering the first conductive layer, as shown in FIG16 .

[0229] At this point, the filter of this embodiment is completed. The main structure of the filter of this embodiment is basically the same as that of the previous embodiment. The difference is that the cross-sectional shape of the conductive column in the substrate of this embodiment is columnar or conical.

[0230] The filter of this embodiment not only has the advantages of the aforementioned embodiments, but also, compared with the hourglass-shaped holes in the substrate of the aforementioned embodiments, the columnar holes or conical holes of this embodiment can effectively reduce the stress accumulation in the holes, effectively control the warping and fragmentation caused by stress, reduce the process difficulty, improve the yield, and maximize the consistency of the overall performance of the filter.

[0231] Figure 23 is a schematic diagram of the structure of another filter of an exemplary embodiment of the present disclosure. In an exemplary embodiment, the structure of the connecting electrodes in the base substrate 10, the first structure layer 100 and the second structure layer 200 is substantially the same as that of the embodiment shown in Figure 10, and will not be repeated here.

[0232] In an exemplary embodiment, the capacitor structure in the second structure layer 200 may include a first electrode 51 arranged on the second surface of the base substrate 10, a capacitor dielectric layer 53 arranged on the side of the first electrode 51 away from the base substrate, and a second electrode 52 arranged on the side of the capacitor dielectric layer 53 away from the base substrate. The first electrode 51 can be prepared by a patterning process.

[0233] In an exemplary embodiment, the first electrode plate 51 has a thickness of h1, and the third, fourth, and fifth connection electrodes 43, 44, and 45 have a thickness of h2, where h1 is smaller than h2.

The material of the conductive layer may include aluminum, and the material of the conductive protective layer may include titanium, forming a Ti / Al / Ti sandwich laminate structure.

[0235] In an exemplary embodiment, the thickness of the aluminum layer may be less than 1 μm. For example, the thickness of the aluminum layer may be approximately 0.5 μm to 0.9 μm.

Since the thickness of the Al layer in the first electrode 51 is relatively thin and patterned by a dry etching process, the first electrode 51 has good thickness uniformity and surface smoothness, which can effectively improve the capacitance uniformity of the capacitor structure. In addition, due to the use of a patterning process, the overall process difficulty can be reduced while ensuring the flatness of the first electrode, thereby reducing production time and reducing production costs.

[0239] In an exemplary embodiment, a plurality of first vias and a plurality of third vias may be provided in the first insulating layer 61. The first lead 71 may be connected to the third connection electrode 43 through the plurality of first vias, and the third lead 73 may be connected to the second electrode plate 52 through the plurality of third vias. By providing multiple vias and adopting a multi-contact via overlap method, the present disclosure can effectively reduce contact resistance, effectively improve connection reliability, enhance capacitor performance, reduce capacitor loss, reduce the probability of process defects, and improve yield.
